【発明の属する技術分野】
本発明は、大口径半導体基板、大型液晶ディスプレイ用ガラス基板等に、プラズマを用いたエッチング、アッシング、CVD(化学蒸着)等の処理を施すための利用に好適なマイクロ波プラズマ処理装置に関する。

【従来の技術】
LSI(大規模集積回路)、LCD(液晶ディスプレイ)などを製造するプロセスにおいて、反応ガスに外部からエネルギーを与えた際に発生するプラズマが、広く用いられている。特に、プラズマを用いたドライエッチング技術は、これらのプロセスにおいて、不可欠の基本技術となっている。

一般に、プラズマを発生させるための励起手段としては、2.45GHzのマイクロ波を用いる場合と、13.56MHzのRF(高周波:Radio Frequency)を用いる場合とが知られている。マイクロ波を用いる場合には、RFを用いる場合に比べて、高密度のプラズマが得られるとともに、プラズマを発生させるのに電極を必要としないため、電極からのコンタミネーションを防ぐことができるなどの利点がある。

しかしながら、マイクロ波を用いた従来のプラズマ処理装置では、プラズマ領域面積が広く、かつプラズマ密度が均一になるようにプラズマを発生させることが困難であった。したがって、大口径の半導体基板(半導体ウェハ)、または、大型のLCD用ガラス基板の処理等において、マイクロ波を用いたドライエッチング処理を採用するのは困難であった。

この点に関し、大面積に均一にマイクロ波プラズマを発生させることが可能なプラズマ処理装置として、表面波電界励起プラズマを利用する方式が提案されており、例えば、特開昭62-5600号公報、特開昭62-99481号公報において開示されている。このプラズマ処理装置は、処理容器の上部壁をマイクロ波の透過が可能な耐熱性板で封止し、その上方にはマイクロ波導波管に接続された誘電体線路を配置している。そして誘電体線路の表面から漏れ出た表面波電界により、プラズマが発生する。

図7は前者のプラズマ処理装置の側断面図であり、図8は図7に示したプラズマ処理装置の平面図である。この従来装置150では、金属製導体により構成された処理容器81の上部に、封止板84が設けられ、これらによって処理室82は気密状態に封止されている。更に処理容器81には、処理容器81及び封止板84の上部を覆うカバー部材90が連結されており、カバー部材90とマイクロ波発振器70との間には、導波管71が連結されている。そして、カバー部材90内の天井部分には、封止板84との間にエアギャップ93を確保しつつ、誘電体線路91が取り付けられている。この誘電体線路91は、導波管71の幅から処理容器81を覆う程度の幅まで広がるテーパ部91aを有する平面視略5角形に形成されている。

処理容器81内には封止板84とは対向する位置に、試料基板Wを載置するための試料台83が配設されており、これにはマッチング回路86を介してRFバイアス回路87が接続されている。また処理容器81の下部壁には図示しない排気装置に接続される排気口88が形成され、処理容器81の一側壁には所要の反応ガスを供給するためのガス供給管85が接続されている。

このように構成されたマイクロ波プラズマ処理装置150を用いて、試料台83の上に載置された試料基板Wに、所定の処理を施す場合には、まず、排気口88から排気を行って処理室82内を所要の真空度に設定した後、ガス供給管85から反応ガスを供給する。次いで、マイクロ波発振器70においてマイクロ波を発生させ、導波管71を介して、マイクロ波を拡げるためのテーパ部91aを含む誘電体線路91へと導入する。

すると、誘電体線路91の下方に電界が形成され、形成された電界が、エアギャップ93および封止板84を透過して、処理室82へ供給される。これによって、処理室82にプラズマが生成され、試料基板Wの表面に対して、例えばエッチング等の処理がなされる。この際、必要に応じて試料台83には、RFバイアス回路87によって、RFバイアスが印加される。RFバイアスによって処理室82内に形成されるバイアス電位によって、プラズマ中のイオンが加速され、試料基板Wへと導かれ、それによって、試料基板Wの表面に、例えば、異方性エッチングを施すことが可能となる。

従来装置150では、大口径の試料基板Wを処理すべく、処理室82の幅を大きく設定しても、封止板84の直下に、均一に電界が形成され、その結果、均一なプラズマを得ることができる。したがって、大口径の試料基板Wに、所定の処理を施すことが可能である。

【発明が解決しようとする課題】
ところで、従来装置150では、誘電体線路91にマイクロ波を均一に拡大するために、封止板84および処理容器81の縁部から水平方向へ突出させたテーパ部91aが設けられている。そのため、装置150を設置する場合には、処理容器81の縁部から突出したテーパ部91aを格納するために、水平方向に余分のスペースを確保することが必要とされていた。

近年における試料基板Wの大口径化にともなって、処理室82の幅がより大きいマイクロ波プラズマ処理装置が要求されるようになっている。しかも、半導体素子等の製造現場では、装置の設置場所を新たに確保する必要がないこと、すなわち、できるだけ狭いスペースに装置を設置し得ることが求められている。

しかしながら、従来装置150では、テーパ部91aの寸法は、誘電体線路91の面積に応じて、言い換えると、処理室82の幅に応じて定まる。このため、大口径の試料基板Wの処理を行うためには、大きなテーパ部91aを収納し得るよう、より大きなスペースを確保することが必要とされていた。このように、従来装置150では、大口径の試料基板Wを処理するという要求と、装置の設置スペースをできるだけ狭くしたいという要求とを、同時に満足することができないという問題点があった。

また、従来装置150では、テーパ部91aが備わるために、誘電体線路91内に、制御が困難なマイクロ波の高次の伝搬モードが発生する。その結果、マイクロ波の電界の作用で反応室82内に生成されるプラズマの密度の制御も困難となり、プラズマ密度が不安定なものになるという問題点があった。プラズマ密度が不安定であれば、プラズマ処理の効率も不安定となる。

この発明は、従来の装置における上記した問題点を解消するためになされたもので、大口径の試料の処理を可能にすると同時に、省スペース化を実現するマイクロ波プラズマ処理装置を提供することを目的とし、特に、プラズマ密度の安定性を高めることのできるマイクロ波プラズマ処理装置を得ることを目的とする。

【課題を解決するための手段】
本発明の装置は、処理対象である試料を載置する試料台を格納した処理室へマイクロ波を導入し、当該マイクロ波によりプラズマを生成し、当該プラズマを用いて前記試料に処理を行うためのマイクロ波プラズマ処理装置であって、一端が開口する処理容器と、前記一端を封止することにより、前記処理容器と共同で前記処理室を形成する略円板状のマイクロ波導入板と、当該マイクロ波導入板の外周に沿って環状に配置された導電体と、前記マイクロ波導入板の上に環状に配設された導電性の管状部材と、を備えている。そして、前記管状部材の前記マイクロ波導入板に対向する部分に、開口部が開設されており、当該開口部は、前記管状部材の周方向に沿って、等間隔に並ぶ2×m(mは1以上の整数)個の部位の中の、複数部位に開設されており、前記整数mは、jmnをm次ベッセル関数のn番目の根、Rを前記マイクロ波導入板の半径、ωを前記マイクロ波の角周波数、εdを前記マイクロ波導入板の比誘電率、cを真空での光速として、

【発明の実施の形態】
<1. 装置の基本構成>
図1は、実施の形態のマイクロ波プラズマ処理装置の側断面図であり、図2は図1に示した装置の平面図である。また、図1は、図2のA−A切断線に沿った断面図に相当する。この装置101では、有底円筒状の処理容器1の上端部が、マイクロ波導入窓として開口している。このマイクロ波導入窓は、円板状のマイクロ波導入板4で封止されており、その結果、処理容器1とマイクロ波導入板4とは、共同で、外部から気密に保たれる処理室2を、内部に形成している。

処理容器1は、例えばアルミニウム等の金属で構成されている。マイクロ波導入板4の材料としては、耐熱性及びマイクロ波透過性、並びに小さな誘電損失が要求され、そのために、例えば、石英ガラス又はアルミナ等の誘電体が採用される。

処理室2にはマイクロ波導入板4と対向する位置に、試料基板Wを載置するための試料台3が格納されており、これにはマッチング回路6を介してRFバイアス回路7が接続されている。また、処理容器1の下部壁には、図示しない排気装置に接続される排気口8が形成されており、処理容器1の一側壁には所要の反応ガスを供給するためのガス供給管5が接続されている。

マイクロ波導入板4の上面及び外周面は、導電性金属を円形蓋状に成形してなるカバー部材10で覆われており、該カバー部材10は、処理容器1の上に固定されている。カバー部材10の中で、マイクロ波導入板4の外周面を覆う部分が、この発明における「導電体」を構成する。カバー部材10の上面には、導電性金属で構成され、試料台3に対向する環状の溝が形成された環状溝部材51と、その外周の一部に連結し、直状の溝が形成された直状溝部材52とが配設されている。

環状溝部材51が規定する環状の溝は、カバー部材10の上面で覆われることによって、断面矩形の環状の空洞47を形成している。また、直状溝部材52が規定する直状の溝は、カバー部材10で覆われることによって、矩形孔48を形成している。環状溝部材51の外周壁の一部に形成された導入口49を通じて、空洞47と矩形孔48とが、互いに連通している。

空洞47の底部に相当するカバー部材10の部分には、複数のスリット15が、空洞47の周方向に所定の距離を隔てて開設されている。図2が示す例では、スリット15は、周方向に沿って、等間隔に24個開設されている。また、環状の空洞47および矩形孔48には、誘電体14が内嵌されている。誘電体14の材料として、例えば、テフロン(登録商標)などのフッ素樹脂、ポリエチレン樹脂、又は、ポリスチレン樹脂が採用され、好ましくは、フッ素樹脂が用いられる。

環状溝部材51とこれに対向するカバー部材10の部分とで構成され環状の空洞47を内部に規定する管状部材と、空洞47に充填されている誘電体14の部分とによって、環状導波管型アンテナ部12aが形成されている。また、矩形孔48を内部に規定する直状溝部材52とカバー部材10の部分、並びに、矩形孔48に充填されている誘電体14の部分によって、導入部12bが形成されている。環状導波管型アンテナ部12aおよび導入部12bは、双方でアンテナ12を構成する。

導入部12bには、導波管21の一端が接続され、導波管21の他端には、マイクロ波発振器20が接続されている。したがって、マイクロ波発振器20が生成するマイクロ波(例えば、300MHz〜30GHzの波長を有する電磁波)は、導波管21の内部、および、導入部12bの矩形孔48を通じて、環状導波管型アンテナ部12aの空洞47へと導入される。

環状導波管型アンテナ部12aの空洞47の周方向の長さを適切に、例えば、伝搬するマイクロ波の波長の略整数倍に設定することにより、空洞47内に定在波を生起することができる。具体的には、環状導波管型アンテナ部12aを互いに逆方向へ進行する2つの進行波が、導入部12bに対向する位置で衝突して定在波が生成される。この壁面定在波によって、環状導波管型アンテナ部12aの内面、すなわち、空洞47の壁面に、所定の間隔で極大値を示す壁面電流が流れる。

誘電体14として、例えば、比誘電率ε=2.1のテフロンが採用されているときには、環状導波管型アンテナ部12a内を伝播するマイクロ波のモードを、基本伝播モードである矩形TE10にするには、マイクロ波の周波数が2.45GHzである場合、環状導波管型アンテナ部12aの内側、すなわち、空洞47の径方向に沿った断面の寸法を、高さ27mm、幅66.2mmに設定するとよい。矩形TE10のマイクロ波は、環状導波管型アンテナ部12aの内部を、ほとんど損失なく、しかも、均一に伝搬する。

また、環状導波管型アンテナ部12aの中心から、環状導波管型アンテナ部12aの幅方向の中央までの距離は、例えば、141mmに設定することができる。この場合、環状導波管型アンテナ部12aの幅方向の中央を結ぶ円の周方向の長さ(略886mm)は、該環状導波管型アンテナ部12a内を伝播するマイクロ波の波長(略110mm)の略整数倍となる。

そのため、マイクロ波は環状導波管型アンテナ部12a内で共振し、前述した定在波は、その腹の位置で高電圧・低電流、節の位置で低電圧・高電流となり、アンテナ13のQ値が向上する。この定在波は、スリット15から封止板4を介して、処理室2へ電界を生成する。したがって、スリット15は、定在波の腹の位置に配置されるのが望ましい。

装置101は、以上のように構成されるので、処理室2に電界が形成され、この電界によって、処理室2にプラズマが生成される。このプラズマによって、試料台3に載置された試料基板Wに、プラズマ処理が施される。処理室2内の電界は、試料台3に対向するように、環状に設けられた環状導波管型アンテナ部12aに、マイクロ波の定在波が形成され、この定在波からマイクロ波が処理室2へと伝搬することによって生成される。

したがって、生成されるプラズマの均一性が比較的良好であり、大口径の試料基板Wに対して、プラズマ処理を施すことが可能となる。しかも、従来装置150とは異なり、テーパ部91aを必要とせず、導入部12bを通じて環状導波管型アンテナ部12aへと、マイクロ波を直接に入射することができるので、処理容器1の周囲に、余分な設置スペースを必要としない。

<2. スリットの個数の最適化>
上記したように、マイクロ波が、環状導波管型アンテナ部12aから、マイクロ波導入板4を通じて、処理室2へと伝搬することによって、処理室2にプラズマが生成される。このとき、処理室2に生成されるプラズマ密度の分布は、モードと称される基本成分に分解することができる。図3は、一つのモードを例示する模式図である。図3において、白丸で囲まれた部分Pは、プラズマ密度が高い領域を表している。また、図3において、「マイクロ波入射方向」は、導波管21を通じてマイクロ波が入射される方向を示している。

各モードは、周方向および径方向のそれぞれに周期性を持っており、周方向の周期数に対応する整数m(m≧1)、および、径方向の周期数に対応する整数n(n≧1)によって、識別される。本明細書では、整数mを、周方向次数と称し、整数nを、径方向次数と称する。図3は、周方向次数mが4であり、径方向次数nが2であるモードを例示している。処理室2に生成されるプラズマ密度の分布は、一般に、複数のモードの重ね合わせで表現される。

しかしながら、処理室2に出現するモードの周方向次数mは、周方向に等間隔で配列するスリット15の個数に規定されることが解っている。すなわち、出願人は、スリット15の個数を様々に変えつつ、生成されるプラズマの分布を測定するという実験を通じて、周方向次数mは、スリット15の個数(偶数)の1/2倍に一致することを、明らかにした。したがって、周方向次数mとスリット15の個数との間には、つぎの数式1の関係が成立する。

<3. 変形例>
(1) 装置101では、スリット15は、環状導波管型アンテナ部12aの周方向に沿って、等間隔に開設されていた。しかしながら、一般には、図6に装置102として一例を示すように、スリット15は、環状導波管型アンテナ部12aの周方向に沿って、等間隔に並んだ複数の部位の中の複数個に、選択的に開設されても良い。図6では、開設されない部位15aには、ハッチングを付されている。このとき、周方向次数mに対して、等間隔に並んだ部位の個数が、2mに一致する。すなわち、数式1において、「スリットの個数」は、一般には、等間隔に並んだ部位の個数である。

装置102では、等間隔に並んだ部位の個数は24であり、開設されたスリット15の個数は、16である。このとき、周方向次数mは、m=12であり、開設されるスリット15の個数には依存しない。ただし、開設されるスリット15の個数が大きいほど、マイクロ波導入板4を伝搬するマイクロ波の強度は高められ、その結果、処理室2に生成されるプラズマの密度も高められる。

したがって、開設されるスリット15の個数を調整することによって、プラズマ密度の制御を、さらに、精細に行うことが可能となる。また、装置102のように、スリット15を開設する度合いを周方向に沿って異ならせることによって、密度分布をも、所望どおりに制御することが可能となる。

(2) 上記の実施の形態では、マイクロ波導入板4は円板状、すなわち、外周の形状(外形)が円形であった。しかしながら、マイクロ波導入板4の外形が、円形からずれても、ずれの範囲がある限度内であれば、係数kdnが実数となるモードが存在しないための周方向次数mに関する条件は、数式6または数式7を用いて、同様に表現することができる。このとき、数式4での半径Rとしては、例えば、半径の周全体にわたる平均値を採用することができる。本発明において、マイクロ波導入板4が「略円板状」とは、係数kdnが実数となるモードが存在しないための周方向次数mに関する条件を、数式6または数式7を用いて表現することができる範囲で、近似的に円形であることを意味する。このときの半径とは、数式4に用いるのに適した半径の代表値、例えば、平均値を意味する。

(3) マイクロ波導入板4は略円板状ではなく、その外形が円形から大きくずれた形態、例えば、矩形であっても、環状導波管型アンテナ部12aに開設されるスリット15の位置および個数を、ある範囲内に設定することによって、マイクロ波導入板4を伝搬するマイクロ波に、バルク波が含まれず、表面波のみが含まれるようにすることが可能である。この場合においても、処理室2に生成されるプラズマの密度の安定性を高めることが可能となる。

【発明の効果】
この発明の装置では、試料台に対向して配置された第1導電体の周囲に環状に配設されたマイクロ波導入板の上に設けられた管状部材に、マイクロ波が導入され、さらに、開口部およびマイクロ波導入板を通じて処理室へとマイクロ波が導入されることによって、処理室にプラズマが形成され、形成されたプラズマによって、試料に処理が行われる。このため、大口径の試料に対して、処理を行うことが可能である。しかも、従来装置とは異なり、テーパ部を必要とせず、管状部材へとマイクロ波を直接に入射することができるので、処理容器の周囲に、余分な設置スペースを必要としない。

さらに、本発明の装置では、開口部が、管状部材の周方向に沿って、等間隔に並ぶ2×m(m≧1)個の部位の中の、複数部位に選択的に開設されており、しかも、整数mが、所定の条件を満たすように設定されるので、径方向次数nの異なるモードが複数存在しても、処理室に生成されるプラズマの密度の安定性が高められる。
