Description
The present invention relates to a sealing device such as a mechanical seal. More specifically, the present invention relates to a seal device that prevents wear of the sliding surface of the sealing ring so that wear powder does not enter the sealed fluid, and that reduces the torque at the time of starting associated with sliding.
The technology of the present invention is useful as a mechanical seal device for sealing a sealed fluid such as a semiconductor manufacturing facility. In this semiconductor manufacturing facility or the like, if the sealed fluid contains impurities, the impurities adversely affect the product. For this reason, in the mechanical seal device, it is also necessary to prevent wear powder from entering the sealed fluid due to simultaneous wear of the sealing ring. On the other hand, there is a composite non-contact sealing device as a sealing device that prevents wear of the sliding surface of the sealing ring (see Patent Document 1).
As Related Art 1, FIG. 11 is a cross-sectional view of the composite
On the other hand, the fixing
One low pressure side P2 of the
However, the non-contact seal based on the static pressure and the dynamic pressure relying solely on the nitrogen gas supplied from the
Furthermore, since the
Further, Patent Document 1 discloses another invention in which a dynamic pressure generating groove (groove) is provided on a sliding surface of a rotation sealing ring as
The present invention has been made in view of the above problems, and a problem to be solved by the invention is to prevent wear of the sliding surface of the sealing ring. Another object of the present invention is to prevent wear powder on the sliding surface from being mixed into the fluid to be sealed to cause defects in the processed product and failure in equipment parts.
The present invention has been made to solve the technical problems as described above, and the technical solution means is configured as follows.
The sealing device of the present invention according to claim 1 is a sealing device that supplies fluid pressure between the relative sliding surfaces to bring the relative sliding surfaces into a non-contact state between the high pressure side and the low pressure side. A first sealing ring that is disposed and has a dynamic pressure generating groove in the first sliding surface of the end surface; a second sealing ring that has a second sliding surface that slides relative to the first sliding surface; and a first sealing A fluid supply passage that penetrates the first sliding surface of the ring or the second sliding surface of the second sealing ring and communicates with a fluid supply source; It has an introduction passage which can introduce the to-be-sealed fluid.
The sealing device of the present invention may be configured such that the supply fluid pressure supplied from the fluid supply passage is smaller than the pressure of the sealed fluid on the high pressure side and larger than the pressure on the low pressure side .
In the sealing device of the present invention according to
The sealing device of the present invention according to
The sealing device of the present invention according to claim 1 has a fluid guide passage which can communicate with the fluid supply passage on the first sliding surface or the second sliding surface.
According to the sealing device of the present invention relating to claim 1 or
As a result, the relative sliding surfaces of the first seal ring and the second seal ring are effectively prevented from sliding due to relative contact and wearing. And it effectively prevents the worn powder from adhering to the processed surface of a processed product such as a semiconductor product and causing the processed product to become defective. Further, it is possible to effectively prevent the powder from adhering to the parts of the equipment to which the sealing device is attached and causing a failure. Further, the sealing ring by non-contact sliding can exhibit the durability of the sliding surface, and maintaining the non-contact state between the relative sliding surfaces has an effect of changing an expensive sealing ring to an inexpensive material.
In the sealing device of the present invention, the supply fluid pressure supplied from the fluid supply passage may be smaller than the pressure of the sealed fluid on the high pressure side, and the supply fluid pressure supplied from the fluid supply source may be configured to be sealed on the high pressure side. Mixing into the fluid can be prevented. Thereby , it is possible to effectively prevent impurities contained in the supply fluid from being mixed into the sealed fluid and adhering to the processed surface of the processed product, resulting in a defective product. Further, it is possible to effectively prevent impurities from adhering to equipment parts and causing failure.
According to the sealing device of the present invention relating to
According to the sealing device of the present invention according to
According to the seal device of the present invention relating to claim 1 , since the fluid guide passage which can communicate with the fluid supply passage is provided on the first sliding surface or the second sliding surface, the fluid is supplied from the fluid supply passage. Can be introduced to a uniform thickness between the relative sliding surfaces. For this reason, there is an effect that the gap between the relative sliding surfaces can be kept small. For this reason, since the flow rate of the supply fluid supplied from the fluid supply source can be made minute, the consumption of the supply fluid is reduced and the running cost is reduced .
Hereinafter, a preferred embodiment of a sealing device according to the present invention will be described in detail with reference to the drawings. Each drawing described below is an accurate drawing based on the design drawing.
FIG. 1 is a front view (indicated by an arrow I in FIG. 3) of a first seal ring 2 (for example, a rotary seal ring) showing a first embodiment according to the present invention. FIG. 2 is a front view of the second sealing ring 12 (for example, a fixing sealing ring) (as viewed in the direction of arrow II in FIG. 3). FIG. 3 is a cross-sectional view of the sealing device 1 in which the first sealing ring and the second sealing ring are assembled. In FIG. 1, the
The
The first dynamic
FIG. 2 shows a
The
FIG. 3 shows a structure in which the
A fixed
The
In the sealing device 1 configured as described above, when the supply fluid is supplied from the fluid supply source to the
In this operating state, when the supply fluid does not flow between the relative sliding surfaces from the fluid supply source due to an accident, the first sliding
If the distance between the relative sliding surfaces is formed, the first dynamic
