【発明の属する技術分野】
本発明は、フォトエッチング法によってシャドウマスクを製造する工程において、露光マスクの小孔パターンに対して大孔パターンのオフセット量を設定する設定方法及び設計システムに関する。

【従来の技術】
一般的なカラーディスプレー管は電子銃、シャドウマスク及び赤、緑、青からなる三色のドット蛍光面から成り立っている。シャドウマスクは蛍光面の手前に取りつけられた薄い鉄系材料で、電子ビームが通過する開口マスクが規則正しく多数配列されたものである。一つの開口マスクが赤、緑、青の蛍光体ドットの一組三個に対応しており、電子銃から放出された三本の電子ビームをそれぞれの蛍光体ドットに導く役目を果たしている。

上記シャドウマスクは、図5に示すような工程で作製される。
まず、板厚0.13mmの低炭素鋼板からなる金属基材21の両面を脱脂、整面、洗浄処理した後、その両面にカゼインやポリビニルアルコールと重クロム酸アンモニウムからなる水溶性感光液を塗布乾燥して、感光層22を形成する。次いで、感光層22が形成された金属基材21の一方の面に小孔パターン31aを有する露光マスク31を、他方の面に大孔パターン32aを有する露光マスク32を各々相対する位置に密着して置き、両面より露光を行う(図5(a)参照)。

次に、所定の薬液で現像、硬膜処理を行い、金属基材21の両面に小孔開口パターン23及び大孔開口パターン24を有するレジストパターン22a及びレジストパターン22bを形成する(図5(b)参照)。

次に、レジストパターン22a及びレジストパターン22bが形成された金属基材21の両面から塩化第2鉄液等を用いて1次エッチング(スプレーエッチング)を行い、金属基材21の両面に所定形状の小孔開口マスク25及び大孔開口マスク26を形成する(図5(c)参照)。

次に、金属基材21の小孔開口マスク25側に所定の樹脂溶液をローラーコーティング、グラビアコーティング、スプレーコーティング等の方法にて塗膜を形成し、乾燥・硬化してエッチング防止層27を形成する(図5(d)参照)。

次に、金属基材21の他方の面の大孔開口マスク26を塩化第2鉄液等を用いて金属基材21が貫通するまで2次エッチング(スプレーエッチング)を行い、大孔開口マスク26aを形成する(図5(e)参照)。

次に、大孔開口マスク26aが形成された金属基材21を加熱したアルカリ溶液に浸漬もしくはスプレーすることによりエッチング防止層27、レジストパターン22a及びレジストパターン22bを剥離処理し、水洗、乾燥を行って小孔開口マスク25及び大孔開口マスク26aからなる開口マスクを有するシャドウマスク100を得る(図5(f)参照)。

さらに、シャドウマスク100の平面図を図4に示す。図中の開口マスク領域101は上述した小孔開口マスク25及び大孔開口マスク26aからなる開口マスクが多数穿設されており、スカート成形エリア102はシャドウマスクの外形部を示し、カラー受像管に組み込む際に、プレス等により成形される部位である。

上記の方法で作製されたシャドウマスク100は、カラー受像管に組み込まれ、電子銃と蛍光面との間に、蛍光面より一定の距離をもち、かつ、大孔開口マスク26a側を蛍光面に向けて取り付けられる。ここで、電子銃から放出された電子ビームは、シャドウマスク100の小孔開口マスク25及び大孔開口マスク26aからなる開口マスクを通過し、蛍光面の赤、緑、青の蛍光体ドットに照射されカラー画像として表示される。

このように、シャドウマスク100は電子銃から放出された三本の電子ビームを蛍光面の赤、緑、青のそれぞれの蛍光体ドットに導く役目を果たしているため、シャドウマスク100に形成される小孔開口マスク25及び大孔開口マスク26aからなる開口マスクの孔形状及び開口径(以下、孔径と記す)は、シャドウマスク製造工程の露光マスクのパターン設計段階において予め設定され、フォトエッチング加工後に所定形状及び孔径が得られるようになっている。

通常、カラー受像管内の電子銃はシャドウマスク100の中心線上に設けられており、シャドウマスクの中心領域では、電子銃から放射された電子ビームはシャドウマスク面にほぼ垂直に入射する。すなわち、シャドウマスク100の開口マスク領域101の開口マスクには電子ビームが小孔開口マスク25及び大孔開口マスク26aを経由してほぼ垂直に入射する。しかし、シャドウマスクの中心から離れるに従い、電子ビームは次第に斜め方向から開口マスクに入射することとなる(以下、その位置で設定された入射角度を斜光角度と記す)。このため、シャドウマスク100の中心から離れた部位の開口マスクへ入射する電子ビームは開口マスクの形状によっては大孔開口マスク26aの縁で一部カットされる現象が発生する。この電子ビームの一部カット現象を防止し、一定量の電子ビームの通過量を確保するため、開口マスクの小孔開口マスク25の中心位置に対し大孔開口マスク26aの中心位置を所定量ずらす処置がとられ、これをオフセットと呼び、ずらし量をオフセット量と呼ぶ。

以下オフセット量について説明する。図2(a)及び図2(b)にシャドウマスクの開口マスクの模式断面図を示す。開口マスクの小孔開口マスク25の中心線をX1、大孔開口マスク26aの中心線をX2とした場合、図2(a)はシャドウマスクの中心領域の開口マスクの断面形状を示し、X1とX2が同一線上に存在するオフセット量0の開口マスクの状態を表し、図2(b)はシャドウマスクの中心から所定位置離れた開口マスクの断面形状を示し、小孔開口マスク25の中心線X1に対し大孔開口マスク26aの中心線X2をXaずらしたオフセット量Xaの開口マスクの状態を表したものである。
このように、シャドウマスクの中心部では、図2(a)のように小孔開口マスク25の中心線X1と大孔開口マスク26aの中心線X2が一致している。さらに、開口マスクがシャドウマスク周辺方向に離れるに従い、図2(b)のように、小孔開口マスク25の中心線X1と大孔開口マスク26aの中心線X2はオフセット量Xaずらした位置に配置され、上記電子ビームの一部カット現象を防止している。

シャドウマスクの中心部から周辺方向に離れた各部位における開口マスクのオフセット量は、各部位毎に開口マスクに規定される透過率及び金属基材の厚みを基に、仮決定された大孔マスク径及び小孔マスク径等から仮決定値を決め、その後、試作と測定を繰り返して仮決定値を修正していく方法が一般的である。
ここで、透過率とは、斜光角度で入射された光が、シャドウマスクを透過する割合であり、単位面積当たりにおける開口マスクの投影面積の比で求められる値である。

シャドウマスクの開口マスクの小孔開口マスク25及び大孔開口マスク26aは、上記シャドウマスクの製造法で説明したように、小孔パターン31a及び大孔パターン32aを有する露光マスク31及び露光マスク32を用いて金属基材21の両面にレジストパターンを形成し、エッチング加工することにより得られる。このように、小孔開口マスク25及び大孔開口マスク26aのオフセット量は小孔パターン31aを有する露光マスク31と大孔パターン32aを有する露光マスク32のパターン配置によって決定される。

しかし、シャドウマスクの製造工程の露光マスクを用いたパターン露光工程では、設定オフセット量に対しあるバラツキを示す。バラツキの内容としては、露光マスク31及び露光マスク32の製造工程での小孔パターン31a及び大孔パターン32aのパターン配置バラツキと露光マスク31と露光マスク32の位置合せバラツキが集積されたものである。このようにシャドウマスク製造工程上での設定オフセット量のバラツキは避けられない。
最近のシャドウマスクの大型化、高精細化に対してはこのオフセット量のバラツキが開口マスクの形状及び透過率不良となり問題となっている。

【発明が解決しようとする課題】
本発明は、上記問題点に鑑み考案されたもので、シャドウマスクの開口マスクの各部位での小孔開口マスクと大孔開口マスクの最適オフセット量を設定するためのオフセット量の設定方法及び設計システムを提供することを目的とする。

【課題を解決するための手段】
本発明に於いて上記課題を達成するために、まず、請求項1においては、金属基材の両面に形成された感光層に小孔パターン及び大孔パターンを有する露光マスクを用いて露光・現像処理を行い、小孔レジストパターン及び大孔レジストパターンを形成し、エッチング加工して、一方の面に小孔開口マスク、他方の面に大孔開口マスクからなる開口マスクを有するシャドウマスクを作製するシャドウマスクの製造方法において、前記シャドウマスクの製造条件と同一条件にて、小孔開口部及び大孔開口部をフォトエッチング加工にて前記金属基材にそれぞれ作製し、前記小孔開口部及び大孔開口部の孔形状を3次元形状測定手段によって数値化し、前記開口マスクの所定位置での斜光角度についてオフセット量と透過率の関係を求め、各オフセット量に対する透過率変化率の絶対値が最小となる値を最適オフセット量にすることを特徴とするオフセット量の設定方法としたものである。

また、請求項2においては、小孔開口部及び大孔開口部の孔形状の3次元形状測定値を保有する手段と、小孔パターン径及び大孔パターン径を入力してそれに相当する小孔開口部及び大孔開口部形状を作成する手段と、オフセット量xに対する透過率Fの関係式F(x)を求める手段と、オフセット量xに対する透過率変化率の絶対値が最小となるオフセット量x0を求める手段と、透過率F(x0)がシャドウマスク仕様の規定値を満たしているかどうかを判断する手段と、露光マスクのパターン設計値として、小孔パターン径、大孔パターン径及びオフセット量を決定する手段と、を少なくとも備えていることを特徴とするオフセット量の設計システムとしたものである。

【発明の実施の形態】
以下本発明の実施の形態につき説明する。
本発明のオフセット量の設定方法は、前記シャドウマスクの製造条件と同一条件にて、前記金属基材21に図6(a)及び(b)に示すような小孔開口部11及び大孔開口部12をフォトエッチング加工にてそれぞれ作製し、前記小孔開口部11及び大孔開口部12の孔形状を3次元形状測定手段によって数値化し、前記開口マスクの所定位置での斜光角度についてオフセット量と透過率の関係を求め、各オフセット量に対する透過率変化率の絶対値が最小となる値を最適オフセット量として設定するものである。

一般に開口マスクのオフセット量と透過率の関係は、実用的なオフセット量の範囲では、図1(a)の様な放物線状のグラフy=F(x)になる。これを微分すると図1(b)の様に単調減少のグラフF'(x)になる。つまり、図1(a)のグラフの頂点となるオフセット量をX0(つまりF'(X0)=0)とし、任意のオフセット量x1、x2が

オフセット量の変動量Δx>0に対して、設計オフセット量xがx0と十分異なる場合を考える。つまり、|x0−x|>Δxの時、区間[x−Δx,x+Δx]の範囲で、F'(x)は単調だから、数1のようになる。

従って、最適オフセット量x0は、透過率がオフセット量の変動量Δxの影響を最も受けにくい値である。

以上の果から、本発明の方法でオフセット量を設定してやれば、シャドウマスクの製造工程のマスクパターンの位置ズレ(オフセット変動量Δx)が発生しても透過率変化は最小限に抑えられることになる。
通常、マスクパターンの位置ズレはx、y方向とは限らずあらゆる方向に発生する。そこで、前述の数式を2次元に一般化、厳密化して、オフセット方向と変動量Δxの関係をを求めることができる。すなわち、小孔開口マスク25中心を原点とするxy平面上で、大孔開口マスク26aを任意にズラした開口マスクについて透過率F(x,y)を求め、その全微分dF(x,y)の絶対値が最小となるxc、ycが存在する。そのxc、ycが最もマスクパターンの位置ズレ(オフセット変動量Δx)の影響を受け難いオフセット量となる。

一般に、開口マスクの孔径や孔形状及び透過率を測定する斜光角度は開口マスク領域の位置によって異なる。よって、上記で求められるx0またはxc、ycも異なるので、開口マスク領域のそれぞれの部位でx0またはxc、ycを算出し、最適オフセット量とする。

最適オフセット量の設定は、前記シャドウマスクの製造方法と同一条件で、小孔パターン31a及び大孔パターン32aを有する露光マスク31及び露光マスク32を用いて、金属基材21に図6(a)、(b)に示すような小孔開口部11及び大孔開口部12を作製し、3次元形状測定手段によって小孔開口部11及び大孔開口部12の孔形状を数値化し、オフセット量を変更しながら小孔開口部11及び大孔開口部12を幾何学的に組み合わせて開口マスクを予測し、その開口マスクの斜光角度についてオフセット量と透過率の関係を求め、オフセット量による微分値の絶対値が最小となるオフセット量を最適オフセット量とする。

さらに、決定したオフセット量での透過率が、設定値より大きければ小孔開口マスクまたは大孔開口マスクの径を大きくし、設計値より小さければ小孔開口マスクまたは大孔開口マスクの径を小さくし、透過率が規定範囲になるまで、オフセット量を絞り込むことにより、オフセット量の最適化をすることができる。

これは、オフセット量と透過率の関係を、幾何学的に算出する手段を提供するものである。小孔開口部11及び大孔開口部12の孔形状は、図6(a)、(b)の様に半球に近い形状になる。図3の(a)〜(c)の様に、オフセット量を変えた場合の開口マスクの形状は、小孔開口部11及び大孔開口部12の幾何学的組み合わせによって近似することが出来る。透過率も遮光角度とこの開口マスクの形状から求められ、オフセット量と透過率の関係が得られる。つまり、様々なオフセット量の開口マスクを作製して透過率を測定しなくても、小孔開口部11及び大孔開口部12の幾何学的組み合わせによってオフセット量と透過率の関係が得られる。

しかしながら、図1(a)のようにオフセット量によって透過率は変動するので、前述の微分値が最小となるときの透過率が所望の値になるとは限らない。この場合は、仮定した小孔側もしくは大孔側のエッチング形状が適切でなかったものとし、小孔側もしくは大孔側の開口部形状を変更して開口径を調整する。開口部形状の変更とは、前述の小孔開口部11及び大孔開口部12の製造方法において、小孔パターン31a及び大孔パターン32aのパターン径を変更することにより開口部形状を変更する。さらに、開口部形状を変更することにより、先に求めたオフセット量対透過率の関係が成り立たないことから、改めて同関係を求め直す必要がある。これを反復して最適オフセット量を求める理由である。

また、前述の小孔開口部及び大孔開口部を幾何学的に組み合わせて開口マスク形状を算出することに関して、前記シャドウマスクの製造方法の図5(a)〜(f)で説明したように、大孔開口マスク26aは、図5(d)に示すように、小孔開口マスク25及び大孔開口マスク26を形成した後小孔開口マスク25側にエッチング防止層27を形成して大孔開口マスク26を2次エッチングして形成するため、厳密には、大孔開口マスク26aの形状はエッチング防止層27の影響を受ける。よって、単純に小孔開口部及び大孔開口部を組み合わせるのではなく、小孔開口部の形状に基づいて大孔側開口部を膨張変形する処理を含む。

さらに、本発明のオフセット量の設計システムは、図9に示すように、小孔開口部及び大孔開口部の3次元形状測定値を保有する手段201と、小孔パターン径及び大孔パターン径を入力してそれに相当する小孔開口部及び大孔開口部の孔形状を取り出す手段202と、オフセット量xに対する透過率Fとの関係式F(x)を求める手段203と、オフセット量xに対する透過率変化率の絶対値が最小となるオフセット量x0を求める手段204と、透過率F(x0)が仕様値を満たしているかどうかを判断する手段205と、露光マスクの設計値として、小孔パターン径、大孔パターン径及びオフセット量を決定する手段206とを有するものである。

具体的には、まず、手段201にて、各種パターン径の小孔開口部及び大孔開口部の孔形状測定データをコンピュータに蓄積し、3次元形状測定値DB(データベース)を作成する。

次に、手段202にて、シャドウマスクの仕様に基づいた開口マスクのパターン径を入力し、3次元形状測定値DBより孔形状データを引き出し、3次元CADにて小孔開口部及び大孔開口部形状を作成する。

次に、手段203にて、オフセット量xを変化させて、そのオフセット量xに対して先の小孔開口部及び大孔開口部を組み合わせて開口マスク形状を作成し、所定の斜光角度での透過率Fを計算し、この動作を所定回数繰り返して関係式F(x)を求める。

次に、手段205にて、手段204にて求めた透過率F(x0)がシャドウマスク仕様の規定値に入っているかどうかを検定して、規定値に入っていなければ手段202に戻り、手段202以降を繰り返す。規定値に入っていれば、手段206にて、露光マスクの設計値として、小孔パターン径、大孔パターン径及び最適オフセット量を決定する。

【実施例】
以下実施例により本発明を詳細に説明する。
まず、板厚0.13mmのFe−Niを主成分とする長尺帯状の合金材(アンバー材)からなる金属基材21にカゼインと重クロム酸アンモニウムからなる水溶性感光液を塗布・乾燥して感光層22を形成した。

次に、図7に示すようなシャドウマスク100の開口マスク領域101の測定位置111〜117に対応した小孔パターン31a及び大孔パターン32aを用いて、露光、現像、エッチング等のシャドウマスク作製条件と同一条件で一連のパターニング処理を行い、金属基材21に図6(a)及び(b)に示すような小孔開口部11及び大孔開口部12をそれぞれ作製した。

次に、上記小孔開口部11及び大孔開口部12の孔形状をレーザー顕微鏡、CCD顕微鏡等の3次元形状測定装置で計測し、孔形状データを3次元CADに取り込み、保存した。

次に、手段202及び203にて、上記各測定位置での小孔開口部と大孔開口部を組み合わせて作成した開口マスクに対して、それぞれの測定位置で規定された斜光角度でのオフセット量に対する透過率を算出した。その1例として、斜光角度34度の開口マスクのオフセット量対透過率の関係を求めたものを図8に示す。手段204にて、オフセット量約25μmで透過率の変化率が0となった。しかし、その時の透過率が約17.25%であり、手段205にて、この測定位置のシャドウマスク仕様の透過率規定値17.5%に満たない結果になった。そこで、手段202に戻って、小孔パターンが1%大きいものを指定して、手段203及び手段204にて、改めて開口マスクを作成し直し、透過率を求めた結果透過率は17.58%となり、シャドウマスク仕様の透過率規定値17.5%を満たすことが判明し、設定測定位置での開口マスクの小孔パターン径、大孔パターン径及び最適オフセット量の設定ができた。同様にして、全ての測定位置での開口マスクの小孔パターン径、大孔パターン径及び最適オフセット量を求めた。

設定測定位置以外の開口マスクについては、従来通りシャドウマスク中心から開口マスクまでの距離Rを媒介変数とするスプライン補間で、各位置での開口マスクの小孔パターン径、大孔パターン径及び最適オフセット量を設定した。

次に、上記本発明のオフセット量設計システムで決定した小孔パターン径、大孔パターン径及びオフセット量の設計値を用いて露光マスク31及び露光マスク32を作製し、感光層22を形成した金属基材21の両面にセットし、位置合せ、密着露光してパターン潜像を形成し、現像処理して小孔開口パターン23及び大孔開口パターン24を有するレジストパターン22a及びレジストパターン22bを形成した。

次に、一次エッチング、エッチング防止層の形成、二次エッチング、剥膜処理等の一連のパターニング処理を行いシャドウマスクを作製し、シート状に断裁して、図4に示す開口マスク領域101及びスカート成形エリア102を有するフラット型シャドウマスク100を得た。

【発明の効果】
本発明の方法によれば、各開口マスクに対して最適のオフセット量が設定でき、シャドウマスク製造工程での小孔開口マスクと大孔開口マスクの位置ズレによる不良が減少する。
また、小孔開口部及び大孔開口部の孔形状を3次元で数値化しDB(データベース)化しているため、実際にシャドウマスクを製造する前の設計段階で、開口マスクの透過率が予測でき、オフセット量に対する透過率の関係も得られるため、マスクパターンの設計効率が上がり、高品質のシャドウマスクを得ることができる。

A typical color display tube is composed of an electron gun, a shadow mask, and three-color dot phosphor screens of red, green, and blue. The shadow mask is a thin iron-based material attached in front of the phosphor screen, and a large number of aperture masks through which electron beams pass are regularly arranged.
