【発明の属する技術分野】
本発明は、電子ビームを利用して試料画像を取得し、試料の欠陥箇所を検査する電子ビーム検査装置に関し、特に高画質の試料画像を取得することができる電子ビーム検査装置に関する。

【従来の技術】
近年のLSIの高集積化に伴い、ウェーハ、マスクなどの欠陥箇所を検出する際に要求される検出感度は、より一層高度なものが望まれている。例えば、DRAMのパターン寸法0.25μmウェーハパターンに対して欠陥検出を行う場合には、0.1μmの検出感度が必要とされている。そこで、従来の光より最小分解能の高い電子ビームを利用した試料表面の観察・検査装置が提案されている。

例えば、特開平4−242060号公報には、電子ビームを試料面上に照射し、その照射領域から発生する反射電子の像を検出面に投影して試料画像を取得する反射電子顕微鏡が開示されている。
図13を参照してこの反射電子顕微鏡を説明する。図13において、電子銃81から照射される電子ビームは、照射レンズ系82を通過して、ウィーンフィルタ83の中心部に入射する。詳細は後述するが、このとき電子ビームは、ウィーンフィルタ83によって軌道が曲げられ、ステージ84上の試料85に垂直に入射する。

試料85に電子ビームが照射されると、その照射領域からは、反射電子が発生する。反射電子は、ウィーンフィルタ83の偏向作用を受けずにそのまま直進し、結像レンズ系86によって蛍光板87で結像する。蛍光板87では、反射電子像が光学像に変換され、この像をCCDセンサ等で撮像して観察する。
このように反射電子顕微鏡では、電子ビームの照射領域を検出面に投影することで、その領域の像を一括して取得することができる。

ところで、CCDセンサの一種にTDI(Time Delay Integration:時間遅延積分型)CCDセンサがあることは公知である。このTDICCDセンサは、撮像面に投影される試料像をステージの移動に伴ってシフトする際に、それに同期して、蓄積される信号電荷をシフトさせ、積算しながら撮像するイメージセンサである。

このTDICCDセンサを利用した撮像動作について、図14を参照して説明する。
図14(1)に示すように、電子ビームは、今、試料の所定箇所に照射されている。このとき、図14(2)に示すように、電子ビームの照射領域の像は、TDICCDセンサの水平走査ラインAにおいて撮像され、このラインに信号電荷が蓄積される。

次に、所定のタイミングで、図14(3)に示すように、ステージおよび試料が、Y方向に一水平走査ライン分だけ移動する。このとき、図14(4)に示すように、ラインAとラインBとによって試料が撮像されるのだが、ステージの移動と同時に、ラインAに蓄積される信号電荷がラインBに転送される。したがって、ラインBには、前回時に得た信号電荷と今回の撮像時に得た信号電荷が加算されて累積される。

さらに、所定のタイミングで、図14(5)に示すように、ステージおよび試料が、Y方向に一水平走査ライン分だけ移動する。このとき、図14(6)に示すように、ラインA、ラインB、ラインCとによって試料が撮像されるのだが、ステージの移動と同時に、ラインBの信号電荷がラインCに、ラインAの信号電荷がラインBに転送される。したがって、ラインCには、前々回、前回、今回の撮像時に得た信号電荷が加算されて蓄積され、ラインBには、前回、今回の撮像時に得た信号電荷が加算されて蓄積される。

以上の動作を続けることで、水平走査ラインの本数分だけ試料の同一箇所の信号電荷が、順次加算されて積算されることになる。

【発明が解決しようとする課題】
前述したようにTDICCDセンサでは、撮像面に投影される試料像が、ステージの移動に伴ってシフトするとき、それに同期して、蓄積される信号電荷を転送することにより、試料の同一箇所の信号電荷を積算している。

ところが、ステージの移動と信号電荷の転送とが同期していないと、試料の異なる箇所同士で信号電荷が加算されてしまうことになり、画質が低下した。すなわち、例えばステージ移動の際に、ステージに速度むら、横ずれ、振動等が発生すると、ステージ位置にずれが生じ、TDICCDセンサの撮像面に投影される試料像も本来の位置からずれて投影されてしまう。この状態のまま、信号電荷を転送して加算すると、試料画像がずれた状態のまま積算されてしまうことになるため、試料画像がぼけてしまい、画像の鮮鋭度が著しく低下した。

したがって、ステージの移動には、一定速度、無振動かつ横ずれ等がないように厳密な精度で駆動制御されるが、通常のステージを、振動を完全に抑えて、一定速度で駆動制御することは極めて困難であり、多少なりとも速度のばらつき、振動等は存在した。
例えば、速度むらの許容値は、dalsa社のTDICCDセンサの場合、±1%である。このため、ステージ制御は、速度変動を±1%以下に制御しなければならない。これを実現するには、ステージをエアガイド方式にする、またはモータをリニアモータするなどの解決策があるが、このためにステージが高価なものになってしまう。また、これらの装置を備えたとしても、ステージの微細な振動を補正する必要があり、画質の低下防止は不可欠である。

そこで、本発明は、ステージ移動と信号電荷転送との同期ずれによって生じる画質低下を回避し、鮮明な画像を取得することができる電子ビーム検査装置を提供することを目的とする。

【課題を解決するための手段】
請求項1に記載の発明は、ステージ上に載置される試料に電子ビームを照射し、該試料の照射領域から発生する二次電子または反射電子の少なくとも一方からなる二次ビームを検出し、前記照射領域の画像を生成する電子検出手段と、前記試料と前記電子検出手段との間に配置され、前記二次ビームが前記電子検出手段に入射する検出面に結像させる写像電子光学系とを備えた電子ビーム検査装置であって、前記電子検出手段は、前記検出面を通過した前記二次ビームを光に変換する変換器と、複数ライン状に二次元配列された画素を備え、前記変換器を介して得られる光学像の受光によって生じる各ラインの画素の電荷を、転送信号に同期して順次隣接するラインの対応画素へそれぞれ転送し、転送毎に、該電荷と該電荷が転送された画素から生じる電荷とを加算し、終端に相当するラインまでの所定のライン数積算した電荷を、順次出力するアレイ撮像部とを備えて構成され、前記転送信号を出力する転送信号制御部と、前記ステージを駆動して、前記検出面に結像される前記光学像を移動させるステージ駆動手段と、前記ステージの位置を検出する位置検出手段と、前記転送信号と前記位置検出手段の検出信号とに基づいて、前記転送信号による前記電荷の移動と前記ステージ駆動手段による前記光学像の移動との同期ずれを検出する同期ずれ検出手段と、前記同期ずれに基づいて算出される前記検出面上の光学像の位置ずれを前記ステージ駆動によって補正し、その補正で補正しきれない残留誤差分を、前記二次ビームを偏向するビーム偏向手段により補正する補正手段とを備え、前記同期ずれ検出手段は、前記補正手段による補正可能なY座標データを記憶し、外部から供給される同期パルス信号に基づいて、目標となるY座標データを計数する第1のカウンタと、前記補正手段による補正可能なX座標データを記憶し、外部から供給される同期パルス信号に基づいて、目標となるX座標データを計数する第2のカウンタと、を有する。

このような構成においては、アレイ撮像部(具体的には、TDICCDセンサ)の電荷転送のタイミングと、ステージ駆動のタイミングとにずれが生じても、そのずれを検出することができる。また、同期ずれがある場合(例えば、ステージに速度むらがある場合)には、光学像は、検出面上で本来の位置からずれて結像する。しかしながら、補正手段によってこの位置ずれを補正することができる。さらに、検出面上の光学像の結像位置にずれが発生してもビーム偏向手段による二次ビームの偏向によって本来の位置に結像させることができる。

このような構成においては、アレイ撮像部(具体的には、TDICCDセンサ)の電荷転送のタイミングと、ステージ駆動のタイミングとにずれが生じても、そのずれを検出することができる。また、同期ずれがある場合(例えば、ステージに速度むらがある場合)には、光学像は、検出面上で本来の位置からずれて結像する。しかしながら、補正手段によってこの位置ずれを補正することができる。さらに、検出面上の光学像の結像位置にずれが発生しても、写像電子光学系により、前記検出面上の二次ビームの結像位置をずらすことによって本来の位置に結像させることができる。

【発明の実施の形態】
以下、図面を用いて本発明の実施形態を説明する。
(第1の実施形態)
図1は、第1の実施形態の全体構成図である。以下、本実施形態の構成について図面を参照して説明する。

図1において、検査装置は、一次コラム21、二次コラム22およびチャンバー23を有している。一次コラム21は、二次コラム22の側面に斜めに取り付けられており、二次コラム22の下部に、チャンバー23が配置される。
一次コラム21の内部には、電子銃24が配置され、電子銃24から照射される電子ビーム(一次ビーム)の光軸上に、一次光学系25および偏向器26が配置されている。

一方、チャンバー23の内部には、ステージ27が設置され、ステージ27上には試料28が載置される。
また、二次コラム22の内部には、試料28から発生する二次ビームの光軸上に、カソードレンズ29、ニューメニカルアパーチャ30、ウィーンフィルタ31、第2レンズ32、フィールドアパーチャ33、第3レンズ34、第4レンズ35、偏向器36および検出器37が配置される。なお、カソードレンズ29、第2レンズ32〜第4レンズ35は、二次光学系を構成している。

検出器37は、MCP(マイクロチャネルプレート)38と、蛍光面39を有するFOP(ファイバオプティックプレート)40と、TDICCDセンサ41とから構成される。

次に、本実施形態の電子ビーム検査装置における試料画像の取得動作について説明する。

図2に示すように、電子銃24から出射する一次ビームは、電子銃24の加速電圧よって加速され、一次光学系25のレンズ作用および偏向器26の偏向作用を受けながらウィーンフィルタ31の中心に入射する。
電子銃24の陰極は、ここでは矩形陰極で大電流を取り出すことができるランタンヘキサボライト(LaB6)を用いる。

また、一次光学系25は、回転軸非対称の四重極(または八重極)の静電レンズ(または電磁レンズ)を使用する。このレンズは、いわゆるシリンドリカルレンズと同様に、矩形陰極の長軸(X軸)、短軸(Y軸)各々で集束と発散とを引き起こすことができる。図2では、矩形陰極のX方向断面に放出された電子の軌道とY方向断面に放出された電子の軌道とを示している。

具体的なレンズ構成は、図3に示すように、静電レンズを用いた場合、4つの円柱ロッドを使用する。対向する電極同士を等電位に設定し、互いに逆の電圧特性(aとbに+Vq、cとdに−Vq)を与える。
このレンズを3段(図2の25a、25b、25c)で構成し、各レンズ条件を最適化することによって、照射電子を損失することなく、試料面上のビーム照射領域を、任意の矩形状、または楕円形状に成形することができる。

一次光学系25により矩形状に成形された一次ビームは、ウィーンフィルタ31の中心箇所に入射するように偏向器26によって偏向される。ウィーンフィルタ31に入射した一次ビームは、ウィーンフィルタ31の偏向作用により軌道が曲げられ、ニューメニカルアパーチャ30の開口部で結像する。ウィーンフィルタ31は、磁界と電界とを直交させ、電界をE、磁界をB、荷電粒子の速度をvとした場合、E=vBのウィーン条件を満たす荷電粒子のみを直進させ、それ以外の荷電粒子の軌道を曲げる偏向装置である。

また、ニューメニカルアパーチャ30は、開口絞りに相当するものでカソードレンズ29の開口角を決定する。その形状は、円形の穴が開いた金属製(Mo等)の薄膜板であり、装置内に散乱する余計な電子ビームが試料面に到達することを阻止し、試料28のチャージアップやコンタミネーションを防いでいる。
ニューメニカルアパーチャ30の開口部で結像した一次ビームは、カソードレンズ29を介して、試料28面上に垂直に照射される。試料面上に一次ビームが照射されると、そのビーム照射領域からは、二次電子または反射電子の少なくとも一方を含む二次ビームが発生する。

この二次ビームは、ビーム照射領域の二次元画像情報を有していることになるが、特に、一次ビームが試料28に垂直に照射されるので、二次ビームは影のない鮮明な像を有することができる。
図4に示すように、二次ビームは、カソードレンズ29によって集束作用を受ける。カソードレンズ29は、通常、2〜4枚の電極で構成されている。ここでは、3枚の電極(29a、29b、29c)の構成例を示す。通常、レンズとして機能させるには、カソードレンズ29の下から1番目の電極29a、2番目の電極29bに電圧を印加し、3番目の電極29cをゼロ電位に設定することで行う。

ステージ27には電圧(リターディング電圧)が印加されており、電極29a−試料面間には、一次ビームに対しては負の電界、二次ビームに対しては正の電界が形成されている。
リターディング電圧によって、カソードレンズ29は、一次ビームに対しては、減速させて試料のチャージアップや破壊を防ぎ、二次ビームに対しては、電子(特に、指向性の低い二次電子)を引き込み、加速させて、効率よくレンズ内に導くように作用する。

カソードレンズ29およびニューメニカルアパーチャ30を通過した二次ビームは、ウィーンフィルタ31の偏向作用を受けずに、そのまま直進する。このとき、ウィーンフィルタ31に印加する電磁界を変えることで、二次ビームから、特定のエネルギー帯を持つ電子(例えば二次電子、または反射電子)のみを検出器37に導くことができる。

また、ニューメニカルアパーチャ30は、二次ビームに対しては、後段の第2レンズ32〜第4レンズ35のレンズ収差を抑える役割を果たしている。
ところで、二次ビームを、カソードレンズ29のみで結像させると、レンズ作用が強くなり収差が発生しやすい。そこで、第2レンズ32と合わせて、1回の結像を行わせる。二次ビームは、カソードレンズ29および第2レンズ32により、フィールドアパーチャ33上で中間結像を得る。

また、後段には中間像を投影するためのレンズが配置されるが、二次光学系として必要な投影倍率を確保するため、第3レンズ34、第4レンズ35の2つのレンズを加えた構成にする。二次ビームは、第3レンズ34、第4レンズ35各々により結像し、ここでは、合計3回結像する。なお、第3レンズ34と第4レンズ35とを合わせて1回(合計2回)結像させてもよい。

第2レンズ32〜第4レンズ35はすべて、ユニポテンシャルレンズまたはアインツェルレンズと呼ばれる回転軸対称型のレンズであり、各レンズは、3枚の電極で構成されている。通常は外側の2電極をゼロ電位とし、中央の電極に印加する電圧を変えることでレンズ作用を制御する。

また、中間の結像点には、フィールドアパーチャ33が配置されているが、このフィールドアパーチャ33は光学顕微鏡の視野絞りと同様に、視野を必要範囲に制限している。特に電子ビームの場合、余計なビームを、後段の第3レンズ34および第4レンズ35と共に遮断して、検出器37のチャージアップやコンタミネーションを防いでいる。

二次ビームは、第3レンズ34と第4レンズ35とによって集束発散を繰り返し、検出器37の検出面で再結像し、ビーム照射領域の像が検出面に投影される。
なお、偏向器36は、詳細は後述するが、検出面に投影される像の位置ずれを補正するための偏向器である。
図1に示すように、二次ビームは、検出器37内部のMCP38に入射し、MCP38を通過する際に加速増幅されて、蛍光面39に衝突する。蛍光面39では、二次ビームを光に変換し、投影される電子像を光学像に変換する。

光学像は、FOP40を通過して、TDICCDセンサ41で撮像される。ここでは、蛍光面40での画像サイズとTDICCDセンサ41の撮像サイズとを合わせるために、FOP40で、約1/3に縮小して投影している。
光学像は、TDICCDセンサ41によって光電変換され、TDICCDセンサ41は、同期パルス生成回路51のTDI同期パルス信号に従って、信号電荷を画像処理ユニット42に転送する。なお、TDICCDセンサ41の撮像動作については後述する。

画像処理ユニット42は、読み出された信号電荷をA/D変換し、内部のVRAMに格納して試料画像を作成し、CRT44に試料画像を表示させる。また、CPU43は、作成された試料画像に対してテンプレートマッチング等を実行することで、試料の欠陥箇所を特定する。
このように本発明の検査装置では、試料面上に電子ビームを照射し、ビーム照射領域の像を検出器37の検出面に投影して一括して試料画像を取得することができる。

次に、TDICCDセンサ41の撮像動作を図1、図5、図6を参照して具体的に説明する。
図5に示すように、(X1,Y1)から(X512,Y256)までの領域▲1▼がチップ上に定められており、この領域▲1▼に電子ビームを照射し、照射領域の像をTDICCDセンサ41に投影して撮像する。このとき、TDICCDセンサ41は、512×256の画素数を有しており、領域▲1▼は、TDICCDセンサ41に適合するように投影される。

今、領域▲1▼の(X1,Y1)から(X512,Y1)に一次ビームが照射されているとする。このとき、この1ラインの像がTDICCDセンサ41に投影され、撮像される。信号電荷は、図6に示すTDICCDセンサ41のROW1に蓄積される。次に、同期パルス生成回路51は、TDICCDセンサ41およびDSP48に同期パルス信号を出力する。

DSP48は、同期パルス信号が入力されると、ステージ制御ユニット49に駆動制御信号を出力し、ステージ制御ユニット49はステージ27をY方向に駆動する。すると、ビーム照射領域がTDICCDセンサ41の一水平走査ライン分だけ走査方向に移動する。
