【発明の属する技術分野】
本発明は、半導体用レジストの反射防止膜用組成物として有用な2−ヒドロキシアルコキシ基を有するアントラセン化合物に関する。

【従来の技術】
半導体の製造においては高い集積度を得るためレジスト画像サイズの微細化が進められており、遠紫外線のような短波長の露光手段を用いたリソグラフィー技術の開発、改良が行なわれている。例えば、半導体用レジストの精細度化に伴いレーザー波長も短波長になった結果、基盤からの反射による定常波によりレジストの形状が乱れる問題が生じ、その対策として基盤の上に反射防止膜が形成されるようになった。露光にはKrF線エキシマレーザーの波長248nmの光が主に用いられ、この波長の光を効率よく吸収するために反射防止膜中にはアントラセン化合物が使われている。しかし、これらの化合物はベーキング時に昇華する問題がある。そこで、単一分子(単量体)内に高光吸収部と重合基を有し、反射防止膜の形成時に一緒に重合硬化できるアントラセンメタノールやアントラセンカルボン酸等の化合物が用いられるようになったが、未重合体の昇華の問題が残されていた。

【発明が解決しようとする課題】
本発明はこれらの事情に鑑みてなされたもので、ベーキング時の昇華性が低く、反射防止膜組成物中の光吸収剤として有用なアントラセン化合物およびその製造法を提供することにある。

【課題を解決するための手段】
本発明者は、アントラセン化合物の構造と昇華性について、鋭意検討した結果、酸化アルキレンと9,10−アントラヒドロキノン等のアントラセンポリオールを反応させることにより得られるヒドロキシアルコキシ基を含有するアントラセン化合物が従来のモノ置換体であるアントラセンメタノールに比べ、昇華性が低く、かつ248nmの吸収強度は殆ど変わらず十分に大きいことを見出し、本発明を完成させた。

即ち、本発明者は、反射防止膜組成物の上記課題を解決すべく鋭意検討した結果、以下の要旨からなる本発明に到達したものである。

(4)アルカリ性化合物の存在下、アントラセンポリオールと酸化アルキレンとを反応させることを特徴とする(1)乃至(3)のいずれかに記載の2−ヒドロキシアルコキシ基を有するアントラセン化合物の製造方法。
(5)酸化アルキレンが、酸化プロピレン、酸化ブチレン、ブチルグリシジルエーテル又はフェニルグリシジルエーテルである(4)に記載の2−ヒドロキシアルコキシ基を有するアントラセン化合物の製造方法。
(6)アントラセンポリオールとして9,10−アントラヒドロキノンを用いる(4)に記載の2−ヒドロキシアルコキシ基を有するアントラセン化合物の製造方法。
(7)9,10−アントラヒドロキノンとして、9,10−アントラヒドロキノンのアルカリ塩の水溶液を用いる(6)に記載の2−ヒドロキシアルコキシ基を有するアントラセン化合物の製造方法。

【発明の実施の形態】
本発明の2−ヒドロキシアルコキシ基を有するアントラセン化合物は、下式(1)

で表される化合物である。アルキル基としては、メチル基、エチル基又はプロピル基等の低級アルキル基が好ましく、アルコキシ基としてはブトキシ基、アリルオキシ基が好ましく、アリールオキシ基としてはフェノキシ基が好ましい。

本発明の2−ヒドロキシアルコキシ基の置換位置は対称性が高ければよく、9,10−、2,7−または2,6−置換が好ましく、より好ましくは下式(2)

アントラセンジオールとしては、9,10−位、2,7−位または2,6−位等にヒドロキシ基を有するアントラセンジオールが挙げられ、特に好ましくは、9,10−アントラセンジオール(9,10−アントラヒドロキノン)が挙げられる。これらアントラセンジオール類は、一般に対応するアントラキノンの還元により製造可能である。還元剤としては、ハイドロサルファイト、パラジウム/カーボンを触媒とする水素還元、過酸化チオ尿素等が挙げられる。また、工業的な方法として、ナフトキノンとブタジエンのディールスアルダー反応物のアルカリ塩とアントラキノンとの反応により、より簡便に得ることができる。即ち、1,4−ナフトキノンとブタジエンとの反応により得られる1,4,4a,9a−テトラヒドロアントラキノンを、水性媒体中、アルカリ金属水酸化物のようなアルカリ性化合物の存在下にアントラキノンと反応させることにより9,10−アントラヒドロキノンのナトリウム塩の水溶液を得ることができる。(特開平9−16982号公報)また、アントラセントリオールとしては、1,2,10−アントラセントリオールが挙げられる。

【実施例】
「実施例1」 9,10−ジ(2−ヒドロキシプロポキシ)アントラセンの合成
アントラキノンと1,4,4a,9a−テトラヒドロアントラキノンより得られた20wt% アントラヒドロキノンのナトリウム塩水溶液154g(アントラキノンとして0.16モル)に酸化プロピレンを46g(0.78モル)窒素雰囲気下加えた。反応の進行に伴い、反応液は弱く発熱する。10分以内で内温40℃に達し、ついで液温は次第に下がってくるが、それと共に結晶が析出する。3時間後,メタノール100ml加え、リスラリーした後、沈殿生成物を濾過して9,10−ジ(2−ヒドロキシプロポキシ)アントラセンの黄色粉末35.6gを得た。

「実施例2」 9,10−ジ(2−ヒドロキシ−n−ブトキシ)アントラセンの合成
実施例1と同様にして得られた20wt%アントラヒドロキノンのナトリウム塩の水溶液35g(アントラキノンとして0.037モル)に1,2−酸化ブチレンを8.0g(0.11モル)窒素雰囲気下加える。反応温度を60℃とし、1時間加熱する。反応の進行に伴い、次第に結晶が析出する。1時間後,メタノール20mlを加え、リスラリーする。沈殿した固形物を濾過して9,10−ジ(2−ヒドロキシ−n−ブトキシ)アントラセンの黄色粉末8.7gを得た。

「実施例3」9,10−ジ(2−ヒドロキシ-3-n-ブトキシプロポキシ)アントラセンの合成
実施例1と同様にして得られた20wt%アントラヒドロキノンのナトリウム塩水溶液60g(アントラキノンとして0.058モル)にメタノール30ml中に溶かしたブチルグリシジルエーテルを23g(0.18モル)を窒素雰囲気下加える。1時間 反応液温度を60℃に加熱した後、冷却し生成した固形物をろ別する。次いで、得られた固形物をジクロルメタン80mlに溶解し、無水の硫酸ナトリウムで脱水した後,メタノール100mlを加え、冷蔵庫に保管する。2日後、結晶が析出するので、吸引濾過・乾燥し黄色の9,10−ジ(2−ヒドロキシ−3−n−ブトキシ)アントラセンの結晶16.5gを得た。

「実施例4」 9,10−ジ(2−ヒドロキシ-3-フェノキシ)アントラセンの合成
実施例1と同様にして得られた20wt%アントラヒドロキノンのナトリウム塩水溶液 20gにメタノール 40mlに溶解したフェニルグリシジルエーテル7.5gを加えた。60℃で1時間加熱した後,沈殿した結晶を集め、9,10−ジ(2−ヒドロキシ−3−フェノキシ)アントラセンの粉末6.2gを得た。

「実施例5」 合成した実施例1−4の化合物の昇華性テスト

【発明の効果】
本発明の2−ヒドロキシアルコキシ基を有するアントラセン化合物、特に9,10−ジ(2−ヒドロキシアルコキシ)−アントラセンはこれまで反射防止膜用組成物中で用いられてきた光吸収化合物であるアントラセンメタノールに比べて各段に低い昇華性を有し、ベーキング時の昇華性が低く、反射防止膜組成物中の光吸収剤として有用なアントラセン化合物を提供できる。[0001]

As a result of intensive studies on the structure and sublimation property of the anthracene compound, the present inventor has found that an anthracene compound containing a hydroxyalkoxy group obtained by reacting an alkylene oxide with an anthracene polyol such as 9,10-anthrahydroquinone has been conventionally used. As compared with the anthracene methanol which is a mono-substituted product, the present inventors have found that the sublimation property is low and the absorption intensity at 248 nm is almost the same and is sufficiently large.
