【発明の属する技術分野】
本発明は、一般には、収差測定装置に係り、特に、マスク上のパターンを感光性の基板に転写する投影光学系等の波面収差を測定する収差測定装置、並びに、それを用いた露光装置に関する。かかる投影光学系は、例えば、半導体ウェハ等の単結晶基板、液晶ディスプレイ(LCD)用のガラス基板などの被処理体を露光する際のリソグラフィー工程で使用される。

【従来の技術】
フォトリソグラフィー(焼き付け)技術を用いて半導体メモリや論理回路などの微細な半導体デバイスを製造する際に、レチクル又はマスク(本出願ではこれらの用語を交換可能に使用する)に描画された回路パターンを投影光学系によってウェハ等に投影して回路パターンを転写する縮小投影露光装置が従来から使用されている。

縮小露光装置では、レチクル上のパターンを所定の倍率(縮小率)で正確にウェハ上に転写することが要求されており、かかる要求に応えるためには、収差を極限に抑えて結像性能に優れた投影光学系を用いることが重要である。特に近年、半導体デバイスの急速な微細化により、通常の結像性能を超えるパターンを転写する場合が多くなってきており、転写パターンは、光学系の収差に対して敏感になってきている。一方で、投影光学系は露光面積を拡大し、開口数(NA)を高くすることが求められており、収差補正を一層困難にしている。

光学系の波面収差を測定するための装置としては、フィゾー型やトワイマングリーン型の干渉計を応用したものが従来から使用されている。以下、図9乃至図11を参照して、フィゾー型の干渉計を用いた波面収差の測定原理について説明する。ここで、図9は、従来の収差測定装置1000を示す概略構成図である。

収差測定装置1000において、光源1100から射出された光は、引き回し光学系1110及びハーフミラー1120で反射した後、コリメータレンズ1130で平行光とされ、TSレンズ1140、被検レンズ1150を通ってRSミラー1160で反射される。RSミラー1160で反射した光は、被検レンズ1150、TSレンズ1140と逆方向に進み、ハーフミラー1120を透過してCCDカメラ1170上に被検光として入射する。

一方、TSレンズ1140の最終面(即ち、フィゾー面)で反射した光も、ハーフミラー1120を透過してCCDカメラ1170上に参照光として入射する。これらの2光束(即ち、被検光及び参照光)の干渉によりCCDカメラ1170上で干渉縞が検出される。また、RSミラー1160は、PZT素子1180により光軸方向にスキャンされ、所謂、フリンジスキャン法によって被検波面の高精度位相検出が可能となっている。これをもとに、ホストコンピューター1200で波面収差を計算している。

さらに、長期的な絶対精度を保証するために、RSミラー1160の形状及びTSレンズ1140(フィゾー面)の形状に代表されるシステムエラーを予め計測して測定値を補正する必要がある。図10は、従来のシステムエラーの測定方法を示すための収差測定装置1000の概略構成図である。従来の収差測定装置1000では、TSレンズ1140とRSミラー1160との間の光路にある被検レンズ1150を取り出し、RSミラー1160及びPZT素子1180を搭載台1190上に配置した図示しないシステムエラー工具に取り付け、TSレンズ1140と対向する位置に配置してシステムエラーの測定を行う。これにより、収差測定装置1000自体が持っているシステムエラーを測定し、定期校正を行っている。

図11は、システムエラー測定時におけるTSレンズ1140及びRSミラー1160の配置を示す概略模式図であり、図11(a)は、TSレンズ1140とRSミラー1160との回転角度が0°の場合、図11(b)は、TSレンズ1140とRSミラー1160との回転角度が180°の場合、図11(c)は、TSレンズ1140とRSミラー1160との配置関係がCat’s Eyeの場合を示している。なお、図11において、光は下側から入射し、▲マークはRSミラー1160がTSレンズ1140に対して回転していることを示している。

従来の収差測定装置1000は、TSレンズ1140とRSミラー1160とを対向させた状態で、図11(a)乃至(c)に示す3つの配置でシステムエラーを測定(定期校正)し、経時変化を見るために定期的に測定を行っていた。

ここで、従来の収差測定装置のシステムエラーを測定する手順について説明する。以下ではフィゾー干渉計を用いた場合について説明するが、他の干渉計(例えば、トワイマングリーン干渉計など)を用いてもよい。

【発明が解決しようとする課題】
しかしながら、システムエラーは温度等の環境の変化及び振動等の外乱などにより変化するため、投影レンズ等の高精度レンズの長期的な波面収差測定の精度を保証することは困難である。

長期的に波面収差測定の精度を保証するには、フィゾー型の干渉計を用いた収差測定装置の場合にはTSレンズのフィゾー面及びRSミラーの形状変化によるシステムエラーの経時変化を定期的に校正する必要がある。そのためには、被検レンズを取り出してRSミラー及びPZT素子をTSレンズと対向する位置に配置しなければならない。このとき、手動で取り外し及び配置を行うため、操作が煩雑及び困難であると共に、RSミラー及びTSレンズへ温度変化などの影響を与えてしまい測定精度の劣化を招く恐れがある。

また、トワイマングリーン型の干渉計を用いた収差測定装置の場合にはコリメータレンズの透過波面の変化及びその他の参照光路及び被検光路の波面特性の変化によるシステムエラーの経時変化を定期的に校正する必要があり、フィゾー型の干渉計を用いた収差測定装置と同様の問題を生じる。

一方、収差測定装置の搭載された露光装置では、収差測定装置の搭載後にはシステムエラーの測定を行うことができない。

そこで、本発明は、煩雑な操作を必要とせずに、被測定体の波面収差測定を容易且つ高精度に行うことができる収差測定装置を提供することを例示的目的とする。

【課題を解決するための手段】
本発明の一側面としての収差測定装置は、光束を用いて被測定体の波面収差を干渉縞として検出する収差測定装置であって、前記被測定体の波面収差を測定する第1の光学系と、前記第1の光学系のシステムエラーを測定する第2の光学系と、前記被測定体、前記第1の光学系及び第2の光学系を収納するチャンバーと、を有し、前記第1の光学系は、前記光束を前記被測定体の物体面上又は像面上に集光させる集光光学系と、前記被測定体の像面上又は物体面上に曲率中心が配置された第1の反射光学系とから構成され、前記第2の光学系は、前記集光光学系と、前記システムエラーの基準となる第2の反射光学系とから構成されることを特徴とする。
本発明の別の側面としての露光装置は、光束を用いてマスクに形成されたパターンを被処理体に露光する露光装置であって、前記パターンを前記被処理体に投影する投影光学系と、前記光束を用いて前記投影光学系の波面収差を干渉縞として検出する収差測定装置であって、前記投影光学系の波面収差を測定する第1の光学系と、前記第1の光学系のシステムエラーを測定する第2の光学系と、前記投影光学系、前記第1の光学系及び前記第2の光学系を収納するチャンバーとを有する収差測定装置と、を有し、前記第1の光学系は、前記光束を前記投影光学系の物体面上又は像面上に集光させる集光光学系と、前記投影光学系の像面上又は物体面上に曲率中心が配置された第1の反射光学系とから構成され、前記第2の光学系は、前記集光光学系と、前記システムエラーの基準となる第2の反射光学系とから構成されることを特徴とする。
本発明の更に別の側面としてのデバイス製造方法は、上述の露光装置を用いて被処理体を露光するステップと、露光された前記被処理体を現像するステップとを有することを特徴とする。

【発明の実施の形態】
以下、添付図面を参照して、本発明の一側面としての収差測定装置100及び収差測定装置100を搭載した露光装置200について説明する。なお、各図において同一の部材については同一の参照番号を付し、重複する説明は省略する。ここで、図1は、本発明の一側面としての収差測定装置100の例示的一形態を示す概略構成図である。

収差測定装置100は、被検光と参照光を重ね合わせによって干渉縞を形成し、かかる干渉縞によって被測定体Tの波面収差を検出する。図1を参照するに、光源110から射出された光束は、引き回し光学系112により干渉計ユニット120へ導光される。干渉計ユニット120の内部においては、集光レンズ121により空間フィルター122上へ、光束が集められる。ここで、空間フィルター122の径は、コリメータレンズ125の開口数(NA)によって決まるエアリーディスク径の1/2程度に設定されている。これにより、空間フィルター122からの射出光は理想球面波となり、ハーフミラー123及びミラー124で反射した後、コリメータレンズ125により平行光に変換されて干渉計ユニット120から射出する。

干渉計ユニット120から射出した平行光は、引き回し光学系131により、被測定体Tの像面WP側に導かれ、XYZステージ132上へと入射する。XYZステージ132に入射した平行光は、X方向、Y方向及びZ方向に反射され、TSレンズ133により被測定体Tの像面WP上へ集光され、被測定体Tを透過後に被測定体Tの物体面RP上に再結像される。

再結像された光は、XYZステージ134上に配置されたRSミラー135により反射され、被測定体T、TSレンズ133、引き回し光学系131をほぼ同一光路で逆行し、再び、干渉計ユニット120へと逆入射する。干渉計ユニット120に逆入射した光は、コリメータレンズ125を通過し、ミラー124で反射された後、ハーフミラー123を透過して空間フィルター126上に集光される。ここで、空間フィルター126は、迷光及び急傾斜波面を遮断するものである。空間フィルター126を通過した光は、結像レンズ127によりCCDカメラ128上に被検光として入射する。

一方、TSレンズ133の最終面である、所謂、フィゾー面で反射した光束は、TSレンズ133、引き回し光学系131を逆行して干渉計ユニット120に逆入射し、同様に、コリメータレンズ125、ミラー124、ハーフミラー123、空間フィルター126を経て、結像レンズ127によりCCDカメラ128上に参照光として入射する。

このようにして、参照光と被検光の干渉により、CCDカメラ128上で干渉縞が検出される。また、RSミラー135は、PZT素子136によって光軸方向にスキャン(走査)され、所謂、フリンジスキャン法により、被検波面の高精度位相検出が可能となっている。これを基に、図示しないホストコンピューターなどで被測定体Tの波面収差を計算する。

また、収差測定装置100は、基準RSミラー140と、移動機構150とを有する。基準RSミラー140は、収差測定装置100のシステムエラーの基準となる基準球面(例えば、RSミラー135の反射面と同じ形状)を有し、TSレンズ132、被測定体T及びRSミラー135と同じチャンバー160に収納されている。基準RSミラー140は、被測定体Tの画角外に配置されている。基準RSミラー140及びRSミラー135は、経時変化しない材料、即ち、温度変化及び振動などの外乱などにより形状がほとんど変化しない、例えば、熱膨張係数の小さいゼロデュアー、石英材などで構成される。

移動機構150は、TSレンズ133を載置し、基準RSミラー140と対向する位置までTSレンズ133を移動させる。換言すれば、移動機構150は、TSレンズ133を被測定体Tの波面収差を測定する位置と、収差測定装置100のシステムエラーを測定する位置とに移動させることができる。移動機構150は、当業界で周知のいかなる構成をも適用することができるので、ここでは詳しい構造及び動作の説明は省略する。例えば、移動機構150は、リニアモーターを利用してTSレンズ133を移動することができる。

TSレンズ133を移動機構150によって基準RSミラー140と対向する位置へ移動させることで、被測定体T、RSミラー135などを取り外すなどの煩雑な操作を必要とせずに、収差測定装置100のシステムエラーの経時変化の測定及び定期校正が容易に可能となる。

収差測定装置100は、基準RSミラー140を被測定体Tの像面WPよりも被測定体T側に配置されているが、配置スペースの問題などにより、基準RSミラー140を配置させる場所が像面WPよりも被測定体Tから離れた位置(即ち、TSレンズ133側)の方が適当である場合には、基準RSミラー140の形状を凸面とすればよい。

本実施形態においては、干渉計ユニット120にフィゾー型干渉計を用いているが、干渉計はフィゾー型干渉計に限るものではなく、例えば、トワイマングリーン型干渉計など、他の干渉計を用いてもよい。

以下、図4を参照して、本発明の一側面である収差測定装置100を搭載した露光装置200について説明する。図4は、本発明の一側面である露光装置200の例示的一形態を示す概略構成図である。露光装置200は、例えば、ステップ・アンド・スキャン方式やステップ・アンド・リピート方式でマスク220に形成された回路パターンをウェハ224に露光する投影露光装置である。かかる露光装置は、サブミクロンやクオーターミクロン以下のリソグラフィー工程に好適であり、以下、本実施形態ではステップ・アンド・スキャン方式の露光装置(「スキャナー」とも呼ばれる)を例に説明する。ここで、「ステップ・アンド・スキャン方式」とは、マスクに対してウェハを連続的にスキャン(走査)してマスクパターンをウェハに露光すると共に、1ショットの露光終了後ウェハをステップ移動して、次の露光領域に移動する露光方法である。「ステップ・アンド・リピート方式」は、ウェハの一括露光ごとにウェハをステップ移動して、次の露光領域に移動する露光方法である。

露光装置200の基本的な構成は、先願である公開特許公報2000年277412号と同様である。図4を参照するに、光源210から射出されたレーザー光は、ビーム整形光学系212により光軸に対して対称なビーム形状に変換され、光路切り替えミラー214に導光される。光路切り替えミラー214は、通常の露光時は光路外に配置される。

ビーム整形光学系212を射出した光束は、インコヒーレント化光学系216へ入射し、可干渉性を低下させた後に照明光学系218を透過し、マスク220を照明する。マスク220を通過してマスクパターンを反映する光は、投影光学系222によってウェハ224が配置されるウェハ面位置224aに結像される。なお、図4においては、露光時を示していないため、ウェハ224はウェハ面位置224aに位置していないが、露光時には、ウェハステージ226によってウェハ面位置224aに移動される。

一方、投影光学系222の波面収差を測定する場合には、光路切り替えミラー214が光路中に配置される。ビーム整形光学系212からの光束は、光路切り替えミラー214により反射され、引き回し光学系232へと導かれ、マスク220の近傍に配置された干渉計ユニット120付近へと導光される。引き回し光学系232から射出した光束は、集光レンズ234により一点に集められる。ここで、集光レンズ234の焦点近傍にはピンホール236が配置されている。

ピンホール236を通過した光束は、コリメータレンズ238により平行光に変換される。ピンホール236の径は、コリメータレンズ238の開口数(NA)によって決まるエアリーディスク径と同程度に設定されている。この結果、ピンホール236から射出した光束は、ほぼ理想的な球面波となっている。コリメータレンズ238からの平行光は、ハーフミラー240により反射され、XYZステージ132に搭載されたTSレンズユニット250へと入射する。TSレンズユニットに入射した光束は、ミラー252で反射され、上述したようにTSレンズ133によって、被検光と参照光に分割され、干渉計ユニット120にて干渉縞を形成する。かかる干渉縞によって投影光学系222の波面収差を求めることができる。

露光装置200には、チャンバー202内のマスク220側の露光領域外(例えば、マスクステージ定盤上)に、基準RSミラー140が配置され、TSレンズ133を移動機構150により基準RSミラー140と対向する位置へ移動させて、上述したように、システムエラーを測定し、定期校正をする。これにより、投影光学系222、RSミラー135などを取り外すなどの煩雑な操作を必要とせずに、システムエラーの経時変化の測定及び定期校正が、露光装置200を組み立てた後でも容易に可能となる。また、投影光学系222の波面収差を高精度に測定することができる。なお、TSレンズ133の移動機構150は、図示しないマスクステージ、又は、図示しないアライメントスコープ用のステージなどと兼用してもよい。

移動機構150のストロークを大きく取れない場合(即ち、TSレンズ133を基準RSミラー140と対向させる位置に移動させることができない場合)には、図5に示すように、露光領域外に配置していた基準RSミラー140を、移動機構150Aにより測定可能位置(即ち、TSレンズ133と対向する位置)に移動させてシステムエラーの測定を行い、定期校正をしてもよい。ここで、図5は、本発明の一側面である露光装置200の例示的一形態を示す概略構成図である。

露光装置200においては、マスク220側から光を入射させているが、ウェハ224側から光を入射させてもよい。かかる場合には、ウェハ224側の測定像高外、例えば、ウェハステージ226近傍の構造体又は投影レンズに基準RSミラー140を配置し、TSレンズ133を基準RSミラー140と対向する位置へ移動させてシステムエラーの測定を行い、定期校正する。また、露光領域外に配置した基準RSミラー140を移動機構150により測定可能位置(即ち、TSレンズ133と対向する位置)に移動させてシステムエラーの測定を行い、定期校正をしてもよい。

なお、マスク220面、ウェハ面位置224aそれぞれより投影光学系222から離れた方向に基準RSミラー140を配置したい場合には、基準RSミラー140を図6に示すような凸面形状を有する基準RSミラー140Aとして配置し、かかる基準RSミラー140A、あるいは、TSレンズ133を移動させ、互いに対向するように配置することによりシステムエラーの測定を行う。ここで、図6は、TSレンズ133と基準RSミラー140Aとの配置を示す概略模式図であり、図6(a)は、TSレンズ133と基準RSミラー140Aとの回転角度が0°の場合、図6(b)は、TSレンズ133と基準RSミラー140Aとの回転角が180°の場合、図6(c)は、TSレンズ133と基準RSミラー140Aとの配置関係がCat’s Eyeの場合を示している。なお、図6において、光は下側から入射し、▲マークは、基準RSミラー140AがTSレンズ133に対して回転していることを示している。
