【発明の属する技術分野】
本発明は、強磁性層と、この強磁性層に重ね合わせられる反強磁性層とを備える交換結合膜に関する。こういった交換結合膜は、例えばハードディスク駆動装置(HDD)に採用されるスピンバルブ巨大磁気抵抗効果(GMR)ヘッドといった磁気抵抗効果素子に広く用いられる。

【従来の技術】
例えばスピンバルブGMRヘッドでは、非磁性層すなわち中間層を間に挟んで自由側強磁性層(free layer)と固定側強磁性層とが相互に重ね合わせられる。自由側強磁性層の磁化方向は、磁気ディスクといった磁気記録媒体から伝わる外部信号磁界に応じて変化することができる。その一方で、固定側強磁性層の磁化方向は一方向に固定される。この磁化方向の固定にあたって、固定側強磁性層(pinned layer)には反強磁性層(pinning layer)が重ね合わせられる。こういったスピンバルブGMRヘッドでは、自由側強磁性層と固定側強磁性層との間で生じる磁化方向の相対角に応じて電気抵抗値は変化する。こうした電気抵抗値の変化を利用して磁気記録媒体の磁気情報は読み出される。

【発明が解決しようとする課題】
スピンバルブGMRヘッドでは、固定側強磁性層と反強磁性層との間に十分な交換結合磁界が確保されなければならない。磁気記録媒体から伝わる外部信号磁界に比べて交換結合磁界が弱いと、磁気情報を読み出すにあたって固定側強磁性層の磁化方向が変化してしまい、正確な磁気情報が読み取られることはできなくなってしまう。十分な交換結合磁界の確保にあたっては、反強磁性層の膜厚の増大や固定側強磁性層の膜厚の縮小が図られてもよい。しかしながら、反強磁性層の膜厚が増大すると、ギャップ長が増大する結果、記録トラックの長さ方向に再生分解能は劣化してしまう。記録密度の向上に対応することはできない。その一方で、固定側強磁性層の膜厚の減少は電気抵抗値の変化量の減少を招く。したがって、外部信号磁界に対する感度は低下してしまう。

本発明は、上記実状に鑑みてなされたもので、膜厚の増大や磁界感度の低下を引き起こすことなく十分な交換結合磁界を確保することができる交換結合膜を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するために、第1発明によれば、強磁性層と、所定の最大反強磁性磁区寸法よりも小さく形成されて、強磁性層に重ね合わせられる反強磁性層とを備えることを特徴とする交換結合膜が提供される。

本発明者らは、所定の最大反強磁性磁区寸法よりも小さな反強磁性層が交換結合磁界の増大に大いに貢献することを確認した。すなわち、こうした交換結合膜によれば、極めて大きな交換結合磁界を確保するにあたって、反強磁性層の膜厚を増大させたり強磁性層の膜厚を減少させたりする必要はない。

前述の最大反強磁性磁区寸法は例えばランダムフィールドモデルに基づき算出されればよい。このランダムフィールドモデルによれば、いわゆる磁区寸法は、円柱状反強磁性磁区の直径として算出される。こうした算出にあたっては、強磁性層の飽和磁化MFや膜厚tFのほか、反強磁性層の一軸磁気異方性定数(エネルギ)Kや交換スティフネス定数A、臨界膜厚tA、交換結合磁界Hexの大きさが用いられればよい。ここで、反強磁性層の臨界膜厚tAは、交換結合磁界を発現させる反強磁性層の最小膜厚によって特定されることができる。

また、第2発明によれば、自由側強磁性層と、非磁性層を間に挟んで自由側強磁性層に重ね合わせられる固定側強磁性層と、所定の最大反強磁性磁区寸法よりも小さく形成されて、強磁性層に重ね合わせられる反強磁性層とを備えることを特徴とする磁気抵抗効果素子が提供される。

こうした磁気抵抗効果素子によれば、前述と同様に、固定側強磁性層と反強磁性層との間に極めて大きな交換結合磁界が確保される。固定側強磁性層の磁化方向は強固に固定されることができる。磁気ディスクといった磁気記録媒体から外部信号磁界が作用しても、固定側強磁性層の磁化方向は一方向に確実に維持されることができる。磁気記録媒体の磁気情報は確実に読み取られることができる。しかも、こうした大きな交換結合磁界を確保するにあたって、反強磁性層の膜厚を増大させたり固定側強磁性層の膜厚を減少させたりする必要はない。したがって、ギャップ長の増大に起因する再生分解能の劣化や、電気抵抗値の変化量の減少に起因する再生感度の低下は引き起こされない。

このような磁気抵抗効果素子では、反強磁性層は、少なくともトラック幅方向に前記最大反強磁性磁区寸法よりも小さく規定されればよい。加えて、固定側強磁性層と反強磁性層とは同一の寸法に揃えられてもよい。こういった磁気抵抗効果素子は、例えばハードディスク駆動装置(HDD)や磁気テープ駆動装置といった磁気記録媒体駆動装置に採用されることができる。

さらに、第3発明によれば、ヘッドスライダと、ヘッドスライダ上に形成される自由側強磁性層と、ヘッドスライダ上で非磁性層を間に挟んで自由側強磁性層に重ね合わせられる固定側強磁性層と、所定の最大反強磁性磁区寸法よりも小さく形成されて、ヘッドスライダ上で強磁性層に重ね合わせられる反強磁性層と、ヘッドスライダを支持する弾性サスペンションとを備えることを特徴とする磁気ヘッドアセンブリが提供される。

こうした磁気ヘッドアセンブリによれば、前述と同様に、固定側強磁性層と反強磁性層との間に極めて大きな交換結合磁界が確保される。磁気ディスクといった磁気記録媒体から外部信号磁界が作用しても、固定側強磁性層の磁化方向は一方向に確実に維持されることができる。しかも、前述と同様に、ギャップ長の増大に起因する再生分解能の劣化や、電気抵抗値の変化量の減少に起因する再生感度の低下は引き起こされない。

【発明の実施の形態】
以下、添付図面を参照しつつ本発明の一実施形態を説明する。

図1は磁気記録媒体駆動装置の一具体例としてのハードディスク駆動装置(HDD)10の内部構造を示す。このHDD10のハウジング11には、スピンドルモータ12に装着される磁気ディスク13と、支軸14回りで揺動するキャリッジアーム15とが収容される。スピンドルモータ12は回転軸回りで磁気ディスク13を駆動する。キャリッジアーム15の揺動は、例えば磁気回路から構成されるアクチュエータ16の働きによって実現されることができる。ハウジング11の開口は、ハウジング11との間に密閉された収容空間を形成するカバー(図示せず)によって閉鎖される。

キャリッジアーム15の先端には磁気ヘッドアセンブリ17が支持される。この磁気ヘッドアセンブリ17は、例えば図2に示されるように、キャリッジアーム15の先端に固定される剛体のフレーム18と、このフレーム18に片持ち支持される弾性サスペンション19とを備える。弾性サスペンション19の先端には、磁気ディスク13の表面に対向するヘッドスライダ21が固着される。弾性サスペンション19によれば、ヘッドスライダ21は磁気ディスク13の表面に対して押し付けられることができる。

ヘッドスライダ21には、後述されるように、磁気ディスク13に磁気情報を書き込んだり磁気ディスク13から磁気情報を読み取ったりする磁気記録再生ヘッド(図示せず)が搭載される。図1から明らかなように、キャリッジアーム15が揺動すると、ヘッドスライダ21は、磁気ディスク13の半径方向に移動して磁気ディスク13上の記録トラックを横切ることができる。こうしたヘッドスライダ21の移動によれば、磁気ディスク13に対する情報の書き込みや読み出しにあたって磁気記録再生ヘッドは目標の記録トラック上に位置決めされることができる。

ヘッドスライダ21は、媒体対向面すなわち浮上面22で磁気ディスク13に対向するスライダ本体23を備える。浮上面22には、磁気ディスク13の回転時に磁気ディスク13の表面に沿って生成される気流の上流側すなわち空気流入側で1筋のフロントレール24が形成される。このフロントレール24は、スライダ本体23の空気流入端に沿ってスライダ幅方向に延びる。同様に、浮上面22には気流の下流側すなわち空気流出側で1対のリアレール25a、25bが形成される。リアレール25a、25bは、気流の流通路26を間に挟んでスライダ幅方向に配列される。

フロントレール24の頂上面には、スライダ幅方向に延びる1筋の前方空気軸受け面27が規定される。前方空気軸受け面27の空気流入端ではフロントレール24の頂上面に段差28が形成される。この段差28は、例えば図3から明らかなように、空気流出端を除く前方空気軸受け面27の周囲に満遍なく形成されてもよい。こうして段差28が形成されると、フロントレール24の頂上面には、前方空気軸受け面27よりも低いレベルで広がる低レベル面29が規定される。磁気ディスク13の回転時、磁気ディスク13の表面に沿って生成される気流は低レベル面29から段差28を伝って前方空気軸受け面27に導かれる。段差28の働きを通じて前方空気軸受け面27では大きな正圧すなわち浮力が生成される。

2つのリアレール25a、25bの頂上面には、気流の流通路26を間に挟んでスライダ幅方向に配列される第1および第2後方空気軸受け面31a、31bがそれぞれ規定される。第1後方空気軸受け面31aの空気流入端ではリアレール25aの頂上面に段差32が形成される。同様に、第2後方空気軸受け面31bの空気流入端ではリアレール25bの頂上面に段差33が形成される。段差33は、図3に示されるように、第2後方空気軸受け面31bの周囲に沿って空気流出端に向かって延びてもよい。こうして段差32、33が形成されると、2つのリアレール25a、25bの頂上面には、第1および第2後方空気軸受け面31a、31bよりも低いレベルでそれぞれ広がる低レベル面34、35が規定される。磁気ディスク13の回転時、磁気ディスク13の表面に沿って生成される気流は低レベル面34、35から段差32、33を伝って第1および第2後方空気軸受け面31a、31bに導かれる。段差32、33の働きを通じて第1および第2後方空気軸受け面31a、31bでは大きな正圧すなわち浮力が生成される。

このヘッドスライダ21では、2つの後方空気軸受け面31a、31bに比べて前方空気軸受け面27で大きな正圧すなわち浮力が生成される。したがって、スライダ本体23が磁気ディスク13の表面から浮上すると、スライダ本体23はピッチ角αの傾斜姿勢で維持されることができる。ここで、ピッチ角αとは、気流の流れ方向に沿ったスライダ前後方向の傾斜角をいう。しかも、第1後方空気軸受け面31aは第2後方空気軸受け面31bに比べて小さく形成される。したがって、スライダ本体23の浮上面22に気流が作用すると、第1後方空気軸受け面31aに比べて第2後方空気軸受け面31bに大きな浮力が生成される。スライダ本体23が磁気ディスク13の表面から浮上すると、スライダ本体23はロール角βの傾斜姿勢で維持されることができる。ここで、ロール角βとは、気流の流れ方向に直交するスライダ幅方向の傾斜角をいう。

こうして小さく形成された第1後方気軸受け面31aでは、スライダ本体23に埋め込まれた磁気記録再生ヘッド38が露出する。こうした磁気記録再生ヘッド38は、一般に、Al2 O3 (アルミナ)膜に埋め込まれる。すなわち、スライダ本体23は、例えばAl2 O3 −TiC(アルチック)製本体と、このアルチック製本体の空気流出端に積層されるAl2 O3 膜とを備えればよい。前述のピッチ角αおよびロール角βの働きによれば、磁気記録再生ヘッド38付近でスライダ本体23と磁気ディスク13の表面との距離は最も小さくなる。したがって、磁気記録再生ヘッド38は、効率的に磁気情報を磁気ディスク13に書き込んだり、効率的に磁気情報を磁気ディスク13から読み出したりすることができる。

フロントレール24のスライダ幅方向両端には、空気流出端に向かって延びる1対のサイドレール41が接続される。こうしたサイドレール41によれば、磁気ディスク13の回転時にフロントレール24に正面から衝突する気流はフロントレール24のスライダ幅方向両端を回り込んでフロントレール24の背後に入り込むことはできない。したがって、第1空気軸受け面27に沿ってフロントレール24を通過する気流は容易にディスク面鉛直方向に広がることができる。こうした気流の急激な広がりに基づき負圧は生成される。この負圧が前述の浮力にバランスすると、スライダ本体23の浮上量は規定される。1対のサイドレール41と1対のリアレール25a、25bとの間には、フロントレール24をスライダ幅方向両側から迂回する気流を流通路26に導く間隙42が形成されてもよい。

図4に示されるように、磁気記録再生ヘッド38は、書き込みギャップ44を浮上面22に臨ませる書き込み用の薄膜磁気ヘッド素子45を備える。書き込みギャップ44は、上部磁極層46の先端46aと、この上部磁極層46との間に絶縁層47、48を挟み込む下部磁極層49の先端とで形成される。図5を併せて参照すると明らかなように、絶縁層47、48には渦巻き状の導体コイルパターン50が埋め込まれる。導体コイルパターン50の中央端には第1引き出しパターン51が接続され、同様に導体コイルパターン50の外端には第2引き出しパターン52が接続される。第1および第2引き出しパターン51、52を用いて導体コイルパターン50に電流が供給されると、導体コイルパターン50の中心を貫通する上部磁極層46の後端46bに磁力線が生成され、この磁力線が上部磁極層46および下部磁極層49を循環することとなる。循環する磁力線が書き込みギャップ44に磁界を生じさせる。書き込みギャップ44では、ギャップ層53を迂回して浮上面22から漏れる磁界によって磁気ディスク13に磁気情報は記録される。上部磁極層46や下部磁極層49は例えばNiFeから構成されればよい。

図5から明らかなように、下部磁極層49が兼ねる上部シールド層と、FeNやNiFeの下部シールド層54との間には、Al2 O3 層55に埋め込まれて先端を浮上面22に臨ませる読み取り用の巨大磁気抵抗効果(GMR)素子56が挟み込まれる。このGMR素子56は、例えば図6に示されるように、Al2 O3 層55の基準面56に沿って広がるスピンバルブ膜57を備える。このスピンバルブ膜57には、基準面56に交差する区画面で仕切られた1対の端面58a、58bが形成される。これらの端面58a、58bは基準面56に対してテーパ角θで傾斜する。こうして傾斜した端面58a、58bに沿って磁区制御ハード層59は形成される。磁区制御ハード層59の先端59aはスピンバルブ膜57の膜表面57aに到達する。各磁区制御ハード層59には引き出し導体層60が接続される。

スピンバルブ膜57は、基準面56に積層される自由側強磁性層61と、この自由側強磁性層61に積層される非磁性中間層62とを備える。非磁性中間層62には本発明に係る交換結合膜63が積層される。この交換結合膜63は、非磁性中間層62に重ね合わせられる固定側強磁性層64と、この固定側強磁性層64に重ね合わせられる反強磁性層65とを備える。反強磁性層65は、交換結合の働きを利用して一方向に固定側強磁性層64の磁化方向を固定する。その一方で、自由側強磁性層61の磁化方向は、磁気ディスク13から伝わる外部信号磁界に応じて回転する。こうして自由側強磁性層61と固定側強磁性層64との間で生じる磁化方向の相対角に応じてスピンバルブ膜57の電気抵抗値は変化する。引き出し導体層60を通じてスピンバルブ膜57にセンス電流が供給されると、こうした電気抵抗値の変化に応じて、引き出し導体層60に現れるセンス電流のレベルに変化が引き起こされる。このレベルの変化によって磁気情報は読み取られる。

固定側強磁性層64の表面に沿った反強磁性層65の広がりは最大安定反強磁性磁区寸法よりも小さく形成される。こうした微小な反強磁性層65によれば、後述されるように、極めて大きな交換結合磁界は確保されることができる。固定側強磁性層64の磁化方向は強固に固定されることができる。磁気ディスク13から外部信号磁界が作用しても、固定側強磁性層64の磁化方向は一方向に確実に維持されることができる。しかも、こうした大きな交換結合磁界を確保するにあたって、反強磁性層65の膜厚を増大させたり固定側強磁性層64の膜厚を減少させたりする必要はない。

最大安定反強磁性磁区寸法は、反強磁性層65の組成や膜厚に応じて一義的に決定されることができる。例えば、NiO製の反強磁性層65の膜厚tA が100[nm]に設定されると、最大安定反強磁性磁区寸法は約0.64[μm]に特定されることができる。反強磁性層65の広がりは、例えば、こうして特定される最大安定反強磁性磁区寸法に等しい直径で描き出される円に完全に収められればよい。

ここで、最大安定反強磁性磁区寸法の算出方法を簡単に説明する。この算出にあたって、例えばランダムフィールドモデル(例えばA.P.Malozemoff著「Heisenberg to Ising crossover in a random field model with uniaxial anisotropy」Physical Review B Vol.37 7373 1988年)が用いられる。このランダムフィールドモデルによれば、いわゆる磁区寸法は円柱状反強磁性磁区の直径として算出されることができる。すなわち、最大安定反強磁性磁区寸法L[cm]は、強磁性層および反強磁性層の間で界面の乱れを示す指標fi のほか、そういった界面の乱れに応じて生じるランダムフィールドの強度η、反強磁性磁壁の形態を示す指標S、交換結合磁界が発現する反強磁性層の最小膜厚すなわち臨界膜厚tA [cm]に基づき、

に従って算出されることができる。

このとき、前述の論文に示されるように、交換結合磁界が発生する反強磁性層の臨界膜厚tA では、ランダムフィールドの強度はおおよそη=2を示す。しかも、交換結合磁界Hexや、界面の乱れを示す指標fi は、強磁性層の飽和磁化MF や膜厚tF のほか、反強磁性層の一軸磁気異方性定数(エネルギ)Kや交換スティフネス定数Aに基づき、以下の通りに表現されることができる。

次に交換結合膜63の特性を考察する。この考察にあたって、例えば図7に示されるように、シリコンウェハー上にNiO/NiFe交換結合膜の微細パターン66が形成された。こうした微細パターン66によれば、線幅W[μm]の第1細線67と線幅0.5[μm]の第2細線68との交差点に、W[μm]×0.5[μm]の寸法で区画される微小なNiO/NiFe交換結合膜69が得られる。ここでは、W=0.2[μm]、0.3[μm]、0.4[μm]の3通りの微細パターン66が用意された。

こうした微細パターン66を形成するにあたって、シリコンウェハーの表面には、膜厚100[nm]のNiO反強磁性層と、膜厚20[nm]のNiFe強磁性層とが相次いで成膜される。この成膜には例えばスパッタリングが用いられればよい。その後、こうして成膜されたNiO/NiF交換結合膜の表面にフォトレジストで微細パターン66のパターニングが施される。例えばイオンミルを用いてフォトレジスト膜の周囲でNiO/NiF交換結合膜が削り取られる結果、前述の微細パターン66は形成される。

その他、微細パターン66の形成には、こういったパターニング法に代えていわゆるリフトオフが用いられてもよい。このリフトオフでは、シリコンウェハーの表面で微細パターンを囲むフォトレジスト膜が形成される。続いて、シリコンウェハーの表面には、膜厚100[nm]のNiO反強磁性層と、膜厚20[nm]のNiFe強磁性層とが相次いで成膜される。その後、フォトレジストが除去されると、フォトレジスト上のNiO反強磁性層やNiFe強磁性層は剥ぎ落とされる。その結果、NiO/NiFe交換結合膜の微細パターン66は形成されることができる。

こうして得られる微細パターン66に規定される微小なNiO/NiFe交換結合膜69で、外部印加磁場に対する電気抵抗特性は測定された。この測定には直流四端子法が用いられた。第1細線67は電流端子に用いられ、第2細線68は電圧端子に用いられた。測定にあたってNiO/NiFe交換結合膜69は極低温環境(環境温度5K)下に置かれた。こうした極低温環境によれば、電気抵抗特性の測定時に熱雑音の影響は低減されることができる。測定された電気抵抗特性に基づき交換結合磁界Hexは算出された。

図8には第1細線67の線幅Wと交換結合磁界Hexとの関係が示される。NiO反強磁性層の最大安定反強磁性磁区寸法(L=0.64[μm])を境に、線幅Wが小さくなればなるほど交換結合磁界Hexは増大することが明らかとされた。線幅Wが最大安定反強磁性磁区寸法を超えると、8.36[kA/m]程度の交換結合磁界Hexが維持されることが確認された。

BACKGROUND OF THE INVENTION
The present invention relates to an exchange coupling film including a ferromagnetic layer and an antiferromagnetic layer superimposed on the ferromagnetic layer. For example, in a spin valve GMR head, a free-side ferromagnetic layer and a fixed-side ferromagnetic layer are superposed on each other with a nonmagnetic layer, that is, an intermediate layer interposed therebetween. The magnetization direction of the free ferromagnetic layer can be changed according to an external signal magnetic field transmitted from a magnetic recording medium such as a magnetic disk. On the other hand, the magnetization direction of the fixed ferromagnetic layer is fixed in one direction. In fixing the magnetization direction, an antiferromagnetic layer (pinning layer) is overlaid on the fixed side ferromagnetic layer (pinned layer). In such a spin valve GMR head, the electric resistance value changes according to the relative angle of the magnetization direction generated between the free-side ferromagnetic layer and the fixed-side ferromagnetic layer. [Problems to be solved by the invention]
In the spin valve GMR head, a sufficient exchange coupling magnetic field must be secured between the fixed-side ferromagnetic layer and the antiferromagnetic layer. If the exchange coupling magnetic field is weaker than the external signal magnetic field transmitted from the magnetic recording medium, the magnetization direction of the fixed-side ferromagnetic layer changes when reading magnetic information, and accurate magnetic information cannot be read. . In securing a sufficient exchange coupling magnetic field, the film thickness of the antiferromagnetic layer may be increased or the film thickness of the fixed ferromagnetic layer may be reduced. However, when the film thickness of the antiferromagnetic layer increases, the gap length increases, so that the reproduction resolution deteriorates in the length direction of the recording track. It cannot cope with the improvement in recording density. On the other hand, a decrease in the film thickness of the fixed-side ferromagnetic layer causes a decrease in the amount of change in the electrical resistance value. To achieve the above object, according to the first aspect of the present invention, a ferromagnetic layer and an antiferromagnetic layer formed smaller than a predetermined maximum antiferromagnetic domain size and superimposed on the ferromagnetic layer are provided.
