本発明は、懸垂型搬送台車およびその制御方法ならびに搬送システムに関し、特に、半導体製造工程、液晶製造工程、FA(Factory Automation)などにおいて、軌道上を走行して荷物を搬送させる懸垂型搬送台車およびその制御方法ならびに搬送システムに関する。

【従来の技術】
半導体製造工程、液晶製造工程、FAなどにおける搬送手段としては、OHT(Over Head Hoist Transport)やOHS(OverHead Shuttle)など、軌道上を走行する台車による無人搬送システムが主流となっている。

天井から吊り下げられた軌道上を走行する搬送手段は、作業者とは隔絶された異なる作業空間に設置されるので、無軌道で床上を走る無人搬送手段に比べて高速走行が可能といった利点を有している。

また、これらの搬送システムにおいては、一つの処理領域(ベイ)内の工程内搬送と、複数のベイ間にまたがる工程間搬送を区別する必然がなく、生産効率を高めるため工程間、工程内に拘束されない搬送システムが実現される。

OHT搬送台車の基本構造としては、図1に示すような構造が一般的である。図1に示す搬送台車は、走行軌道3上を走行する台車であって、搬送台車1はリニアモ−タ機構12と、台車位置調整機構13と、昇降機14と、(コントロ−ラ内臓の)カバ−部15とを含み、昇降ベルト16を介して、キャリア20を把持するグリップ機構17とフィンガ−機構18とが接続されている。また該台車は、通信手段19を介してシステムコントローラ40に接続され、該コントローラ40によって動作制御されている。

上述した天井走行型搬送手段の従来の例としては、たとえば、特開平11−349280号公報(従来例1)、または特開2000−150622号公報(従来例2)に記載されたものなどが挙げられる。

従来例1においては、ハンド部にLEDを、載置台側に集光レンズと半導体位置検出素子(PSD)とよりなる位置検出部をそれぞれ設け、該位置検出部で得られた載置台に対するハンド部の相対位置に基づいて、現在の停止位置と所定の停止位置とのずれ量を検出し、移動台車に無線などによって教示する教示部を備えた懸垂式搬送装置が開示されている。

また、従来例2においては、天井に設置したレールに沿って走行する搬送車と、床上に設置されたプロセス装置との間で、ウエハを格納したキャリアを受け渡しするホイスト式搬送装置において、レールとプロセス装置との位置関係を監視する監視装置を設け、この監視装置を床基準に設置されたレーザ投光器と、天井基準に設置されたレーザ受光器とから構成した搬送装置が開示されている。

【発明が解決しようとする課題】
しかしながら、上記のような搬送装置においては、以下のような問題があった。

図1に示すOHT搬送装置では、OHT搬送台車が搭載可能なキャリアは1つだけである。したがって、処理装置から処理済の被処理物の収納されているキャリアを運び出す台車と、次にその処理装置に未処理の被処理物の収納されたキャリアを配給する台車とは、それぞれ別のOHT搬送台車となる。ここで、処理装置での処理が終了し、次に処理する被処理物が降載(配給)されるまでの時間は、処理装置の待ち時間となる。

上記の待ち時間について分析すると、処理装置での処理が終了後、回収用の台車が到着するまでの待ち時間と、回収用の台車の出発後、次に処理するワ−クが別のOHT搬送台車により処理装置に配給されるまでの待ち時間との合計となる。

このような待ち時間を短縮させ、処理装置の稼働率を上げることは、短納期対応、およびコストダウンの両面から極めて重要である。

ところで、特開平5−259260号公報(従来例3)においては、1つのバッチの処理が終了すると同時に処理済のバッチのカセットと処理前のバッチのカセットを交換するバッチカセット交換機能、カセットの交換終了と同時に次のバッチ処理を開始する処理制御機能、およびバッチ毎に異なるウエハ処理手順を各バッチに対応づけるためにウエハ処理手順名称をメモリ内に記憶するプロセスレシピ予約機能を具備せしめることにより、複数のバッチをウエハ処理手順により連続的に処理する縦型炉の制御方法が開示されている。

しかしながら、従来例3においては、1つの搬送機構において複数の積載手段が個別にキャリアの積込み/積下ろしを個別に行なう思想は開示されておらず、本発明とは異なるものである。

本発明は上記のような問題に鑑みてなされたものであり、本発明の目的は、被処理物の処理完了から、次に処理される被処理物が降載されるまでの処理装置の待ち時間を短縮することが可能な懸垂型搬送台車およびその制御方法ならびに搬送システムを提供することにある。

【課題を解決するための手段】
本発明に係る懸垂型搬送台車は、一方向巡回方式で運転される懸垂型搬送台車であって、軌道上を走行する走行台車と、走行台車に取り付けられ、被処理物を格納するキャリアを把持する複数の積載手段と、積載手段を昇降させる昇降手段と、複数の積載手段間で、キャリアを搬送方向に持ち換える持ち換え機構とを備え、積載手段によりキャリアの積込みおよび積下ろしを個別に行なう。

これにより、搬送台車が少なくとも2つ以上のキャリアを搭載可能であるので、処理前の被処理物を収納したキャリア1つを搭載して処理装置にアクセスし、まず処理装置から処理済み被処理物の収納されたキャリアを回収し、続けて処理装置の空いたテーブルに、搬送してきたキャリアを降載することで、1回の昇降動作で被処理物の回収と降載ができる。この結果、被処理物の処理完了から、次に処理される被処理物が降載されるまでの待ち時間を短縮することが可能となる。

昇降手段は複数の積載手段ごとに独立して動作可能であることが好ましい。
これにより、装置としての自由度が高くなり、複数個の積載手段を、他の積載手段の昇降に影響されず自在に動作させることができる。

なお、本発明においては、積載手段間で、キャリアを搬送方向に持ち換える持ち換え機構を搬送台車に設けることにより、ある処理装置において回収したキャリアを、キャリアの搬送中に他の積載手段に移動させることができる。この結果、複数の処理装置間にまたがる搬送プロセスにおいて、搬送効率を向上させることができる。

本発明に係る搬送システムは、被処理物の処理装置または被処理物のストッカを有する複数の処理領域と、処理領域内および複数の処理領域間に延在する軌道と、軌道上を走行し、一方向巡回方式で運転され、被処理物を格納するキャリアを積載する複数の積載手段を有する搬送台車と、複数の積載手段間で、キャリアを搬送方向に持ち換える持ち換え機構と、処理装置における残留処理時間を検知する検知手段と、検知手段の検知結果に基づき、処理装置までのキャリアの搬送に要する搬送時間よりも残留処理時間が短くなったか否かを判断し、搬送時間よりも残留処理時間が短くなったことに応じて搬送台車の移動を開始させるコントロ−ラとを備える。

ここで、処理装置における残留処理時間とは、その処理装置において、被処理物の処理が完了するまでに要する残り時間を意味する。

上記の搬送システムにおいて、搬送台車は積載手段を昇降する昇降手段を含み、処理装置またはストッカに設置され、昇降手段によって積載手段が降下される位置にスライド移動可能なスライドテ−ブルがさらに備えられていることが好ましい。

この構成により、キャリアの回収または降載の際に、位置合わせのために、積載手段を降下させたまま、台車を軌道方向に移動させる必要がない。したがって、積載手段を降下させたまま移動する時に発生する振動が問題になることがない。

本発明に係る懸垂型搬送台車の制御方法は、軌道上を走行する走行台車と、走行台車に取り付けられ、被処理物を格納するキャリアを把持する複数の積載手段と、積載手段を昇降させる昇降手段と、複数の積載手段間で、キャリアを搬送方向に持ち換える持ち換え機構とを備え、一方向巡回方式で運転される懸垂型搬送台車の制御方法であって、処理装置での処理が終了間近であることを検知したのに応じて、処理装置に向かって未処理の被処理物を搬送させ、処理装置によって処理された被処理物を回収し、未処理の被処理物を処理装置に降載するように走行台車の動作を制御する。

【発明の実施の形態】
以下に、本発明の実施の形態に係る懸垂型搬送台車およびその制御方法ならびに搬送システムについて図2から図10を用いて説明する。

(実施の形態1)
図2は、実施の形態1に係るOHT搬送システムを示す図である。

本実施の形態に係る搬送システムは、図2に示すように、被処理物の処理装置2(2a,2b,・・・2n)またはストッカ6(6a,6b,・・・6n)を有する複数の処理領域としてのベイ7(7a,7b,・・・,7n)と、処理領域内に延在する工程内搬送軌道3(3a,3b,・・・,3n)と、複数の処理領域間に延在する工程間搬送軌道4と、軌道3,4上を走行し、被処理物を格納するキャリアを積載するフィンガ機構(積載手段)とを有するOHT搬送台車1(1a−1,1a−2,・・・,1n−1,1n−2)と、処理装置2における残留処理時間を検知する検知手段と、検知手段の検知結果に基づき、処理装置2までのキャリアの搬送に要する搬送時間よりも残留処理時間が短くなったか否かを判断し、搬送時間よりも残留処理時間が短くなったことに応じてOHT搬送台車1の移動を開始させるシステムコントロ−ラ40とを備える。

本システムは、たとえば、半導体、液晶工場などにおいて採用される。各々のベイは、工程内搬送軌道3と工程間搬送軌道4とを連結する分岐軌道5(5a,5b,・・・, 5n)により全体システムにまとめられている。ベイ7には各種の処理装置としての処理装置2が設置され、たとえば半導体製造プロセスであれば、該プロセスの段階に応じて、薄膜形成、フォトリソグラフィ、洗浄、エッチング、検査など各種の処理が各々のベイにおいて実施される。

被処理物としてのワ−ク(中間製品)はOHT搬送台車1により、上記の各処理装置2間を順次受け渡され、各々の処理装置において、必要な処理が施される。OHT搬送台車1は、処理装置2の処理装置ポート8(8a,8b,・・・8n)において、処理が完了したワ−クを回収しながら、次に処理するワ−クを該ポートに降載する使命を担っている。

また、各々のベイ7には、ワークを一時的に格納するストッカ6が備えられている。各々のストッカ6には、ストッカポート(搬入用)9と、ストッカポート(搬出用)10とが備えられている。

なお、図2においては、ベイ7a,7b,・・・7nには、それぞれ複数のOHT搬送台車(たとえばベイ7aにおいては、搬送台車1a−1,1a−2)が備えられているが、この搬送台車の台数は、それぞれのベイごとに任意の台数を選択可能である。

次に、上記の搬送システムにおける搬送台車の構造について説明する。
図3は本実施の形態に係るOHT搬送台車1の構造を示した図である。

本実施の形態に係る懸垂型搬送台車は、図3に示すように、軌道23上を走行するOHT搬送台車1と、搬送台車1に取り付けられ、被処理物を格納するキャリア20(20a,20b)を把持する複数の積載手段としてのフィンガ機構18(18a,18b)と、フィンガ機構18を昇降させる昇降手段としての昇降機14および昇降ベルト16とを備え、フィンガ機構18によりキャリア20の積込みおよび積下ろしを個別に行なう。

OHT搬送台車1は、軌道23を介して天井22に取り付けられている。軌道23の内部には、一次側電源線26および二次側コイル36と、ガイドレ−ル24と、ローラ31(走行ロ−ラ32、ガイドロ−ラ33、分岐ロ−ラ34)とが含まれており、その下方に、台車位置調整機構13と、コントロ−ラを内臓したカバ−部15とが位置する。

キャリア20は、フランジ部27と格納部28とを有し、該フランジ部27がフィンガ機構18に把持(積載)されている。フィンガ機構18は、グリップ機構17を介して昇降手段(昇降機14および昇降ベルト16)に接続されている。

また、搬送台車1の移動中は、昇降ベルト16が巻き上げられ、サポートバー55によってキャリアの重量を支持しながら、該キャリアを搬送する。

一次側電源線26に印加された高周波電力は、二次側コイル36に誘導され、非接触で電力伝達が行なわれる。OHT搬送台車1に必要な電力はすべてこの非接触給電によって供給される。

搬送台車1の走行に必要な推進力は、以下のようにして供給される。
まず、二次側コイル36に誘導された高周波電流を、全波整流により直流電流に変換し、さらに電源コントロ−ラでPWM方式の3相交流電流に変換し、リニアモ−タの一次側コイル37に供給する。

リニアモ−タを構成する一次側コイル37に、PWM方式で作られた3相交流電流が供給されると、一次側コイル37には、直線状に移動する進行磁界が発生し、該コイル37と対向配置されている永久磁石25との間の磁気作用で推進力が発生する。

この結果、一次側コイル37と永久磁石25との間は、走行ロ−ラ32によって一定間隔に保持されながら、搬送台車1は、上記の推進力によって軌道23上を走行する。なお、非接触給電を構成する一次側電源線26は、後述する動作制御において、システムコントロ−ラ40とOHT搬送台車1との間の通信線としても使われている。

本実施の形態おいては、処理装置2またはストッカ6に設置され、積載手段に把持されたキャリア20が降下される位置にスライド移動可能なスライドテ−ブルとしての荷受テ−ブル46が備えられている。

搬送台車1と処理装置2とのキャリア20の授受は処理装置ポ−ト8上で実施される。荷受テ−ブル46は、保持部品44を介してボ−ルネジ41に連結されている。保持部品44には、ボ−ルネジ41に勘合するネジが形成されており、ボ−ルネジ41の回転方向に連動して、保持部品44および荷受テ−ブル46がスライドする。ボ−ルネジ41は減速ギアユニット43を介して駆動モ−タ42と連結している。また、減速ギアユニット43は、処理装置ポ−ト8に固定されており、駆動モ−タ42の正逆回転により、保持部品44および荷受テ−ブル46はスライド駆動される。

次に、荷受テ−ブル46上に載置されたキャリア20内の被処理物(たとえばウエハ)を、処理装置2内へと移載する手段について説明する。

図4は、上記の移載手段であるロ−ドポ−ト21を示した詳細図である。
ロ−ドポ−ト21に装着されたシャッタ機構39は、処理装置2に搬送されたキャリア20のシャッタ38を開ける。ロ−ドポ−ト21には被処理物としてのウエハ29を移載するロボット11が装備されており、該ロボット11はキャリア内部まで腕(ハンド52)を伸ばし、キャリア20内に保管されているウエハ29を該ハンド52ですくい上げる。その後、その腕を一旦縮めた後、反対側に伸ばして処理装置2内の載置位置にウエハを載置する。

処理装置2はウエハ29に必要な処理を施し、該装置2への搬入手順とは逆の手順で、処理済のウエハ29をキャリア20内に戻す。

キャリア20内には、複数のウエハ29が格納されている。ここで、全てのウエハの処理が終了した時点が、このキャリア20の処理の終了時点となる。なお、後述する通り、この終了時点の予測の情報はキャリア終了時点以前にシステムコントローラ40に向けて発信される。

全てのウエハの処理が終了した後、キャリア20はそのシャッタ38を閉じられ、処理装置2の荷受けテ−ブル46上に載置され、回収準備が整えられる。

次に、上記の搬送システムにおける搬送台車の動作制御について説明する。
システムコントロ−ラ40は、該装置の工程進捗状況を把握するためのサンプリング調査を、通信インタフェイス50,51などを介して一定時間間隔で行ない、その結果に基づいて搬送台車1の動作制御を行なう。

図5は、本実施の形態における搬送台車の動作制御フローを示した図である。本実施の形態に係る懸垂型搬送台車の制御方法においては、図5に示すように、処理装置2での処理が終了間近であることを検知したのに応じて、処理装置2に向かって未処理のワーク(被処理物)を搬送させ、処理装置2によって処理されたワークを格納したキャリア20を回収し、未処理のワークを格納したキャリア20を処理装置2に降載するように走行台車の動作を制御している。

以下に、上記の動作制御の流れについて、より具体的に説明する。
まず、搬送台車1がストッカ6からキャリア20を出庫し、処理装置2にまで搬送するに要する時間を計算し、該時間をT1とする(ステップ70)。

また、システムコントロ−ラ40は、OHT搬送台車1への指令と並行して、ストッカ6内のスタッカロボットに、要求のあった未処理のワ−クが収納されているキャリア20bをストッカポ−ト(搬出用)10まで持出すよう指令する。スタッカロボットは、該キャリア20bが収納されているストッカ棚にアクセスし、指定されたキャリア20bを棚から取出し、ストッカポ−ト10まで運搬し、該ポ−ト10上に載置する。

通信インタフェイス51を介して搬送指令を受けた搬送台車1は、ストッカポ−ト10まで走行し、荷物移載位置に停止し、台車位置調整機構13を動作させて位置決めを行ない、昇降機14を作動させ、昇降ベルト16を伸ばしてグリップ機構17を降下させる。グリップ機構17がキャリア20bに到達すると、グリップ機構17の先端に装備されたフィンガ−機構18が動作し、キャリア20bのフランジ部27を把持し、昇降ベルト16を巻き上げて持ち上げる。そして、搬送台車1は、工程内搬送軌道3上を、処理装置2までキャリア20bを保持したまま走行する。

一方、処理装置2は、処理の完了したしたワ−クが収納されているキャリア20aを荷受テ−ブル46上に載置した状態で、搬送台車1の到着まで待機する。

搬送台車1が処理装置2に到着すると、処理装置ポ−ト8の荷物移載位置に停止し、グリップ機構17のA側(図3参照)について、キャリア20aの位置に位置合わせする。そして、昇降機14を作動させ、グリップ機構17を降下させる。

そして、グリップ機構17の先端に装着されているフィンガ−機構18aによってキャリア20aを把持し、荷受けテ−ブル46からキャリア20aが数センチメ−トル浮き上るまで昇降装置のベルト16を巻き上げ、その位置で停止させる。

本実施の形態においては、上述した通り、処理前のワークを収納したキャリア20bを搭載して処理装置にアクセスし、まず処理装置から処理済み被処理物の収納されたキャリア20aを回収し、続けて空いたテーブルに搬送してきたキャリア20bを降載している。したがって、1回の昇降動作でワークの回収と降載ができる。この結果、被処理物の処理完了から、次に処理される被処理物が降載されるまでの待ち時間を短縮することが可能となる。

また、荷受テーブル46がスライドすることで、キャリアの回収または降載の際に、積載手段を降下させたまま、台車を軌道方向に移動させる必要がない。積載手段を降下させたまま移動する際には、キャリアが揺れることによって発生する振動を抑制制御しなければならない場合があるが、本実施の形態においてはそのような必要がない。
