Description
【0001】
【0014】

BACKGROUND OF THE INVENTION
The present invention mainly relates to cream solder used when electronic components are mounted on a printed circuit board and a flux suitable for the cream solder.
[0002]
[Prior art]
When the electronic component is mounted on the printed circuit board, soldering is performed. For the soldering, cream solder made of flux and powder solder is often used. The cream solder is printed on a printed circuit board, on which electronic components are mounted and heat bonded. This is called reflow soldering. Such cream solder is a mixture of flux and powder solder. The flux is composed of a resin, an activator, a solvent, and the like, and further includes a viscosity modifier in order to improve printability, and is a viscous liquid.
[0003]
The characteristics that cream solder should have are: (1) stable quality when stored for a long time, (2) no odor when handling, and no discomfort to workers, (3) screen Or, use a stencil to print continuously and smoothly for a long time, (4) When an electronic component is mounted on the printed cream solder, the electronic component can be held for a long time, (5) Mount the electronic component After soldering, solder balls are not generated when heated and soldered in a reflow oven. (6) After soldering, the soldering residue is not corrosive and has excellent electrical insulation. Can be mentioned.
[0004]
In order to satisfy these characteristics, it is necessary to appropriately select components constituting the flux. In particular, the selection of the solvent is important, and depending on the selection, the above-mentioned characteristics are deteriorated. Conventionally used solvents include glycol ethers (for example, triethylene glycol monomethyl ether, diethylene glycol monomethyl ether, diethylene glycol monobutyl ether, diethylene glycol monohexyl ether, diethylene glycol monophenyl ether, ethylene glycol monohexyl ether, ethylene glycol monophenyl). Ether) or polyhydric alcohols (for example, dipropylene glycol, butanediol, hexanediol, 2-ethyl-1,3-hexanediol), alcohols (for example, benzyl alcohol, α-terpineol), and the like. However, when these glycol ethers or polyhydric alcohols are used as components of the flux, the cream quality changes after storage of the cream solder for a long time, or the viscosity increases during printing, resulting in smooth printing. It may become impossible. Many of these solvents are hygroscopic, and it is considered that the cause of change with time is the hygroscopicity of the solvent. In addition, alcohols such as α-terpineol have a strong odor and are often not preferred by workers.
[0005]
[Problems to be solved by the invention]
The object of the present invention is to provide a cream solder which has solved the above-mentioned drawbacks. More specifically, the object is to provide a cream solder that has no quality change during storage or printing, can hold the mounted electronic component for a long time, does not generate solder balls during reflow, and has a low odor.
[0006]
[Means for Solving the Problems]
The inventors of the present invention have found that the above-mentioned characteristics can be satisfied by including 2-terpinyloxyethanol and / or 2-dihydroterpinyloxyethanol in the cream solder flux. .
That is, the first of the present invention is a flux containing 2-terpinyloxyethanol and / or 2-dihydroterpinyloxyethanol, and the second of the present invention is characterized by comprising the flux and powder solder. Cream solder.
[0007]
2-Turpinyloxyethanol is a terpene ether derived from gum turpentine oil and ethylene glycol, and is used as a high-boiling solvent having almost no odor, for example, as a perfume retaining agent. The chemical name is 2- (1-methyl-1- (4-methyl-3-cyclohexen-1-yl) ethyl) -ethanol. The structural formula is as follows.
[0008]
[Chemical 1]
[0009]
Further, 2-dihydroterpinyloxyethanol is a terpene ether derived from gum turpentine oil and ethylene glycol, and is used as a high-boiling solvent having almost no odor, for example, as a perfume retaining agent. The chemical name is 2- (1-methyl-1- (4-methyl-3-cyclohexan-1-yl) ethyl) -ethanol. The structural formula is as follows.
[0010]
[Chemical formula 2]
[0011]
The solvent of the present invention is characterized by low hygroscopicity, low viscosity, affinity with various organic solvents, and strong dissolving power. Therefore, the cream solder containing these solvents overcomes the drawbacks of the conventional cream solder and has the following desirable characteristics.
(1) No deterioration even when stored at room temperature for a long time.
(2) The odor is not strong.
(3) Long-term continuous printing is possible.
(4) Hold the mounted electronic component for a long time.
(5) No solder balls are generated during reflow.
[0012]
In addition to the solvent described above, the flux constituting the cream of the present invention includes a base resin (eg, polymerized rosin, hydrogenated rosin, disproportionated rosin, other synthetic resins), an activator (eg, nitrogen-containing base halogen Hydrate, organic acid, organic acid salt, amino acid), viscosity modifier (eg hydrogenated castor oil, acid amides), and other stabilizers (eg BHT, 1,2,3-benzotriazole) It is prepared by mixing. In addition to the solvent component of the present invention, other known solvents can be added to and mixed with the flux. Such solvents include triethylene glycol monomethyl ether, diethylene glycol monomethyl ether, diethylene glycol monobutyl ether, diethylene glycol monohexyl ether, diethylene glycol monophenyl ether, ethylene glycol monohexyl ether, ethylene glycol monophenyl ether, dipropylene glycol, butanediol, Examples include hexanediol, 2-ethyl-1,3-hexanediol, benzyl alcohol, α-terpineol, and diisobutyl adipate.
[0013]
Although the compounding quantity of the solvent in the cream solder of this invention is not specifically limited, Usually, it is about 2 to 80 weight% with respect to the total weight of the flux of cream solder, Preferably it is 20 to 65 weight%. The cream solder of the present invention can be obtained by kneading and blending the above flux and powder solder by a conventional method. The amount of flux is usually 6 to 20% by weight, preferably 8 to 12% by weight, based on the total amount of cream solder.
[0014]
【Example】

[0017]
[Table 2]
[0018]
As shown in Table 2, it can be seen that the cream solders of Examples 1 to 4 of the present invention are excellent in each characteristic. On the other hand, in Comparative Examples 1 and 2, each characteristic is slightly inferior.
[0019]
【The invention's effect】
The cream solder of the present invention is excellent in storage stability, continuous printability, and adhesion retention, has few solder balls, and has almost no odor, so it is very easy to handle in electronic surface mounting and has high productivity. Is what it brings.
