本実施形態における多孔質膜形成装置10は、ケーシング13に覆われている。そして、ケーシング13にはガス導入管70を設けてあり、当該ガス導入管70を介してオゾンなどの酸化性のガスを導入し、ケーシング13内を酸化雰囲気に保持している。

そして、前記ケーシング13の中部には、加熱手段である例えばドーナツ状のヒータ14を設けて周囲を覆わせている。前記ヒータ14により、ケーシング13の覆った部分を加熱する。これにより、ジェットノズルヘッド12から放出された微小球体原料11が前記ヒータ14により加熱される。本実施形態においては、ヒータ14の表面温度を微小球体原料11が分解する温度、例えば600℃以上に加熱してある。この加熱により、微小球体原料11中の有機溶媒は瞬間的に気化して拡散する。一方、微小球体原料11中のTEOSは、ヒータ14の加熱により分解され、有機物成分は拡散する。そして、シリコン成分が周囲の酸素原子等により酸化され、SiO2からなる液状微粒子15とすることができる。

ヒータ14の下方には、冷却手段である冷却器16を設けてあり、ケーシング13下方部を冷却できるようになっている。これにより、ヒータ14により加熱された液状微粒子15を固化して微小球体15bを形成させている。本実施形態においては、液状微粒子15のSiO2成分が半固体となる程度の温度に冷却させている。これにより、半導体ウエハ18に微小球体15bが付着する際に、微小球体15bが潰れたり跳ね返ったりすることなく、好適に半導体ウエハ18に付着させることができる。

そして、前記冷却器16の下面に対向するように、半導体ウエハ18が配置されている。前記半導体ウエハ18は、ウエハ加熱ヒータ19の上に戴置されている。前記ウエハ加熱ヒータ19により、前記半導体ウエハ18の表面は、微小球体15bの融点以下であって、融点の近傍に加熱している。これにより、微小球体15bが半固体状となって半導体ウエハ18上に一体的に付着するため、微小球体15bが分離などするおそれなく半導体ウエハ18上に多孔質膜17を形成できる。そして、前記ウエハ加熱ヒータ19は、前記半導体ウエハ18と一体的に、矢印71に示したように所定方向に平行移動することができる。このため、半導体ウエハ18は前記ジェットノズルヘッド12に対して相対的に移動をすることができ、これにより半導体ウエハ18の所望の位置に多孔質膜17を形成させることができる。また、半導体ウエハ18上にマスクパターンを予め塗布しておくことで、半導体ウエハ18上に形成する多孔質膜17のパターンニングをすることができる。

前記ノズルヘッド22下方の一側面側には、加熱手段としてのレーザ照射器24を設けている。前記レーザ照射器24からレーザ74を微小球体原料21に照射することにより、微小球体原料21を加熱して、微小球体原料21から有機溶媒成分や有機物成分を飛散させることができる。そして、残ったシリコン成分は周囲の酸素と反応し、SiO2成分のみにて液状微粒子25を形成させることができる。また、本実施形態においては、前記ジェットノズル22が半導体ウエハ28に対して矢印72に示したように相対的に移動できるようにしている。これにより、ジェットノズル22の下方に配置した半導体ウエハ38に対して、多孔質膜を所定の位置に所定の形状に形成させることができる。なお、本実施形態においては、レーザ74にて微小球体原料を加熱したが、これに限らず赤外線などの電磁波や誘導加熱装置を用いて加熱を行ってもよい。また、本実施形態においても、レーザ照射器24の下方側に、第一実施形態と同様に、冷却器を設けてもよい。

本発明の微小球体形成装置について図面を用いて詳細に説明する。図3は、本発明の第三実施形態における微小球体形成装置30の概略断面図である。本実施形態においては、微小球体原料31として、有機金属化合物であるトリエチルアルミニウムを有機溶媒に溶解したものを用いている。本実施形態においては、微小球体原料11中に含まれるトリエチルアルミニウムの割合を0.1容量%程度にしている。図3に示したように、微小球体形成装置30は、上記した多孔質膜形成装置10とほぼ同様であるが、上部に定量吐出手段であるジェットノズルヘッド32を有しており、当該ジェットノズルヘッド32から、微小球体原料31が4pl(ピコリットル)ずつ吐出される。そして、ケーシング33にはガス導入管70を設けてあり、当該ガス導入管70を介してオゾンなどの酸化性のガスを導入し、ケーシング33内を酸化雰囲気中にしている。

ヒータ34の下部には、冷却手段である冷却器36を設けてあり、これにより液状微粒子35を冷却固化して微小球体39を形成させる。そして、このように形成した微小球体39を保持させるための受け皿38を、前記冷却器36の下に設けている。本実施形態においては、液状微粒子35を完全に固化する温度まで冷却器36により冷却させる。これにより、受け皿38に保持するときに、微小球体39が溶けたり、破損したりすることを防止することができる。このように、本実施形態においては、溶媒に0.1容量%だけ溶解させた4pl(ピコリットル)の微小球体原料31から、サイズが1μmの微小球体39を形成することができる。このように形成した微小球体39は、例えば時計のベアリングなどに使用することができる。また、微小球体39は、マイクロマシンに用いるベアリングにも好適に使用することができる。本実施形態のようにすることで、微小なサイズの微小球体39をばらつきなく形成させることができる。なお、本実施形態においては、ケーシング33内を酸化雰囲気としたが、窒化成分の微小球体39を形成する場合には、ガス導入管70からアンモニアガスなどの窒化性のガスをケーシング33内に導入して、ケーシング33内を窒化雰囲気にする。そして、微小球体原料31としてシクロペンタジエニルチタンを用いると、TiNからなる微小球体39を形成することができる。また、ケーシング33内に窒素などの還元性ガスや希ガスなどの不活性ガスを導入することで、Tiからなる微小球体39を形成することができる。
