【発明の属する技術分野】
本発明は、給電用電極棒と給電用端子との連結構造、この連結構造を有するヒータエレメント、加熱装置並びに基板加熱装置に関し、特に、給電用電極棒と給電用端子との連結部分の破損を防ぐことができ、優れた耐久性が得られる連結構造と、前記連結構造を有するヒータエレメント、および前記ヒータエレメントを用いた加熱装置並びに基板加熱装置に関するものである。

【従来の技術】
従来から、高温での使用に耐え、酸化性雰囲気下をはじめとするあらゆる使用雰囲気下において使用されている基板加熱装置として、例えば、図7に示すような基板加熱装置が知られている。
図7は、従来の基板加熱装置の一例を示した概略断面図である。
この基板加熱装置31は、チャンバー1と、導電性セラミックス焼結体からなり、通電により発熱する発熱体素子2と、この発熱体素子2に一端が連結された導電性セラミックス焼結体製の給電用電極棒54,54と、給電用電極棒54、54の他端に連結された給電用端子57、57と、給電用端子57、57に連結されたリード線59、59と、チャンバー1の壁面を貫通してリード線59、59に電流を導入する電流導入端子101,101と、基板支持台10と、熱電対15とを備えている。

この基板加熱装置31では、基板支持板10の上面10aにシリコンウエハ基板8が載置され、リード線59、103と、電流導入端子101と、給電用端子57と、給電用電極棒54とを介して、基板支持板10の下面に配置されている発熱体素子2に電力を供給することにより、発熱体素子2が昇温して基板支持台10を介してシリコンウエハ基板8が加熱されるようになっている。

この基板加熱装置31では、酸化性雰囲気下においても使用できるように、給電用端子57として、耐熱性および耐酸化性に優れる金属である例えば、Ni、Pt、Ag、Au、Ir、Pd、インコネル合金、モネル合金等からなる金属薄板によって形成されたものを使用している。また、この基板加熱装置31において、給電用電極棒54と給電用端子57とは、図8に示すような連結構造を有している。

図8は、図7に示した基板加熱装置における給電用電極棒とリード線との連結構造の一例を示した図であり、図8(a)は、側面図であり、図8(b)は、給電用電極棒におけるリード線が連結される側の端部から見た図である。
図8において、符号51は、給電用電極棒54とリード線59との連結部を示している。連結部51において、給電用電極棒54とリード線59とは、給電用電極棒54の端部に巻き付けられた給電用端子57の貫通孔58に、金属製のボルト52を挿入して、金属製のナットおよびワッシャーを用いて固定し、給電用端子57が固定されている部分にリード線59を連結することによって連結されている。

【発明が解決しようとする課題】
しかしながら、図8に示した給電用電極棒54とリード線59との連結構造では、金属からなる給電用端子57と導電性セラミックス焼結体からなる給電用電極棒54との接触面積が、給電用端子57と給電用電極棒54との熱膨張係数の差に起因して低下し、給電用端子57と給電用電極棒54との間に隙間が形成されてしまうことによる異常放電が発生しやすい。このため、発熱体素子2に通電することによって、給電用電極棒54とリード線59との連結部分が破損しやすく、耐久性が充分でないという問題点があった。

また、リード線59が給電用端子57の軸の中心部に連結されていないため、基板加熱装置31を昇温させた際に、リード線59の熱膨張による連結部51への不均一な応力が発生してしまう。このリード線59の熱膨張による不均一な応力が、基板加熱装置31を昇温させる度に連結部51に繰り返し与えられることにより、連結部51に緩みが生じ、リード線59と給電用電極棒54とが接触不良を起こすことが問題となっていた。

このような問題を解決する手段として、給電用電極棒54と給電用端子57との連結部51の温度が上昇しないように、給電用電極棒54を長尺として連結部51を発熱体素子2から離すことが提案されているが、これによると基板加熱装置31全体が大型化してしまうという問題があった。

本発明は、上記の従来技術が有する問題点に鑑みてなされたものであり、そのための具体的な技術的課題は、装置の大型化を招くことなく給電用電極棒と給電用端子との連結部分の破損を防ぐことができ、優れた耐久性が得られる連結構造を提供することを目的とする。
また、前記連結構造を有するヒータエレメント、および前記ヒータエレメントを用いた加熱装置並びに基板加熱装置を提供することを目的とする。

【課題を解決するための手段】
上記の目的を達成するために、本発明は以下の構成を採用した。
本発明の給電用電極棒と給電用端子との連結構造は、通電により発熱する導電性炭化珪素焼結体製の発熱体素子に一端が連結された導電性炭化珪素焼結体製の給電用電極棒と、前記給電用電極棒の他端に連結された金属製の給電用端子との連結構造であって、前記給電用端子と前記給電用電極棒とが機械的固定手段により固定され、前記給電用電極棒の前記給電用電極端子との接触表面に被覆層が形成されていることを特徴とする。

本願発明において、「機械的固定手段」とは、嵌着部を締め付け固定するためのものであり、給電用電極棒と給電用端子との連結を強固にし、給電用端子の熱膨張を抑制するものである。具体的には、例えば、ボルトと、ナットおよびワッシャーとからなるものなどが含まれる。

熱膨張係数の小さい導電性炭化珪素焼結体を給電用電極棒とすれば、昇温による熱膨張を抑制し、給電用電極棒と給電用端子との接触面積の低下を防ぐことができる。このため、給電用電極棒と給電用端子との間に隙間が生じにくくなり、異常放電が発生しないものとなる。したがって、給電用電極棒と給電用端子との連結部分の破損を防ぐことができ、優れた耐久性が得られる。
また、給電用電極棒と給電用端子との接触表面に被覆層を形成することにより、酸化性雰囲気下での加熱による給電用電極棒表面の劣化を防止することができ、より一層耐久性を向上させることができる。

上記の給電用電極棒と給電用端子との連結構造においては、前記給電用端子には凹状部が形成され、前記凹状部の内部に前記給電用電極棒の他端が挿入され、前記給電用端子は前記給電用電極棒に嵌着されて嵌着部を形成し、前記嵌着部において前記給電用端子と前記給電用電極棒とが機械的固定手段により固定されていることが好ましい。

このような給電用電極棒と給電用端子との連結構造では、給電用電極棒と給電用端子とが前記嵌着部において機械的に固定されることにより、連結構造が昇温した際に生じる金属製の給電用端子の横方向の熱膨張を抑制することができ、給電用電極棒と給電用端子との接触面積の低下を防ぐことができる。このため、給電用電極棒と給電用端子との間に隙間が生じにくくなり、異常放電が発生しないものとなる。また、凹状部の内部において前記被覆層が接触するので、給電用電極棒と給電用端子との接触抵抗を容易に低下させることができる。従って、給電用電極棒と給電用端子との連結部分の発熱及び破損を防ぐことができ、優れた耐久性が得られる。

また、前記被覆層の電気抵抗率は0.1Ω・cm以下であることが望ましい。0.1Ω・cm以下とすることにより、発熱素子部と比較して十分に抵抗値が低くなり、給電用電極棒と給電用端子との接触面における発熱を抑えることができ、その結果、十分な耐久性が得られる。

また、前記被覆層はPt、Au、Pd、Si、Ir、Ru、Reから選ばれた少なくとも1種以上の金属からなることが好ましい。これら金属はいずれも高い導電性を有するものであるので、給電用電極棒と給電用端子との接触面における抵抗値を極力小さくすることができる。さらにこれら金属はいずれも高温における耐酸化性に優れるので、給電用電極棒表面の酸化を防止することができる。よって、給電用電極棒と給電用端子との連結部分の発熱と破損とを防止することができ、優れた耐久性が得られる。

さらに、前記被覆層の膜厚は100μm以下であることが望ましい。100μm以下とすることにより、通電による熱サイクルがかかる場合においても、熱膨張差に起因するクラックや剥離が生じず、優れた耐久性が得られる。

また、上記の給電用電極棒と給電用端子との連結構造においては、前記給電用端子が、Ni、Pt、Ag、Au、Ir、Pd、インコネル合金、モネル合金のいずれかにより形成されたものであることが望ましい。
このような給電用電極棒と給電用端子との連結構造とすることで、給電用端子が耐熱性および耐酸化性に優れたものとなり、より一層、耐久性を向上させることができる。このことにより、大気中や酸化性雰囲気下における高温での使用に際しても十分な耐久性が得られるものとなり、大気中や酸化性雰囲気下で高温で使用する場合でも、支障なく使用することができる優れたものとなる。

また、上記の給電用電極棒と給電用端子との連結構造においては、前記機械的固定手段は、前記給電用電極棒との熱膨張係数の差が2×10― 6/℃以下となる材料で形成されていることが望ましい。
このような給電用電極棒と給電用端子との連結構造とすることで、連結構造が昇温した際に、給電用端子が熱膨張することにより、給電用電極棒と給電用端子との接触面積が低下して異常放電の原因となることを有効に防止することができ、より一層、耐久性を向上させることができる。

さらに、上記の給電用電極棒と給電用端子との連結構造においては、前記機械的固定手段は、導電性炭化珪素焼結体からなることが望ましい。

また、上記の目的を達成するために、本発明の加熱装置は、チャンバーと、上記のいずれかに記載のヒータエレメントとを少なくとも備えたことを特徴とする。
このような加熱装置は、上記のいずれかに記載のヒータエレメントを備えたものであるので、給電用電極棒と給電用端子との連結部分の破損を防ぐことができ、優れた耐久性が得られるものとなる。

また、上記の目的を達成するために、本発明の基板加熱装置は、チャンバーと、上記のいずれかに記載のヒータエレメントと、前記チャンバー内に設けられ、一方の面には基板が載置され、他方の面には前記ヒータエレメントの発熱体素子が配置される基板支持台とを少なくとも備えたことを特徴とする。
このような基板加熱装置は、上記のいずれかに記載のヒータエレメントを備えたものであるので、給電用電極棒と給電用端子との連結部分の破損を防ぐことができ、優れた耐久性が得られるものとなる。

【発明の実施の形態】
以下、本発明の好適な実施形態について、図面を参照して詳細に説明する。 なお、この実施形態は、本発明の要旨を説明するためのものであり、特に限定がない限り本発明を限定するものではない。

図1は、本発明の給電用電極棒と給電用端子との連結構造を有するヒータエレメントの一例を説明するための図であり、図1(a)は、発熱体素子側から見た平面図であり、図1(b)は、側面図である。
図1において、符号20は、ヒータエレメントを示している。このヒータエレメント20は、発熱体素子2と給電用電極棒4と給電用端子7と機械的固定手段25とを備えたものであり、チャンバー(図示略)内に配置されるものである。

発熱体素子2は、通電により発熱するものであり、図1に示すように平面視円形の平板状であり、中央部から外周部に向かって徐々に発熱体素子2の幅が薄くなるように形成されたスパイラル状となっている。
発熱体素子2は、導電性炭化珪素焼結体からなり、高純度で金属汚染の原因とならない炭化珪素、例えば、特許第2726694号公報に記載されている常温下での熱伝導率が120W/m・K以上で、輻射率が0.75以上である導電性炭化珪素材料などが好適に使用される。

給電用電極棒4は、2本設けられ、一端4a(発熱体素子側の端部)は、発熱体素子2に連結され、他端4b(給電用端子側の端部)は、図2に示すように、給電用端子7の凹状部7aに受容され、嵌着し得る形状となるように形成されているとともに、ボルト21を挿入するための貫通穴4cが形成されている。

前記発熱体素子2と給電用電極棒4とを連結する際に、特願平11−154336に開示されているように、Siを含む接合剤を用いて接合すれば、ヒータエレメントを酸化雰囲気中、不活性雰囲気中、還元雰囲気中のすべての雰囲気において好適に使用することができる。また、前記発熱体素子2と給電用電極棒4との連結は、例えば導電性炭化珪素焼結体製のボルト等を用いた機械的連結であってもよく、更には前記の接合法と機械的連結法とを併用してもよい。

給電用端子7は、2本の給電用電極棒4の他端4bにそれぞれ設けられている。給電用端子7の一方の端部には、図3に示すように、給電用電極棒4の他端4bを受容して嵌着し得る凹状部7aが形成されている。凹状部7aは、断面視コの字状であり、底部が矩形となっている。また、凹状部7aを構成する壁面7e、7eには、ボルトを挿入するための貫通孔7c、7cが設けられている。

給電用電極棒4の他端4bと凹状部7aが接する接触面7d部において、給電用電極棒4の表面には被覆層40が形成されている。この被覆層40は、高い熱伝導度と導電率とを有し、かつ高温の酸化性雰囲気下での耐食性および耐酸化性を有する材料からなるものであって、例えば金属膜のほか、金属を主成分とする複合材料であってもよい。

被覆層40の導電率は1×10-1Ω・cm以下であることが好ましい。導電率が1×10-1Ω・cmを越える場合、通電することにより被覆層40においても発熱が起こり、接触面7dが高温となり、給電用電極棒4と給電用端子7との連結部が短時間のうちに破損する恐れがあるので好ましくない。

さらに被覆層40として好適な材料としては、耐熱性に優れ高温の酸化性雰囲気においても酸化されないように、例えばPt、Au、Pd、Si、Ir、Ru、Reを例示することができ、これらの純金属のほか、これらから選ばれた1種以上の金属の合金を例示することができる。なかでもPt、Pt−Si合金、Au−Si合金、Ir−Si合金等が好適に使用できる。

被覆層40の膜厚は、100μm以下が好ましい。膜厚が100μmを越える場合、通電によって熱サイクルがかかる事によって熱膨張差に起因するクラックや剥離が生じ,接触面積が減少し、連結部分に破損が生じる恐れがあるので、好ましくない。

被覆層40を形成する方法は、特に限定されるものではないが、
(1)上記金属微粒子を有機溶剤等で懸濁して懸濁液とし、はけ塗りあるいはディップコートにより塗布して熱処理する方法。
(2)上記金属コロイドを湿式還元法により析出して懸濁液とし、はけ塗りあるいはディップコートにより塗布して、熱処理する方法。
(3)上記金属を含む塩化物、硝酸化物、臭化物等の溶液を用いて、はけ塗りあるいはディップコートにより塗布して熱処理する方法。
(4)メッキ、CVD、スパッタ、溶射等により形成する方法。
等が例示できる。上記(1)の方法では、有機あるいは無機のバインダーを含んでもよい。

給電用端子7の凹状部7aを構成する壁面7eの厚みtは、0.05〜3mm程度の範囲とするのが好ましい。壁面7eの厚みtを0.05mm未満とした場合、十分に電流を流せなくなる恐れや、十分な強度が得られない恐れがあるため好ましくない。また、壁面7eを3mmを越える厚みtとした場合、壁面7eの熱膨張により、給電用電極棒4と給電用端子7との接触面積が低下して、給電用電極棒4と給電用端子7との連結部分に破損が生じる恐れがあるので、好ましくない。

また、図2に示すように、給電用端子7の他方の端部7bにおける給電用端子7の軸の中心部には、リード線9が連結されるようになっている。
給電用端子7は、金属からなるものであり、具体的には、耐熱性に優れ、酸化性雰囲気下での使用も可能となるように、例えば、Ni、Pt、Ag、Au、Ir、Pd、Fe−Cr−Ni系合金(インコネル合金)、Ni−Cu−Fe−S系合金(モネル合金)等を使用することができ、特に、Fe−Cr−Ni系合金またはNiが好適である。
また、リード線9は、Niなどの耐熱性に優れた材料により形成された撚り線の外周部を、アルミナ硝子などの耐熱性に優れた材料により保護したものである。

機械的固定手段25は、給電用電極棒4と給電用端子7との連結を確実にし、給電用端子7の熱膨張を抑制するためのものであり、例えば、図2に示すように、給電用電極棒4の貫通穴4cと凹状部7aの貫通孔7cとを貫通するように挿入されたボルト21と、ナット22およびワッシャー23とからなるものなどが挙げられる。
また、機械的固定手段25を形成する材料としては、給電用電極棒4との熱膨張係数の差が2×10-6/℃以下となる材料などが好ましい。
さらに、機械的固定手段25を形成する材料として、給電用電極棒4と同一材料である導電性炭化珪素焼結体を用いるとより一層耐久性を向上させることができ、好適である。

このようなヒータエレメント20では、給電用電極棒4と給電用端子7とは、図2に示すように、給電用端子7の凹状部7a内に給電用電極棒4の他端4bを挿入して、給電用端子7が給電用電極棒4に嵌着された嵌着部5を形成し、さらに、機械的固定手段25により嵌着部5を固定することによって連結されている。

そして、このようなヒータエレメント20では、給電用端子7とリード線9とを連結することにより、電力の供給が可能となり、供給電力の増減により発熱体素子2の温度制御ができるようになっている。

このようなヒータエレメント20は、上記の耐熱性導電材料からなる被覆層40が形成された給電用電極棒4と給電用端子7との連結構造を有するものであるので、高温の酸化雰囲気においても耐久性に優れたものとなる。
すなわち、本実施形態における耐酸化性導電材料からなる被覆層40が形成された給電用電極棒4と給電用端子7との連結構造では、給電用端子7には凹状部7aが形成され、凹状部7aの内部に給電用電極棒4の他端4bが挿入され、給電用端子7は給電用電極棒4に嵌着されて嵌着部5を形成し、嵌着部5において給電用端子7と給電用電極棒4とが機械的固定手段25により固定されているので、ヒータエレメント20が昇温した際の給電用端子7の横方向の熱膨張を抑えることができ、給電用電極棒4と給電用端子7との接触面積の低下を防ぎ、給電用電極棒4と給電用端子7との間に隙間が生じにくくなり、異常放電が発生しないものとなる。
特に、被覆層40を設けることにより、給電用電極棒4と給電用端子7との間の接触抵抗を容易に低減することができるばかりでなく、給電用電極棒4の表面の酸化を防止することができるので、高温の酸化雰囲気においても給電用電極棒4と給電用端子7との連結部分の破損を防ぐことができ、より一層優れた耐久性が得られる。

また、このヒータエレメント20においては、給電用端子7は、給電用端子7の軸の中心部にリード線9が連結されたものであるので、ヒータエレメント20を昇温させた際に、リード線9の熱膨張によって発生するリード線9と給電用端子7との連結部分への応力が均一なものとなり、リード線9と給電用端子7との熱膨張係数の差に起因するリード線9と給電用端子7との接触不良を防止することができ、より一層、耐久性を向上させることができる。したがって、リード線9の熱膨張により発生する不均一な応力によって、リード線9が連結されている部分が緩み、接触不良を起こすこともない。

また、本実施形態の給電用電極棒4と給電用端子7との連結構造においては、給電用端子7を、Ni、Pt、Ag、Au、Ir、Pd、インコネル合金、モネル合金のいずれかにより形成されたものとすることで、給電用端子7が耐熱性および耐酸化性に優れたものとなり、より一層、耐久性を向上させることができる。このことにより、大気中や酸化性雰囲気下における高温での使用に際しても十分な耐久性が得られるものとなり、大気中や酸化性雰囲気下で高温で使用する場合でも、支障なく使用することができる優れたものとなる。

この基板加熱装置30は、チャンバー1と、図1に示したヒータエレメント20と、ヒータケース6と、基板支持台10と、熱電対15と、電流導入端子101とを備えている。

チャンバー1は、金属アルミニウムなどからなるものであり、基板支持板10は、透明石英などからなるものである。基板支持板10の上面10aには、シリコンウエハ基板8が載置され、下面にはヒータエレメント20の発熱体素子2が配置されている。
発熱体素子2は、基板支持板10と不透明石英などで形成されたヒータケース6とによって形成される空間内に、透明石英などで形成されたヒータケース6の脚13によって支えられて収容されている。

以下、本発明を具体的に詳しく説明する。
(実施例1)
「8インチウエハ加熱ユニットによる耐久性試験」
図4に示す構造を有する基板加熱装置を作製した。
発熱体素子2および給電用電極棒4には、常温下での熱伝導率が175W/m・Kで、かつ、輻射率が0.9の導電性炭化珪素焼結体を用いた。
発熱体素子2の形状は、図1に示される平面視円形の平板状で、厚み3mm、直径240mmとした。また、発熱体素子2の幅は、中央部で24mm、外周部に向かって徐々に小さくして外周部の一番外側で6mmのスパイラル状とした。
給電用電極棒4は、直径10mm、長さ300mmの円柱状に形成した。また、給電用電極棒4の給電用端子7側の端部4bは、8mmの角柱状とし、ボルト21を挿入するためのM4のネジ切りの貫通孔4cを切削法により形成した。そして、給電用電極棒4、4は、発熱体素子2の中心から18mmの位置に配置した。

珪素粉末0.7gとモリブデン粉末0.3gを秤量し、アクリル樹脂を溶解してなるα−テルピネオールを加えて混合した後、発熱体素子2と給電用電極棒4との接合面に塗付した。次いで、発熱体素子2と給電用電極棒4とを所定の形状に組み立て、350℃にて20分間脱脂を行い、大気圧下1500℃で30分間熱処理することにより接合した。

「耐久性の評価」
基板支持板10の上面10aに8インチシリコンウエハ基板8を載置し、チャンバー1の外に向かって延出した電流導入端子101の端部に、リード線103を介して供給電源を接続し、出力を調整しながら室温から1000℃(ウエハ温度)まで50分間で昇温し、1000℃に到達後、23時間保持し、30分間で室温まで降温する熱負荷サイクルを酸素30Torr−窒素の雰囲気にて負荷した。1000℃に到着後、給電用電極棒4と給電用端子7の接続部の温度を測定したところ、約780℃であった。この結果を表2に示した。

図6に示す構造を有する加熱ユニットを用意した。

これらの評価結果を表2に示した。

以上、詳細に説明したように、本発明の給電用電極棒と給電用端子との連結構造、この連結構造を有するヒータエレメント、加熱装置並びに基板加熱装置によれば、耐食性に優れ、高い熱伝導度と低い電気抵抗値とを有する導電性炭化珪素焼結体を給電用電極棒とし、かつこの給電用電極棒に電気伝導率の良好な被覆層を設けたものであるので、連結構造における電気抵抗値を極力低減することができる。また、導電性炭化珪素焼結体性の給電用電極棒に被覆層を設けることにより、昇温した際の連結構造の熱膨張を効率的に抑えることができるので、装置の大型化を招くことなく、給電用電極棒と給電用端子との接触面積の低下を防ぎ、給電用電極棒と給電用端子との間に隙間が生じにくくなり、異常放電が発生しないものとなる。さらに、被覆層を設けることによって、高温の酸化雰囲気においても導電性炭化珪素製給電用電極棒の酸化をより一層防止することができ、給電用電極棒と給電用端子との連結部分の破損を防ぐことができ、優れた耐久性が得られる。
