この発明は、基準電圧発生回路に関するもので、特に電流出力型のバンドギャップ基準電圧源における動作電圧の低電圧化の技術に係る。

【従来の技術】
従来、半導体集積回路において、温度特性を殆ど持たない正確な基準電圧が得られる基準電圧発生回路の1つにバンドギャップ基準電圧源がある。バンドギャップ基準電圧源は、シリコンを用いて形成したバイポーラトランジスタの、ベース・エミッタ間電圧VBEと熱電圧Vtの温度特性の差を利用することにより、一定の基準電圧が得られる回路である。このバンドギャップ基準電圧源には、電圧出力型と電流出力型の基準電圧発生回路とが考案されている。

従来の電圧出力型及び電流出力型の基準電圧発生回路について図4、図5を用いて説明する。図4、図5はそれぞれ電圧出力型及び電流出力型の基準電圧発生回路の回路図である。

図4に示すように、電圧出力型の基準電圧発生回路は、2つの電圧Vref1及びVref2を出力する電圧発生回路100、電圧Vref1とVref2とを比較する比較回路300、比較回路300の出力端子にゲートの接続されたMOSトランジスタ600、MOSトランジスタ600のドレインに電流出力端子の一方が接続され、他方が電圧発生回路100に接続されたカレントミラー回路400とを備えている。

上記構成の基準電圧発生回路は、トランジスタ110のVBE(Vref1)と、抵抗素子150と抵抗素子120の接続ノードの電圧(Vref2)とを比較回路300により比較する。そして、その結果をカレントミラー回路400により電圧発生回路100に返す。そして、比較回路300の結果に基づいて抵抗素子140での電圧降下量が変動する。具体的には、抵抗素子140とMOSトランジスタ420のドレインとの接続ノードの電圧、すなわち出力電圧はシリコンのバンドギャップ電圧にほぼ近い約1.2Vの一定電圧となる。

しかしながら、上記電圧発生型の基準電圧発生回路は、当然ながら出力は電圧として取り出され、その電圧は比較的大きな1.2Vである。そのため、この基準電圧発生回路を1.2Vより低い電圧で駆動する回路に用いる場合には、電圧出力を降圧する必要があり、低電圧動作回路に用いるには不向きであった。

そこで近年、電流出力型の基準電圧発生回路が考案されている。電流出力型の基準電圧発生回路について図5の回路図を用いて説明する。

図示するように、回路の基本的な構成は図4の電圧出力型とほぼ同じであるが、電圧発生回路のバイポーラトランジスタ110、130のベースにはそれぞれ分流用の抵抗素子160、170が接続されており、比較回路300は両者の出力電流を比較する構成となっている。またカレントミラー回路400は、ゲートを共通にするMOSトランジスタ430、440、450を更に備えており、MOSトランジスタ430、440のドレインは、トランジスタ110のエミッタ、抵抗素子120と抵抗素子170との接続ノードにそれぞれ接続されている。そして、MOSトランジスタ450に流れる電流が出力電流となり、このMOSトランジスタ450のソースと接地電位VSS間に接続された抵抗素子500により電圧として出力される。

上記構成の基準電圧発生回路は、トランジスタ110、130が流す電流を比較回路300により比較する。そしてこの比較結果が電流出力として取り出される。そのため、抵抗素子500の抵抗値を変えることにより所望の値の電圧を取り出せることから、非常に有用な基準電圧源であると言うことが出来る。

しかしながら上記基準電圧発生回路は、比較回路300の動作バイアスを確保するために電源電位VDDと接地電位VSS間の電圧を、少なくともトランジスタ110のベース・エミッタ間電圧VBEとMOSトランジスタ320のゲート・ソース間電圧VGSとを加えた電圧以上にしなければならず、必要以上に高い電源電圧を必要とする回路構成になるという問題があった。

【発明が解決しようとする課題】
上記のように従来のバンドギャップ基準電圧源には、電圧出力型と電流出力型の基準電圧発生回路がある。電圧出力型の基準電圧発生回路は、2つの定電圧発生用トランジスタの出力電圧を比較し、その電位差を基準電圧発生回路の出力電圧として取り出すものである。しかしながら、その出力電圧はシリコンバンドギャップにほぼ等しい約1.2Vと比較的大きな値であり、低電圧駆動用の基準電圧発生回路としては不向きであるという問題があった。

一方、電流出力型の基準電圧発生回路は、2つの定電圧発生用トランジスタの出力電流を比較し、その差を所望の値の抵抗素子により電圧に変換して基準電圧発生回路の出力電圧として取り出すものである。そのため電圧出力型と異なり、出力電圧を自在に設定できる。しかしながら従来の回路構成では、電流を比較するための比較回路を動作させるために大きな電源電圧が必要となり、回路自体の低電圧動作が困難であるという問題があった。

この発明は、回路内部に電圧源を設けることにより低電圧駆動を可能としつつ、出力電圧を任意に設定できる基準電圧発生回路を提供する。

【課題を解決するための手段】
この発明の一態様に係る基準電圧発生回路は、バイポーラトランジスタのベース・エミッタ間電圧を利用して第1、第2の一定電圧を発生する電圧発生回路と、前記第1、第2の電圧を比較する比較回路と、前記比較回路による比較結果に基づく定電流を出力し、該比較結果を前記電圧発生回路にフィードバックするカレントミラー回路と、前記電圧発生回路のバイポーラトランジスタのベース・コレクタ間に一定電圧を与えることにより、前記比較回路への入力電圧である前記第1、第2の電圧の電位をシフトさせ、該比較回路を駆動させるために必要なバイアス電圧を確保するための定電圧源とを具備し、前記電圧発生回路は、コレクタが接地された第1のバイポーラトランジスタと、前記第1のバイポーラトランジスタのベース・エミッタ間に設けられた分流用の第1の抵抗素子と、コレクタが接地され、ベースを前記第1のバイポーラトランジスタと共通にし、前記第1のバイポーラトランジスタより小さいベース・エミッタ間電圧を有する第2のバイポーラトランジスタと、前記第2のバイポーラトランジスタのベース・エミッタ間に接続された分流用の第2の抵抗素子とを備え、前記比較回路は、前記第1、第2のバイポーラトランジスタのエミッタ電位に比例する電圧を比較し、前記定電圧源は、前記第1、第2のバイポーラトランジスタのベースと接地電位間に設けられている。

この発明の一実施形態に係る基準電圧発生回路について図1を用いて説明する。図1は本実施形態に係る基準電圧発生回路の概略構成を示すブロック図である。

図示するように、基準電圧発生回路は一定電圧Vref1及びVref2を出力する電圧発生回路10と、電圧発生回路の出力する基準電圧Vref1及びVref2の電位をシフトさせるための定電圧源20と、電圧Vref1とVref2とを比較する比較回路30と、比較回路30による比較結果に基づく定電流を出力するカレントミラー回路40とを備えている。

電圧発生回路10はバイポーラトランジスタを備えておりこのバイポーラトランジスタのベース・エミッタ間電圧に基づいた一定電圧Vref1及びVref2を発生する。この電圧Vref1、Vref2を比較回路30により比較し、その比較結果に基づいてカレントミラー回路40が電流を出力する。また、カレントミラー回路40の電流は電圧発生回路10へ折り返され、電圧Vref1とVref2とが一定になるように制御され、カレントミラー回路40の出力する電流も一定電流となる。そして、このカレントミラー回路40の出力に抵抗素子を設けることにより任意の一定電圧が出力される。また、電圧発生回路10内のバイポーラトランジスタのベースと接地電位間に定電圧源20が更に設けられており、この定電圧源20の発生する定電圧分だけ電圧Vref1、Vref2はシフトされる。

上記のような構成の基準電圧発生回路であると、比較回路への入力電圧は、少なくとも電圧発生回路内のバイポーラトランジスタのベース・エミッタ間電圧に、定電圧源が発生する電圧を加えた電位に設定される。そのため、比較回路30が駆動するために必要最小限のバイアスを確保できるため、基準電圧発生回路の低電圧動作が可能となる

上記構成の電流出力型の基準電圧発生回路は、トランジスタ12、15が流す電流を比較回路30により比較している。そしてこの比較結果がカレントミラー回路40を構成するトランジスタのベース電流となる。このベース電流に応じた出力電流が、それぞれトランジスタ12、15に返されるために、基準電圧Vref1とVref2とが等しくなるように制御される。また、基準電圧発生用トランジスタ12、15のベースには抵抗素子21が接続されている。この抵抗素子21には定電流Iが常時流れるため、この抵抗素子21(抵抗値R)での電圧降下はIR一定である。そのためこの抵抗素子21は定電圧源と見なすことが出来る。基準電圧発生用トランジスタ12のベースにこの定電圧源20が接続されているため、比較回路30のVref1入力端子であるトランジスタ32のベースには、トランジスタ12のベース・エミッタ間電圧VBE+IRの電位が入力される。すなわち、トランジスタ12とトランジスタ32を駆動させるのに必要なベース・エミッタ間電圧VBEはほぼ同様であり、またトランジスタ32のベースにはVBE+IRの電圧が印加されるため、確実にトランジスタ32を駆動させることが出来る。また、トランジスタ32のベース電位は、抵抗素子21の抵抗値により任意に設定できるため、トランジスタ32が駆動するためのバイアス電圧を必要最小限且つ確実に確保できるため、基準電圧発生回路の低電圧動作が可能となる。
