【発明の属する技術分野】
本発明は、基板処理方法に係り、特に半導体基板の表面に形成した配線用の窪みに銅(Cu)等の金属を埋め込んで配線を形成する基板処理方法に関するものである。

【従来の技術】
近年、半導体ウェハ等の基板上に回路を形成するための配線材料として、アルミニウム又はアルミニウム合金に代えて、電気抵抗率が低くエレクトロマイグレーション耐性が高い銅(Cu)を用いる動きが顕著になっている。この種の銅配線は、基板の表面に設けた微細凹みの内部に銅を埋め込むことによって一般に形成される。この銅配線を形成する方法としては、化学気相成長法(CVD:Chemical Vapor Deposition)、スパッタリング及びめっきといった手法があるが、いずれにしても、基板のほぼ全表面に銅を成膜して、化学機械的研磨(CMP:Chemical Mechanical Polishing)により不要の銅を除去するようにしている。

図1(a)乃至図1(c)は、この種の銅配線基板Wの一製造例を工程順に示すものである。図1(a)に示すように、半導体素子が形成された半導体基材201上の導電層201aの上にSiO2からなる酸化膜や低誘電率誘電体膜などの絶縁膜202が堆積され、リソグラフィ・エッチング技術によりコンタクトホール203と配線用の溝204が形成されている。これらの上にTaN等からなるバリア膜205、更にその上に電解めっきの給電層としてスパッタリングやCVD等によりシード層207が形成されている。

そして、基板Wの表面に銅めっきを施すことで、図1(b)に示すように、半導体基材201のコンタクトホール203及び溝204内に銅を充填するとともに、絶縁膜202上に銅膜206を堆積する。その後、化学機械的研磨(CMP)により、絶縁膜202上の銅膜206、シード層207及びバリア膜205を除去して、コンタクトホール203及び配線用の溝204に充填させた銅膜206の表面と絶縁膜202の表面とをほぼ同一平面にする。これにより、図1(c)に示すように銅膜206からなる配線が形成される。

図2に示すように、例えば、直径d1が0.2μm程度の微細穴208と、線幅d2が100μm程度の幅広トレンチ209とが混在する基板Wの表面に銅めっきを施して銅膜206を形成すると、めっき液や該めっき液に含有される添加剤の働きを最適化したとしても、微細穴208の上ではめっきの成長が促進されて銅膜206が盛り上がる傾向があり、一方、幅広トレンチ209の内部ではレベリング性を高めためっきの成長を行うことができないため、結果として、基板W上に堆積した銅膜206には、微細穴208上の盛り上がり高さaと幅広トレンチ209上の凹み深さbとをプラスした段差(hump)a+bが残る。このため、微細穴208及び幅広トレンチ209の内部に銅を埋込んだ状態で、基板Wの表面を平坦化させるには、銅膜206の膜厚を十分に厚くし、しかもCMPで前記段差a+b分余分に研磨する必要があった。

しかし、めっき膜のCMP工程を考えた時、めっき膜厚を厚くして研磨量を多くすればする程、CMPの加工時間が延びてしまい、これをカバーするためにCMPレートを上げれば、CMP加工時に幅広トレンチでのディッシングが生じるといった問題がある。又、CMP工程では、スラリを用いて研磨を行うため、このスラリとめっき液との相互汚染が問題となる。更に、CMP工程では、弾性を有する研磨パッドを半導体ウェハ等の基板に接触させるので、基板表面の凸部を選択的に除去することが困難となる。

すなわち、これらを解決するには、めっき膜厚を極力薄くし、基板表面に微細穴と幅広トレンチが混在しても、めっき膜の盛り上がりや凹みをなくして、平坦性を上げる必要があるが、例えば硫酸銅めっき浴を使用した電解めっき処理を行った場合、めっき液や添加剤の作用だけで盛り上がりを減らすことと凹みを減らすことを両立することができないのが現状であった。又、積層中のめっき電源を一時逆電解としたり、PRパルス電源とすることで盛り上がりを少なくすることは可能であるが、凹部の解消にはならず、加えて表面の膜質を劣化させることになっていた。

【発明が解決しようとする課題】
本発明は、このような従来技術の問題点に鑑みてなされたもので、基板表面に微細穴と幅広トレンチが混在した場合においても、基板の表面において良好な平坦性を得ることができる基板処理方法を提供することを目的とする。

【課題を解決するための手段】
本発明は、表面に微細穴と幅広トレンチを有する基板に対して、前記幅広トレンチがめっき膜で完全に埋まることなく、前記微細穴の上部にめっき膜の局所的な凸部が形成されるまで第1めっき処理を行い、前記第1めっき処理後の基板表面を洗浄し、前記洗浄後の基板に対して、基板と加工電極との間に液体の存在下で電圧を印加して、前記微細穴上のめっき膜の局所的な凸部を除去する第1電解加工を行い、前記第1電解加工後の基板表面を洗浄し、前記洗浄後の基板に対して、前記幅広トレンチがめっき膜で完全に埋まるまで第2めっき処理を行い、前記第2めっき処理後の基板表面を洗浄し、前記洗浄後の基板に対して、基板と加工電極との間に液体の存在下で電圧を印加して、めっき膜の表面を平坦化する第2電解加工を行うことを特徴とする基板処理方法である。

本発明の好ましい一態様は、前記液体は、純水、超純水、電気伝導度が500μS/cm以下の液体または電解液であることを特徴としている。ここで、純水は、電気伝導度(1atm,25℃換算、以下同じ)が10μS/cm以下の水あり、超純水は、電気伝導度が0.1μS/cm以下の水である。このように、純水や超純水を使用して電解加工を行うことことで、加工面に不純物を残さない清浄な加工を行うことができる。

本発明によれば、基板に対してめっき処理を行った後に、たとえば電気伝導度が500μS/cm以下の液体をめっき後の基板と電極との間に供給して電解加工を行うことにより、めっき処理により形成された基板の凸部(hump)を効果的に除去することができ、基板の平坦性を向上させることができる。すなわち、電気伝導度が500μS/cm以下の液体は、電解が十分にされていないため、電気抵抗値の相違により、加工電極に接触又は近接する基板の凸部にイオン電流が集中し、これらのイオンが基板上の金属膜(凸部)に作用する。したがって、加工電極に接触又は近接した凸部を効果的に除去することができ、基板の平坦性を向上させることができる。特に、純水の場合は電気伝導度が10μS/cm以下であり、超純水の場合は電気伝導度が0.1μS/cm以下であり、良好な電解加工性が得られる。

また、めっき後の基板を洗浄することで、高導電性の液体であるめっき液を基板から完全に除去して純水に置換し、電気伝導度が低い純水又は超純水等の環境下で電解加工(電解研磨)を行うことができる。特に、純水または超純水を用いた電解加工処理を行うことで、基板の表面の凸部のみを高い選択性で除去できる。すなわち、めっき処理と電解加工の間に洗浄工程を設けることで、例えば純水電解加工による凸部除去の効果を確実に得ることができる。そして、再び電解加工後の基板に対してめっき処理を行うことで、めっき処理による過度の凸部(hump)の形成を防止し、基板表面に微細穴と大穴(幅広トレンチ)が混在した場合においても、基板の表面において良好な平坦性を有するめっきによる金属膜を得ることができる。

【発明の実施の形態】
以下、本発明に係る基板処理方法の実施形態について図3乃至図21を参照して詳細に説明する。なお、図3乃至図21において、同一又は相当する構成要素には、同一の符号を付して重複した説明を省略する。

図3は基板処理装置の全体構成を示す平面図である。図3に示すように、基板処理装置は、矩形状のハウジング1内に配置されており、このハウジング1の内部で基板のめっき処理及び電解加工が連続的に行われる。基板処理装置は、内部に複数の基板を収納する一対のロード・アンロードユニット2と、基板を薬液で洗浄する一対のベベルエッチ・薬液洗浄ユニット3と、基板を載置保持するとともに該基板を反転する一対の基板ステージ4と、基板のめっき処理及び電解加工を行う4つの基板処理ユニット5とを備えている。又、ハウジング1内には、ロード・アンロードユニット2、ベベルエッチ・薬液洗浄ユニット3、及び基板ステージ4の間で基板を搬送する第1搬送ロボット6と、基板ステージ4と基板処理ユニット5との間で基板を搬送する第2搬送ロボット7とが配置されている。

基板は表面(素子形成面、処理面)を上に向けてカセットに収納され、ロード・アンロードユニット2上に載置される。そして、第1搬送ロボット6が基板をカセットから取り出し、基板ステージ4上に移送して、この基板を基板ステージ4上に載置する。基板は基板ステージ4の反転機により表面が下に向くように反転され、第2搬送ロボット7に渡される。基板Wは、その表面が第2搬送ロボット7のハンドに触れないよう、基板の外周縁部でハンドに載置保持される。第2搬送ロボット7は基板を基板処理ユニット5の後述するヘッド部41に渡し、この基板処理ユニット5内で基板のめっき処理及び電解加工が行われる。

次に、基板処理装置の内部に設置される基板処理ユニット5を詳細に説明する。図4は基板処理ユニット5の平面図、図5は図4の正断面図、図6は図4の側断面図である。図4及び図5に示すように、基板処理ユニット5は、仕切壁10によって2つの基板処理部、すなわち、基板のめっき処理を行うめっき処理部20と、めっき後の基板を電解加工する電解加工部30とに分割されている。又、これらのめっき処理部20及び電解加工部30はカバー11で覆われて、1つの密閉可能な処理空間8が区画形成されている。図4及び図5に示すように、カバー11の電解加工部30側の側面には基板を搬入出するための開口12が形成されており、この開口12には開閉自在なシャッタ13が設けられている。このシャッタ13はシャッタ開閉用エアシリンダ14に接続されており、このシャッタ開閉用エアシリンダ14の駆動によりシャッタ13が上下に移動して開口12を開閉するようになっている。このように、めっき処置部20及び電解加工部30を内部に収納した基板処理ユニット5の処理空間8をカバー11及びシャッタ13で密閉することにより、めっき処理において発生するミストなどが基板処理ユニット5の処理空間8の外部に飛散することを防止している。

又、図5に示すように、カバー11の上部には、不活性ガス(パージガス)供給ポート15が設けられており、この不活性ガス供給ポート15からN2ガスどの不活性ガス(パージガス)が処理空間8内に供給される。カバー11の底面には円筒状の排気ダクト16が設けられており、この排気ダクト16を介して処理空間8内のガスが外部に排気される。

図4に示すように、めっき処理部20と電解加工部30との間には、処理空間8内に位置して、めっき処理部20においてめっきされた基板を洗浄する洗浄部としてアーム状の洗浄ノズル17が配置されている。この洗浄ノズル17は、図示しない洗浄液供給源に接続され、洗浄ノズル17から基板Wの下面に向けて洗浄液(例えば、純水)が噴射される。この洗浄ノズル17は、回転可能に構成され、必要に応じてめっき処理後及び電解加工後の基板の洗浄を行う。

図4乃至図6に示すように、基板処理ユニット5内には、めっき処理部20と電解加工部30との間を揺動可能な揺動アーム40が設置されており、この揺動アーム40の自由端側には基板を保持するヘッド部41が垂設されている。揺動アーム40を揺動することにより、図4に示すように、めっき処理部20においてめっきを行うめっき位置Pと電解加工部30において電解加工を行う電解加工位置Qとの間でヘッド部41を揺動させることができる。なお、ヘッド部41のめっき位置Pと電解加工位置Qとの間の移動は、上記揺動アーム40の揺動だけでなく、例えばヘッド部41の平行移動によって行うこともできる。

図7は、揺動アーム40及びヘッド部41の要部を示す縦断面図である。図7に示すように、揺動アーム40は、回転可能な中空状の支柱42の上端に固定されており、支柱42の回転に伴って水平方向に揺動する。支柱42の内部には、軸受43によって支持される回転軸44が挿通されており、この回転軸44は支柱42に対して相対的に回転可能となっている。又、この回転軸44の上端には駆動プーリ45が取付けられている。

ヘッド部41は、揺動アーム40に固定的に取付けられ、図7に示すように、揺動アーム40に固定された外筒46と、外筒46を上下に貫通する回転軸47と、下面に基板Wを保持する基板保持部48と、外筒46に対して相対的に上下動可能な可動部材49とから主として構成されている。基板保持部48は回転軸47の下端に連結されている。

回転軸47は軸受50によって支持され、外筒46に対して相対的に回転可能となっている。この回転軸47の上部には従動プーリ51が取付けられており、前記駆動プーリ45と該従動プーリ51との間には、タイミングベルト52が掛け渡されている。これにより、支柱42内の回転軸44の回転に伴って回転軸47が回転し、この回転軸47と一体となって基板保持部48が回転する。

図9は、基板保持部48の平面図である。図8及び図9に示すように、基板保持部48には、6つのチャック機構70が周方向に等間隔に設けられている。このチャック機構70は、図8に示すように、基板保持部48のフランジ部60の上面に取付けられた台座71と、上下動可能なロッド72と、支軸73を中心として回転可能な給電爪部材74とを備えている。ロッド72の上端にはナット75が取付けられており、このナット75と台座71との間には圧縮コイルばね76が介装されている。

図8に示すように、給電爪部材74とロッド72とは水平方向に移動可能なピン77を介して連結されており、ロッド72の上方への移動に伴って給電爪部材74は支軸73を中心として回転し内方に閉じ、ロッド72の下方への移動に伴って給電爪部材74は支軸73を中心として回転し外方に開くような構造となっている。このような構造により、可動部材49(図7参照)を下方に移動させ、押圧ロッド56をナット75に当接させロッド72を下方に押下げると、圧縮コイルばね76の付勢力に抗してロッド72が下方に移動し、これにより給電爪部材74が支軸73を中心として回転して外方に開くようになっている。そして、可動部材49を上方に移動させると、ロッド72が圧縮コイルばね76の弾性力で上昇し、これにより給電爪部材74は支軸73を中心として回転して内方に閉じるようになっている。これら6箇所に設けられたチャック機構70によって、基板Wは、その周縁部が位置決めされた状態で挟持され基板保持部48の下面に保持される。

図10は、基板保持部48の底面図である。図10に示すように、ガイドリング62の下面には、給電爪部材74が取付けられた位置に半径方向に延びる溝62aが形成されている。給電爪部材74が開閉する際には、このガイドリング62の溝62a内を給電爪部材74が移動するようになっている。

図8に示すように、給電爪部材74の半径方向内側の表面には、導電性の給電部材78が取付けられている。この給電部材78は、導電性の通電プレート79に接触するようになっている。通電プレート79はボルト80を介して電気的に電源ケーブル81に接続されており、この電源ケーブル81は電源702(図11参照)に接続されている。給電爪部材74が内方に閉じ、基板Wの周縁部を挟持すると、給電爪部材74の給電部材78が基板Wの周縁部に接触し、基板Wに対して給電を行うようになっている。ここで、給電部材78は、基板W上の加工する金属に対して貴なる金属から形成されていることが好ましい。

図7に示すように、回転軸47の上端には、ロータリージョイント82が設けられており、基板保持部48に設けられたコネクタ83から延びるチューブ84と、装置内の電源702及び真空ポンプ(図示せず)から延びるチューブ85とがロータリージョイント82を介して接続されている。これらのチューブ84,85内には、上述した電源ケーブル81が収容されており、給電爪部材74の給電部材78と装置内の電源702とが電気的に接続されるようになっている。又、チューブ84,85内には、吸着用の空間63に連通する配管も収容されており、真空ポンプの駆動により吸着プレート61の下面に基板Wを吸着できるようになっている。

次に、ヘッド部41の上下方向及び水平方向の移動、揺動、及び回転を行う駆動装置について図5及び図6を参照して説明する。この駆動装置100は、図5及び図6に示すように、カバー11で区画された基板処理ユニット5の処理空間8の外部に配置されている。したがって、駆動装置100からパーティクルなどがめっき処理部20等に混入することが防止され、又、めっき処理において発生するミストなどの影響を低減して、駆動装置100の耐久性を向上することができるようになっている。

駆動装置100は、基板処理ユニット5の枠体に設けられたレール101と、このレール101上に設けられた摺動ベース102と、摺動ベース102に対して上下動可能に取付けられた昇降ベース103とから基本的に構成される。昇降ベース103には、上述した支柱42が回転可能に支持されている。したがって、昇降ベース103がレール101上を摺動することによって、ヘッド部41が水平方向(図4のA方向)に移動するようになっている。又、昇降ベース103には回動モータ104及び揺動モータ105が、摺動ベース102には昇降モータ(図示せず)がそれぞれ設置されている。

昇降ベース103に支持された支柱42の下端には、支柱42と一体に回転する従動プーリ106が取付けられている。この従動プーリ106と揺動モータ105のシャフトに取付けられた駆動プーリ108との間には、タイミングベルト107が掛け渡されている。これによって、揺動モータ105の駆動に伴って支柱42が回転し、支柱42に固定された揺動アーム40が揺動するようになっている。

次に、基板処理ユニット5内のめっき処理部20について説明する。図11は、めっき処理部20の要部を示す縦断面図である。図11に示すように、めっき処理部20には、略円筒状で内部にめっき液を収容するめっき槽120が配置されており、このめっき槽120の内部には堰部材121が設けられている。めっき槽120の内部には、上方に開口するめっき室122が堰部材121によって形成されており、このめっき室122の底部には、電源切換スイッチ700を介して装置内の電源702の陽極に接続されるアノード123が配置されている。なお、このアノード123は、例えば含有量が0.03〜0.05%のリンを含む銅(含リン銅)で構成することが好ましい。これは、めっきの進行に伴ってアノード123の表面にブラックフィルムと呼ばれる黒膜を形成するためであり、このブラックフィルムによりスライムの生成が抑制される。

堰部材121の内周壁には、めっき室122の中心に向かってめっき液を噴出する複数のめっき液噴出口(めっき液供給部)124が周方向に沿って等間隔に配置されている。このめっき液噴出口124は、堰部材121の内部を上下に延びるめっき液供給路125に連通している。このめっき液供給路125はめっき液供給ポンプ126(図6参照)に接続されており、このポンプ126の駆動により所定量のめっき液がめっき液噴出口124からめっき室122内に供給されるようになっている。又、堰部材121の外側には、この堰部材121をオーバーフローしためっき液を排出するめっき液排出路127が設けられており、堰部材121をオーバーフローしためっき液は、めっき液排出路127を介してリザーバ(図示せず)に入るようになっている。

この例では、アノード123の表面を覆うようにイオン交換体(イオン交換膜)128が配置されている。このイオン交換体128は、めっき液噴出口124からの噴流がアノード123の表面に直接当たることを防止するためのものであり、イオン交換体128によってアノード123の表面に形成されたブラックフィルムがめっき液によって巻き上げられて流れ出すことが防止される。

次に、基板処理ユニット5内の電解加工部30について説明する。図12は、電解加工部30の要部を示す縦断面図である。図12に示すように、電解加工部30は、矩形状の電極部130と、電極部130に連結された中空スクロールモータ131とを備えている。この中空スクロールモータ131の駆動により、電極部130が自転を行わない円運動、いわゆるスクロール運動(並進回転運動)を行うようになっている。

電極部130は、B方向(図4参照)に延びる複数の電極部材132と、上方に開口する容器133とを備えており、複数の電極部材132は容器133内に並列に等ピッチで配置されている。各電極部材132は、電源切換スイッチ700を介して装置内の電源702に接続される複数の電極134と、各電極134の表面を一体的に覆うイオン交換体(イオン交換膜)135とを備えている。イオン交換体135は、電極134の両側に配置された保持プレート136により電極134に取付けられている。

このイオン交換体135は、例えば、アニオン交換基又はカチオン交換基を付与した不織布で構成されている。カチオン交換体は、好ましくは強酸性カチオン交換基(スルホン酸基)を担持したものであるが、弱酸性カチオン交換基(カルボキシル基)を担持したものでもよい。又、アニオン交換体は、好ましくは強塩基性アニオン交換基(4級アンモニウム基)を担持したものであるが、弱塩基性アニオン交換基(3級以下のアミノ基)を担持したものでもよい。

ここで、例えば強塩基性アニオン交換基を付与した不織布は、繊維径20〜50μmで空隙率が約90%のポリオレフィン製の不織布に、γ線を照射した後グラフト重合を行ういわゆる放射線グラフト重合法により、グラフト鎖を導入し、次に導入したグラフト鎖をアミノ化して4級アンモニウム基を導入して作製される。導入されるイオン交換基の容量は、導入するグラフト鎖の量により決定される。グラフト重合を行うためには、例えばアクリル酸、スチレン、メタクリル酸グリシジル、更にはスチレンスルホン酸ナトリウム、クロロメチルスチレン等のモノマーを用い、これらのモノマー濃度、反応温度及び反応時間を制御することで、重合するグラフト量を制御することができる。したがって、グラフト重合前の素材の重量に対し、グラフト重合後の重量の比をグラフト率と呼ぶが、このグラフト率は、最大で500%が可能であり、グラフト重合後に導入されるイオン交換基は、最大で5meq/gが可能である。

強酸性カチオン交換基を付与した不織布は、前記強塩基性アニオン交換基を付与する方法と同様に、繊維径20〜50μmで空隙率が約90%のポリオレフィン製の不織布に、γ線を照射した後グラフト重合を行ういわゆる放射線グラフト重合法により、グラフト鎖を導入し、次に導入したグラフト鎖を、例えば加熱した硫酸で処理してスルホン酸基を導入して作製される。又、加熱したリン酸で処理すればリン酸基が導入できる。ここでグラフト率は、最大で500%が可能であり、グラフト重合後に導入されるイオン交換基は、最大で5meq/gが可能である。

なお、より厳密に基板のめっき膜凸部のみを選択的に除去したい場合には、電気伝導度50μS/cm以下に、更に好ましくは2.5μS/cm以下に調整することが好ましい。
