本発明は液滴吐出ヘッド、インクカートリッジ、インクジェット記録装置、マイクロアクチュエータ、マイクロポンプ、光学デバイス、画像形成装置、液滴を吐出する装置に関する。

【従来の技術】
プリンタ、ファクシミリ、複写装置等の画像記録装置或いは画像形成装置として用いるインクジェット記録装置において使用する液滴吐出ヘッドであるインクジェットヘッドは、インク滴を吐出する単一又は複数のノズル孔と、このノズル孔が連通する吐出室(インク室、液室、加圧液室、圧力室、インク流路等とも称される。)と、吐出室内のインクを加圧する圧力を発生する圧力発生手段とを備えて、圧力発生手段で発生した圧力で吐出室内インクを加圧することによってノズル孔からインク滴を吐出させる。

なお、液滴吐出ヘッドとしては、例えば液体レジストを液滴として吐出する液滴吐出ヘッド、DNAの試料を液滴として吐出する液滴吐出ヘッドなどもあるが、以下ではインクジェットヘッドを中心に説明する。また、液滴吐出ヘッドのアクチュエータ部分を構成するマイクロアクチュエータ、例えばマイクロポンプ、マイクロ光変調デバイスなどの光学デバイス、マイクロスイッチ(マイクロリレー)、マルチ光学レンズのアクチュエータ(光スイッチ)、マイクロ流量計、圧力センサなどにも適用することができる。

ところで、液滴吐出ヘッドとしては、圧力発生手段として圧電素子などの電気機械変換素子を用いて吐出室の壁面を形成している振動板を変形変位させることでインク滴を吐出させるピエゾ型のもの、吐出内に配設した発熱抵抗体などの電気熱変換素子を用いてインクの膜沸騰でバブルを発生させてインク滴を吐出させるバブル型(サーマル型)のもの、吐出室の壁面を形成する振動板を静電力で変形させることでインク滴を吐出させる静電型のものなどがある。

近年、環境問題から鉛フリーであるバブル型、静電型が注目を集め、鉛フリーに加え、低消費電力の観点からも環境に影響が少ない、静電型のものが複数提案されている。

この静電型ヘッドの中には、振動板をインク室側に押し込みインク室内の内容積を小さくすることでインク滴を吐出させる押し打ち法で駆動するものと、振動板をインク室の外側方向の力で変形させインク室内の内容積を広げた状態から元の内容積になるように振動板の変位を元に戻すことでインク滴を吐出させる引き打ち法で駆動するものとがある。

押し打ち法タイプの静電型ヘッドとしては、例えば特開平2−266943号公報に記載されているように、一対の電極対の間にインクが充填されており、片方あるいは両方の電極が振動板として働く形態で、電極間に電圧を印加することによって電極間に静電引力が働き、電極(振動板)が変形しそれによってインクが押し出され吐出するものがある。また、特開2000−15805号公報に記載されているように、シリコン基板からなる振動板表面に突起部を設け、この突起部に電極を形成し、電極に電圧を印加することによって突起部間に作用するという静電力によって振動板を変形させ、インクを吐出するものもある。

引き打ち法としては、例えば特開平6−71882号公報に記載されているように、一対の電極対がエアギャップを介して設けられており、片方の電極が振動板として働き、振動板の対向する電極と反対側にインクが充填されるインク室が形成され、電極間(振動板−電極間)に電圧を印加することによって電極間に静電引力が働き、電極(振動板)が変形し、電圧を除去すると振動板が弾性力によってもとの状態に戻り、その力を用いてインクを吐出するものがある。また、特開2001−47624号公報に記載されているように、櫛歯状に形成され互いに入れ子になった電極対の片方に振動板を備え、電極対に電圧を印加することによって櫛歯間に静電力引力を発生させ、電極の変位により振動板を変形させ、電圧を切った時に振動板の弾性力でインクを吐出するものもある。

【発明が解決しようとする課題】
しかしながら、前記特開平2−266943号公報記載の液滴吐出ヘッドにあっては、電極間にインクを充填しているので必然的に電極間距離が大きくなる。電極間に働く静電力は電極間距離の2乗に反比例するので電極間距離が大きくなると必要な電圧が非常に大きくなってしまうという問題がある。この場合、インクの誘電率によってある程度電圧を下げることはできるが、電極間距離の影響が大きいのであまり効果がない。また、インクの誘電率を大きくする必要がある、あるいはインクに電界がかかることよりインクの自由度は小さくなる。そのため、インクの色、pH、粘度などのインク物性に制限が加わり、高画質化が困難であるという課題がある。

また、前記特開平6−71882号公報記載の液滴吐出ヘッドにあっては、電極間にインクを充填していないのでインクに対する制限が少なく高画質化には有利である。しかしながら、低電圧化のためには電極間のエアギャップを非常に小さくしなければならず、そのような微小なギャップを精度良く、バラツキ少なく形成するのは非常に困難であり、歩留まりが上がらないといった問題がある。また振動板の弾性力によってインクを吐出する、いわゆる引き打ちの方法であるので、振動板はインクを吐出するだけの剛性が必要であり、そのような剛性の振動板を静電力で引き付けるため電圧が高くなってしまうといった課題がある。

さらに、前記特開2001−47624号公報記載の液滴吐出ヘッドにあっては、櫛歯状電極を用いているので変位量は大きくすることができるが、発生力は非常に小さく、インクを吐出するだけの発生力を得ようとした場合、非常に電圧が高くなってしまう。しかも、構造が複雑であるので作製が困難であり、コスト高となってしまうという課題がある。

また、前記特開2000−15805号公報記載の液滴吐出ヘッドにあっては、導電性を有するシリコン基板で形成した振動板に突起部を設けて、この突起部に導電性部材の電極を形成しているので、シリコン振動板を介して各電極間が同電位になって静電力が発生せず、振動板を変形できないという課題がある。

しかも、振動板に突起部を形成して、この突起部に電極を付けなければならず、そのような立体微細構造の表面に電極を付けるのは困難であり、電極がうまく形成されない部分ができたり、バラツキが生じたりで、安定して製造できなく歩留まりが悪いという課題がある。さらに、低電圧化のためには突起間の間隔は狭くしなければならないが、そのような狭い間隔の中に電極を形成するのは困難であり、また狭い突起間に電極を形成するとショートしてしまうという不良が生じたりする。

また、突起部に電極を形成することは、立体構造でのフォトリソ工程はレジストコート、露光などが困難であることから、一般的な方法では不可能であり、そのため特別な装置を使用したり、製造工程が長くなったりしてコスト高となってしまうという課題がある。

本発明は上記の課題に鑑みてなされたものであり、低コストで、滴吐出効率が高く、高画質印字が可能な液滴吐出ヘッド、このヘッドを一体化したインクカートリッジ、高画質記録が可能なインクジェット記録装置、低コストで、駆動効率が高いマイクロアクチュエータ、マイクロポンプ、光学デバイス、高画質記録が可能な画像形成装置、滴吐出効率が高い液滴を吐出する装置を提供することを目的とする。

【課題を解決するための手段】
上記の課題を解決するため、本発明に係る液滴吐出ヘッドは、振動板の面上には電気的に互いに絶縁分離された導電性を有する構造体からなる複数の電極が、振動板の面に沿って互いに間隔を置いて並べて設けられ、複数の電極は、一端部が振動板の面に固定された固定端部となり、他端部が固定されていない自由端部となっており、更に、電極は並び方向に沿う断面の形状で固定端部側が狭く、自由端部側が広い形状であって、複数の電極の間隔は固定端部側が自由端部側より広くなっており、電極間に静電力を発生させることによって振動板が変形する構成とした。

ここで、電極はポリシリコンを含むことが好ましく、ポリシリコンにはn型又はp型の不純物原子を含むことがより好ましい。また、電極には金属を含むことが好ましい。さらに、振動板の面上に電極の間隔の少なくとも一部を規定する犠牲層を形成して電極が形成された状態で、犠牲層がエッチング除去されることで電極の間が形成されていることが好ましい。さらにまた、電極に開口部が形成されていることが好ましい。

また、電極表面に絶縁膜が形成されていることが好ましく、この絶縁膜がシリコン酸化膜又はシリコン窒化膜を含むことがより好ましい。さらに、振動板と電極とが電気的に分離されていることが好ましい。

【発明の実施の形態】
以下、本発明の実施の形態を添付図面を参照して説明する。図1は、本発明の液滴吐出ヘッドの第1実施形態に係るインクジェットヘッドの分解斜視図で、一部断面図で示している。図2は同ヘッドの振動板長手方向の断面説明図、図3は同ヘッドの振動板短手方向の断面説明図、図4は図3の電極部分の拡大説明図、図5は同ヘッドの電極配置パターンを示す平面説明図である。

このインクジェットヘッドは、インク液滴を基板の面部に設けたノズル孔から吐出させるサイドシュータタイプのものであり、下記に詳述する構造を持つ3枚の第1、第2、第3基板1、2、3を重ねて接合した積層構造となっており、インク滴を吐出する複数のノズル孔4、各ノズル孔4が連通する吐出室6、各吐出室6に流体抵抗部7を介してインクを供給する共通液室(共通インク室)8などを形成している。

中間の第1基板1は、シリコン基板からなり、底壁を振動板10とする吐出室6を形成するための凹部(貫通部)と、各々の吐出室6にインクを供給するための共通液室8を形成するための凹部(貫通部)を有する。

振動板10は、シリコン窒化膜、シリコン窒化膜、これらの積層膜などの絶縁膜からなる。そして、この振動板10の吐出室6と反対側の表面に複数の電極14を所定の間隔を置いて形成して、振動板10と各電極14とを電気的に分離して設けるとともに、各電極14のうちの相隣り合う2つの電極(これを相対的に電極14a、14bという。)は相互に電気的に分離している。なお、電極14は、例えばポリシリコン、或いは単結晶シリコンから形成している。この振動板10と複数の電極14によって可動部分である振動板10を変形させる本発明に係るマイクロアクチュエータを構成している。

ここで、各電極14は、図3及び図4に示すように、電極14の並び方向に断面の形状で振動板10側に固定される固定端部14Aの幅(ここでは振動板短手方向の幅)が中間部14Bの幅よりも狭く、中間部14Bの幅が自由端部14Cの幅よりも狭くなるように形成している。すなわち、電極14、14間の間隔は、電極の固定端部側が自由端部側よりも広くなるように、つまり、図5に示すように、電極の固定端部側の間隔d1、中央部の間隔d2、自由端部側の間隔d3が、d1>d2>d3になるように形成している。なお、同図中、Lは電極14の高さである。

また、図4は第1基板1の電極14側から見た場合の一つの振動板に対する電極配置パターンの一例を示すものである。同図に示すように、互いに電気的に分離した相隣り合う電極14aと電極14bには、駆動回路(ここでは発信回路で図示)15から互いに電位差を生じる駆動電圧(異なる電位の電圧)が印加されるようになっている。

さらに、電極14と同一材料の層又は構造体であるスペーサ12を振動板10以外の領域で電極14を形成する面と略同一平面に形成している。このスペーサ12は電極14と同時に形成することができ、振動板領域以外の電極材料を除去しないことで形成することができる。

このようなスペーサ12を設けることにより第1基板1を第2基板2に接合する前の工程において、微小な構造体である電極14を保護することができ、製造工程においてウェハ搬送や、プロセス中における電極14の破損による不良を低減することができる。

この第1基板1の下面に接合される第2基板2は、電極14を外部からの衝撃やホコリなどから保護したり、第1基板1の強度を補強したりするための保護基板である。この第2基板2には、ガラス、金属、シリコン、樹脂などからなる基板などを使用し、この基板2には各振動板10に対応する位置に例えば1mmの深さの凹部16を形成している。ただし、必ずしも振動板10ごとに凹部16を形成する必要はなく、振動板配列を囲む凹部、あるいはチップの縁のみ接合される凹部を形成する構成でも良い。

また、第1基板1の上面に接合される第3基板3には、例えば厚さ50μmのニッケル基板を用い、第3基板3の面部に、吐出室6と連通するようにそれぞれノズル孔4、共通液室8と吐出室6を連通させる流体抵抗部7となる溝を設け、また共通液室8と連通するようにインク供給口9を設けている。

このように構成したインクジェットヘッドの動作を説明する。例えば図4の構成において、電極14aに発振回路15により0Vから40Vのパルス電位を印加すると、電極14aの表面がプラスに帯電し、パルス電位を印加していない隣り合う電極14bとの間で、図6に示すように、静電力が発生して、静電気の吸引作用が働き、電極14の自由端(振動板10側が固定端)が引き合って電極14が変位し、これらの電極14の自由端側が変位することで、電極14の固定端側である振動板10が上方へたわむことになる。その結果、吐出室6内の圧力が急激に上昇し、図3に示すように、ノズル孔4よりインク液滴22を記録紙23に向けて吐出する。

そして、電極14aの電位が0Vに戻ると、電極14bとの間に電位差はなくなり、振動板10は元の状態に復元する。振動板10が復元することにより、インクが共通液室8より流体抵抗部7を通じて吐出室6内に補給される。すなわち、この実施形態では押し打ち法でインク滴を吐出させる。

このように、このインクジェットヘッドにおいては、振動板10の一方の面にそれぞれ電気的に分離独立した電極14を設け、電極14の対向する電極14aと電極14b間に電位差を生じる電圧を印加することによって、隣り合う電極14aと電極14bとの間で静電引力が発生し、電極14のわずかな変位により振動板10の大きな変位を得ることができ、滴吐出効率が向上し、高画質記録が可能になる。

また、このヘッドのマイクロアクチュエータにおいては、振動板10に設けた構造体自体が電極14として働くので、従前のようにシリコン構造体に電極を成膜などの方法により形成するという困難な工程の必要がなく、コストダウンを図ることが可能であり、また、構造体間の非常に狭い間隔に電極を形成することによって生じるショートなどの不良も低減できる。さらに、構造体に電極を形成した後に電極を櫛の歯状に分離するという工程も必要がなく、低コスト化、大量生産が容易である。

さらに、振動板10と電極14は絶縁膜11などで電気的に分離しているので、従来のように電極に電圧を印加しても振動板を介してすべての電極が同電位になって作動不良になることもなく、電極14に印加した電圧が振動板10側にリークすることもなく、効率良く電極14に電圧を印加することができる。この場合、ここでは、振動板10自体を絶縁膜で形成しているが、シリコン基板に形成した高濃度p型不純物層などで振動板10を形成する場合(これをシリコン振動板という。)には、シリコン振動板と電極14の間に絶縁膜を形成することによって、容易に絶縁することができ信頼性の高い液滴吐出ヘッドを得ることができる。

ここで、電極間に働く力Fは、次の(1)式に示すように電極間距離dの2乗に反比例して大きくなり、振動板に働く曲げモーメントは構造体(電極)の高さLに比例して大きくなる。したがって、振動板を効率良く変位させるには、振動板から離れた位置(高さLが大きく)での電極4aと電極4bとの間隔を狭く形成することが重要となる。

そして、振動板を更に効率良く大きく変位させるためは、前述のように構造体(電極)の高さLを大きくすることが好ましい。この場合、構造体を形成するために、非常に厚い膜の堆積を要することなると、プロセスコストの増加を招いてしまったり、狭い電極間隔をエッチングなどで形成することが困難になったりする。また、堆積膜が薄いと、構造体の機械的強度が弱くなってしまい振動板を効率良く変位させることができなかったり、構造体自体の破壊などにより歩留まりが低下することがある。

そこで、本実施形態のヘッドでは、電極間隔を複数段階、特に3段階以上に異ならせて、電極間隔が、固定端部側で広く、自由端部側で狭くなっている構成として、電極の機械的強度を保ちつつ、膜の堆積の厚さを非常に厚くすることなく、電極を形成できるようにして、プロセスコストの増加を抑制しつつ構造体の高さLを大きくし、振動板を更に効率良く大きく変位させることができるようにしている。

次に、上記第1実施形態に係るインクジェットヘッドの製造工程の一例について図7を参照して説明する。
同図(a)に示すように、面方位(110)、厚さ400μmのシリコン基板31にLP−CVDにより振動板10となるシリコン窒化膜32を0.3μm厚みに形成し、プラズマCVDによりシリコン酸化膜33aを2μm厚みに形成し、既知のリソグラフィー、ドライエッチング技術によりシリコン酸化膜33aをパターニングすることにより、線幅10μm、間隔は2μmのシリコン酸化膜33aを形成する。ここで、シリコン窒化膜32はシリコン酸化膜33aのエッチングの際のエッチングストッパーとして機能する。なお、シリコン酸化膜は低温熱CVDや高温CVDによって形成しても良い。

次に、同図(b)に示すように、シリコン酸化膜33a上にシリコン酸化膜33bを2μm厚みに形成し、同様に、既知のリソグラフィー、ドライエッチング技術によりシリコン酸化膜33bをパターニングすることにより、線幅8μm、間隔は4μmのシリコン酸化膜33bを形成した。

その後、同図(c)に示すように、表面に電極14を形成するためのポリシリコン膜34をCVD法により3μm厚みに堆積する。シリコン酸化膜33bの間隔を埋め込み基板の平坦化が得られるのに要するポリシリコン膜の厚さは2μm以上である。つまり、ここでは、埋め込み必要条件を満たし、基板もほぼ平坦化される。ここで、電極となるポリシリコン膜34の高さLは振動板10となるシリコン窒化膜32表面から約7μmになるが、二段階のシリコン酸化膜33a、33bを形成しているので、ポリシリコン膜34を堆積する厚さはシリコン酸化膜33a一層の場合よりも薄くなるため、プロセスコストが低減される。

そして、図示しないが、上記の工程でシリコン基板31の裏面側にも形成されるシリコン窒化膜32、シリコン酸化膜33a、33b、ポリシリコン膜34は、研磨(ラッピングやグラインダーを用いた研磨工程を含むのが好適である。)により全て除去する。この際、表面のポリシリコン膜34表面を保護膜(保護テープ)などで保護することが好ましい。また、研磨に限らずエッチング液などにより除去しても構わない。

次いで、同図(d)に示すように、シリコン酸化膜33b上のポリシリコン膜34にリソグラフィー、ドライエッチング技術により幅0.5μmの溝35を形成する。この場合、シリコン酸化膜33bがエッチングストッパーとして機能する。

その後、同図(e)に示すように、シリコン酸化膜33a及び33bをフッ酸水溶液などでエッチング除去することにより、電極間距離が3段階(d1、d2、d3)に異なり、振動板側(固定端部側)で広い電極間距離d1、振動板と離れた側(自由端部側)で狭い電極間距離d3となる構造体からなる、ポリシリコン膜34からなる電極14が形成される。

この電極14は段階的(3段階)に幅(ここでは振動板短手方向の幅)が広くなっていくので、2段階に幅が異なる電極よりも機械的強度が大きくなり、振動板を効率良く変位させることができ、歩留まりの向上が図れる。なお、ここでは、電極間距離を3段階に異なる構造としたが、4段階以上に異なる構造とすることもできる。

その後、同図(f)に示すように、LP−CVDで水酸化カリウムエッチングのマスクとなるシリコン窒化膜を形成し、水酸化カリウム水溶液によりシリコン基板31をエッチングし、吐出室6と同時にシリコン窒化膜34からなる振動板10を形成する。

なお、ここで、シリコン窒化膜34からなる振動板10はエッチングストッパーとして機能し、また、絶縁膜でもあるため電極14と電気的に分離されていることとなる。シリコン窒化膜は引っ張り応力であるため振動板が座屈することはないが、引っ張り応力によって振動板10を変形させることができないことがある。そのような場合には、シリコン窒化膜にボロン、リン、水素などの不純物をドープして応力緩和することができる。

また、電極をポリシリコンから形成することで、電極間隔をドライエッチングにより比較的高精度に形成できる。ただし、ノンドープのポリシリコンは高周波数駆動、多チャンネル駆動を行うと電極の電気抵抗値が問題となることがある。この場合には、n型又はp型の伝導型を有する不純物原子、例えばn型であればリン、砒素、p型であればボロンやアンチモン等を導入することにより電気抵抗値を低減することが好ましい。

次に、第2実施形態に係るインクジェットヘッドについて図8及び図9を参照して説明する。なお、図8は同ヘッドの製造工程における図7(d)の平面図に相当する説明図、図9は同ヘッドの製造工程における図8のA−A線に沿う断面説明図である。

この実施形態は、電極14に開口部36を形成するようにしたものである。すなわち、図7(a)〜(c)と同様の製造工程を経た後、図8及び図9(a)に示すように、シリコン酸化膜33b上のポリシリコン膜34にリソグラフィー、ドライエッチング技術により幅0.5μmの溝を形成するとともに幅1.5μm、長さ数μmの開口部36を複数形成する。なお、開口部36は電極間溝35と連続的に形成しても、独立して形成しても良い。
