Description
The present invention relates to a method for efficiently decomposing fluorocarbons, particularly perfluorocarbons or hydrofluorocarbons having about 1 to 5 carbon atoms, and a simple apparatus therefor.
Since the CFC decomposition methods described in the above publications all use microwaves, there is a problem that an expensive microwave generator is required and the reaction vessel is limited to a heat-resistant material that allows microwaves to permeate well. was there. Some heat-resistant materials that transmit microwaves well are ceramics. However, these materials often deteriorate when they react with fluorine. Therefore, there is another problem in industrially cheaply and stably performing CFC decomposition.
Therefore, as a technology for decomposing chlorofluorocarbons without using microwaves, the patent application No. 28619 of the same applicant contains a carbonaceous material heated in a non-oxidizing atmosphere and an alkaline earth metal compound. We have proposed a CFC decomposition method in which CFC gas is brought into contact with a reacting substance. According to this prior application method, there is an advantage that chlorofluorocarbons can be decomposed even by using a normal heating furnace using an electric heater. As described in this specification, chlorofluorocarbons such as R-113 can be efficiently used. Can be disassembled.
However, according to subsequent test studies, not all types of fluorocarbons can be decomposed by this prior application method, and fluorocarbons having no chlorine group such as perfluorocarbons and hydrofluorocarbons not described in the prior application specifications. It has been found that the decomposition efficiency is not always good for carbonized carbons.
Therefore, an object of the present invention is to develop an industrial method for efficiently decomposing fluorinated carbons having no chlorine group such as perfluorocarbon and hydrofluorocarbon.
The above-mentioned problem is that perfluorocarbon or hydrofluorocarbon gas is used as a reactant composed of a carbonaceous solid material and an alkaline earth metal compound at a temperature of 300 ° C. or higher and 20 vol.% Or less (excluding 0%). It has been found that this can be solved by contacting in the presence of gaseous oxygen.
More specifically, the gas to be treated containing perfluorocarbon or hydrofluorocarbon is continuously or intermittently conveyed into a reaction vessel charged with a reactant composed of a carbonaceous solid material and an alkaline earth metal compound, The exhaust gas after the reaction is continuously or intermittently discharged from the reaction vessel. At this time, oxygen is added to the gas to be treated before entering the reaction vessel so that the oxygen concentration in the gas to be treated is 20 vol.% Or less. And the heat necessary for decomposing the perfluorocarbon or hydrofluorocarbon to be transferred from the outside of the reaction vessel to the reaction zone or from the inside of the reaction vessel to the reaction zone. It was found that can be efficiently decomposed.
In the method of the present invention, CO may coexist in the exhaust gas. In this case, it is preferable to provide a step of oxidizing CO in the exhaust gas to CO 2 . Furthermore, in the method of the present invention, a heat-resistant alloy or a corrosion-resistant alloy such as stainless steel or a nickel-based alloy can be used as a material constituting the reaction vessel, and ceramics (for example, fluoride fluoride) can be used as long as it can withstand fluorine and hydrogen fluoride. Ceramics using aluminum) can also be used. And this reaction container can be installed in the furnace which can maintain the temperature of the atmosphere in a furnace to required temperature, and the heat in a furnace can be transmitted to the reaction agent in a container through a container wall.
According to the present invention, perfluorocarbon or hydrofluorocarbon and a concentration of 20 vol. % Of oxygen to be treated, comprising a carbonaceous solid material, calcium, magnesium, barium or strontium oxide, calcium, magnesium, barium or strontium hydroxide, and calcium, magnesium, A metal reaction vessel charged with a reactant consisting of one or two or more compounds selected from the group consisting of barium or strontium carbonate or nitrate , and a treatment provided so as to communicate with the reaction vessel A gas inlet, a gas outlet provided to discharge the reacted gas from the reaction vessel, a furnace containing the reaction vessel, and an atmospheric temperature in the furnace for increasing the temperature to 300 ° C. or higher. An electric heater using a heating element that generates heat when energized is connected to the gas inlet for gas to be treated and a gas source to be treated. A conduit, and the oxygen gas introduction pipe to connect to said processing gas source or the conduit, consisting of a pipe connected to exhaust gas oxidizer so as to communicate with the gas outlet if necessary fluoride An apparatus for decomposing carbons is provided. As the reaction vessel, one made of a heat-resistant alloy or a corrosion-resistant alloy as described above can be used.
According to the present invention, perfluorocarbon or hydrofluorocarbon can be completely decomposed by a simple treatment, and the decomposed fluorine can be fixed as a harmless substance. For this reason, the method for decomposing carbon fluorides of the present invention is the same as the conventional ones in terms of simplicity of the decomposition apparatus, high decomposition efficiency, ease of post-treatment of decomposition products, and inexpensive reagents. In particular, it can greatly contribute to the decomposition of used perfluorocarbon or hydrofluorocarbon generated in the semiconductor manufacturing process.
The present invention is a method for decomposing a perfluorocarbon or hydrofluorocarbon having 1 to 5 carbon atoms, preferably 1 to 3 carbon atoms. The decomposed fluorine is absorbed by the reactant and decomposed carbon (and hydrogen). Migrates into the exhaust gas. Examples of perfluorocarbon or hydrofluorocarbon that can be suitably decomposed in the present invention include CF 4 that can be easily vaporized at room temperature (including those vaporized by accompanying an inert gas such as nitrogen gas). there are C 2 F 6, C 3 F 8, C-C 4 F 8 etc., or CHF 3, CH 2 F 2,
In order to carry out these decomposition reactions, a gas of perfluorocarbon or hydrofluorocarbon is converted into a reactant comprising a carbonaceous solid material and an alkaline earth metal compound at a temperature of 300 ° C. or higher and 20 vol.% Or less (0% It is important to make contact in the presence of gaseous oxygen.
Here, as the carbonaceous solid material which is one material constituting the reactant, one or more selected from the group consisting of coke powder, char charcoal, coal, raw pitch, charcoal, activated carbon, carbon black is used. As the form, a powdery form is preferable. Examples of the alkaline earth metal compound that is the other material constituting the reactant include calcium, magnesium, barium or strontium oxide, calcium, magnesium, barium or strontium hydroxide, and calcium, magnesium, barium or strontium. One or two or more compounds selected from the group consisting of carbonates and nitrates can be used, preferably calcium oxides, hydroxides, carbonates or nitrates, among these, quick lime, Slaked lime and limestone are advantageous in that they are easy to handle.
These reactants can be used by directly loading a powdered or granular carbonaceous solid material and a powdered or granular alkaline earth metal compound into a reaction vessel. It is preferable that the alkaline earth metal compound is mixed and granulated into a granular material having a size that is easy to handle. As a result, the carbon and the alkaline earth metal compound are brought close to each other, and the specific surface area (surface area per unit weight) of the reactant is increased, thereby increasing the chance of contact with the gas to be treated. In granulation, water or an organic binder is used, and the granulated product can be dried or fired to obtain a granulated product having sufficient strength and porosity. In the process of producing such a granulated product, even if the carbonaceous solid material or powdered alkaline earth metal compound used as a raw material changes in form and type of compound, As long as solid carbon and alkaline earth metal components are present in the required proportions in the granule, it can contribute to the decomposition reaction of the present invention.
For example, char charcoal as a carbonaceous solid material and slaked lime as an alkaline earth metal compound are used as raw materials. When granulated to 1 to 10 mm, preferably 1 to 5 mm, and calcined in a non-oxidizing atmosphere (for example, calcined at 500 to 850 ° C.) to form pellets, volatile components in the char charcoal during this firing process Since most of the slaked lime is removed and the slaked lime is completely converted to calcium oxide, high-purity pellets mainly composed of carbon (C) and calcium oxide (CaO) can be obtained. The reaction agent comprising C and CaO obtained in this way has a sufficient strength and has a large specific surface area, so that it can be suitably used for carrying out the method of the present invention.
The relative proportion of the carbonaceous solid material and the alkaline earth metal compound constituting the reactant depends on the type of these materials and compounds to be used. , Half or the latter is better. Speaking of the molar ratio of carbon (C) in the carbonaceous solid material to the oxide (MO) of the alkaline earth metal (M) in the alkaline earth metal compound, the molar ratio of C / MO = 0.9. To 2.3, preferably 0.9 to 1.9, and more preferably 1.4 to 1.9.
In general, perfluorocarbons or hydrofluorocarbons are more stable compounds than chlorofluorocarbons and hydrochlorofluorocarbons, and are therefore considered not to be easily decomposed. However, when perfluorocarbon or hydrofluorocarbon is brought into contact with the reactant according to the present invention at a temperature of 300 ° C. or higher in the presence of oxygen, it can be efficiently decomposed. The lower limit of the required temperature depends on the type of perfluorocarbon or hydrofluorocarbon. If the necessary temperature is maintained, it decomposes to some extent even in the absence of oxygen, but the decomposition efficiency is poor. On the other hand, in the case of chlorofluorocarbon-containing fluorocarbon gas such as chlorofluorocarbon, the presence of oxygen does not contribute much even if the same decomposition treatment is performed using the same reactant, and the non-oxidizing atmosphere is more decomposed. Can be seen.
Therefore, in the method of the present invention, it is indispensable that an appropriate amount of oxygen gas is present in the gas to be treated. Even if the oxygen concentration is low, a certain degree of effect appears, but it is preferable to be 5 vol.% Or more. However, when the concentration of oxygen exceeds 20 vol.%, The consumption of carbon in the reactant increases, and the effect of promoting the decomposition reaction becomes saturated. Therefore, the oxygen concentration in the gas to be treated is 0.5 to 20 vol.%, Preferably 2 to 15 vol.%, More preferably 5 to 10 vol.%. The reason why decomposition of perfluorocarbon or hydrofluorocarbon proceeds efficiently due to the presence of oxygen is not always clear at present. Note that air can be used as an oxygen source in the gas to be treated. In some cases, CO 2 oxygen can be used as the oxygen source.
In order to contact this reactant with perfluorocarbon or hydrofluorocarbon (hereinafter abbreviated as PFC or HFC, or simply referred to as fluorinated carbon), an inert gas such as nitrogen gas is continuously used as a carrier. Conveniently or intermittently supplied. In this case, the fluorocarbon is diluted with an inert gas, which serves to carry away heat but is not substantially involved in the reaction. In the present specification, the oxygen concentration in the gas to be treated means the oxygen concentration in the total gas amount including such a gas when such an inert carrier gas is included.

In this manner, the
Note that the present invention is not limited to this example, and a mixed gas obtained by previously mixing carbon fluoride, nitrogen, and oxygen is prepared in one container, and the mixed gas is directly fed into the

FIG. 2 shows an example in which an exhaust

In this way, PFC or HFC in the gas to be treated decomposes almost completely (decomposition rate near 100%), and the decomposed fluorine reacts with the alkaline earth metal in the reactant to react with the alkaline earth metal fluoride. Thus, these fluorocarbons and fluorine do not remain in the exhaust gas. Further, the

The used PFC or HFC is usually taken out as a gas containing oxygen and nitrogen, and the oxygen content in the used gas usually does not exceed 20% by volume. Therefore, the method of the present invention is very advantageous for the decomposition treatment of used PFC or HFC discharged in the semiconductor manufacturing process.

FIG. 6 shows an example of the present invention in which a
In the case of the apparatus of the present invention described above, the decomposition reaction ends when the loaded reactant is exhausted. The end point of this reaction can be known at the time when the fluorinated carbons or other fluorine compounds start to be detected in the exhaust gas. When the reaction is completed, the operation of the apparatus is stopped, the reaction is started by loading a new reactant, and the carbon fluorides can be sequentially decomposed in the same apparatus. In order to make this batch system continuous, a plurality of similar apparatuses are arranged in parallel, while one apparatus is operating, the reactants of the other apparatus are replaced, and when one apparatus stops, the other It is also possible to adopt a multi-column switching system in which the gas flow path is switched to this apparatus. In addition, if one that allows continuous or intermittent supply of the reactant into the reaction vessel and continuous or intermittent discharge of the spent reactant from the reaction vessel is used, continuous operation can be performed for a long time in the same apparatus.
FIG. 7 shows, similarly to the comparative example described later, trichloro-trifluoroethane (CFC) containing chlorine as a constituent, CFC concentration: 10 vol.%, Gas flow rate: 0.15 liter / min, The inflow amount of CFC and the CFC decomposition rate when decomposition treatment was performed when the oxygen concentration in the gas to be treated was 0% and 10% at a CaO molar ratio of 1.67 and a reactant maximum temperature of 800 ° C. This shows the relationship. Here, the decomposition rate of CFC is as described later, and the inflow amount of CFC is the integrated amount (g) of CFC that has flowed into the reaction container until the decomposition rate indicated. From the results of FIG. 7, it can be seen that in the decomposition treatment of chlorofluorocarbon containing chlorine as a constituent component, the decomposition rate rapidly decreases when oxygen is contained in the gas to be processed.
On the other hand, FIG. 8 shows, as in Example 1 described later, perfluoroethane (PFC), PFC concentration: 10 vol.%, Gas flow rate: 0.15 liter / min, C / CaO molar ratio of the reactants: 1.67, Reactant maximum temperature: 800 ° C. The relationship between the inflow amount of PFC and the PFC decomposition rate was shown when the oxygen concentration in the gas to be treated was 0% and 10%. Is. That is, the reaction conditions in FIG. 8 are the same as those in FIG. 7 except that trichloro-trifluoroethane is replaced with perfluoroethane as the gas to be decomposed. In FIG. 8, it can be seen that, contrary to the case of FIG. 7, the decomposition rate rapidly decreases when the gas to be treated does not contain oxygen.
FIG. 9 shows the difference in the decomposition rate of perfluoroethane (PFC) when the heating method is the electric heater heating as in the embodiment and when the heating method is microwave heating separately. As reaction conditions, in all cases, the concentration of carbon fluoride: 10 vol.%, The gas flow rate: 0.15 liter / min, the oxygen concentration: 10 vol.%, The C / CaO molar ratio of the reactant: 1.67. The microwave heating is a reactor having the same capacity as that of the examples described later, except that the reaction tube of the examples described later is made of a microwave permeable ceramic material and installed in an applicator that irradiates microwaves. It is a thing.
As can be seen from the results in FIG. 9, in the case of heating with an electric heater, the maximum temperature of the reactant in the reaction tube is maintained at 800 ° C. throughout, and the decomposition rate is 100% until the cumulative inflow of PFC reaches about 40 g. When the inflow amount was about 55 g, the decomposition rate decreased to 95%. On the other hand, in the case of microwave heating, the decomposition rate starts to decrease when the cumulative inflow amount of PFC is about 20 g, the reactant temperature cannot be maintained at 800 ° C., and then the decomposition rate and the reactant temperature also rapidly decrease. did. That is, when the cumulative inflow of PFC was 29 g, the decomposition rate was 95% and the reactant temperature was 600 ° C., and thereafter both values decreased rapidly, and the decomposition treatment became ineffective. This is because in the case of microwave heating, if the gas to be treated contains oxygen, the reactant (especially carbon) is oxidized, and in microwave heating, the temperature of the reactant cannot be maintained at the intended temperature for a long time. I guess it will be.
[Example 1]
The method of the present invention was carried out using an apparatus of the same principle as that shown in FIG. That is, it penetrates a reaction tube made of austenitic stainless steel (SUS304) having an inner diameter of 28 mm and a length of 1000 mm along the axial center of a tubular furnace (
Perfluoroethane (C 2 F 6 ) is used as the fluorocarbon to be decomposed, and as shown in FIG. 1, oxygen gas is added to the perfluoroethane, and nitrogen gas is used as a carrier in the reaction tube. Introduced. At that time, the flow rate of the gas to be treated was constant at 0.15 liters / minute, and five tests (Nos. 1 to 5) were performed by changing only the amount of oxygen gas added. In any example, the amount of carbon fluoride in the gas to be treated was fixed at 10 vol.%. In any of the examples, the introduction of the gas to be treated was started after energization of the heating element was started and it was confirmed that the temperature of the central part of the reactant was 800 ° C. During the reaction, the energization amount of the tubular furnace was controlled so that the temperature measured by the thermocouple inserted in the central part of the reactant (the highest part of the bulk of the reactant) was maintained at 800 ° C. . This temperature maintained during the reaction is hereinafter referred to as “reactant maximum temperature”.
A part of the exhaust gas discharged from the reaction tube was continuously sampled as shown in FIG. 1 and led to a gas analyzer, and the remainder was discharged outside the system through a fluorine absorption bottle containing a caustic soda solution. The analysis of the exhaust gas was performed for carbon fluoride, other fluorine compounds, O 2 , N 2 , CO 2 and CO contained in the exhaust gas. A gas chromatograph was used for carbon fluoride, O 2 , N 2 , and CO 2 , a CO gas detector tube was used for CO, and an ion chromatograph was used for other fluorine compounds.
The reaction conditions and reaction results for each test (Nos. 1 to 5) are shown in Table 1. In Table 1, the decomposition rate after 30 minutes, the decomposition amount of carbon fluoride, and the CaO consumption rate of the reactants shown in the reaction result column are obtained as follows.
[Decomposition rate after 30 minutes%]
The amount of carbon fluoride remaining in the exhaust gas was measured from the exhaust gas sample after 30 minutes from the start of the reaction, and expressed as a 100-percentage of carbon fluoride in the exhaust gas relative to the fluorocarbon in the gas to be treated. .
[Decomposition amount of carbon fluoride (g)]
This is the amount of carbon fluoride decomposed by the end of the reaction. The end point of the reaction was the time when the decomposition rate decreased to 95%. Actually, the decomposition rate every 30 minutes is obtained from the exhaust gas analysis value every 30 minutes, and the value obtained by multiplying the amount of carbon fluoride flowing in each 30 minutes by the decomposition rate at that time is taken as the decomposition amount for 30 minutes. The integrated value of the decomposition amount from the start of the reaction to the time when the decomposition rate decreased to 95% was taken as the decomposition amount (g) of fluorocarbon.
[CaO consumption rate of reactants%]
It is the percentage of the amount of CaO in the reactant consumed up to the reaction end point. Assuming that the consumption of CaO is caused by the formation of CaF 2 , it is fixed to Ca from the integrated value of the amount of fluorine in the fluorocarbon decomposed by the end of the reaction and the integrated value of the amount of fluorine detected in the exhaust gas. The amount of fluorine added was calculated, and the amount of CaO consumed up to the reaction end point was calculated.
From the results shown in Table 1, when the oxygen concentration in the gas to be treated is No. 1, the decomposition rate after 30 minutes has reached almost 100%, but the decomposition amount of carbon fluoride decomposed by the end point of the reaction Was 13 g. As the oxygen concentration increased as in Nos. 2 to 4, the decomposition rate after 30 minutes similarly reached 100%, and the decomposition amount of carbon fluoride decomposed by the end of the reaction was 31 , 51 and 52 g. When the oxygen concentration is further increased as in No. 5, the amount of carbon fluoride decomposition until the reaction end point slightly decreases. Further, as can be seen in the CO measurement of No. 3 and No. 4, No. 4 with the larger oxygen addition amount has a larger amount of CO in the exhaust gas than that of No. 3.
[Example 2]
The same tests (Nos. 6 to 9) as in Example 1 were performed except that the oxygen concentration in the gas to be treated was kept constant at 5 vol.% And a reactant having a different C / CaO molar ratio was used. The C / CaO molar ratio of the reactant was changed in the amount of char charcoal and slaked lime, and the pellets produced in the same manner as in Example 1 were analyzed to measure the amount of C and CaO in the pellets. It is obtained from the measured value. The test results are also shown in Table 1. From this result, it can be seen that the decomposition amount of perfluoroethane to the reaction end point is influenced by the molar ratio of C / CaO. In this example, it can be seen that the best results are obtained when the molar ratio of C / CaO is about 1.7.
Example 3
The same test as in Example 1 was performed except that perfluoromethane was used instead of perfluoroethane. At that time, the oxygen concentration was changed between 0% (No. 10) and 10% (No. 11). Although the test results are also shown in Table 1, it can be seen that in this example as well, the amount of decomposition up to the reaction end point is significantly increased by the addition of oxygen.
Example 4
The same test as in Example 1 was performed except that trifluoromethane (CHF 3 ) was used instead of perfluoroethane. At that time, the carbon fluoride concentration and the oxygen concentration are both fixed at 5 vol.%, The gas flow rate is 0.12 liter / min, and the reaction agent is C / CaO mole = 1.67. The maximum agent temperature was changed (No. 12-17). The results are shown in Table 1. It can be seen that when the maximum temperature of the reactant is less than 400 ° C, the decomposition rate after 30 minutes is low, whereas when it is 400 ° C or more, a decomposition rate of almost 100% is obtained.
[Comparative example]
Trichloro-trifluoroethane containing chlorine as a constituent was subjected to the same decomposition treatment as in Example 1. The reaction conditions and reaction results are shown in Table 1. In this case, the amount of decomposition was higher in the case where oxygen was not present in the gas to be treated (Comparative Example No. 1), and when oxygen was present (Comparative Example No. 2), the amount of decomposition was rather lowered.
Example 5

Example 6
Perfluoroethane was decomposed under the same reaction conditions as in Test No. 3 of Example 1 except that the reaction temperature was 700 ° C. (Test No. 19). The results of the reaction are shown in Table 1. Although the results were slightly inferior to those of No. 3 at 800 ° C., sufficient decomposition was still performed.

A test similar to Example 4 was performed except that 1,1,1,2 tetrafluoroethane (C 2 H 2 F 4 ) was used instead of trifluoromethane (CHF 3 ) (Test No. 20). . At that time, the maximum temperature of the reactant was set to 350 ° C. The results are shown in Table 1. A decomposition rate close to 100% was obtained even at 350 ° C.
