【発明の属する技術分野】
本発明は、活性層に電流を注入することにより、活性層中を伝搬する光が増幅されるようにした半導体光増幅器に係り、特に、広帯域に亘って平坦な利得特性を有する広帯域半導体光増幅器に関するものである。

【従来の技術】
波長多重伝送を用いた高速、大容量、長距離伝送方式及びそれに用いる光デバイスの研究開発が活発に行われている。上記方式を実現する上で広帯域な光増幅器は必須のデバイスである。この光増幅器として小型化、低コスト化が期待できる半導体光増幅器が注目され、その広帯域化のための構成に関する提案が多く行われるようになってきた。その一つに、図7に示すものがある(特開平4−291983号)。これは、半導体光増幅器において、活性層43a,43bと光導波路42a,42b,44a,44bの一方又はその両方の光の進行方向の途中に単数又は複数の屈折率が変化する部分を備え、これらの屈折率が変化する部分の間で各々が光結合した複合共振器が形成されるよう構成したものである。また、上記それぞれの複合共振器に電極46a,46bを設け、各電極から注入する電流によって複合共振器の共振ピークを独立に制御できるように構成したものである。

また、別の広帯域化のための構成として、図8に示されるように、活性層64を2層以上の積層構造(66,68)とし、上記活性層を構成する各層66,68を同一の組成成分であるがエネルギ・ギャップが互いに異なる材料で構成し、各層の膜厚を互いに同一の値とするか又は互いに近い値とする構成が提案されている(特開平3−76186号)。そして、各層のエネルギ・ギャップを各層の材料の組成比を変えることによって異なる値に設定してもよいように提案されている。

さらに、特開平6−283824号には、活性領域が光閉じ込め層と、少なくとも一層が他層と厚さが相違し、かつ格子不整合とされた複数の量子井戸層と、各量子井戸層間に量子井戸層に接して形成された障壁層とで構成されたものも提案されている。

【発明が解決しようとする課題】
従来の半導体光増幅器の広帯域化方式には次のような課題がある。

(1)図7の構成は、20〜30nmの波長範囲では、ある程度の平坦な利得特性を得ることが可能と考えられるが、それよりも広帯域化は期待できない。なぜならば、第一共振器の活性層の材料と第二共振器の活性層の材料とが同じであるからである。また、これら2つの共振器の材料を異ならせることが製法上難しいからである。

(2)図8の構成では活性層64をエネルギ・ギャップの異なる2層以上の積層構造とすることによって広帯域化を図るものであるが、積層された活性層の全厚みを必然的に厚くしなければならないので、厚み方向の光閉じ込め効果が弱くなると共に、しきい値電流の上昇などにより光出力の減少を招く。

そこで、本発明の目的は、上記課題を解決し、広帯域に亘って平坦な利得特性を有する広帯域半導体光増幅器を提供することにある。

【課題を解決するための手段】
上記目的を達成するために本発明は、基板上に下部クラッド層、活性層及び上部クラッド層を積層し、この上部クラッド層上に上部電極を装荷し、前記基板下に下部電極を装荷し、前記上部電極より前記活性層に電流を注入することにより、前記活性層中を伝搬する光が増幅されるようにした半導体光増幅器において、前記活性層を光の伝搬方向に並ぶ2つの活性層に分割し、一方の活性層は波長の長いバンド・ギャップ波長を中心とする利得特性を有し、他方の活性層は波長の短いバンド・ギャップ波長を中心とする利得特性を有するように、これら2つの活性層を組成成分が互いに共通でエネルギ・ギャップが互いに異なる材料で構成し、光の入射側の活性層には光の伝搬方向に層厚が減ずるテーパ部を形成し、光の出射側の活性層には光の伝搬方向とは逆方向に層厚が減ずるテーパ部を形成し、これらテーパ部を重ね合せることにより前記2つの活性層を光結合させたことにより上記一方の活性層の利得特性と上記他方の活性層の利得特性とを重ねて広帯域に平坦な利得特性を得たものである。

【発明の実施の形態】
以下、本発明の一実施形態を添付図面に基づいて詳述する。

図1に示されるように、本発明の広帯域半導体光増幅器は、InP(n+ )基板1上に、下部クラッド層となるInP(n)クラッド層2、活性層3、上部クラッド層となるInP(p)クラッド層4、InGaAsPコンタクト層5を積層し、InGaAsPコンタクト層5上に上部電極6を装荷し、InP(n+ )基板1下に下部電極7を装荷したものである。8−1,8−2は、光の入射端面及び出射端面に施した無反射コーティング層、9は、しきい値電流以下の順方向電流Ikを注入する端子である。10は、入射端面へ入射させる信号光を示し、11は、出射端面より出射される増幅された信号光を示す。

本発明の特徴として、活性層3が光の伝搬方向に並ぶ2つの活性層3−1,3−2に分割されている。光の入射側に位置する活性層3−1を入射側活性層と呼び、出射側に位置する活性層3−2を出射側活性層と呼ぶことにする。これら2つの活性層3−1,3−2は、組成成分が互いに共通でエネルギ・ギャップが互いに異なる材料で構成されている。即ち、入射側活性層3−1は、組成成分としてIn,Ga,As,Pを有し、バンド・ギャップ波長がλhとなるような材料In1-x Gax As1-y Py で構成され、出射側活性層3−2は、組成成分としてIn,Ga,As,Pを有し、バンド・ギャップ波長がλlとなるような材料In1-t Gat As1-u Pu で構成されている。バンド・ギャップ波長λhは、バンド・ギャップ波長λlよりも長いものとする。

このようにバンド・ギャップ波長の異なる2種類の活性層3−1,3−2をカスケードに構成し、互いのテーパ部13b,14bを重ね合せることにより、両活性層3−1,3−2を光結合させてある。テーパ部13b,14bを重ね合せた部分を結合領域15と呼ぶことにする。

図1の構成により、広帯域半導体光増幅器は、図2に示すような利得特性を得ることができる。即ち、波長の長いバンド・ギャップ波長λhを中心とする入射側活性層3−1による利得特性と、波長の短いバンド・ギャップ波長λlを中心とする出射側活性層3−2による利得特性とを重ねて、広帯域にわたって平坦な利得特性が得られる。

2つの活性層3−1,3−2のバンド・ギャップ波長λh,λlを異ならせる方法として、材料In1-x Gax As1-y Py 及び材料In1-t Gat As1-u Pu のx,y,t,uの値を異ならせる。即ち、共通の組成成分を有するがエネルギ・ギャップが異なる材料で2つの活性層3−1,3−2を構成する。すなわち、In1-x Gax As1-y Py (In1-t Gat As1-u Pu )のバンド・ギャップ(エネルギ・ギャップ)Egと組成x(t),y(u)の間には
の関係があり、またバンド・ギャップEgが小さい程、バンド・ギャップ波長λgは大きくなることが知られている。したがって、上記関係より、バンド・ギャップ波長λh,λlを設定し、これからエネルギ・ギャップEgが決まり、このEgが決まれば、x,y,t,uの値を定めることができる。

また、バンド・ギャップ波長λh,λlを異ならせる方法として、材料の組成比を異ならせるようにしてもよい。即ち、2つの活性層3−1,3−2のIn1-x Gax As1-y Py ,In1-t Gat As1-u Pu の4元素の組成をx=1,t=1としてInGaAs1-y Py ,InGaAs1-u Pu の3元素組成としてもよい。

図3に広帯域半導体光増幅器の活性層3の水平断面を示す。図3(a)の実施形態では、光の入射端から出射端まで活性層3の幅は一定である。図3(b)、図3(c)の実施形態では、結合領域15において活性層3の幅が中央で括れるように両テーパ状に形成されている。この活性層3の幅を狭めた部分を幅狭め領域16と呼ぶことにする。このように幅狭め領域16を設けることによって、結合領域15での光の閉じ込めを弱くし、これによって入射側活性層3−1から出射側活性層3−2への結合効果を高めることができる。

なお、図3(b)の広帯域半導体光増幅器は、各活性層3−1,3−2の幅が窓領域17−1,17−2に向かって細くなるようテーパ状に形成されている。このようなデーパ状構造によって活性層内を伝搬する信号の光ビームスポット径を大きくし、入出射端面に配置される光ファイバとの光結合効率を向上させることができる。これに対し、図3(c)の広帯域半導体光増幅器は、各活性層3−1,3−2の幅が幅狭め領域16以外は一定に形成されている。

なお、活性層3−1の一定層厚部13aの層厚と活性層3−2の一定層厚部14aの層厚とは、互いに等しいか近似させた値にするのが好ましい。というのは、これらの層厚が互いに異なると、図2に示した、活性層3−1,3−2の利得の波長特性の利得値が相違したり、波長特性が非対称になったりして、結果的にトータルの利得波長特性の平坦性が得にくくなるからである。

図4に示した広帯域半導体光増幅器の別の実施形態では、2つの活性層3−1,3−2の中間部分(結合領域15)の上部に電極分離溝18を設けることにより、上部電極6が2つに分離されている。入射側活性層3−1の上部に分離される上部電極6−1には端子9−1より電流Ik1 を注入し、これとは独立に、出射側活性層3−2の上部に分離される上部電極6−2には端子9−2より電流Ik2 を注入する。これにより、広帯域半導体光増幅器は、第一増幅部19と第二増幅部20とを有することになる。それぞれの注入電流Ik1 ,Ik2 を独立に調節することにより、トータルの利得波長特性を広帯域に亘って平坦にさせることができる。

図5に示した広帯域半導体光増幅器の別の実施形態では、2つの電極分離溝18−1,18−2を設けることにより、上部電極6が3つに分離されている。電極分離溝18−1は結合領域15の上部に設けられ、電極分離溝18−1よりも入射端側の上部電極6は、図4と同様、入射側活性層3−1の上部に分離される上部電極6−1である。電極分離溝18−2は、出射側活性層の上部に設けられ、電極分離溝18−2よりも結合領域15側の上部電極6は上部電極6−2、電極分離溝18−2よりも出射端側の上部電極6は上部電極6−3である。これにより、広帯域半導体光増幅器は、第一増幅部19と第二増幅部20と可飽和吸収部21とを有することになる。可飽和吸収部21の上部電極6−3には、端子9−3より逆方向電圧−Vkを印加する。可飽和吸収部21は、増幅された信号光に含まれる雑音、特に自然放出光による雑音を低減する役目を担う。この雑音低減量は逆方向電圧−Vkの値によって制御することができる。即ち、Vkの値を大きくすることによって、雑音成分をより強く吸収させて減少させることができる。この構成は、図1、図4の構成に比し、利得の値、利得の波長特性及び雑音特性のそれぞれに対し制御性がある(制御できる範囲が広い、制御がしやすい)。

本発明は、ここまでの実施形態に限定されない。例えば、図6に示されるように、入射側活性層3−1の下面及び出射側活性層3−2の上面に、InGaAsP光導波路22−1,22−2を設け、かつこれら導波路22−1,22−2の屈折率を各活性層3−1,3−2の屈折率よりも低い値に設定しておくようにしてもよい。このような構成にすると、各活性層3−1,3−2の結晶成長が容易となる。また、入射側活性層3−1から出射側活性層3−2への光の伝搬を効率良く行わせることができる。

図1、図3、図4、図5及び図6の構成において、広帯域半導体光増幅器の入射端と出射端とにスポットサイズ変換用の光導波部を設けてもよい。スポットサイズ変換用の光導波部は、光導波路のコア断面積を目的のスポットサイズになるように徐々に変化させたものであり、例えば、広帯域半導体光増幅器の活性層3の層厚と同じ厚さのコアを入出射用の光ファイバのスポットサイズに近づくように徐々に小さく変化させてある。このようにすると、光導波部と光ファイバとの光結合が効率よく、かつ光導波部と広帯域半導体光増幅器との光結合が効率よくなるので、光ファイバと広帯域半導体光増幅器との光結合が効率よくなる。

本発明は次の如き優れた効果を発揮する。
