【発明の属する技術分野】
本発明は、所定の周期構造を有する周期構造体をN層積層して微細周期構造体を製造する微細周期構造体の製造方法、およびその製造方法に従って微細周期構造体を製造可能に構成された微細周期構造体の製造装置に関するものである。

【従来の技術】
この種の微細周期構造体の製造方法として、特開2000−284136号公報に開示されているフォトニック結晶の製造方法が挙げられる。この場合、フォトニック結晶は、微細周期構造体の一例であって、屈折率が互いに異なる2種類の光学材料(一方が空気である場合を含む)を光の波長オーダーで周期的に配列して構成されている。この製造方法では、まず、基板(1)の上に第1の屈折率を有する材料R1によって薄膜(2)を積層する。この場合、薄膜(2)および後述する薄膜(3)は、液状の材料R1,R2を回転塗布した後に熱硬化させることで薄膜状に形成される。次に、その下面に複数の凸部を市松模様状に形成した型(4)を薄膜(2)の上面に強く押し付けることにより、薄膜(2)の厚み程度の深さで市松模様状の凹部を薄膜(2)に形成する。次いで、この状態の薄膜(2)の上に、材料R1とは屈折率が異なる第2の屈折率を有する材料R2によって薄膜(3)を積層する。続いて、薄膜(3)の上面に型(4)を強く押し付けることにより、薄膜(3)の厚み程度の深さで市松模様状の凹部を薄膜(3)に形成する。この後、薄膜(2)の積層および型(4)による凹部の形成と、薄膜(3)の積層および型(4)による凹部の形成とを所定の回数だけ交互に実行する。これにより、いずれの方向から見たとしても材料R1,R2が所定のピッチで交互に存在する3次元フォトニック結晶が製造される。

【発明が解決しようとする課題】
ところが、従来の微細周期構造体としてのフォトニック結晶の製造方法には、以下の問題点がある。すなわち、従来のフォトニック結晶の製造方法では、薄膜(2,3)を形成した後に型(4)を強く押し付けることにより、型(4)の下面に形成された凸部を薄膜(2,3)に転写(刻印)して薄膜(2,3)の厚み内の2次元周期構造を形成している。この場合、この2次元周期構造の形成ピッチ(すなわち、薄膜(2,3)に形成される凹部の形成ピッチ)は、一例として数十μm程度と非常に狭い。また、積層された薄膜(2,3)は、その凹部形成後もその周期構造を維持できるように、ある程度の硬さを有している必要がある。したがって、この薄膜(2,3)に型(4)を押し付けることで微細なピッチを転写(刻印)する製造方法では、型(4)の摩耗が激しく、結果として、規則正しい周期構造を繰り返して形成するのが困難となる。このため、その製作コストが比較的高い型(4)を定期的に交換しなくてはならず、フォトニック結晶の製造コストを高騰させる要因となるという問題点がある。

また、従来のフォトニック結晶の製造方法では、既に凹部を形成した薄膜(2,3)の上に薄膜(3,2)を形成し、その薄膜(3,2)に対して型(4)を強く押し付けることによって凹部を形成している。したがって、フォトニック結晶の初期段階で積層された薄膜(2,3)(すなわち、すなわち、基板(1)側の薄膜(2,3))には、その後に形成される薄膜(3,2)に凹部を形成する際に大きな力が何度も加えられることとなる。このため、この力が加えられることに起因して、初期段階で積層された薄膜(2,3)の2次元周期構造が破壊されるため、周期構造に意図しない欠陥が生じることに起因して、フォトニック結晶の光学的特性が著しく低下するという問題点がある。

この場合、同公報には、薄膜(2,3)を所定数だけ交互に積層しておき、この積層体に対して一度だけ型(4)を押し付けることにより、各薄膜に対して複数の凹部を同時に形成する方法が開示されている。この製造方法によれば、型(4)の摩耗を抑え、かつ、繰り返して力が加えられることに起因する周期構造の破壊を防止することが可能となる。しかし、この製造方法では、型(4)が押し当てられた薄膜(2,3)から遠い側の薄膜(すなわち、基板(1)側の薄膜(2,3))に、型(4)による力が伝達されないことがある。かかる場合には、所望の深さ(各薄膜(2,3)の厚み程度の深さ)の凹部を形成することができないため、フォトニック結晶の光学的特性が著しく低下するという問題点がある。

本発明は、かかる問題点に鑑みてなされたものであり、周期構造に意図しない欠陥を生じさせることなく製造コストを低減し得る微細周期構造体の製造方法、およびその製造方法に従って微細周期構造体を製造可能な微細周期構造体の製造装置を提供することを主目的とする。

【課題を解決するための手段】
上記目的を達成すべく請求項1記載の微細周期構造体の製造方法は、所定の周期構造を有する周期構造体をN層(Nは2以上の自然数)積層して微細周期構造体を製造する微細周期構造体の製造方法であって、前記所定の周期構造を反転させた凹部を構成する貫通孔が形成された型本体と、前記貫通孔を閉塞することにより前記凹部の底面を構成する底板とを備えて前記周期構造体を成型可能に構成された型を用いて、当該型本体および当該底板を互いに離間させた状態で微細周期構造体成型用の溶液中に沈め、前記型本体の前記貫通孔に前記溶液を含浸させた後に前記底板によって前記貫通孔を閉塞し、その状態の当該型本体および当該底板を当該溶液から取り出し、基板の下面または当該基板に成型されている(M−1)層目(MはN以下の自然数)の前記周期構造体における下面に前記型の上面を接触させ、その状態で前記凹部内の前記溶液を硬化させてM層目の前記周期構造体を成型する。

請求項2記載の微細周期構造体の製造装置は、請求項1記載の微細周期構造体の製造方法に従って前記微細周期構造体を製造可能に構成された微細周期構造体の製造装置であって、前記周期構造体を成型可能な前記型と、前記基板を保持する基板保持手段と、前記型本体および前記底板のいずれか一方をいずれか他方に向けて接離動させる接離動機構と、前記型を前記溶液中から取り出して前記上面を前記基板の前記下面または前記(M−1)層目の周期構造体における前記下面に接触させる上下動機構と、前記凹部内の前記溶液を硬化させる溶液硬化手段と、前記上下動機構および前記溶液硬化手段を制御する制御部とを備え、前記制御部は、前記接離動機構に対して前記型本体および前記底板を互いに離間させた状態で前記上下動機構に対して当該型本体および当該底板を前記溶液中に沈めさせて前記型本体の前記貫通孔に当該溶液を含浸させた後に、前記接離動機構に対して前記型本体に前記底板を接触させて当該貫通孔を閉塞させ、その状態の当該型本体および当該底板を前記上下動機構に対して当該溶液から取り出させて前記基板保持手段によって保持されている前記基板の前記下面または当該基板に成型されている前記(M−1)層目の周期構造体における前記下面に当該型の前記上面を接触させ、その状態で前記溶液硬化手段に対して前記凹部内の前記溶液を硬化させて前記M層目の周期構造体を成型する。

【発明の実施の形態】
以下、添付図面を参照して、本発明に係る微細周期構造体の製造方法、およびその製造方法に従って微細周期構造体を製造する製造装置の好適な実施の形態について説明する。

最初に、本発明に係る微細周期構造体の製造方法に従って製造されたフォトニック結晶1について、図面を参照して説明する。

フォトニック結晶1は、光合分波器、波長多重合分波器および分光器(回析格子)などの光回路部品に用いられる超小型光回路としての使用を初めとして、フォトルミネッセンスやレーザービーム用の発光素子または受光素子、各種センサ(ガス、歪み、温度、電圧および電流などの検出素子)、並びにミリ波およびマイクロ波用のシールド材やアンテナとして使用される。このフォトニック結晶1は、図1に示すように、本発明における周期構造体に相当する周期構造層3および周期構造層4が基板2の上に交互に積層されて構成されている。基板2は、フォトニック結晶1の製作時に周期構造層3,4・・を成型する際の支持体として機能すると共に、完成後においては、フォトニック結晶1の基部としても機能する。周期構造層3は、本発明における奇数層目の周期構造体に相当し、一例として小口の一辺が50μm程度の角柱状の柱状体3a,3a・・が50μm程度の等間隔で並設されて構成されている。周期構造層4は、本発明における偶数層目の周期構造体に相当し、成型された角柱状の柱状体4a,4a・・が周期構造層3の柱状体3aと同様にして等間隔で並設されて構成されている。この場合、周期構造層3の柱状体3a,3a・・と、周期構造層4の柱状体4a,4a・・とは、互いに直交する向きに配設されている。

このフォトニック結晶1は、後述するように、有機系材料溶液、無機系材料溶液および有機無機複合材料溶液などのフォトニック結晶材料溶液(本発明における微細周期構造体成型用の溶液に相当し、以下、「溶液」ともいう)R(図4参照)を硬化させることによって成型され、フォトニック結晶1に求められる光学的特性に応じて、溶液Rとして使用する材料や、周期構造層3,4の高さ、柱状体3a,4aの形状、太さ、並設ピッチおよび並設本数などが適宜調節される。なお、本発明の実施の形態では、溶液Rの一例として熱硬化性樹脂を使用する。また、本発明の実施の形態において説明する図面では、本発明についての理解を容易とするために、柱状体3a,3a・・4a,4a・・の数を少なくして図示しているが、実際には、さらに多数の柱状体3a,3a・・4a,4a・・によって周期構造層3,4が構成されている。また、後述する製造方法において使用するモールド13,14(図3参照)などについても、実際には、多数の柱状体3a,3a・・4a,4a・・を成型可能に構成されている。

次に、このフォトニック結晶1を製造可能に構成された微細周期構造体製造装置(以下、「製造装置」ともいう)11について、図面を参照して説明する。

製造装置11は、図2に示すように、基板保持部12、モールド13,14、接離動機構15,15、上下動機構16,17、ヒータ18、制御部19および容器20を備えている。基板保持部12は、本発明における基板保持手段に相当し、前述したフォトニック結晶1の基板2を保持可能に構成されて上下動機構12aに取り付けられている。この場合、上下動機構12aは、一例としてエアシリンダで構成され、制御部19の制御下で基板保持部12を下動させることにより、後述するように、基板保持部12によって保持されている基板2をモールド13,14の上面に押し付ける。モールド13は、本発明における第1の型に相当し、本発明における型本体に相当するモールド本体13aと、モールド本体13aの下方に配設されて接離動機構15によってモールド本体13aに対して接離動させられる底板13bとを備えている。モールド14は、本発明における第2の型に相当し、本発明における型本体に相当するモールド本体14aと、モールド本体14aの下方に配設されて接離動機構15によってモールド本体14aに対して接離動させられる底板14bとを備えている。

この場合、モールド本体13a,14aおよび底板13b,14bは、SiO2、Si、SiC、金属および金属酸化物などの無機系材料や、無機系材料と有機系材料とを複合化したナノコンポジット材料(ナノサイズの複合材料)で形成されている。また、図3に示すように、モールド本体13aには、本発明における貫通孔に相当し前述した柱状体3a,3a・・を成型するためのスリットSa,Sa・・がその上面から下面にかけて連通形成されている。このスリットSa,Sa・・は、モールド本体13aの下面に底板13bが当接させられることで閉塞され、底板13bの上面と相俟って本発明における凹部を構成する。また、モールド本体14aには、本発明における貫通孔に相当し前述した柱状体4a,4a・・を成型するためのスリットSb,Sb・・がその上面から下面にかけて連通形成されている。このスリットSb,Sb・・は、モールド本体14aの下面に底板14bが当接させられることで閉塞され、底板14bの上面と相俟って本発明における凹部を構成する。以下、モールド本体13aのスリットSaとモールド本体14aのスリットSbとを区別しないときには、スリットSともいう。

このスリットSは、上記した材料で形成した平板に対してレーザービーム描画装置、電子線描画装置および反応性イオンエッチング装置などの微細構造加工装置を用いて複数の孔(スリット)を所定の配列ピッチで形成した後に、ウェットエッチングやドライエッチングによって高精度に加工されている。なお、図4に示すように、このモールド13,14は、スリットSa,Sa・・の延在方向と、スリットSb,Sb・・の延在方向とが直交する向きで後述するアーム部16a,17aに取り付けられる。一方、接離動機構15は、制御部19の制御下でモールド本体13a,14aに対して底板13b,14bを接離動させることにより、モールド本体13a,14aにおけるスリットS,S・・の各下方開口部位を閉塞または開口する。

上下動機構16,17は、図4に示すように、容器20に収容された溶液Rの中と、基板保持部12によって保持された基板2の下方との間でアーム部16a,17aを介してモールド13,14を矢印A,Bの方向にそれぞれ上下動させる。この場合、アーム部16a,17aは、いわゆるリンク機構を備えて構成され、モールド13,14を水平に保持した状態で上下動可能に構成されている。ヒータ18は、本発明における溶液硬化手段に相当し、制御部19の制御下でモールド13,14を加熱することにより、スリットS,S・・内の溶液Rを硬化させる。制御部19は、基板保持部12、上下動機構12a、接離動機構15,15および上下動機構16,17の駆動を制御すると共に、ヒータ18に対する通電を制御してモールド13,14を加熱させる。容器20は、溶液Rを収容可能に形成されると共に、その溶液R内にモールド13,14の双方を沈めることが可能な深さに形成されている。

次に、この製造装置11によるフォトニック結晶1の製造方法について、図面を参照して説明する。

まず、図4に示すように、容器20の中に溶液Rを注ぎ入れると共に、基板保持部12に基板2を保持させる。この際に、基板2は、図1に示すフォトニック結晶1の状態に対して、上下方向が反転させられた状態で基板保持部12によって保持される。次に、制御部19は、上下動機構16,17を駆動制御してモールド13,14の双方を容器20内の溶液R中に沈め、モールド本体13a,14aのスリットS,S・・に溶液Rを含浸させる。この際に、接離動機構15,15は、制御部19の制御下で、モールド本体13a,14aを底板13b,14bに対して離間させた状態に保持する。したがって、両モールド13,14のスリットS,S・・がモールド本体13a,14aの上面および下面間で連通状態となる結果、スリットS,S・・内の空気がスムーズに排出されて溶液Rが確実に含浸する。次いで、制御部19は、モールド13側の接離動機構15を駆動制御することにより、図5に示すように、溶液R中においてモールド本体13aと底板13bとを密着させる。この際には、モールド本体13aの下面に底板13bが密着することにより、スリットSa,Sa・・の下方が閉塞されて複数の溝(本発明における凹部)が形成される。

次に、図6に示すように、制御部19は、上下動機構16に対してモールド13を上動させて溶液Rの外に取り出させると共に、上下動機構12aに対して基板2を下動させることにより、基板2の下面にモールド13の上面(モールド本体13aの上面)を密着させる。この際に、モールド13は、アーム部16aのリンク機構によって水平に保持された状態で上動させられる。次いで、制御部19は、この状態のモールド13をヒータ18(図示せず)に対して所定時間加熱させることにより、モールド13を介してスリットSa,Sa・・内の溶液Rを熱硬化させる。この際に、上下動機構12aおよび上下動機構16によって基板2とモールド13とが互いに押し付けられた状態で溶液Rが硬化させられるため、基板2と、スリットSa,Sa・・内の溶液Rとが確実に固着する。この後、制御部19は、ヒータ18に対する通電を停止すると共に、上下動機構16に対してモールド13を下動させ、かつ上下動機構12aに対して基板2を上動させる。これにより、図7に示すように、周期構造層3(柱状体3a,3a・・)が基板2の下面(同図において下側の面)に成型される。

続いて、制御部19は、モールド14側の接離動機構15を駆動制御することにより、図7に示すように、溶液R中においてモールド本体14aと底板14bとを密着させる。この際に、前述したモールド13と同様にして、モールド本体14aの下面に底板14bが密着することにより、スリットSb,Sb・・の下方が閉塞されて複数の溝(本発明における凹部)が形成される。次に、図8に示すように、制御部19は、上下動機構17に対してモールド14を上動させて溶液Rの外に取り出させると共に、上下動機構12aに対して基板2を下動させることにより、基板2に既に成型されている周期構造層3(本発明における(M−1)層目の周期構造体)の下面にモールド14の上面(モールド本体14aの上面)を密着させる。この際には、アーム部17aのリンク機構によってモールド14が水平に保持された状態で上動させられる。次いで、制御部19は、この状態のモールド14をヒータ18に対して所定時間加熱させることにより、モールド14を介してスリットSb,Sb・・内の溶液Rを熱硬化させる。この際に、上下動機構12aおよび上下動機構17によって周期構造層3とモールド14とが互いに押し付けられた状態で溶液Rが硬化させられるため、周期構造層3と、スリットSb,Sb・・内の溶液R(後に周期構造層4となる溶液R)とが確実に固着する。この後、制御部19は、ヒータ18に対する通電を停止すると共に上下動機構17に対してモールド14を下動させ、かつ上下動機構12aに対して基板2を上動させる。これにより、周期構造層3の下面に本発明におけるM層目の周期構造体に相当する周期構造層4(柱状体4a,4a・・)が成型される。

この後、制御部19は、接離動機構15による溶液R内でのスリットSa,Sa・・の閉塞、上下動機構16によるモールド13の上動、上下動機構12aによる基板2の下動およびヒータ18によるモールド13の加熱(周期構造層3の成型)と、接離動機構15による溶液R内でのスリットSb,Sb・・の閉塞、上下動機構17によるモールド14の上動、上下動機構12aによる基板2の下動およびヒータ18によるモールド14の加熱(周期構造層4の成型)とを交互に所定回数だけ繰り返して実行する。これにより、基板2の下面に周期構造層3,4が交互に所定数だけ積層され、図1に示すように、フォトニック結晶1が製造される。なお、製造されたフォトニック結晶1は、基板保持部12によって保持された状態では、同図に示す状態を上下反転させた姿勢で成型されている。

このように、この製造装置11によるフォトニック結晶1の製造方法によれば、制御部19が、上下動機構16,17に対してモールド13,14を溶液R中に沈めさせてスリットS,S・・に溶液Rを含浸させた後に、溶液Rからモールド13,14を取り出し、基板2の下面または基板2の下面に成型されている周期構造層4,3の下面にモールド13,14の上面を接触させ、その状態でスリットS,S・・内の溶液Rをヒータ18によって熱硬化させて周期構造層3,4を成型することにより、薄膜に対して型を強く押し付けることで微細な凹部を形成する従来のフォトニック結晶の製造方法とは異なり、モールド13,14に対して強い力を加えることがないため、モールド13,14の摩耗を軽減することができる。したがって、フォトニック結晶1の製造コストを低減しつつ、規則正しい周期構造(周期構造層3,4)を繰り返して積層して成型することができる。また、モールド13,14に対して強い力を加えることがないため、モールド13,14を形成するための形成用材料の選択肢を増やすことができる。このため、例えば、無機系、有機系または無機有機複合系の透明材料でモールド13,14を形成することも可能となり、これにより、溶液Rとして光硬化性材料を採用することも可能となる。さらに、形成用材料の選択肢が増えることで、選択する形成用材料によっては、モールド13,14を容易に形成することが可能となり、加えて材料コストの低減を図ることも可能となる結果、モールド13,14の製作コスト低減、ひいては、フォトニック結晶1の製造コストを一層低減することができる。また、この製造方法によれば、製造工程の初期段階で成型した周期構造層3,4に対しても強い力を加えることがないため、従来の製造方法とは異なり、周期構造(周期構造層3,4)を破壊することなく、光学的特性に優れたフォトニック結晶1を製造することができる。

また、この製造装置11によるフォトニック結晶1の製造方法によれば、スリットS,S・・が形成されたモールド本体13a,14aと、モールド本体13a,14aに接触させられてスリットS,Sの下方開口部位を閉塞することにより柱状体3a,3a・・4a,4a成型用の溝(本発明における凹部)の底面を構成する底板13b,14bとからなるモールド13,14を使用して、スリットS,S・・に溶液Rを含浸させた後に溶液R中においてモールド本体13a,14aと底板13b,14bとを接離動機構15に対して密着させることにより、スリットS,S・・内の空気をスムーズに排出することができるため、スリットS,S・・に溶液Rを確実に含浸させることができる。したがって、例えば高価な真空装置を用いた真空引きを不要としつつ、スリットS,S・・から確実に空気を排出させることができる結果、結晶構造に意図しない欠陥(周期構造層3,4の部分的欠落など)を生じさせることなく、特定波長の反射や透過などの動作特性(光学的特性)に優れたフォトニック結晶1を低コストで製造することができる。

さらに、この製造装置11によるフォトニック結晶1の製造方法によれば、周期構造層3(奇数層目の周期構造体)を成型するためのモールド13と、周期構造層4(偶数層目の周期構造体)を成型するためのモールド14とを交互に使用してフォトニック結晶1を成型することにより、モールド13を上動させている間にモールド14のスリットSb,Sb・・に溶液Rを含浸させ、モールド14を上動させている間にモールド13のスリットSa,Sa・・に溶液Rを含浸させることができる。このため、例えば1つのモールドを使用して本発明におけるN層の周期構造体のすべてを成型するフォトニック結晶の製造方法と比較して、周期構造層3,4・・を効率よく短時間で積層することができる結果、フォトニック結晶1の製造に要する作業時間を短縮して、その製造コストを低減することができる。
