【発明の属する技術分野】
本発明は、基板との密着性に優れるポジ型感光性樹脂組成物の硬化方法に関するものである。

【従来の技術】
従来、半導体素子の表面保護膜、層間絶縁膜には耐熱性が優れ、又卓越した電気特性、機械的特性等を有するポリイミド樹脂が用いられているが、近年半導体素子の高集積化、大型化、封止樹脂パッケージの薄型化、小型化、半田リフローによる表面実装への移行等により耐熱サイクル性、耐熱ショック性等の向上の要求があり、更に高性能のポリイミド樹脂が必要とされるようになってきた。
一方、ポリイミド樹脂自身に感光性を付与する技術が最近注目を集めてきており、例えば感光性ポリイミド樹脂として、下記式(2)等がある。

これを用いるとパターン作成工程の一部が簡素化でき、工程短縮の効果はあるが、現像の際に、N−メチル−2−ピロリドン等の溶剤が必要となるため、安全、取り扱いにおいて問題がある。そこで最近では、アルカリ水溶液で現像できるポジ型の感光性樹脂が開発されている。例えば、特公平1−46862号公報においてはポリベンゾオキサゾール樹脂とジアゾキノン化合物又はポリベンゾオキサゾール前駆体とジアゾキノン化合物より構成されるポジ型感光性樹脂が開示されている。これは高い耐熱性、優れた電気特性、微細加工性を有し、ウェハーコート用のみならず層間絶縁用樹脂としての可能性も有している。

このポジ型の感光性樹脂の現像メカニズムは、未露光部のジアゾキノン化合物がアルカリ性水溶液に不溶であり、露光することによりジアゾキノン化合物が化学変化を起こし、アルカリ性水溶液に可溶となる。この露光部と未露光部での溶解性の差を利用し、未露光部のみの塗膜パターンの作成が可能となる。

このような感光性樹脂の樹脂にとって重要な特性は基板であるシリコンウエハーとの密着性である。密着性が悪いと現像時にパターンが剥がれたり、硬化後、耐湿処理を行うと剥がれが生じる。最近ではパッケージの小型薄型化、表面実装化の流れにおいて、厳しい品質の要求があり、その中でもチップ表面上に直接塗布する感光性樹脂とシリコンウエハーとの密着性に優れた感光性樹脂が強く求められるようになっている。

【発明が解決しようとする課題】
本発明は、基板との密着性に優れるポジ型感光性樹脂の硬化方法とその硬化方法によって得られる半導体装置を提供することを目的とする。

本発明は、一般式(1)で示されるポリアミド(A)、感光性ジアゾキノン化合物(B)及び有機ケイ素化合物(C)からなるポジ型感光性樹脂組成物を露光、現像後、酸素濃度100〜5000ppmの雰囲気下で加熱を行い、閉環させて硬化させることを特徴とするポジ型感光性樹脂組成物の硬化方法である。

【発明の実施の形態】
式(1)のポリアミドは、Xの構造を有するビスフェノールとYの構造を有するジカルボン酸と更にEの構造を有するカルボン酸誘導体から合成され、このポリアミドを約300〜400℃で加熱すると閉環し、ポリベンゾオキサゾールという耐熱性樹脂に変化する。

式(1)のEは、Yの構造を有するジカルボン酸誘導体とXの構造を有するジアミンを反応させてポリアミドを合成した後、末端アミノ基をアルケニル基又はアルキニル基を少なくとも1個有するカルボン酸誘導体を反応させ、末端封止を行うもので、カルボン酸誘導体としては5−ノルボルネン−2、3−ジカルボン酸、無水マレイン酸等が挙げられるが、特に5−ノルボルネン−2、3−ジカルボン酸が好ましい。

式(1)のZは、例えば、シリコンウエハーのような基板に対して、特に密着性が必要な場合に用いるが、その使用割合bについては最大40モル%まで使用することができる。40モル%を越えると樹脂の溶解性が極めて低下し、スカムが発生し、パターン加工ができない。なお、これらX、Y、Zの使用にあたっては、それぞれ1種類であっても2種類以上の混合物であっても構わない。

本発明の有機ケイ素化合物は、感光性樹脂と下地である基板との接着性を向上させるために用いられるものである。感光性樹脂と下地との密着性は有機ケイ素化合物の構造及び感光性樹脂の硬化時の条件によって大きく影響を受ける。一般にアルコキシシランを有する有機ケイ素化合物が、例えばシリコンウエハーのような無機の材料に対してはアルコキシシランのアルキル基が分解され、シラノール基となり、無機材料表面の水酸基と結合することによって密着性が得られると言われている。従って密着性発現にはアルコキシ基の分解が必須となる。

本発明のような感光性樹脂にこのような有機ケイ素化合部を添加した場合、露光、現像後に熱処理を行うことによって硬化させ、より安定なオキサゾール環を形成するプロセスが必要であるが、硬化の際、比較的耐熱性の低い有機ケイ素化合物が分解してしまい満足する密着性は得られない。しかし、本発明では硬化の際、酸素濃度を100〜5000ppmにコントロールするとシリコンウエハーのような基板に対して優れた密着性が得られるということを見いだした。これは5000ppm以下にすることで、密着助剤の酸化劣化が抑えられるためと考えられる。逆に100ppm未満にすると、酸化の影響を極めて受けにくくなるため、本来飛散してしまう感光剤の残存量が多くなり、膜質が低下し、密着性をやや低下させると推測できるが効果発現の詳細な理由は不明である。
酸素濃度は好ましくは、100〜2000ppmであり、更に好ましくは150〜2000ppmである。

本発明において用いることができる有機ケイ素化合物としては、ビニルトリメトキシシラン、ビニルトリエトキシシラン、ビニルトリス(βメトキシエトキシ)シランなどのオレフィン系ケイ素化合物、β―(3、4エポキシシクロヘキシル)エチルトリメトキシシラン、γ―グリシドキシプロピルトリメトキシシラン等のエポキシ系ケイ素化合物、γ―アクリロキシプロピルメトキシシランなどのアクリル系ケイ素化合物、γ―メタクリロキシプロピルトリメトキシシランなどのメタクリル系ケイ素化合物、γ―アミノプロピルトリエトキシシラン、N−β(アミノエチル)γ―アミノプロピルトリメトキシシラン、N−β(アミノエチル)γ―アミノプロピルメチルジメトキシシランなどのアミン系ケイ素化合物、γ―メルカプトプロピルトリメトキシシランなどのメルカプト系ケイ素化合物を用いることができる。

またアミン系ケイ素化合物は好ましくは酸無水物や酸二無水物と反応させたものを使用するほうがよい。これはアミノ系ケイ素化合物と酸無水物や酸二無水物とを有機溶媒中で20〜100℃で30分〜10時間反応させることにより容易に得ることが可能である。用いられる酸無水物の例としては、無水マレイン酸、無水コハク酸、メチルテトラヒドロ無水フタル酸、メチルヘキサヒドロ無水フタル酸、無水メチルハイミック酸、ヘキサヒドロ無水フタル酸、テトラヒドロフタル酸、無水フタル酸などが挙げられるが、特に限定されるものではない。

またエポキシ系ケイ素化合物は酸無水物や酸二無水物と反応させたものを使用することもできる。これは酸無水物又は酸二無水物とを20〜100℃で30分〜10時間反応させることによって容易に得られる。酸無水物及び酸二無水物の例は先にあげたアミン系ケイ素化合物との反応に使用したものと同様のものを使用できる。エポキシ系ケイ素化合物の例としては、γ−グリシドキシプロピルトリメトキシシラン、γ−グリシドキシプロピルトリエトキシシラン、γ−グリシドキシプロピルメチルジメトキシシラン、γ−グリシドキシプロピルメチルジエトキシシラン、γ−グリシドキシプロピルエチルジメトキシシラン、γ−グリシドキシプロピルエチルジエトキシシラン、γ−グリシドキシプロピルジメチルメトキシシラン、γ−グリシドキシプロピルジメチルエトキシシラン、γ−グリシドキシプロピルジエチルメトキシシラン、γ−グリシドキシプロピルジエチルエトキシシラン等である。

本発明においてはこれらの成分を溶剤に溶解し、ワニス状にして使用する。溶剤としては、N−メチル−2−ピロリドン、γ−ブチロラクトン、N,N−ジメチルアセトアミド、ジメチルスルホキシド、ジエチレングリコールジメチルエーテル、ジエチレングリコールジエチルエーテル、ジエチレングリコールジブチルエーテル、プロピレングリコールモノメチルエーテル、ジプロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、乳酸メチル、乳酸エチル、乳酸ブチル、メチル−1,3−ブチレングリコールアセテート、1,3−ブチレングリコール−3−モノメチルエーテル、ピルビン酸メチル、ピルビン酸エチル、メチル−3−メトキシプロピオネート等を単独でも混合して用いてもよい。

本発明のポジ型感光性樹脂組成物の使用方法は、まず該組成物を適当な支持体、例えば、シリコンウェハー、セラミック、アルミ基板等に塗布する。塗布方法としては、スピンナーを用いた回転塗布、スプレーコーターを用いた噴霧塗布、浸漬、印刷、ロールコーティング等がある。次に、60〜130℃でプリベークして塗膜を乾燥後、所望のパターン形状に化学線を照射する。化学線としては、X線、電子線、紫外線、可視光線等が使用できるが、200〜500nmの波長のものが好ましい。

次に照射部を現像液で溶解除去することによりレリーフパターンを得る。現像液としては、水酸化ナトリウム、水酸化カリウム、炭酸ナトリウム、ケイ酸ナトリウム、メタケイ酸ナトリウム、アンモニア水等の無機アルカリ類、エチルアミン、n−プロピルアミン等の第1アミン類、ジエチルアミン、ジ−n−プロピルアミン等の第2アミン類、トリエチルアミン、メチルジエチルアミン等の第3アミン類、ジメチルエタノールアミン、トリエタノールアミン等のアルコールアミン類、テトラメチルアンモニウムヒドロキシド、テトラエチルアンモニウムヒドロキシド等の第4級アンモニウム塩等のアルカリ類の水溶液、及びこれにメタノール、エタノールのごときアルコール類等の水溶性有機溶媒や界面活性剤を適当量添加した水溶液を好適に使用することができる。現像方法としては、スプレー、パドル、浸漬、超音波等の方式が可能である。次に、現像によって形成したレリーフパターンをリンスする。リンス液としては、蒸留水を使用する。

次に加熱処理を行いオキサゾール環の形成を行う。昇温は段階的に行ったり、連続的に温度を上げ、250℃から500℃の温度で処理し、耐熱性に富む最終パターンを得る。加熱処理を行う装置としては箱形のオーブン、拡散炉などを使用することができる。

本発明によるポジ型感光性樹脂組成物は、半導体用途のみならず、多層回路の層間絶縁やフレキシブル銅張板のカバーコート、ソルダーレジスト膜や液晶配向膜等としても有用である。
更に、本発明の硬化方法により硬化された樹脂層を有する半導体装置は、樹脂膜と基板との密着性に優れており、信頼性の高い半導体装置を得ることができる。なお、半導体装置の製造方法は公知の方法を用いることが出来る。

【実施例】
以下、実施例により本発明を具体的に説明する。
《実施例1》
*ポリアミドの合成
ジフェニルエーテル−4,4’−ジカルボン酸1モルと1−ヒドロキシベエンゾトリアゾール2モルとを反応させて得られたジカルボン酸誘導体443.2g(0.9モル)とヘキサフルオロ−2,2−ビス(3−アミノ−4−ヒドロキシフェニル)プロパン366.3g(1.0モル)とを温度計、攪拌機、原料投入口、乾燥窒素ガス導入管を備えた4つ口のセパラブルフラスコに入れ、N−メチル−2−ピロリドン3000gを加えて溶解させた。その後オイルバスを用いて75℃にて12時間反応させた。
次にN−メチル−2−ピロリドン500gに溶解させた5−ノルボルネン−2,3−ジカルボン酸二無水物32.8g(0.2モル)を加え、更に12時間攪拌し反応を終了した。反応混合物を濾過した後、反応混合物を水/メタノール=3/1の溶液に投入、沈殿物を凝集し水で充分洗浄した後、真空下で乾燥し、目的のポリアミド(A1)を得た。

*ポジ型感光性樹脂組成物の作製
合成したポリアミド(A1)100重量部、下記式の構造を有するジアゾキノン(Q1)25重量部、有機ケイ素化合物としてγ―メタクリロキシプロピルトリメトキシシラン5重量部、γ―ブチロラクトン400重量部に溶解した後、0.2μmのテフロンフィルターで濾過し感光性樹脂組成物を得た。

*特性評価
このポジ型感光性樹脂組成物をシリコンウェハー上にスピンコーターを用いて塗布した後、オーブン中70℃で1時間乾燥し、膜厚2μmの塗膜を得た。次ぎに2.38%のテトラメチルアンモニウムヒドロキシド水溶液に10秒浸漬し、その後、純水で1分間リンスし、更にスピンコーターを用いて4000rpmで回転させ、乾燥させた。
次ぎに光洋リンドバーク(株)製のクリーンオーブン中で30分/150℃、30分/320℃で酸素濃度1000ppmの雰囲気で加熱、樹脂を硬化させて膜厚1μmの途膜を得た。

得られた塗膜を(株)島津製作所製走査型スクラッチテスタSST−101を用いて、密着性を評価を行ったところ、塗膜剥離時の荷重は3.1gであった。

《実施例2》
実施例1における有機ケイ素化合物をγ−グリシドキシプロピルトリメトキシシラン5重量に替えて同様の評価を行ったところ、塗膜剥離時の荷重は3.2gであった。
《実施例3》
実施例1の有機ケイ素化合物の代わりに下記構造を有するケイ素化合物(S―1)5重量部を用いて実施例1と同様の評価を行ったところ、塗膜剥離時の荷重は3.3gであった。
《実施例4》
実施例1の有機ケイ素化合物の代わりに下記構造を有するケイ素化合物(S―2)5重量部を用いて実施例1と同様の評価を行ったところ、塗膜剥離時の荷重は3.1gであった。
《実施例5》
実施例1の有機ケイ素化合物の代わりに下記構造を有するケイ素化合物(S―3)5重量部を用いて実施例1と同様の評価を行ったところ、塗膜剥離時の荷重は3.2gであった。
《実施例6》
実施例1における塗膜の硬化の際の酸素濃度を110ppmで行い、実施例1と同様の評価を行ったところ、塗膜剥離時の荷重は3.0gであった。

実施例1における塗膜の硬化の際の酸素濃度を10ppm以下で行い、実施例1と同様の評価を行ったところ、塗膜剥離時の荷重は2.9gとやや低かった。
《比較例2》
実施例1における塗膜の硬化の際の酸素濃度を50ppmで行い、実施例1と同様の評価を行ったところ、塗膜剥離時の荷重は2.9gとやや低かった。
《比較例3》
実施例1における塗膜の硬化の際の酸素濃度を10000ppmで行い、実施例1と同様の評価を行ったところ、塗膜剥離時の荷重は2.6gやや低かった。
《比較例4》
