【発明の属する技術分野】
本発明は、電子線やイオンビーム等の荷電粒子線に対して感応するターゲット(例えば、感応基板)に所定のパターンを転写するためのマスク(マスク及びレチクルを含む広義のマスク)に関する。

【従来の技術】
近年、半導体集積回路技術の進展は目ざましく、半導体素子の微細化、高集積化の傾向も著しい。半導体ウェハに集積回路パターンを焼き付けるためのリソグラフィー装置としては、これまで光を用いた所謂光ステッパー装置が一般的であった。

しかし、回路パターンの微細化が進むにつれて光の解像限界が懸念され、電子線、イオンビーム、X線等を用いたリソグラフィー装置の研究、開発が近年盛んに行われている。
これらの中でも、特に電子線が最も現実的であると考えられ、種々の方式が提案、開発されている。従来から電子線露光装置はパターン創生能力を有する唯一の装置であり、マスクやレチクルのパターン描画に用いられてきた。

しかし、従来の電子線露光装置は、前記光ステッパーのようなマスクによる転写方式ではなく、パターンの一つ々を感応基板に描画する方式であるため、露光時間が長く、デバイス生産コストの観点から量産用ウェハの露光には用いられなかった。
そこで、所定パターンを有するマスクに電子線を照射し、その照射範囲にあるパターンを一対の投影レンズによりウェハに縮小転写する荷電粒子線縮小転写装置が提案されている。

また、所定パターンを有する前記マスクとしては、例えば図7(a)、(b)に示すものが提案されている。
図7(a)のマスク21は、シリコン製のマスク基板22に透過孔(開口)23が設けられたものであり、マスク基板22は電子線を吸収するのに十分な厚さ(例えば50μm)にて形成される。

マスク21に照射された電子線は透過孔23のみを透過し、その透過した電子線EBを一対の投影レンズ24a、24bにて感応基板(例えば、レジストを塗布したシリコンウェハ)25のレジスト面に集束させると、感応基板25に透過孔23の形状に対応したパターンが転写される。
また、図7(b)のマスク100は、シリコン製のマスク基板20の表面に散乱体30のパターンを形成したものであり、マスク基板20は電子線が透過しやすい厚さまで薄膜化されている(薄膜化された基板はメンブレンとよばれる)。

このマスク100に電子線を照射すると、メンブレン20のみを通過した電子線EB1(図に実線で示す)よりも散乱体30を通過した電子線EB2(図に一点鎖線で示す)の方が前方散乱の程度が大きくなる。
従って、投影レンズ5による電子線のクロスオーバ像COの近傍にアパーチャ7を設置すれば、感応基板110上で電子線EB1、EB2の散乱の程度に応じたコントラストが得られる。

図7(a)のように基板に透過孔(開口)パターンが形成されたものをステンシルマスクと呼び、図7(b)のように透過孔(開口)が存在せす、メンブレン上に散乱体パターンが形成されたものを散乱透過マスクと呼ぶ。
ステンシルマスクは、▲1▼透過孔(開口)を環状につなげたドーナッツ状パターンの形成が不可能である、▲2▼電子線の殆どを厚いマスク基板22で吸収するため、大量の熱がマスクに発生してマスクの大きな熱変形(パターン歪み)を引き起こす、等の問題点を有する。

これに対して散乱透過マスクは、かかるステンシルマスクが有する間題点を解決するものと期侍されている。
即ち、散乱透過マスクでは、メンブレン20により散乱体30、30aを支持できるので、図5(a)のA部に示すように、散乱体30aが島状に孤立するドーナッツ状パターンの形成が可能である。

また、散乱体30、30aで完全に電子線を遮る必要がなく、従って散乱透過マスク部分で阻止される電子線の量が少ないため、散乱透過マスクにおける電子線照射による発熱がステンシルマスクと比較すると抑制される。
なお、前述したように、前記ステンシルマスクは、電子線の殆どを基板22の非透過孔(非開口)部分により吸収すべく、基板22の厚さを大きくしているので、大量の熱がマスクに発生してマスクの大きな熱変形(パターン歪み)を引き起こす。

そこで、ステンシルマスクにおいても、電子線が照射される基板部分の厚さを薄くしてメンブレンとし、かかるメンブレンに開孔(開口)パターンを形成した散乱ステンシルマスクとすれば、前記間題点▲2▼を解決することができる。
各マスクに用いるメンブレンの材料としては、例えばSi3N4、Be、C(ダイアモンド)、SiC、Al203、Al、Si、SiO2等が、また散乱透過マスクに用いる散乱体の材料としては、例えばタングステン、Au等が検討されている。

しかしながら、Beはその酸化物が毒性を有するという欠点があり、またSi3N4、C(ダイアモンド)、SiC、A1203、Al、Si、SiO2等では、電子線の平均自由行程が比較的短いため、電子線に対する透過率が低いという欠点がある。
散乱透過マスクの上述した転写原理から明らかなように、感応基板110に投影されるパターン像のコントラストを高めて高精度の露光を行うためには、散乱体30、30aにおける荷電粒子線の吸収や散乱を増大し、またメンブレン20における荷電粒子線の吸収や散乱を低減することが好ましい。

また、散乱ステンシルマスクにおいては、パターン歪みを引き起こすメンブレンにおける荷電粒子線の吸収を低減することが好ましい。
ところが、上述したメンブレンの材料は、いずれもアモルファス材料や金属であるため、相当に薄くしないと荷電粒子線の吸収や散乱を十分に抑えられない。
そこで、例えば散乱透過マスクでは、メンブレン20の厚さを10nm程度に薄く設定することが検討されたが、散乱体30、30aで吸収されるエネルギーによりメンブレンの温度が上昇してマスクに歪み(パターン歪み)が発生し、転写精度が劣化するおそれがあった。

特に、図5(a)のA部に示すように、散乱体30aが島状に孤立する部分では、散乱体30aの熱が逃げにくく温度上昇が激しいと考えられる。また、メンブレン20を薄くしすぎると強度が大きく低下するので、メンブレン20による散乱体30、30aの支持ができなくなる。
即ち、メンブレンにおける荷電粒子線の吸収や散乱を抑えて、しかもメンブレンの温度上昇に伴うパターン歪みによる転写精度の劣化を防止するためには、メンブレンの厚さを薄くすると共に、この薄くしたメンブレンを熱的及び強度的に保持する構造が必要となる。

そこで、散乱透過マスクまたは散乱ステンシルマスクとしては、「感応基板に転写すべきパターンをメンブレン上にそれぞれ備えた多数の小領域が前記パターンが存在しない境界領域により区分され、前記境界領域に対応する部分に格子状の支柱が設けられたマスク(メンブレンを熱的及び強度的に保持する構造を有するマスク)」が使用されている。

例えば、図5,6に示すように、電子線縮小転写装置用の散乱透過マスク100としては、ウェハに転写すべきパターンをそれぞれ備えた多数の小領域100aが境界領域(パターンが存在しない領域)100bにより格子状に区分され、境界領域に対応する部分に格子状の支柱Xが設けられたものが使用されている。

図5、6のマスク100は、電子線を透過させるメンブレン20の上面のうち、前記多数の小領域100aのそれぞれに電子線の散乱体30aが形成され、またメンブレン20の下面のうち、前記格子状の境界領域100bに対応する部分に格子状の支柱Xが設けられている。
マスクの小領域100aに形成されたパターン(一例)の平面図を図5(a)に、マスクの小領域100a〜ウェハ110問における配置図を図5(b)に、マスクの格子状の支柱Xを示す部分斜視図(一部断面)を図5(c)に、それぞれ示す。

マスクの小領域100aに一括して電子線を照射すると、図5(b)に示すように、メンブレン20のみを通過した電子線EB1(図に実線で示す)よりも、散乱体30aを通過した電子線EB2(図に一点鎖線で示す)の前方散乱の程度が大きくなる。
電子線縮小転写装置(一例)には、マスク100の原図パターンを感応基板(ウェハ)110に縮小投影するための一対の投影レンズ5、6と、投影レンズ5によるクロスオーバーCOの近傍を通る電子線のみを通過させる開口7aを備えた散乱アパーチャー7とが設けられている。

上述したメンブレン20及び散乱体30aにおける電子線散乱の相違により、メンブレン20のみを通過した電子線EB1よりも散乱体30aを通過した電子線EB2の方が散乱アパーチャー7により遮られる割合が大きい。そのため、感応基板110上のレジストが散乱体30a同士の隙間である電子線透過領域20a(図5(a)の白抜き部分)に応じたパターンにて露光される。

図6は、「感応基板に転写すべきパターンをメンブレン上にそれぞれ備えた多数の小領域が前記パターンが存在しない境界領域により区分され、前記境界領域に対応する部分に格子状の支柱が設けられたマスク(メンブレンを熱的及び強度的に保持する構造を有するマスク)」の一例である散乱透過マスク100を用いて各小領域100aのパターンをウェハ110に転写する様子を模式的に示したものである(散乱ステンシルマスクを用いた場合も同様に転写が行われる)。

各小領域100aは、ウェハ110の1チップ(1チップの半導体)分の領域110aに転写すべきパターンを分割した部分パターンをそれぞれ備えている。ウェハ110の外観形状は、図6(b)に示した通りであり、図6(b)ではウェハ110の一部(図6(b)のVa部)を拡大して示している。
図6において、電子線光学系の光軸AXと平行にz軸をとり、小領域100aの並び方向と平行にx軸、y軸をとる。そして、矢印Fm,Fwで示すようにマスク100及びウェハ110をx軸方向へ互いに逆向きに連続移動させながら、電子線をy軸方向にステップ的に走査して一列の小領域100aのパターンを順次転写し、その列のパターン転写が終了した後はx軸方向に隣接する次の小領域100aの列を電子線で走査し、以降同様にして小領域100a毎に転写を繰り返す。

このときの小領域100aの走査順序及びウェハ110への転写順序は、それぞれ矢印Am、Awで示すとおりである。
なお、マスク100とウェハ110の連続移動方向が逆なのは、一対の投影レンズによりマスク100とウェハ110とでx軸、y軸方向がそれぞれ反転するためである。

マスク100からウェハ110へのパターン縮小率が1/Mの場合には、マスク100とウェハ110の連続移動速度の比は略M:1とする。例えば、パターン縮小率が1/4のときは、マスク100の移動速度をウェハ110の移動速度の略4倍に設定する。
このような設定により、マスク100とウェハ110とのx軸方向の位置関係が一定に保たれる。COは光学系によるクロスオーバである。

【発明が解決しようとする課題】

「感応基板に転写すべきパターンをメンブレン上にそれぞれ備えた多数の小領域が前記パターンが存在しない境界領域により区分され、前記境界領域に対応する部分に格子状の支柱が設けられたマスク(2次元格子マスク)」を荷電粒子線縮小転写装置用のマスクとして使用する場合には、連続スキャン露光ができない(即ち、露光の制御が煩雑となる)という間題点があった。

また、前記格子状の支柱を設けたマスクは、ウェハに転写すべきパターンをそれぞれ備えた多数の小領域が境界領域により格子状に区分された構造であるため、マスク上をパターン形成に関与しない境界領域が占める割合が大きいという問題点があった。

即ち、マスク上をパターン形成に関与しない境界領域が占める割合が大きいマスク(散乱透過マスクまたは散乱ステンシルマスク)の場合、例えば、長さ1mmの小領域(パターンを備えた領域)100aと、長さ0.3mmの境界領域(パタ一ンのない領域)100bを設けたマスクの場合には、4GDRAMチップ(サイズ予想:18mm×36mm)の4倍拡大マスクが8インチウェハで作製できないという問題点があった。

また、マスク(散乱透過マスクまたは散乱ステンシルマスク)を構成する従来のメンブレン材料(アモルファス材料や金属)は、電子線透過率が低いため、厚さをかなりうすくしないと所定の透過率が得られないという間題点があった。
そして、前記アモルファス材料(例えば、Si3N4、Al203、SiO2)では、熱伝導率が悪く、メンブレンが熱変形しやすい(特に、厚さがうすい場合)という間題点があった。

さらに、前記散乱透過マスクを構成する従来の散乱体材料(例えば、金、タングステン)は、高精度な加工(パターン形成)が可能な程度に厚さを小さくすると、電子線のエネルギー損失による温度上昇が大きくなり、メンブレンの熱変形(パターン歪み)の原因となるという問題点があった。

また、2次元状の格子をメンブレン面に対してほぼ垂直に形成するのが困難であるという問題点があった。さらに、2次元状に格子を設けるとマスク上の各主視野の面積が必要以上に大きくなるため、特にマスク位置における主視野の長手方向寸法が大きくなり、収差を小さくすることが困難であるという問題点があった。

本発明は、かかる問題点に鑑みてなされたものであり、
▲1▼連続スキャン露光可能、▲2▼メンブレンが熱的、強度的に十分保持される、▲3▼マスク上をパターン形成に関与しない境界領域が占める割合を低減して、その結果、ウェハ上へより集積度が高いチップパターンを転写するためのマスクとすることができる、▲4▼8インチウェハに4GDRAMチップ(サイズ予想:18mm×36mm)の4倍拡大マスクとして作製できる、▲5▼メンブレンの荷電粒子線透過率や熱伝導率がよい、▲6▼散乱体における荷電粒子線のエネルギー損失による温度上昇が小さい、▲7▼マスク上の主視野上をパターン形成に関与しない境界領域が占める割合を低減するとともに、主視野の長手方向の寸法が小さくなるために電子光学系の収差を低減することができる、▲8▼メンブレン面に対してほぼ垂直な支柱を形成できる、
という効果のいずれか、或いはすべてを奏する荷電粒子線転写用のマスクを提供することを目的とする。

そのため、本発明は第一に「ターゲットに転写すべきパターンをメンブレン上にそれぞれ備えた多数の小領域が前記パターンが存在しない境界領域により区分されたマスクであり、前記境界領域に対応する部分に支柱が設けられた荷電粒子線転写用のマスクにおいて、
前記支柱のうちシリコン単結晶により前記メンブレンの面に対して垂直または略垂直に形成されてなる支柱は一方向のみに配列されることを特徴とする荷電粒子線転写用マスク(請求項1)」を提供する。

【発明の実施の形態】
以下、図1〜4を参照して本発明による実施の形態について説明する。本発明(請求項1〜7)にかかる荷電粒子線縮小転写用マスクは、ターゲット(例えば、感応基板)110に転写すべきパターンをメンブレン2上にそれぞれ備えた多数の小領域10aが前記パターンが存在しない境界領域10bにより区分されたマスク10であり、前記境界領域10bに対応する部分に1次元配列の支柱Hが設けられている。したがって、
▲1▼ 支柱Hが一方向(例えば、図2のx方向)のみに配列されているので、支柱が配列されていない方向(例えば、図2のy方向)に対しては、支柱が設けられないために境界領域の幅を従来より小さく、例えば、約1/3に低減することができる。その結果、マスク上のパターンが存在しない領域を小さくすることができることにより、主視野の長手方向(図2のy方向)の寸法を小さくすることができて収差を小さく抑えることができる。また、小領域10aをさらに小さな領域毎にパターン転写を行う場合には、連続スキャン露光が可能となる。
▲2▼ 前記支柱Hがシリコン単結晶により形成されるので、マスクの小領域10aが熱的、強度的に十分に保持される。
▲3▼ 前記支柱Hが前記メンブレン2の面に対して垂直または略垂直に形成されてなるので、マスク10上をパターン形成に関与しない境界領域10bが占める割合を低滅して、その結果、ウェハ上へより集積度が高いチップパターンを転写するためのマスク10とすることができる。

なお、上述した式で梁の高さhが増大すると、δmaxさらに減少する。従って、請求項17にかかる荷電粒子線縮小転写用マスクのように、支柱(梁)Hの高さを2mm以上にすると、支柱H(梁)の撓み量が小さくなる(0.1μm程度以下)ので、該支柱Hによりメンブレン2が熱的、強度的に十分に保持される。

本発明にかかる荷電粒子線転写用マスク(請求項2に対応する)は、荷電粒子線を透過させるメンブレン上で、ターゲットに転写すべきパターンをそれぞれ備えた多数の小領域が前記パターンが存在しない境界領域により区分されたマスクであり、前記多数の小領域のそれぞれに荷電粒子線の散乱体または吸収体が形成された荷電粒子線転写用のマスクである。

本発明にかかる荷電粒子線転写用マスクの前記散乱体3aは原子番号14〜47の金属元素により構成されることが好ましい(請求項3)。
かかる構成にすることにより、前記散乱体3aの厚さを200nm(原子番号47のAgの場合)〜1μm(原子番号14のTiの場合)程度という、温度上昇が問題となるほど薄くはなく(荷電粒子線のエネルギー損失による温度上昇が小さい)、かつ高精度な加工が困難となるほど厚くはない散乱体とすることができる。

また、本発明にかかる荷電粒子線転写用マスク(請求項4に対応する)は、ターゲットに転写すべき開口パターンをメンブレン上にそれぞれ備えた多数の小領域が前記開口パターンが存在しない境界領域により区分されたマスクである。

本発明にかかる荷電粒子線転写用マスクの前記支柱Hは、前記メンブレン2の面に対して垂直または略垂直に高さ方向を有するようにするために、(110)シリコン単結晶面Fに対する異方性エッチングにより形成されてなることが好ましい(請求項5)。
本発明にかかる荷電粒子線縮小転写用マスクの前記メンブレン2は、(110)シリコン単結晶面F上にエピタキシャルに、或いは熱拡散により形成されてなるBドープのシリコン単結晶により構成されることが好ましい(請求項6)。

かかる構成にすることにより、本発明にかかる荷電粒子線転写用マスクを製造する際のエッチングによるメンブレン2形成時のエッチングストッパーとすることができる。
また、メンブレン2の荷電粒子線透過率や熱伝導率が前記従来のメンブレン材料を用いた場合よりもよくなる。メンブレン2の厚さを例えば50nm程度の比較的大きな値としても所望の透過率が得られるので、厚さを従来のメンブレン材料(例えば、10nm程度)よりも大きくして、耐熱変形性及び強度を増大することができる。

以下、本実施例の荷電粒子線縮小転写用マスクを製造する工程を示す(図1参照)。
1.二表面FにSi単結晶の(110)面を、オリエンテーション フラットOFにnタイプの(111)面を有するSiウェハ1を用意する。

2.前記Siウェハ1の一表面にB(ボロン)ドープのSi単結晶層2’をエピタキシャル層として、或いは熱拡散層として50nm形成する。
3.前記Siウェハの裏面(別表面)にSi3N4層301とSiO2層302をそれぞれ1μmの厚さに形成して積層し、その上にフォトレジストを塗布する。
4.前記フォトレジストに、オリエンテーション フラットOFに平行な2mm×73mmの長方形パターンをピッチp=2.3mmにて72本形成してフォトレジストパターン303とする。(図1(a)参照)

5.フォトレジストパターン303をエッチングマスクにして前記SiO2層302をエッチングし、さらにエッチングしたSiO2層302をエッチングマスクにしてSi3N4層301をエッチングする。
6.エッチングしたSi3N4層EをエッチングマスクにしてKOH溶液中でSi単結晶の(110)面Fを異方性エッチングすることにより、メンブレン(BドープのSi単結晶のエピタキシャル層または熱拡散層からなる)2及び支柱(Si単結晶製)Hを形成する(図1(b),1(c)参照)。

・異方性エッチングは、Siウェハの(110)面Fに+電圧を印加し、Ti電極に−電圧を印加して電流を流しながら行う。
・Si単結晶の(110)面Fの異方性エッチングが進行して、Pタイプのエピタキシャル層または熱拡散層(BドープのSi単結晶層)2’に到達するとこの層2’には電圧が印加されないのでエッチングが進行しない。このとき、電流が流れなくなるのでエッチングが終了したことがわかる。

7.このようにして形成された前記メンブレン2上に厚さ200nmのCr層(散乱層または吸収層)3をスパッタリングにより形成して、その上にレジストを塗布した後、EB描画によりレジストパターンを形成する。
・ここで、Cr層3を前記メンブレン2上の全面にコーティングすると、大きな応力が発生してメンブレン2を破壊するおそれがあるので、支柱Hに対向するメンブレン上やマスク周辺のメンブレン上等の不要な部分Nにはマスキングを施して、Crがスパッタリングされないようにする。

8.前記レジストパターンをエッチングマスクにして、RIEエッチングによりCr層3のパターニングを行ってパターン化されたCr層3a及び荷電粒子線透過領域2a(図1(d)参照)を形成する(小領域10a及び境界領域10bの形成)。なお、RIEエッチングにより、メンブレン2に対して垂直なCr層3a及び荷電粒子線透過領域2aのパターンが形成される。

支柱Hは幅(短辺、図2のx方向)bが300μm、長さ(長辺、図2のy方向)Lが73mm、高さh(図2のz方向)が2mm、支柱の配列ピッチpが2.3mmである。支柱Hの壁面H’はSi単結晶の(111)面であり、メンブレン2に対して垂直な壁になっている。

本実施例の荷電粒子線縮小転写用マスクでは、メンブレン(BドープのSi単結晶層)2の荷電粒子線透過率や熱伝導率が前記従来のメンブレン材料を用いた場合よりもよくなり、メンブレン2の厚さを50nmという比較的大きな値としても所望の透過率が得られる。
そして、その結果、メンブレン2の厚さを従来のメンブレン材料(10nm程度)よりも大きくして、耐熱変形性及び強度を増大することができる。

BACKGROUND OF THE INVENTION
The present invention relates to a mask (broadly defined mask including a mask and a reticle) for transferring a predetermined pattern to a target (for example, a sensitive substrate) that is sensitive to a charged particle beam such as an electron beam or an ion beam.

However, with the progress of miniaturization of circuit patterns, there is concern about the resolution limit of light, and research and development of lithography apparatuses using electron beams, ion beams, X-rays and the like have been actively conducted in recent years.
Among these, an electron beam is considered to be the most realistic, and various methods have been proposed and developed. Conventionally, an electron beam exposure apparatus is the only apparatus having a pattern creation capability and has been used for pattern drawing of a mask or a reticle.

However, the conventional electron beam exposure apparatus is not a transfer method using a mask such as the optical stepper, but a method in which each pattern is drawn on a sensitive substrate. It was not used for exposure of wafers for mass production.
Accordingly, a charged particle beam reduction transfer apparatus has been proposed in which an electron beam is irradiated onto a mask having a predetermined pattern, and a pattern within the irradiation range is reduced and transferred onto a wafer by a pair of projection lenses.
