【発明の属する技術分野】
本発明は磁気センサに関し、特に高感度磁気センサである磁気インピーダンスセンサに関する。

【従来の技術】
最近の情報機器や計測・制御機器の急速な発展にともない小型・低コストで高感度・高速応答の磁気センサの要求がますます大きくなっている。たとえば、コンピュータの外部記憶装置のハードディスク装置ではバルクタイプの誘導型磁気ヘッドから薄膜磁気ヘッド、磁気抵抗効果(MR)ヘッドと高性能化が進んできており、モーターの回転センサであるロータリーエンコーダではマグネットリングの磁極数が多くなり従来用いられている磁気抵抗効果(MR)センサに変わり微弱な表面磁束を感度良く検出できる磁気センサが必要となってきている。また、非破壊検査や紙幣検査に用いることができる高感度センサの需要も大きくなっている。さらに小型軽量の自動車用方位センサ、高精細カラーテレビやパーソナルコンピュータの表示管のアクティブ磁気シールド用センサなどの需要も高くなっている。

現在用いられている代表的な磁気検出素子として誘導型再生磁気ヘッド、磁気抵抗効果(MR)素子、フラックスゲートセンサ、ホール素子等がある。また、最近、アモルファスワイヤの磁気インピーダンス効果(特開平6−176930号公報、特開平7−181239号公報、特開平7−333305号公報参照)や磁性薄膜の磁気インピーダンス効果(特開平8−75835号公報、日本応用磁気学会誌vol.20,553(1996)参照)を利用した高感度の磁気センサが提案されている。

誘導型再生磁気ヘッドはコイル巻線が必要であるため磁気ヘッド自体が大型化し、また、小型化すると磁気ヘッドと媒体の相対速度が低下して検出感度が著しく低下するという問題がある。これに対して、強磁性膜による磁気抵抗効果(MR)素子が用いられるようになってきた。MR素子は磁束の時間変化ではなく磁束そのものを検出するものであり、これにより磁気ヘッドの小型化が進められてきた。しかし、現在のMR素子の電気抵抗の変化率は約2%であり、また、スピンバルブ素子を用いたMR素子でさえ電気抵抗の変化率が最大6%以下と小さく、また数%の抵抗変化を得るのに必要な外部磁界は1600A/m以上と大きい。従って磁気抵抗感度は0.001%(A/m)以下の低感度である。また、最近、磁気抵抗変化率が数10%を示す人工格子による巨大磁気抵抗効果(GMR)が見いだされてきた。しかし数10%の抵抗変化を得るためには数万A/mの外部磁界が必要であり、磁気センサとしての実用化はされていない。

従来の高感度磁気センサであるフラックスゲートセンサはパーマロイ等の高透磁率磁心の対称なB−H特性が外部磁界によって変化することを利用して磁気の測定を行うものであり、高分解能と±1°の高指向性を持つ。しかし、検出感度をあげるために反磁界の少ない大型の磁心を必要としセンサ全体の寸法を小さくすることが難しく、また、消費電力が大きいという問題点を持つ。

ホール素子を用いた磁界センサは電流の流れる面に垂直に磁界を印加すると、電流と印加磁界の両方向に対して垂直な方向に磁界が生じてホール素子に起電力が誘起される現象を利用したセンサである。ホール素子はコスト的には有利であるが磁界検出感度が低く、また、SiやGaAsなどの半導体で構成されるため温度変化に対して半導体内の格子の熱振動による散乱によって電子、または正孔の移動度が変化するため磁界感度の温度特性が悪いという欠点を持つ。

特開平6−176930号公報、特開平7−181239号公報、特開平7−333305号公報に記載されているように、磁気インピーダンス素子が提案され大幅な磁界感度の向上を実現している。この磁気インピーダンス素子は時間的に急激に変化する電流を磁性線に印加することによって生じる表皮効果を利用した円周磁束の時間変化に対する電圧のみを外部印加磁界による変化として検出することを基本原理としている磁気インピーダンス素子である。磁性線としてFeCoSiB等の零磁歪の直径30μm程度のアモルファスワイヤ(線引後、張力アニールしたワイヤ)が用いられており、長さ1mm程度の微小寸法のワイヤでも1MHz程度の高周波電流を通電するとワイヤの電圧の振幅がMR素子の100倍以上である約0.1%(A/m)の高感度で変化する。

【発明が解決しようとする課題】
磁気センサとして、小型で低コスト、かつ、検出磁界に対する出力の直線性、温度特性に優れた高感度磁気センサが求められており、アモルファスワイヤの磁気インピーダンス効果を利用した磁気センサは高感度の磁界検出特性を示す。また、特開平6−176930号公報、特開平6−347489号公報に示されるものにおいてはバイアス磁界を加えることによりインピーダンス変化の印加磁界依存性の直線性が改善されること、およびアモルファスワイヤに負帰還コイルを巻き、アモルファスワイヤの両端の電圧に比例した電流をコイルに通電し負帰還を施すことにより、直線性の優れた磁気センサを提供できることが示されている。

しかしながら特開平6−176930号公報には発振回路や検波回路を含む駆動回路にはふれておらず、また、特開平6−347489号公報では発振回路として一対のスイッチングトランジスタを用いたマルチバイブレータとローパスフィルタの組み合わせを提案している。また、電気学会論文誌1996年12月号に掲載されている論文“C−MOSマルチバイブレータ発振形アモルファスワイヤMIマイクロ磁界センサ”によると低消費電力化のためにC−MOSでは、磁気インピーダンス素子がインダクタンス成分であることから抵抗と微分回路を構成し、実際に磁気インピーダンスに供給される高周波電流はトランジスタ及びC−MOSマルチバイブレータにより発生されたパルス波の微分波形となり、パルス波より高い周波数となる。この微分波形の周波数は磁気インピーダンス素子の抵抗成分とインダクタンス成分により決まるため磁気インピーダンス素子の磁気インピーダンスが最も大きな変化率を示す適正周波数に設定することが難しくなる。

高周波電流を発生させる回路を直接、磁気インピーダンス素子に接続すると磁気インピーダンス素子のインピーダンスが小さいため、極端に振幅が小さくなり、磁気−インピーダンス変化を十分に引き出せない。

特開平8−75835号公報に記載されているものでは磁気薄膜を用いた磁気インピーダンス素子を提案し、素子の小型化をはかっているが、発振回路としてスイッチングトランジスタを用いたマルチバイブレータであり、磁気−インピーダンス変化を最大に引き出すことは難しい。
本発明は上記事情を鑑みてなされたものであり、小型で低コスト、かつ、検出磁界に対する出力の直線性、温度特性に優れた高感度磁気センサ、および、その駆動回路を提供することである。

【課題を解決するための手段】
上記のごとき本発明の目的を達成するために、本願の請求項1に係る発明では、導電性を有する磁気コアの周囲に絶縁体を介して負帰還コイルとバイアスコイルを巻回した薄膜磁気インピーダンス素子を用いた磁気センサにおいて、該磁気コアの両端に高周波電流を印加する発振回路と、該発振回路と該薄膜磁気インピーダンス素子の磁気コアとの間に設けられ、発振回路の出力インピーダンスと薄膜磁気インピーダンス素子の入力インピーダンスのミスマッチを調整するバッファ回路と、該磁気インピーダンス素子に印加された外部磁界に応じて変化する高周波電流の変化量から外部磁界の磁気変化量を検出する検波回路と、磁気インピーダンス素子のヒステリシスが解消されるように、前記バイアスコイルにパルスを印加するヒステリシスキャンセル回路と、を具備することを特徴とする磁気センサを提供する。
本願の請求項2に係る発明では、請求項1に係る発明において、上記発振回路はC−MOSと発振子、およびローパスフィルタから構成される正弦波発生器であることを特徴とする磁気センサを提供する。
本願の請求項3に係る発明では、請求項1に係る発明において、上記発振回路はトランジスタと発振子から構成されるカスコード型コルピッツ発振器で構成される発振器であることを特徴とする磁気センサを提供する。
本願の請求項4に係る発明では、請求項1に係る発明において、上記バッファ回路は単電源で動作するプッシュブル回路から構成されるインピーダンス変換回路であることを特徴とする磁気センサを提供する。
本願の請求項5に係る発明では、請求項1に係る発明において、上記検波回路は検波ダイオードに一定電流を流し、正の半波整流回路と平滑回路で検波した信号と負の半波整流回路と平滑回路の検波した信号による差信号検出を有することを特徴とする磁気センサを提供する。
本願の請求項6に係る発明では、請求項1に係る発明において、前記ヒステリシスキャンセル回路は、前記バイアスコイルにパルスを印加することより前記薄膜磁気インピーダンス素子の動作点を移動させることを特徴とする磁気センサを提供する。

【発明の実施の形態】
以下、本発明による各実施の形態を図面を参照して説明する。
図1は、本発明に係る磁気インピーダンス(MI)素子を用いた薄膜MIセンサの構造を模式的に示した正面図、図2は図1のA−B線に沿って切断した断面図であり、図3は図1のC−D線に沿って切断した断面図である。実際の薄膜MIセンサ全体は薄膜セラミックス板、ガラス板のような板状体の上に形成されているが、図1ではこれを省略して示している。図1、図2及び図3において、1は平面形状が長方形の薄板状に形成された薄膜磁気コアとしてのMIセンサ板である。このMIセンサ板としての薄膜磁気コアの形状は、幅20μm、厚さ5μm、長さ500μmである。該MIセンサ板1の周囲には、絶縁物層2、3を介して、バイアスコイル4と負帰還コイル5が同一方向に且つ交互に巻回されている。図には正確に示してはいないが、これらコイルの巻数は、それぞれ20ターンである。バイアスコイル4の両端には、バイアスコイル端子6、7が接続され、負帰還コイル5の両端には、負帰還コイル端子8、9が接続されている。MIセンサ板1の両端には、MIセンサ端子10、11が接続されている。これら端子はAu金属薄膜から成り、先端の巾広部は、外部配線用のパッドとなる。なお、12は、MIセンサ全体を覆う絶縁保護膜である。

次に、作成した薄膜MIセンサの特性について述べる。ここで薄膜磁気コアの寸法は幅20μm、厚さ5μm、長さ500μmであり、バイアス用、負帰還用コイルは同一面上に交互に巻き回されており、その巻き数はそれぞれ20ターンである。バイアス用、負帰還用コイルを同一面上に交互に薄膜磁気コアに巻き回す構造により磁気コアの各部位に均等にバイアス磁界、および負帰還磁界を加えることができ磁気センサとしての感度特性が向上する。

図4は薄膜磁気コアをNiFeめっきで作製したときの薄膜磁気センサにセンサの長さ方向に0および720A/mの磁界(Hex)を印加したときのセンサ両端電極E(E=Z*I)の通電電流周波数特性である。Hex=0のときとHex=720A/mのときのEの差 E/E(%)を図11で示してあり、通電電流の周波数は20MHz付近で最大であった。図5は通電電流周波数を20MHzとしたときのインピーダンスの変化率の印加磁界(Hex)依存性を示したものである。印加磁界を大きくしていくとインピーダンスの変化率 Z/ZOは大きくなり、素子の異方性磁界Hkのところで Z/ZOは最大となり、さらにHex>Hkでは Z/ZOは小さくなっていく。また、単位印加磁界あたりのインピーダンスの変化量(磁界感度)はHex=400A/m前後で最大となり0.08%(A/m)の磁界感度を示した。

図6は本発明の磁気センサの回路構成を示すブロック図である。本発明に係る磁気センサは発振回路30、薄膜磁気インピーダンス素子32と発振回路30とのインピーダンスマッチングをとるためのバッファ回路31、負帰還コイル33およびバイアスコイル34を持つ磁気インピーダンス素子32、整流回路35、平滑回路を含むローパスフィルタ36、差動回路37からなる検波回路38、増幅回路39、負帰還抵抗40及び、ヒステリシスキャンセル回路41から成る。

図7は磁気インピーダンス素子32に高周波の正弦波電流を通電するための発振回路30の具体的な回路図である。この発振回路30は、水晶発振子又はセラミック発振子などからなる発振子42によるC−MOS発振回路を用いた発振部43であり、周波数が発振子42によって決まるため、周波数安定度が高く、振幅が安定している(振幅=Vcc)低消費型の発振回路である。C−MOS発振出力後にローパスフィルタ44を通過させる為、図8に示すような安定した正弦波が得られ、磁気−インピーダンス効果が最大に得られる周波数に設定できる。ローパスフィルタ44は安価なLCフィルタを使用した。また、チェビシェフ型ローパスフィルタで示したが、バタワース型ローパスフィルタでも良い。

図9はC−MOS発振回路のみからなる発振部43の出力を磁気インピーダンス素子32に高周波を通電する回路である。この回路は、前記電気学会論文誌1996年12月号に掲載されている論文“C−MOSマルチバイブレータ発振形アモルファスワイヤMIマイクロ磁界センサ”に示される回路とC−MOS発振形態(RC発振)が異なるが、図10と同じパルス波が生じる。パルス波による高周波通電の欠点は図9のように磁気インピーダンス素子32がインダクタンス分に相当するため、抵抗(R10)とのハイパスフィルタを形成する。そのため、パルス波Vcが微分波形Vmになり(図10)、高周波通電周波数が高域に移行する。図4を基に周波数とインピーダンス素子による変化率を求め、これを図11に示す。図11の薄膜磁気インピーダンス素子による周波数特性を例にとると磁気−インピーダンス特性が最大になる周波数は20MHz(50ns)である。

この周波数パルスを薄膜磁気インピーダンス素子に印加して高周波通電を行う。薄膜磁気インピーダンス素子に印加した高周波通電パルス波は図10のような微分波形で出力され、周波数が200MHz(5ns)に移行する。薄膜磁気インピーダンスセンサによる200MHzにおける磁気−インピーダンス変化率は図11のグラフよりほとんど変化しないことがわかる。この問題点の解決方法として上記で図7で示した回路のように高周波通電のパルス波をローパスフィルタに通して高周波成分を排除して正弦波を作り出すことで解決できる。

図12はエミッタ接地で構成されたコルピッツ発振回路とベース接地で構成された増幅器をカスコード接続した回路である。この回路の利点はミラー効果の影響を排除できるため、発振部に対する負荷変動の影響を極力抑え、安定した発振が供給できる。また、周波数特性も改善できる利点もある。

図13にバッファ回路31の詳細を示す。バッファ回路31は磁気インピーダンス素子32と高周波通電させる発振回路30の出力を損失させることなく、磁気インピーダンス素子32に供給する回路である。たとえば、薄膜磁気インピーダンス素子では20MHzにおけるインピーダンスが5Ωである。R10を10Ωにすると負荷が15Ωになる。これをバッファ回路31なしで発振部43と接続させると負荷が大きいため、薄膜磁気インピーダンスに出力する電圧が数十mVP−Pになり、図15において詳細に示された整流回路35においてダイオードD3の順方向電圧(200mV程度)より、低くなり、検出できなくなる。

それを解決するため磁気インピーダンス素子32と発振回路30の間にバッファ回路31を挿入する。バッファ回路31の入力段のトランジスタはエミッタフォロワ、出力段のトランジスタはダーリントン接続(Tr4とTr6,Tr3とTr5)によるプッシュブル回路を構成しており、トランジスタの出力インピーダンスを数Ω以下にしている。そしてR8,R9を1Ω以下にすれば、バッファ回路31の出力インピーダンスは負荷のインピーダンスと比較して無視できる程度になり、発振回路30による高周波通電出力を損失なく供給できる。

また、バッファ回路31のダイオードD1,D2はトランジスタの温度特性の補正用である。図13において温度によるトランジスタのベース−エミッタ電圧変化を VBEとする。バッファ回路においてダイオードD1,D2を挿入しない場合、図13に示す式(1)、(2)により、 VBE分だけトランジスタの電圧が変化することがわかる。一般に VBEは−2.2mV/℃で変化するため、図14のように温度が高くなるにつれてトランジスタのコレクタ電流Icが流れるようになり、最終的にはなだれ現象が生じ、トランジスタを破損する。

この解決方法としてTr2(Tr1)とTr4(Tr3)の間にトランジスタと温度変化が同じダイオードを挿入し、温度による電圧変化をキャンセルすることができる。それが図13に示す式(3)、(4)である。これより、温度特性の良い、バッファ回路に仕上がった。また、抵抗R1とR2でバイアス電圧を浮かせることで単電源で動作可能となる。

図15は磁気インピーダンス素子32の高周波通電出力をDC電圧に変換する回路である。磁気インピーダンス素子32から出力された信号は検波ダイオードD3、D4を通って整流され、平滑化される。ただし、検波ダイオードに一定電流を流しているため、平滑コンデンサC11がない場合の波形は、図16に示すように、−Ve’のような波形となり、ダイオード電圧Vd分だけシフトする。C11を加えることで+Ve波形となり、負側が検出される。同様に正の検波側ではC10がない場合、−Vd分だけシフトした+Ve’のような波形となる。C10で平滑することで−Ve波形となり、正側が検出される。

正負に検出された波形はオペアンプ45で差動検出し、増幅される。
ところで、検波ダイオードD3,D4に一定電流を流すことで検波電圧が大いに向上した。通常、図17のように検波ダイオードは抵抗を通してGNDに接地される。このときのオペアンプの出力をグラフにすると図18(b)のように2次曲線を示す。この曲線はダイオードの順方向電圧特性による影響であり、これを排除するため、検波ダイオードに一定電流を流した(図15)。この特性は図18(a)となり、入力電圧が小さいときでも一定の割合で検出でき、入力電圧の1.2倍の変化を示した。検波ダイオードをGNDに接地した場合では入力電圧を600mVP−Pから800mVP−Pと200mV変化させた場合、150mVの変化量しか得られず、入力電圧に対して、0.75倍しか検出できない。つまり、検波ダイオードに一定電流を流すことで検出感度は高くなった。また、GNDからダイオードを浮かせることで正側のみで検波可能となり、オペアンプ電源を単電源で動作可能となった。

磁気インピーダンス素子の外部磁界による変化量の傾きは図5で示すように400A/mで最大となる。従って使用時は図19のように磁気ーインピーダンス特性で最大に変化する箇所に動作点を移動させる。そのため、バイアスコイルに一定電流を流すことで磁界を発生させ、動作点を移動させる。

磁気インピーダンス素子にヒステリシスがある場合、外部磁界の大きさによって動作点の傾きが変わってしまい、安定した検出ができない。それを図19で説明すると磁気インピーダンス素子が動作点の使用範囲(傾きa)内で使用している場合は検出電圧が大きく移動することはないが、大きい負の外部磁界が入った場合、ヒステリシスの影響により、傾きbで磁気を検出することになり、検出電圧が大きく変わってしまう。

これを排除するため、図20のようにバイアスコイルに動作点を移動させるための電圧Va上にパルスを印加する。パルスを印加する事で図19、21のようにヒステリシスがないリセット点まで移動させ、瞬間的にヒステリシスを排除する。また、パルスを作り出す方法として、図22に示すように、発振ICを用いて一定周期で、一定幅のパルスを作り出しトランジスタTrで磁気インピーダンス素子のバイアスコイルに印加させる。これはトランジスタによる無安定マルチバイブレータでもCMOSによるC、R発振でも可能である。実際に薄膜磁気インピーダンス素子を用いた磁気−インピーダンス特性を図23,24に示す。図23はバイアスコイルに電流を流し、動作点を移動させ、外部磁界を印加したときのインピーダンス特性である。バイアスコイルにパルス幅400ns、15mAのパルスを加えると図24のグラフに示す通り、ヒステリシスがほぼ、解消されていることがわかる。

図25は本発明より提案された駆動回路を用い、バイアスコイル、及び、負帰還コイルを持つ薄膜磁気インピーダンス素子を用いて作成したリニア磁気センサの一例である。磁気センサとして用いるときは最大感度のところに動作点を持ってくることによりセンサ感度を向上することができる。このため、バイアスコイルに電流を流すことによりバイアス磁界を加え動作点を変えることができ、320A/mのバイアス磁界を薄膜コイルを用いて磁気コアに印加することにより磁界0A/mのところに磁界感度が最大になるようにした。

一方、バイアスコイルを用いて印加磁界0A/mに最大感度を持ってくるように動作点を移動した場合、磁界に対するインピーダンスの変化(出力の変化)の直線性はあまり良くない。この直線性を改善する方法として出力信号をフィードバックし負帰還コイルを用いて磁界に対する出力の非直線性を補正するだけの磁界を薄膜磁気コアに負帰還磁界として加えることにより出力信号を補正し直線性を得る方法がとられる。また、負帰還によってある程度ヒステリシスは改善できるが完全になくす方法として上記で記したようにヒステリシスレスパルスを印加してヒステリシスを排除する。

図25に示されるリニア磁界MIセンサの電子回路図により、動作点を最大感度の点に移動し、出力信号をフィードバックし、薄膜コアに負帰還磁界を加え、ヒステリシスを排除することで感度特性の直線性を高めている。ヒステリシスパルスを印加することで出力が不安定になると考えられるが、パルス幅、パルス振幅をオペアンプの周波数特性以上に設定することでローパスフィルターとなり、ヒステリシスパルスの影響を受けない。また、出力にヒステリシスパルスを印加したとき出力されないようにトランジスタ等でスイッチングし、積分回路を通して出力する方法もある。
図26は図25に示す回路を用いてバイアスコイル磁界320A/m、負帰還率40%の負帰還をかけたときの磁気センサの印加磁界に対する出力電圧の関係を示したものである。ここで通電電流の周波数は50MHzである。図26に示すように±80A/mの測定磁界内で優れた直線性を示した。これらの結果はリニア磁界センサとして良好な特性である。

以上、本発明を上述の実施の形態により説明したが、本発明の主旨の範囲内で種々の変形や応用が可能であり、これらの変形や応用を本発明の範囲から排除するものではない。

【発明の効果】
以上詳細に説明したように、本願の請求項1に係る発明では、磁気インピーダンス素子に印加する高周波通電電流を安定的に供給できる回路を簡単に構成できる。また、複合素子としての磁気センサを供給でき、正弦波を磁気インピーダンス素子に入力できることで特性を最大限に引き出すことが可能となる。そして、発振器と磁気インピーダンスセンサの間にバッファ回路を設けることにより、磁気インピーダンスセンサのインピーダンスの影響を排除でき、発振器の出力を損失なく、供給できる。検出回路においては整流回路と平滑回路を用い、検波ダイオードに一定電流を流すことにより、入力振幅が小さい場合でも磁気インピーダンス素子の出力をDC信号に高感度で変換できる。また、それを差動回路で検出することで磁気インピーダンスセンサの変化量を正側だけでなく負側からも変検できる。また請求項6に係る発明共々、磁気インピーダンス素子のヒステリシスを排除するため、ヒステリシスレス回路を追加することで安定した磁気検出が可能となる。これらすべての回路を単電源で動作させることにより、負電源がいらなくなるメリットもある。

また、請求項2又は請求項3に係る発明では、請求項1に係る発明の効果に加えて、安定性が高い発振器を用いているので、高精度の磁気検知を行うことが出来る。
請求項4に係る発明では、請求項1に係る発明の効果に加えて、温度特性の良いインピーダンス変換を行うことが出来、安定した高精度の磁気検知を行うことが出来る。
請求項5に係る発明では、請求項1に係る発明の効果に加えて、正負の検波信号による差信号を用いているので、高感度の磁気検知を行うことが出来る。
総体的に、本願発明は、小型で低コスト、かつ、検出磁界に対する出力の直線性、温度特性に優れた高感度磁気センサおよびその駆動回路を提供できる。
