【発明の属する技術分野】
この発明は、超微小な磁場を検出することが可能な超伝導量子干渉素子(SQUID)に関し、特に、脳磁場や心臓磁場などの生体磁場を高い感度で測定する磁気センサを実現することが可能な高温超伝導量子干渉素子に関するものである。

【従来の技術】
近年、ジョセフソン効果を応用して超伝導エレクトロニクス素子が開発されてきている。特に直流ジョセフソン効果を利用した超伝導量子干渉素子は超微小な磁場を検出することができる。この超伝導量子干渉素子を利用すると、脳磁場や心臓磁場等の微小磁場を高感度に測定する磁気センサを実現することができる。そこで、高温超伝導体を用いて温度77Kで動作する高感度の磁気センサを実現するために高温超伝導量子干渉素子が研究されている。

図8は超伝導量子干渉素子の概略的な構造を示す平面図である。図8を参照して、基板の上に高温超伝導薄膜100が形成されている。高温超伝導薄膜100は超伝導量子干渉素子のループ部101、すなわち超伝導ループを備えている。このループ部101は、2つのジョセフソン接合部102と103が並列に接続されることによって形成されている。ジョセフソン接合部102と103は高温超伝導薄膜の粒界から形成されている。ジョセフソン接合部102と103の直下には基板の接合部が存在する。すなわち、基板はその接合部の両側で結晶方位が互いに角度θ異なる2つの結晶基板、いわゆるバイクリスタル基板から形成されている。

2つのジョセフソン接合部102と103とが並列に接続されることによって形成されたループ部101は、高温超伝導薄膜が形成されていない領域、すなわちホール部104を囲んでいる。外部から超伝導量子干渉素子に印加する電流が臨界電流値を超えると、ジョセフソン接合部102と103から磁束が出入りしてホール部104を貫通する磁束が変化し、電圧が発生する。すなわち、図8において臨界電流値を超えるバイアス電流Ibが超伝導量子干渉素子に印加されると、ホール部104を貫通する磁場によって電圧が発生し、その電圧は端部105と106の間で出力電圧として測定される。この出力電圧は、ホール部104を貫通する超微小な磁場の変化に応じて変調し、すなわち量子化磁束Φ0 単位で変調する。したがって、出力電圧を測定することにより、超微小な磁場を検出することができる。

【発明が解決しようとする課題】
上述のように構成された超伝導量子干渉素子を用いて高感度な磁気センサを実現するためには、量子化磁束単位の磁場の変化に対して出力電圧の大きな変化を得る必要がある。出力電圧の変化(ΔV)は、臨界電流値(I0 )とジョセフソン接合部の電気抵抗値(RS )との積に比例することが従来から言われている。この関係は以下の式で表わされる。

この関係に従うと、臨界電流値と接合部の電気抵抗値との積をできるだけ大きくすれば出力電圧の変化を大きくすることができ、その結果として高感度の磁気センサの実現に寄与することができる。そこで、従来から、接合部の電気抵抗値を高めること、それによって臨界電流値と接合部の電気抵抗値との積の値を大きくすることが試みられている。

たとえば、基板の接合部の両側で結晶方位が異なる角度(接合角度)θが24°の場合には、上記のI0 RS の積が100μVよりも高いものが得られている。しかしながら、この場合、接合部の電気抵抗値が小さく、通常の製造プロセスによれば典型的には2Ωであった。ある特殊な製造技術を用いると、接合部の電気抵抗が10Ω程度の高い値を示すことが報告されているが、その製造技術の詳細は明らかにされていない。

また、接合角度θが36.8°の場合には、10Ωという接合部の高い電気抵抗値を容易に得ることができる。ところが、この場合、I0 が小さくなるため上記のI0 RS の積が小さく、典型的には60μV程度であった。

したがって、接合部の電気抵抗値が10Ωであり、I0 RS の積が150μVを超える超伝導量子干渉素子を実現することは困難であった。

そこで、この発明の目的は、高感度の磁気センサを実現することが可能な超伝導量子干渉素子の構造を提供することである。

【課題を解決するための手段】
本願発明者らは、鋭意検討した結果、接合部の電気抵抗値が従来に比べて大幅に高い値を示すバイクリスタル基板の接合角度θの特異点を見い出した。この発明は、上記の発明者らの知見に基づいてなされたものである。

この発明に従った高温超伝導量子干渉素子は、バイクリスタル基板と、高温超伝導薄膜とを備えている。バイクリスタル基板は、結晶方位の異なる第1と第2の基板が接合されて形成され、その第1と第2の基板の間に基板接合部を有する。高温超伝導薄膜は、バイクリスタル基板に接するように形成され、基板接合部の直上に粒界からなるジョセフソン接合を有する。第1と第2の基板は、基板接合部の両側で互いに30°異なる結晶方位を有する。出力電圧の変化(ΔV)と、臨界電流値(I 0 )と、ジョセフソン接合部の電気抵抗値(R S )と、接合角度(θ)とが以下の式を満たす。

30°の接合角度におけるジョセフソン接合部の電気抵抗値(R S )が、R S ∝exp(kθ/2)の式で示す電気抵抗値より高い値を示す特異点となる。

基板の材料としてはSrTiO3 、MgO、LaAlO3 、NdGaO3 、イットリウム安定化ジルコニアのいずれか1種の材料を用いるのが好ましい。

高温超伝導薄膜は、Y、La、Nd、Sm、Eu、Gd、Dy、Ho、Er、Tm、Ybのいずれか1種の元素を含むのが好ましい。

特に好ましくは、基板の材料としてSrTiO3 が用いられ、高温超伝導薄膜の材料としてY1 Ba2 Cu3 O7-x (ただし、xは0≦x<7)が用いられる。

以上のように構成された本発明の高温超伝導量子干渉素子においては、バイクリスタル基板を構成する2つの基板は、基板接合部の両側で互いに30°異なる結晶方位を有する。この30°という接合角度でバイクリスタル基板を構成し、その上に高温超伝導薄膜を形成すると、ジョセフソン接合部の電気抵抗値が非常に高い値を示す。その結果として、臨界電流値と接合部の電気抵抗値との積が従来よりも非常に高い値を示す。これにより、本発明の高温超伝導量子干渉素子の出力電圧の変化は、従来のものに比べて非常に高い値を示す。したがって、本発明の高温超伝導量子干渉素子を用いると極めて高感度な磁気センサを実現することができる。

【発明の実施の形態】
図1は、本発明の1つの実施の形態として高温超伝導量子干渉素子の概略的な構成を示す斜視図である。図3は、バイクリスタル基板の接合部の間で異なる結晶方位の関係を示す図である。

図1を参照して、SrTiO3 からなるバイクリスタル基板1の上に所定のパターンに従ったY1 Ba2 Cu3 O7-x (ただし、xは0≦x<7)からなる高温超伝導薄膜2が形成されている。バイクリスタル基板1は、接合部13の間で互いに結晶方位の異なる2つの基板11と12から構成される。高温超伝導薄膜2はループ部21を備えている。ループ部21は、2つのジョセフソン接合部22と23が並列に接続されて形成されている。ジョセフソン接合部22と23は基板の接合部13の直上に位置し、高温超伝導薄膜2の粒界から形成される。ループ部21は、超伝導薄膜が形成されていない領域、すなわちホール部24を囲んでいる。以上のように高温超伝導量子干渉素子が構成されている。

臨界電流値を超えるバイアス電流Ibが矢印で示すように素子に印加されると、ホール部24を貫通する微小な磁場が電極部25と26との間で発生する電圧の変化として測定される。

ここで、図3を参照して、バイクリスタル基板1を構成する2つの基板11と12は、接合部13を介して互いに角度θだけ結晶方位が異なっている。基板11は、結晶のa軸またはb軸として図3に示すような方向を有している。一方、基板12は、結晶のa軸またはb軸として図3に示すような方向を有している。基板11のa軸またはb軸は基板12のa軸またはb軸と角度θをなして交差する。この発明で用いられるバイクリスタル基板ではθは30°である。

【実施例】
図1に示される、基板の接合角度θが30°の本発明の高温超伝導量子干渉素子を以下のようにして製造した。

まず、SrTiO3 基板を準備した。この基板を所定の方向に沿って切り出すことにより、バイクリスタル基板を構成する2つの基板を作製した。すなわち、図3に示すように一方の基板11は、切り出された面が接合部13を形成し、結晶のa軸またはb軸として[100]方向が接合面の垂線に対して角度θ/2=15°だけ傾くように接合面が切り出された。他方の基板12では、結晶のa軸またはb軸として[100]方向が接合面の垂線に対して角度θ/2=15°だけ傾斜するように接合面が切り出された。ここで基板の上面は(001)面であった。このようにして作製された2つの基板11と12を接合することによりバイクリスタル基板1を準備した。

SrTiO3 からなるバイクリスタル基板1の上に高温超伝導薄膜としてY1 Ba2 Cu3 O7-x (ただし、xは0≦x<7)の薄膜をパルスレーザアブレーション法を用いて形成した。超伝導薄膜の厚みは150nmであった。薄膜の形成条件は以下のとおりである。レーザはKrFエキシマレーザを用い、パルスエネルギを1ショット当り約100mJとし、繰返し周波数を1Hz、基板はSiCヒータからの放射によって加熱され、基板温度を715℃とし、酸素圧を45Pa、酸素ガスの流速を40ccmとした。このようにしてSrTiO3 基板の上に形成されたY1 Ba2 Cu3 O7-x (ただし、xは0≦x<7)の薄膜は良好な超伝導特性を示し、その臨界温度Tcは93Kであり、接合部でない部分上の膜では、その臨界電流密度Jcは温度77Kで4×106 A/cm2 であった。

比較のため、接合角度θが30°のバイクリスタル基板に対して、24°、36.8°のバイクリスタル基板も準備した。

図2は、本発明の1つの実施例として高温超伝導量子干渉素子に形成された高温超伝導薄膜のパターン形状と寸法を示す平面図である。

上述のようにして形成された高温超伝導薄膜は、フォトリソグラフィ技術を用いて図2に示す形状と寸法に従ってエッチングによってパターニングされた。ループ部21のインダクタンスとして3種類の値を有する超伝導薄膜をそれぞれ形成した。すなわち、ループ部21のインダクタンスが60pHの超伝導量子干渉素子を形成する場合には、図2において寸法dを60μmとし、インダクタンスが100pHの場合には寸法dを130μmとし、インダクタンスが160pHの場合には寸法dを236μmとして3種類の素子を作製した。なお、図2に示すようにジョセフソン接合部22と23を形成する超伝導薄膜の幅は2μmとした。

図4は、以上のようにして作製された超伝導量子干渉素子においてホール部に与えられる磁場(Φe )の変化に対する出力電圧(V)の変化(ΔV)の測定結果を示す図である。基板の接合角度θが30°、36.8°、24°についてそれぞれ素子を作製し、ホール部に与える磁場を変化させて出力電圧を測定した。ループ部のインダクタンスLS は60pHとした。測定条件は、温度77Kで、外部磁場の影響を防止するために素子をパーマロイからなる円筒状の磁気シールド体の中で液体窒素中に浸漬して行なわれた。

図4から明らかなように、従来の接合角度θが24°と36.8°のバイクリスタル基板を用いたものに比べて、本発明の接合角度θが30°のバイクリスタル基板を用いた超伝導量子干渉素子では大幅に高い出力電圧の変化、85μVを示した。この場合、素子の感度は図4における曲線の傾きに相当する。なお、図4においてΦ0 は磁束量子を示す。

本願発明者らは、上記の式(2)と式(4)の関係を確認するために、上述のようにして作製された基板の接合角度θが異なる3種類のバイクリスタル基板を用いて超伝導量子干渉素子を作製した。

図5の(A)は、臨界電流密度(I0 )と基板の接合角度(θ)との関係を示す図、図5の(B)はジョセフソン接合部の電気抵抗値(RS )と基板の接合角度(θ)との関係を示す図である。図5の(A)において示される直線は式(2)の関係を示し、図5の(B)で示される直線は式(4)の関係を示している。上述のようにして作製された超伝導量子干渉素子を用いて測定された結果は黒四角の印でプロットされている。

図5から明らかなように、臨界電流(I0 )は基板の接合角度(θ)に対して式(2)で示される関係をほぼ満たすことが確認されたが、ジョセフソン接合部の電気抵抗値(RS )は、基板の接合角度(θ)が30°において式(4)の関係を満たさず、かなり高い値を示すことが確認された。なお、ジョセフソン接合部の超伝導薄膜の幅(w)は2μmとした。

基板の接合角度(θ)が30°のときに高い出力電圧の変化(ΔV)を示すのは(図4参照)、図5の(B)で示されるように接合角度(θ)が30°のときに高い抵抗値(RS )を示すことに基づくものである。たとえば、接合部の電気抵抗値(RS )が10Ωのとき、臨界電流値(I0 )と接合部の電気抵抗値(RS )の積I0 RS は250μVであった。

以上のように、本発明に従って基板の接合角度(θ)を30°にすることにより、ジョセフソン接合部の電気抵抗値(RS )が極めて高い値を示す特異点が得られ、接合部の電気抵抗値が10Ωを超えることが可能となり、積I0 RS が150μVを超えることが可能な超伝導量子干渉素子を実現することができた。

また、ループ部のインダクタンス(LS )に対する出力電圧の変化(ΔV)についても測定された。図6は、基板の接合角度(θ)が30°のときにループ部のインダクタンス(LS )を変化させて温度77Kの条件で出力電圧の変化(ΔV)を測定した結果を示す図である。この図によれば、ループ部のインダクタンスを小さくすればするほど出力電圧の変化を大きくすることができることがわかる。すなわち、ループ部の径を小さくすれば、出力電圧の変化は大きくなる。しかしながら、ループ部の径を小さくすると、そのループ部の中に取込まれる磁束が少なくなるため、素子の感度は低下する。したがって、実際にはループ部の径を小さくするだけで、すなわち図2で示される寸法dを小さくするだけで素子の感度を高めることは困難である。

式(5)においてΔVは出力電圧の変化、βはインダクタンスパラメータであり、β=2LS I0 /Φ0 で表わされ、kB はボルツマン定数、Φ0 は磁束量子である。図6の曲線は、臨界電流値(I0 )を25μA、ジョセフソン接合部の電気抵抗値(RS )を10Ωとして計算した結果を示している。図6から明らかなように、実験値として示された黒丸のプロットは理論式の曲線とほぼ一致している。

さらに、上述のように本発明に従って作製された基板の接合角度(θ)が30°の超伝導量子干渉素子を用いてノイズ特性を調べた。図7はその測定結果を示す。図7において横軸は与えられる周波数を示し、縦軸はその周波数によって生ずる磁束ノイズの大きさを示している。白色ノイズレベル(図7の右側)では8μΦ0 /Hz1/2 程度のノイズが測定され、周波数が1Hzでは70μΦ0 /Hz1/2 程度のノイズが測定された。このノイズの測定は、素子をパーマロイからなる円筒の磁気シールド体の内部に置き、液体窒素中で浸漬した状態で行なわれた。

測定された磁束ノイズは低周波数領域では、いわゆる1/fノイズを示しているが、この低周波数領域のノイズは、いわゆる交流バイアス方法を用いるとさらに減少させることができるであろう。また、図7で示される測定結果は回路のノイズと環境ノイズの影響を受けているので、超伝導量子干渉素子自身の真のノイズはその測定結果よりもさらに低いものと考えられる。

なお、上述の実施例では基板の材料としてSrTiO3 を用いたが、これ以外の材料、MgO、LaAlO3 、NdGaO3 、イットリウム安定化ジルコニアなどの材料からなる基板を用いても上述の本発明の作用効果を期待することができる。

また、上述の実施例では高温超伝導薄膜の材料としてY1 Ba2 Cu3 O7-x (ただし、xは0≦x<7)を用いたが、これ以外の酸化物高温超伝導材料から薄膜を形成しても上述の本発明の作用効果を期待することができる。特に、酸化物高温超伝導材料は、Y、La、Nd、Sm、Eu、Gd、Dy、Ho、Er、Tm、Ybなどのいずれかの元素を含んでいてもよい。なお、Y系以外の酸化物高温超伝導材料から薄膜を形成しても、本発明の作用効果を期待することができる。

本発明の超伝導量子干渉素子で用いられるバイクリスタル基板の接合角度(θ)は30°と限定しているが、上述で示された作用効果を達成することが可能な範囲内での接合角度の許容差を含むものである。

In order to realize a highly sensitive magnetic sensor using the superconducting quantum interference device configured as described above, it is necessary to obtain a large change in output voltage with respect to a change in magnetic field in units of quantized magnetic flux. It has been conventionally said that the change in output voltage (ΔV) is proportional to the product of the critical current value (I 0 ) and the electrical resistance value (R S ) of the Josephson junction. As a result of intensive studies, the inventors of the present application have found a singular point of the junction angle θ of the bicrystal substrate in which the electrical resistance value of the joint portion is significantly higher than that of the conventional one. A high-temperature superconducting quantum interference device according to the present invention includes a bicrystal substrate and a high-temperature superconducting thin film. The bicrystal substrate is formed by bonding first and second substrates having different crystal orientations, and has a substrate bonding portion between the first and second substrates. The high-temperature superconducting thin film is formed so as to be in contact with the bicrystal substrate, and has a Josephson junction consisting of a grain boundary immediately above the substrate junction.
