【発明の属する技術分野】
本発明は、半導体ウエハ等の板状の試料表面を光学的に検査する表面検査装置及び方法に係り、詳しくは、光源装置から試料の表面に光を照射した状態で試料表面の画像を取得し、その画像に基づいて試料表面の欠陥(キズ、汚れ、埃等)を検出するようにした表面検査装置及び方法に関する。

【従来の技術】
従来、半導体ウエハの表面のキズを検出する表面検査装置が提案されている(例えば、特許文献1参照)。この従来の表面検査装置は、単一の光源から検査光が照射される半導体ウエハの表面を暗視野環境のもとで撮像装置により撮影し、その撮像装置により得られた画像に基づいて半導体ウエハ表面のキズを検出している。半導体ウエハ表面の微細なキズに検査光が照射されると、その検査光がその照射方向(光軸方向)に対してある方向に偏った強度分布となる光となってそのキズから進み出る。そのような光が撮像装置に入射すると、撮像装置にて得られる画像にキズに対応した輝点が現れる。その画像内の輝点に基づいて半導体ウエハ表面の欠陥を検出することができる。

このように半導体ウエハ表面の微細なキズに検査光が照射された際にそのキズから進み出る光の強度分布は、そのキズに対する検査光の照射方向(光軸方向)に依存することから、半導体ウエハと光源及び撮像装置の位置関係を固定的にしておくと、半導体ウエハ表面のキズのうち検出できないものがでてきてしまう。そこで、前記従来の表面検査装置では、半導体ウエハ表面に対する検査光の入射角(検査光の光軸と半導体ウエハ表面とのなす角度)を一定に保持した状態で半導体ウエハを所定角度(例えば、9度)ずつ回転させるようにしている。そして、複数の回転位置において撮像装置により得られた複数の画像内の輝点の状態からキズを検出している。

【発明が解決しようとする課題】
ところで、半導体ウエハ表面のキズ等の欠陥が微細になればなるほど(例えば、結晶性欠陥)、その欠陥に検査光が照射された際にそのキズから進み出る光の強度分布の検査光に対する角度依存性が高くなる(純粋な回折現象に近くなる)。このため、前述したような従来の表面検査装置において微細な欠陥に対する検出精度を上げようとすると、半導体ウエハの回転角度ピッチを小さくしてより多くの角度位置にて半導体ウエハの画像を取得しなければならない。このようにより多くの角度位置にて半導体ウエハの画像を取得するようにすると、撮像のために半導体ウエハを停止させる回数が増加すると共にその画像処理の回数も増加してしまい、その結果、検査時間が長くなるという問題がある。

また、従来の表面検査装置では、半導体ウエハを回転させることにより半導体ウエハ表面内での検査光の照射方向は変化するものの、半導体ウエハ表面に対する検査光の入射角は固定されている。このため、従来の表面検査装置では、前述したように半導体ウエハの回転角度ピッチをどんなに小さくしても、まだ捕捉し得ない欠陥が存在する可能性がある。

このような問題を解決するため、半導体ウエハの傾きを変えることのできるチルト機構を備えたものが知られている。このようなチルト機構により、光源の位置が固定されていたとしても、検査光の照射方向を半導体ウエハ表面に垂直な面内において変えることができるようになる。しかし、このようなチルト機構を設けた場合、表面検査装置の構造が複雑になるという問題があり、また、半導体ウエハを複数の傾き角度にて検査しなければならず、前記と同様に検査時間が長くなるという問題がある。
本発明は、前述したような問題を解決するためになされたもので、構造を複雑にすることなく、効率的により精度良く欠陥の検出ができるようにした表面検査装置及び方法を提供するものである。

【課題を解決するための手段】
本発明に係る表面検査装置は、板状の試料をその表面を所定方向に向けた状態で回転させる試料回転機構と、前記試料回転機構の駆動制御を行う駆動制御手段と、前記試料の表面に対して所定の位置関係にて設置され、前記試料表面を撮影する撮像装置と、検査光を前記試料表面に同時に照射する複数の光源と、前記駆動制御手段の制御のもと前記試料回転機構により回転される前記試料の表面を前記撮像装置にて撮影して得られる複数の試料画像から前記試料表面の欠陥を検出する欠陥検出手段とを備え、検査光を前記試料表面に同時に照射する前記複数の光源を、前記試料を挟んで対向することなく、それらからの検査光の光軸が平行にならないように設置し、前記複数の光源は、前記試料表面に平行な面に対する各検査光の光軸の投影線のなす角度がゼロより大きい所定の角度となるという水平方向条件を満たすように設置された2つの光源を少なくとも含み、前記駆動制御手段は、前記所定の角度に前記水平方向条件を満たす光源の数を乗じて得られる角度単位に前記試料を回転させるよう前記試料回転機構を制御するようにした構成となる。

このような表面検査装置では、試料を挟んで対向することなく設置された複数の光源から光軸が平行とならずに検査光が同時に試料表面に照射されるので、試料表面の各欠陥からは複数の検査光のそれぞれに対してある角度依存性をもって光が進み出るようになる。従って、各欠陥から進み出る光の検査光に対する角度依存性が高くなっても、撮像装置にてより多くの欠陥から進み出る光を同時に捕捉できるようになる。また、前記複数の光源が、前記試料表面に平行な面に対する各検査光の光軸の投影線のなす角度がゼロより大きい所定の角度となるという水平方向条件を満たすように設置された2つの光源を少なくとも含むことから、前記試料表面内での検査光の照射方向が実質的に少なくとも2つとなるので、前記試料を回転させる回転角度ピッチをより大きくすることができるようになる。更に、所定の角度に前記水平方向条件を満たす光源の数を乗じて得られる角度単位に前記試料を回転させるようにしているので、単一の検査光を試料面に照射した状態で前記試料を前記水平方向条件における前記所定の角度単位に回転させた場合と同等の精度にて欠陥の検出が可能となる。即ち、試料を回転させる角度ピッチをより大きくすることができる。

また、各検査光の光軸の試料表面との交点が試料の回転と共に試料表面を移動せずに安定した条件で試料表面に対する各検査光の照射が可能となるという観点から、前記複数の光源をそれらからの検査光の光軸が前記試料表面の回転中心で交わるように設置した構成とすることが好ましい。

このような構成により、試料を挟んで対向することなく設置された複数の光源から光軸が平行とならずに検査光が同時に試料表面に照射されるので、試料表面の各欠陥からは複数の検査光のそれぞれに対してある角度依存性をもって光が進み出るようになる。従って、各欠陥から進み出る光の検査光に対する角度依存性が高くなっても、撮像装置にてより多くの欠陥から進み出る光を同時に捕捉できるようになる。また、前記複数の光源が、前記試料表面に平行な面に対する各検査光の光軸の投影線のなす角度がゼロより大きい所定の角度となるという水平方向条件を満たすように設置された2つの光源を少なくとも含むことから、前記試料表面内での検査光の照射方向が実質的に少なくとも2つとなるので、前記試料を回転させる回転角度ピッチをより大きくすることができるようになる。更に、前記複数の光源が、少なくとも前記試料表面に対する各検査光の入射角が異なるという垂直方向条件を満たすように設置された2つの光源を含むので、試料の傾きを変えなくても撮像装置にてより多くの欠陥から進み出る光を補足できるようになる。

【発明の実施の形態】
以下、本発明の実施の形態を図面に基づいて説明する。
本発明の実施の一形態に係る表面検査装置の基本的な構成は図1に示すようになっている。この表面検査装置は、半導体ウエハを検査対象の試料としてその表面の欠陥を検出するものである。

図1において、この表面検査装置は、検査対象となる半導体ウエハ10を格納したカセット200、試料搬入ロボット機構300、アライナ100、試料搬出ロボット400を有している。アライナ100には試料となる半導体ウエハ10の周縁の所定位置を把持して回転させるターンテーブル20が設置されている。このような構成により、試料搬入ロボット機構300によりカセット200から取り出された半導体ウエハ10がターンテーブル20上にセットされ、その半導体ウエハ10の表面欠陥の検査がなされる。そして、その検査終了後に、半導体ウエハ10が試料搬出ロボット機構400によってターンテーブル20上から取り出され、目視検査台(図示略)に移動される。

前記表面検査装置において、更に、ターンテーブル20の上方にCCDカメラ等の撮像カメラ30、黒色のシェード40及び光源ユニット50が配置される。なお、撮像カメラ30、シェード40及び光源ユニット50の具体的な支持構造については後述する。撮像カメラ30は、シェード40に形成された穴を介してターンテーブル20上の半導体ウエハ10の表面を撮影できるように配置されている。また、光源ユニット50は、ターンテーブル20上の半導体ウエハ10の斜め上方から検査光を照射するように配置されている。光源ユニット50のターンテーブル20を挟んだ反対側には、反射ミラー60が所定の傾きをもって設置されている。これにより、光源ユニット50から照射される検査光が半導体ウエハ10表面にて鏡面反射された際の当該反射光が反射ミラー60に入射して所定の方向に逃がされ、撮像カメラ30に対する暗視野環境が保持されるようになっている。

撮像カメラ30は検査処理装置500に接続されている。検査処理装置500は、半導体ウエハ10表面を撮影する撮像カメラ30からの撮影信号から半導体ウエハ10表面を表す画像データを生成し、その画像データを所定の手順に従って処理することにより半導体ウエハ10表面の欠陥を表す情報を生成する。この検査処理装置500の具体的な構成及び処理については後述する。

前述したような構成の表面検査装置の処理系は、図2に示すように構成される。
図2において、この処理系は、前述した検査処理装置500、前記試料搬入ロボット機構300及び試料搬出ロボット機構400の駆動制御を行うロボット制御装置600、前記ターンテーブル20の駆動制御を行うターンテーブル駆動制御装置700及び統括制御装置800を有している。統括制御部800は、検査処理装置500、ロボット制御装置600及びターンテーブル駆動制御装置700に対するタイミング制御などの統括的な制御を行う。

検査処理装置500は、画像処理部501、入力処理部502、メモリユニット503及びモニタユニット504を有している。入力処理部502は、撮像カメラ30から、例えば、画素単位にシリアルに送られてくる撮影信号から画素単位のパラレルの画像データに変換するなどの処理を行う。画像処理部501は、入力処理部502から送られてくる画像データを所定の手順に従って処理し、半導体ウエハ10表面の欠陥を抽出する。メモリユニット503は、画像処理部501の処理の過程で種々の画像データを格納する。モニタユニット504は、画像処理部501での処理により得られた半導体ウエハ10表面の欠陥を表す種々の情報を表示する。

ターンテーブル駆動制御装置700は、ステッピングモータ701及び駆動回路702を有している。統括制御装置800からのタイミング制御信号に基づいて駆動回路702がステッピングモータ701を所定角度単位に回転させる。このステッピングモータ701の回転に伴ってターンテーブル20が回転する。

光源ユニット50は、4つの光源51a、51b、52a、52bから構成されている。光源51a及び51bは、第一の光源取付けプレート48に取り付けられ、また、光源52a及び52bは、第二の光源取付けプレート49に取付けられ、それぞれターンテーブル20にセットされた半導体ウエハ10表面に対して検査光を照射する。なお、これら光源51a、51b、52a、52bのターンテーブル20を挟んだ反対側の前記前方支柱41、43及び後方支柱42、44で囲まれる領域外には、反射ミラー60が支持具65に所定の傾きを持って固定されている。これにより、各光源51a、51b、52a、52bから照射される検査光が半導体ウエハ10表面にて鏡面反射された際の当該反射光反射ミラー60に入射して所定の方向に逃がされ、その反射光が前記前方支柱41、43及び後方支柱42、44で囲まれる領域に侵入しないようにしている。

前記4つの光源51a、51b、52a、52bは、それらの光軸OA1a、OA1b、OA2a、OA2bが、それぞれ平行とならず、かつ、ターンテーブル20にセットされた半導体ウエハ10表面の回転中心で交わるように配置される。また、第一の光源取付けプレート48に取り付けられる光源51aと第二の光源取付けプレート49に取り付けられる光源52aとの位置関係は、図6に示すようになる。

図6において、ターンテーブル20にセットされた半導体ウエハ10表面に平行な面に対する光源51aの光軸OA1aの投影線と光源52aの光軸OA2aの投影線とのなす角度がαに設定される。この角度αは、第一の光源取付けプレート48と第二の光源取付けプレート49との間隔を調整することにより調整され、例えば、5度に設定される。第一の光源取付けプレート48と第二の光源取付けプレート49とは平行になっているので、光源51bと光源52bとの位置関係も、前記光源51aと光源52aとの位置関係と同じである。また、光源51aと光源52bとの位置関係、及び光源51bと光源52aとの位置関係も前記位置関係と同じである。

即ち、4つの光源51a、51b、52a、52bは、前記条件(水平方向条件:図6参照)を満足するように第一の光源取付け部材48及び第二の光源取付け部材49に取付け固定される。このように前記水平方向条件を満足するような位置関係にて4つの光源51a、51b、52a、52bが配置されるので、半導体ウエハ10を前記角度αの2倍の角度(2α)回転させる毎に撮像カメラ30から得られる画像に基づいて欠陥を検出するようにしても、単一光源からの検査光に照射される半導体ウエハ10を前記角度α回転させる毎に撮像カメラ30から得られる画像に基づいて欠陥を検出する場合と同等の精度を得ることができる。即ち、半導体ウエハ10の撮影回数を減らすことができ、検査時間の短縮を図ることができるようになる。また、単一光源の場合と同じ回転角毎に画像を取得して欠陥を検出するようにすれば、更に、微細な欠陥の検出が可能となり欠陥の検出精度を向上させることができるようになる。

第二の光源取付けプレート49に取り付けられる光源52aと光源52bとの位置関係も、図7に示す光源51aと光源51bとの位置関係と同様である。ただし、光源52aから照射される検査光の前記半導体ウエハ10表面に対する入射角は光源51aから照射される検査光の入射角(γ1)とは異なり、光源52bから照射される検査光の前記半導体ウエハ10表面に対する入射角は光源51bから照射される検査光の入射角(γ2)とは異なる(図3参照)。なお、光源52aから照射される検査光の前記入射角を光源51aから照射される検査光の前記入射角(γ1)と同じに設定し、光源52bから照射される検査光の前記入射角を光源51bから照射される検査ひかりの前記入射角(γ2)と同じに設定することもできる。

即ち、各光源51a、51b、52a、52bは、前述した入射角の条件(垂直方向条件:図7参照)を満足するように、第一の光源取付け部材48及び第二の光源取付け部材49に取付け固定される。このように前記垂直方向条件を満足するような位置関係にて4つの光源51a、51b、52a、52bが配置されるので、半導体ウエハ10のチルト機構を設けなくても、同等の精度で半導体ウエハ10表面の欠陥を検出できるようになる。

次に、半導体ウエハ10表面の欠陥を検出するための処理について説明する。前述したように配置される4つの光源51a、51b、52a、52bから検査光がターンテーブル20にセットされた半導体ウエハ10表面に照射された状態で、統括制御装置800(図2参照)からのタイミング制御信号に基づいてターンテーブル駆動制御装置700のステッピングモータ701が、前記光源51aと光源52a(光源51bと光源52b)との位置関係を表す前記角度αの2倍となる角度2α単位に回転される。このステッピングモータ701の駆動により、半導体ウエハ10は前記角度2α単位に回転される。この角度2αの間隔をおいた各角度位置において、撮像カメラ30は、半導体ウエハ10表面の撮影を行う。そして、検査処理装置500は、統括制御装置800の制御のもと撮像カメラ30からの撮影信号を取り込む。

検査処理装置500において、入力処理部502が撮像カメラ30からの撮影信号を画素単位の輝度レベルを表す画像データに変換して画像処理部501に供給する。画像処理部501は、入力処理部502からの画像データを半導体ウエハ10表面の画像を表す1フレーム分の画像データにして原画像データとしてメモリユニット503に格納する。このような処理がターンテーブル20の回転に同期してなされることにより、各角度位置において撮像カメラ30にて撮影された半導体ウエハ10表面の画像を表す原画像データがその撮影回数N分メモリユニット503に蓄積される。

検査光を前記試料表面に同時に照射する前記複数の光源を、前記試料を挟んで対向することなく、それらからの検査光の光軸が平行にならないように設置し、前記複数の光源は、前記試料表面に平行な面に対する各検査光の光軸の投影線のなす角度がゼロより大きい所定の角度となるという水平方向条件を満たすように設置された2つの光源を少なくとも含み、
