本発明は、均一な結晶質を有するIII−V族化合物結晶の製造方法に関する。

【従来の技術】
GaNなどの窒化物は、常圧における分解温度が溶融温度より低いため、常圧での溶融法によってはこれらの窒化物の結晶を得ることが困難であるため、従来は、約1500℃の高温と1GPa〜2GPa程度の高い窒素(N2)圧力下でGa融液にNを溶存させて結晶成長を行なう高N2圧溶液法が用いられてきた。

近年、より穏和な条件で結晶成長が可能な有力な方法として、600℃〜800℃程度の温度と5MPa程度のN2圧力下でGa−Na融液にNを溶存させて結晶成長を行なうナトリウム(Na)フラックス法が提案されている。

たとえば、Naフラックス法による一の結晶成長装置は、最初に反応容器内の成長容器にGa−Na融液を入れ、反応容器内にGaおよびN2を連続供給する手段を備える(たとえば、特許文献1参照。)。

また、別の結晶成長装置は、最初に反応容器内にGa融液を入れ、反応容器内にN2およびフラックスとしてNaを供給する手段と、種結晶を移動させる機構とを備える(たとえば、特許文献2参照。)。

しかし、上記の結晶成長装置においては、GaなどのIII族金属およびN2などの原料ガスは結晶の成長とともに減少し、さらにフラックスとして用いるNaも蒸発により減少するため、III族金属、原料ガス、フラックスの比が変化して、均質なIII−V族化合物結晶を得ることができなかった。

また、上記の装置においては、常時、反応容器内にIII族金属および原料ガスが存在し、反応容器内ですぐにIII−V族化合物結晶が成長を開始するため、反応容器内のクリーニングまたは種結晶のエッチングをすることができず、成長するIII−V族化合物結晶に意図しない不純物が混入する場合があった。

【発明が解決しようとする課題】
本発明は、上記の問題点を解決するため、均質で意図しない不純物の混入のないIII−V族化合物結晶の製造方法を提供することを目的とする。

【課題を解決するための手段】
本発明にかかるIII−V族化合物結晶の製造方法は、少なくとも原料ガス、III族金属および触媒剤を用いるIII−V族化合物結晶の製造方法であって、反応室内の排気を行なう工程、反応室内に設けられた結晶成長容器にIII族金属および触媒剤を、ならびに反応室内に原料ガスを、それぞれ独立に導入する工程、反応室内を昇温する工程を有し、原料ガス、III族金属および触媒剤のmol比を一定に保持して結晶を成長させることを特徴とする。

また、本発明にかかるIII−V族化合物結晶の製造方法においては、結晶の成長に先だって、種結晶を反応室内に格納する前に、反応室内の排気を行ない、または反応室内に不活性ガスを導入し、または反応室内の排気を行なった後不活性ガスを導入するとともに、反応室内を昇温させることにより反応室内のクリーニングを行なうこと、または、上記のように反応室内のクリーニングを行なった後、種結晶を反応室内に格納し、結晶成長容器に触媒剤を導入し、反応室内を昇温することにより種結晶表面のエッチングを行なうことができる。

【発明の実施の形態】
本発明にかかるIII−V族化合物結晶の製造装置の実施形態について、図1〜図4を用いて具体的に説明する。

本発明にかかるIII−V族化合物結晶の製造装置は、図1に示すように、少なくとも反応室11、反応室11内に設けられた結晶成長容器12、原料ガス供給装置13、排気ポンプ14、III族金属供給装置15、触媒剤供給装置16を有するIII−V族化合物結晶の製造装置であって、それぞれ独立に、前記排気ポンプ14により反応室11内の排気を行ない、前記III族金属供給装置15により結晶成長容器12内にIII族金属を導入し、前記触媒剤供給装置16により結晶成長容器12内に触媒剤を導入し、前記原料ガス供給装置13により反応室11内に原料ガスを導入する構造を有する。

かかる構造を有することにより、原料ガス、III族金属、触媒剤の比を一定に保つことができ、均質な結晶を製造することができる。また、種結晶表面のエッチングが可能となり、結晶への意図しない不純物の混入を防止し、より良質の結晶を得ることができる。

ここで、III族金属とは、III−V族化合物結晶の原料となるものであって、元素周期表においてIII族元素に属する金属、たとえば、Al、Gaなどをいう。また、2以上のIII族金属を併せて用いることもできる。また、原料ガスとは、III−V族化合物結晶の原料となるガスであって、元素周期表においてV族元素であるNなどを含有するガス、たとえばN2ガス、NH3ガスなどをいう。また、触媒剤とは、III族金属の融解を助け、III族金属と原料ガスとの反応を促進させる触媒剤、たとえばNa、Tiなどをいう。

本発明にかかるIII−V族化合物結晶の製造装置は、図2に示すように、少なくとも反応室11、反応室11内に設けられた結晶成長容器12、予備室21、原料ガス供給装置13、排気ポンプ14、III族金属供給装置15、触媒剤供給装置16を有するIII−V族化合物結晶の製造装置であって、反応室11と予備室21の間は開閉可能な扉22によって仕切られており、それぞれ独立に、前記排気ポンプ14により反応室11内の排気を行ない、前記III族金属供給装置15により結晶成長容器12内にIII族金属を導入し、前記触媒剤供給装置16により結晶成長容器12内に触媒剤を導入し、前記原料ガス供給装置13により反応室11内に原料ガスを導入する構造を有する。

かかる構造を有することにより、原料ガス、III族金属、触媒剤の比を一定に保つことができ、均質な結晶を製造することができる。また、種結晶表面のエッチングが可能となるとともに、反応室11内のクリーニングが可能となるため、結晶への意図しない不純物の混入をさらに効果的に防止し、より良質の結晶を得ることができる。

また、本発明にかかるIII−V族化合物結晶の製造装置においては、図2に示すように、予備室21を排気するための排気ポンプ24を設けることができる。予備室21内のクリーニングを行なうことができる。

また、本発明にかかるIII−V族化合物結晶の製造装置においては、図1または図2に示すように、反応室11内に不活性ガスを導入するための不活性ガス供給装置17を設けることができる。不活性ガスの量を調節することにより、結晶成長速度を調節することができる。ここで、不活性ガスとは、III族金属と原料ガスとの反応によりIII−V族化合物結晶を成長させるのに不活性なガスとの意味であり、Heガス、Arガスなどの他にH2ガスなども含まれる。

また、本発明にかかるIII−V族化合物結晶の製造装置においては、図3または図4に示すように、反応室11内にドーピング剤を導入するためのドーピンブ剤供給装置19を設けることができる。ドーピング剤の量を調節することにより、種々の結晶を成長させることができる。ここで、ドーピング剤とは、結晶の性質を変化させるために、結晶に意図的に加えられる不純物をいい、Mgなどのp型ドーピング剤、Siなどのn型ドーピング剤などが挙げられる。

さらに、本発明にかかるIII−V族化合物結晶の製造装置においては、図3または図4に示すように、結晶成長容器12内の種結晶2、または種結晶2および前記種結晶上に成長した結晶4、を引上げまたは引下げる機構31、41をさらに備えることができる。かかる機構を備えることにより、結晶の成長速度に応じて結晶の結晶表面4aの位置を最適化することができ、均質で大きな結晶をえることができる。

次に、本発明にかかるIII−V族化合物結晶の製造方法を、図5〜図7を用いて説明する。本発明にかかるIII−V族化合物結晶の製造方法は、図5に示すように、少なくとも原料ガス53、III族金属55および触媒剤56を用いるIII−V族化合物結晶の製造方法であって、反応室11内を排気54する工程、反応室11内に設けられた結晶成長容器12にIII族金属55および触媒剤56を、ならびに反応室11内に原料ガス53を、それぞれ独立に導入する工程、反応室11内を昇温する工程を有し、原料ガス53、III族金属55および触媒剤56のmol比を一定に保持して結晶4を成長させることを特徴とする。

以下、各工程にしたがって詳細に説明する。まず、図5(a)に示すように、排気ポンプ14により反応室11内の排気54を行なう。次に、図5(b)に示すように、III族金属供給装置15によりIII族金属55を、および触媒剤供給装置16により触媒剤56をそれぞれ独立に結晶成長容器12内に導入することにより、結晶成長容器12にIII金属55と触媒剤56のmol比が一定の原料融液3が蓄えられる。また、原料ガス供給装置13により反応室11内に原料ガス53を導入して、原料融液3と原料ガス53との界面に種結晶2を配置する。

次いで、図5(c)に示すように、III族金属55、触媒剤56および原料ガス53のmol比を一定に保持したまま、ヒータ18により反応室11内を昇温して結晶を成長させる。さらに、図5(d)に示すように、軸1の引上げまたは引下げ機構31を用いて、結晶4の成長速度に対応して種結晶2および前記種結晶2上に成長した結晶4を引上げることにより、結晶表面4aに新しい原料融液3および原料ガス53が供給され、結晶4をさらに大きく成長させることができる。一方、図5(e)に示すように、軸1の引上げまたは引下げ機構41を用いて、結晶4の成長速度に対応して種結晶2および前記種結晶2上に成長した結晶4を引下げることにより、結晶表面4aに新しい原料融液3および原料ガス53が供給され、結晶4をさらに大きく成長させることができる。特に、引下げの場合は結晶表面4aへの原料ガス53の接触を遮るものがないため、結晶成長がより円滑に進む。

本発明にかかるIII−V族化合物結晶の製造方法においては、III族金属に対する触媒剤のmol比が0.1〜20であり、かつ原料ガスの圧力が0.081MPa〜5.1MPaであることが好ましい。III族金属に対する触媒剤のmol比が0.1未満であると原料ガス中のV族元素が十分に供給されないため、結晶中のV族元素の欠陥が増加し、20を越えるとIII族金属が十分に供給されないため、結晶中のIII族元素の欠陥が増加する。かかる観点から、III族金属に対する触媒剤のmol比は0.3〜10であることがより好ましい。また、原料ガスの圧力が0.081MPa未満であると原料ガス中のV族元素が十分に供給されないため、結晶中のV族元素の欠陥が増加し、5.1MPaを越えると結晶成長装置が複雑なものとなる。かかる観点から、原料ガスの圧力は0.1MPa〜3MPaであることがより好ましい。

また、図5(e)を参照して、種結晶の引下げの際、III族金属と触媒剤との原料融液3の表面と種結晶表面または種結晶上に成長した結晶表面4aとの距離を0.1mm〜30mmに保持しながら、種結晶2、または種結晶2および前記種結晶上に成長した結晶4、を引下げることが好ましい。原料融液の表面と結晶表面との距離が0.1mm未満であると原料融液の蒸発により種結晶または結晶の表面が露出し結晶成長が止まる場合が生じ、30mmを越えると結晶の成長速度が小さくなる。かかる観点から、原料融液の表面と種結晶または結晶の表面との距離は、3.0mm〜10mmであることがより好ましい。

また、本発明にかかるIII−V族化合物結晶の製造方法においては、種結晶を反応室内に格納する前に、反応室内の排気を行なって、または反応室内の排気を行なった後不活性ガスを導入しながら、反応室内を昇温させることにより反応室内のクリーニングを行なった後、上記のようにIII−V族化合物結晶を成長させることもできる。予め反応室内のクリーニングを行なうことによって、結晶への意図しない不純物の混入を防止することができる。

ここで、図6を用いて、反応室11内のクリーニング方法について説明する。まず、図6(a)に示すように、種結晶2を予備室21内に格納し、扉22を閉める。次に、図6(b)に示すように、排気ポンプ14により反応室11の排気64を行なうとともに、ヒータ18により反応室11内を昇温することにより、反応室11内のクリーニングを行なう。ここで、排気を行なうとともに昇温することによりクリーニングを行なうとは、昇温前、昇温中およびクリーニングの間に、連続的に排気を行なうことまたは断続的に排気を行なうことのいずれの場合をも含む。予備室21に排気ポンプ24が設けられている場合には、このとき、排気ポンプ24により予備室21の排気64を行なうこともできる。

または、図6(a)の工程の後、図6(c)に示すように、不活性ガス供給装置17により反応室11内に不活性ガス67を導入するとともに、ヒータ18により反応室11内を昇温することにより、反応室11内のクリーニングを行なうこともできる。また、このとき、排気ポンプ14によりさらに反応室11内の排気を行なうこともできる。また、図6(a)の工程、図6(b)の工程、図6(c)の工程を順にすべて行なうことにより、反応室11内のクリーニングを行なうこともできる。

また、III−V族化合物結晶の製造方法においては、種結晶を反応室内に格納する前に、反応室内の排気を行ない、または反応室内に不活性ガスを導入し、または反応室内の排気を行なった後不活性ガスを導入するとともに、反応室内を昇温させることにより反応室内のクリーニングを行なった後、種結晶を反応室内に格納し、反応室内に不活性ガスを結晶成長容器に触媒剤を導入し、反応室内を昇温することにより種結晶表面のエッチングを行なった後、上記のようにIII−V族化合物結晶を成長させることもできる。予め反応室内のクリーニングを行ない、かつ種結晶表面のエッチングを行なうことによって、結晶への意図しない不純物の混入をさらに効果的に防止することができる。

また、既に作製された種結晶が空気または酸素などと接触することにより、またはバルク結晶からワイヤソー、内周刃または外周はなどの機械的手段により種結晶を切出す場合に、種結晶の表面に変質層が形成される場合がある。かかる場合に、種結晶表面をエッチングすることにより容易に変質層を除去することが可能となる。

ここで、種結晶表面のエッチング剤としては、特に制限はないが、本発明においては、上記触媒剤として用いたNa、Tiなどが、エッチング剤としても好ましく使用できる。また、エッチング条件としては、特に制限はないが、種結晶表面に形成された変質層を確実にかつ速やかに除去する観点から、処理圧力は0.1MPa〜2MPa、処理温度は600℃〜1000℃、処理時間は0.1hr〜1.0hrが好ましい。

反応室11のクリーニング方法については上記に説明した通りであるため、ここでは、図7を用いて、種結晶2の結晶表面のエッチング方法について説明する。図7(c)に示すように、反応室11に種結晶2を格納した後、触媒剤供給装置16より結晶成長容器12内に触媒剤76を導入し、種結軸1の引上げまたは引下げ機構31を用いて種結晶2をエッチング剤として作用する触媒剤6に接触または浸漬させて、ヒータ18により反応室11内を昇温させることにより、種結晶2の結晶表面のエッチングを行なうことができる。なお、反応室11に種結晶2を格納した後、上記図7(c)のエッチング工程に先だって、図7(a)に示すように、排気ポンプ14により反応室11内の排気74を行なうこと、または、図7(b)に示すように、不活性ガス供給装置17より反応室11内に不活性ガス77を導入することはエッチング効果を高める前処理として有効である。

【実施例】
以下、III−V族化合物結晶の製造方法について、種結晶にIII−V族化合物結晶を成長させる場合、反応室のクリーニングを行なった後で種結晶にIII−V族化合物結晶を成長させる場合、反応室のクリーニングおよび種結晶のエッチングを行なった後で種結晶にIII−V族化合物結晶を成長させる場合のそれぞれの場合に分けて実施例を挙げて具体的に説明する。また、種結晶のエッチング方法についても実施例を挙げて説明する。

(1.種結晶にIII−V族化合物結晶を成長させる場合)
(実施例1)
図5を参照して、図5(a)に示すように、反応室11内に種結晶2としてサファイア基板を格納して反応室11内の排気54を行なった後、図5(b)に示すように、III族金属55としてGaを、触媒剤56としてNaを、III族金属に対する触媒剤(触媒剤/III族金属)のmol比が0.1となるように、結晶成長容器12内に導入し、原料融液3とした。また、原料ガス53としてN2ガスを導入し、種結晶2を原料融液3と原料ガス53との界面に設置した。次に、図5(c)に示すように、ヒータ18により反応室11内を昇温させて、反応室内の原料ガス圧力を5.1MPa、温度を950℃として、結晶を成長させた。得られた結晶をXRD(X-ray diffraction;X線回折法)で測定したところ、格子定数からGaNであることが判明した。さらに(0004)反射のFWHM(Full Width Half Maximum;半値幅)は110arsecであり良好な結晶であることがわかった。結果を表1にまとめた。

(実施例2〜実施例15)
表1に示す条件で、実施例1と同様の手順で、結晶成長を行なった。なお、実施例14または実施例15においては、99.99mol%のGaに対して、ドーピング剤としてSiまたはMgを0.01mol%添加した。結果を表1にまとめた。

表1に示すように、触媒剤/III族金属の比が0.1〜15、原料ガス圧力が0.51MPa〜5.1MPa、結晶を引下げて結晶を成長させる場合に原料融液表面と結晶表面との距離が1mm〜25mm、原料ガスとしてN2のみならずNH3を用いた場合のいずれの場合にも、均質で良好な結晶が得られた。また、実施例14または実施例15で得られた結晶について、SIMS(Secondary Ion Mass Spectrometry;二次イオン質量分析法)により分析した結果、それぞれの結晶にSiまたはMgが1×1018個/cm3含まれていることがわかった。

(2.反応室のクリーニングを行なった後で種結晶にIII−V族化合物結晶を成長させる場合)
(実施例16)
図6を参照して、図6(a)に示すように、種結晶2としてSiCを予備室21に格納した後、図6(b)に示すように、反応室11内の排気64を行なうとともに、ヒータ18によって反応室11内を1000℃まで昇温させて、反応室11内のクリーニングを行なった。降温後、実施例1と同様の手順で結晶成長を行なった。結果を表2にまとめた。

表2に示す条件に基づき、図6(b)および/または図6(c)に示す手順にしたがって、反応室11内のクリーニングを行なった。降温後、表2に示す条件に基づき、実施例1と同様の手順で結晶成長を行なった。結果を表2にまとめた。

表1および表2に示すように、実施例3と実施例16または実施例4と実施例17をそれぞれ対比すると、反応室11内のクリーニングを行なうことにより、得られた結晶のXRD FWHMは、90から80、80から75とそれぞれ小さくなり、より良質な結晶が得られることが確認できた。

(3.種結晶のエッチング方法)
(実施例21)
GaNのバルク結晶とワイヤーソーを用いて薄膜状に裁断した後、カソードルミネッセンスを用いてこの薄膜状結晶の断面観察を行なったところ、結晶表面に2μm程度の変質層が形成されていた。図7(c)に示すように、この薄膜状結晶を種結晶2として反応室11内に格納し、結晶成長容器12内にエッチング剤として作用する触媒剤6,76としてNaを導入し、軸1の引上げまたは引下げ機構31を用いて、種結晶2である薄膜状のGaN結晶を触媒剤6であるNaに浸漬させて、ヒータ18により反応室11内を昇温させることにより、反応室11内を0.30MPa、950℃として3時間、種結晶2の結晶表面のエッチングを行なった。降温後、エッチング後の種結晶2のカソードルミネッセンスを観察したところ、変質層が除去されていることが確認できた。結果を表3にまとめた。

表4に示す条件に基づいて、反応室のクリーニング、種結晶のエッチングおよび結晶成長を行なった。なお、実施例26、実施例29および実施例30においては種結晶としてバルク結晶からワイヤソーによる切出し品を用い、実施例27および実施例28においては非切出し品を用いた。結果を表4にまとめた。

表1、表2および表4において、実施例3、実施例16および実施例26についてのXRDのFWHMを対比すると、種結晶にそのまま成長させた結晶で90のものが、反応室のクリーニングを行なうことにより80と小さくなり、反応室のクリーニングおよび種結晶表面のエッチングを行なうことにより70とさらに小さくなっていることがわかる。すなわち、表4に示すように、結晶成長の前に、反応室のクリーニングおよび種結晶表面のエッチングを行なった後に結晶成長を行なうことにより、成長した結晶のXRDのFWHMがさらに小さくなり、結晶の結晶質がさらに向上しているのが確認できた。

上記のように、本発明によれば、それぞれ独立に、排気ポンプにより反応室内の排気を行ない、III族金属供給装置により結晶成長容器内にIII族金属を導入し、触媒剤供給装置により結晶成長容器内に触媒剤を導入し、原料ガス供給装置により反応室内に原料ガスを導入する構造を有するIII−V族化合物結晶の製造装置を用いて、原料ガス、III族金属および触媒剤のmol比を一定に保持して結晶を成長させることを特徴とするIII−V族化合物結晶の製造方法を採用することにより、均一な結晶質を有するIII−V族化合物結晶を製造することができる。
