【発明の属する技術分野】
本発明は、半導体素子や液晶ディスプレイなどの製造工程において、パターン形成用に用いられたレジストを基板から除去するレジスト除去方法に関するものである。

【従来の技術】
半導体素子や液晶表示素子もしくは各種回路基板等の電子回路を製造するに際しては、シリコン等の基板上に化学蒸着法(CVD)、スパッタリング、熱酸化など方法により薄膜を形成し、その上部にフォトレジストを塗布し、それを露光、現像などの処理によりパターンを形成する。そして、このパターン形成されたフォトレジストをエッチングレジストとして薄膜をエッチングし、その後、不要となったフォトレジストを除去する。これらの工程を繰り返して素子を形成する。

上記の工程フロー中で、不要になったフォトレジストの除去方法は、従来より被洗浄物のダメージを考慮し、その材質により2種類の方法を使い分けている。

第1番目として被洗浄物がシリコンやガラスである場合は、無機酸による分解除去が行われる。第2番目としては、被洗浄物に金属材料が用いられている場合には、有機溶剤による溶解除去が行われる。

前者の無機酸による分解除去を図4に示す。この分解除去は被洗浄物(半導体基板など)aを除去剤1により化学分解し、リンス剤2によりリンスを行い、更に乾燥剤4を用いて乾燥する。ここで用いられるレジストの除去剤1としては従来より硫酸と過酸化水素水の混合物があり、リンス剤2には超純水を用い、乾燥剤4としてはアルコール蒸気を用いていた。

【発明が解決しようとする課題】
しかし、上記の無機酸による分解除去の方法は以下の欠点を有する。

レジストの除去に用いられている硫酸は、毒物劇物取締法で第2条劇物であり、大気汚染防止法で第17条特定物質であり、労働安全衛生法で特定化学物質等第3類物質であり、海洋汚染防止法で第1有害液体物質(C類)であり、種々の法律で取り扱いが規制されている物質である。このような物質は、当然、人体に対して有害であり、環境汚染にも結びつくもので、使用を避けるべきものである。

また、レジストの除去に用いられている過酸化水素水は、消防法で危険物第6類であり、毒物劇物取締法で第2条劇物であり、労働安全衛生法で第1危険物(酸化性の物)であり、海洋汚染防止法で第1有害液体物質(C類)であり、種々の法律で取り扱いが規制されており、硫酸と同じく使用を避けるべきものである。

【課題を解決するための手段】
請求項1記載の発明は、被洗浄物上に塗布したレジストを除去するレジスト除去方法であって、被洗浄物上に塗布したレジストを、密閉状態で高圧にした液体状態または、超臨界状態の水により分解するステップと、密閉状態で高圧にした液体状態または、超臨界状態の二酸化炭素で被洗浄物をリンスするステップと、大気圧まで減圧して二酸化炭素が気化することにより被洗浄物を乾燥するステップとからなることを特徴とするレジスト除去方法である。

また、請求項2記載の発明は、前記リンスステップにおいて、密閉状態で高圧にした液体状態または、超臨界状態の二酸化炭素に、アルコールを添加することを特徴とする請求項1記載のレジスト除去方法である。

また、請求項3記載の発明は、前記リンスステップを複数回行う場合、最初のリンスステップでアルコールを添加することを特徴とする請求項2記載のレジスト除去方法である。

【発明の実施の形態】
以下、図をもとに本発明について説明する。なお、これによって本発明は限定されるものではない。

図1は本発明を採用した装置の概略図である。図1をもとに本発明の処理方法について説明する。

まず、被洗浄物aを高圧洗浄槽bに収納する。収納後、高圧バルブhを開き、温度調節器cと高圧ポンプeを動作させ、所定の温度及び圧力で高圧洗浄槽bに除去剤1である水を導入する。このとき、同時にヒーターlも動作させ、高圧洗浄槽bも除去剤1の温度と同じ温度で保つようにする。導入後、高圧バルブhを閉じると同時に、温度調節器cと高圧ポンプeの動作を停止させ、この状態で所定時間、分解反応(加水分解反応)を行う。

この分解反応条件は、反応時間を30分、水の密度を約330kg/m3に統一し、温度を以下の表1に示す3種類の温度条件で実験を行った。なお、この3条件の各々の状態は、図2の水の状態図に示すとおり、それぞれ、液体、気体の2相共存状態、臨界点付近の亜臨界状態、そして、超臨界状態である。

レジストの分解反応後、ヒーターlを停止させ、バルブkを開き、除去剤1(水)を排出させる。

次に、二酸化炭素を超臨界状態でリンスを行うために、バルブiを開き、リンス剤2である二酸化炭素を温度調節器dと高圧ポンプfを動作させて、40℃、10MPaの温度、圧力で高圧洗浄槽bに導入する。また、これと同時にヒーターlを動作させ、高圧洗浄槽bを40℃に保つ。なお、この温度、圧力で二酸化炭素は図3の状態図に示すとおり、超臨界状態である。

超臨界状態の二酸化炭素を導入後、高圧バルブiを閉じると同時に、温度調節器dと高圧ポンプfの動作を停止させ、この状態で1分間リンスを行う。リンス完了後、ヒーターlを停止させ、バルブkを開き、リンス剤2(二酸化炭素)を排出させる。この二酸化炭素によるリンス操作は3回繰り返し行った。なお、この大気圧までの減圧操作により、被洗浄物aは完全に乾燥した。
ここで、除去剤1に水を用い、リンス剤2に二酸化炭素を用いた理由について説明する。除去剤としては、人体や環境に対して安全性が高いこと、レジストの分解作用をもつことが物質選定条件であり、リンス剤としては、常温、常圧で気体状態であること、除去剤の溶解作用をもつこと、安価で経済的であること等が物質選定条件として挙げられ、これらの諸条件を満たす物質として、除去剤1には水が、リンス剤2には二酸化炭素が適切である。

また、洗浄またはリンスに使用する物質を密閉状態で高圧にした液体状態又は、超臨界状態で使用するのは、密閉状態で高圧にした液体状態では、常温、常圧で洗浄やリンス効果のない物質でも、物質の温度、圧力を上げることにより、分子の運動エネルギーが高くなり、このような状態にすると、分子間相互作用により物質の分解能力や溶解能力、すなわち洗浄、リンス効果が得られるためである。

更に、超臨界状態では、上記効果の他に液体状態に比べて、高い拡散性と高い浸透性が得られる。これは超臨界状態にある流体の粘度、密度、拡散係数が液体と気体の中間的な値を示すためである。よって、微細な部分の洗浄、リンス性が、液体洗浄よりも向上する。

ここで、超臨界状態について説明する。物質には気体と液体とが共存できなくなる固有の最高温度および最高圧力を持っており、それぞれ臨界温度および臨界圧力と呼んでおり、さらには、物質が臨界温度、臨界圧力の状態になる点を臨界点と呼んでいる。この臨界点付近の状態を亜臨界状態といい、完全に臨界点を越えた領域を超臨界状態と呼んでいる。図2に水の状態図を、図3に二酸化炭素の状態図を示す。

次に、使用した評価サンプルについて説明する。基板にはP型(100)6インチSiウェハを用い、その基板上にノボラック系ポジ型レジストを塗布し、さらにレジストへのダメージとして、ハロゲン系エッチングガスによりドライエッチング時に与えるダメージと同様のものを与えたものを使用した。

評価の項目とその方法は、
レジストの除去性効果については、光学顕微鏡と電子顕微鏡にて表面観察を行いレジストの存在有無を調べ、
下地膜へのダメージについては、Si表面を原子間力顕微鏡にてマイクロラフネス(表面粗さ)を測定し、
乾燥性に関しては、目視でシミ発生の有無を確認した。

以上の処理条件でレジストの除去処理を行い評価した結果、レジスト除去効果については、いずれの条件でもレジストは完全に除去されていた。下地膜のSiへのダメージについては、マイクロラフネスが初期値0.3nmに対して、条件No1では0.3nmと変化なく、条件No2、3については1.7nm、9.6nmと表面の凹凸が大きくなっており、下地膜のSiが侵されていることを示している。乾燥性については、いずれの条件でもシミの発生は無かった。

以上の結果から、今回用いたサンプルにおいては、レジストの分解反応温度は条件No1の350℃が適切であることが分かる。

なお、本発明においては二酸化炭素による除去剤1の置換リンス性を向上させることを目的に、第1回目のリンス時に、二酸化炭素の導入と同時に高圧バルブjを開き、高圧ポンプgを動作させ、添加剤3としてアルコールを添加し、混合流体でリンス性を向上させることも可能である。

添加剤3のアルコールは、本発明の趣旨からすると飲酒用にも用いられ、人体に対して安全なCH3CH2OH(エタノール)を用いることが適切である。また、添加の濃度としては、二酸化炭素による第2、3回目の置換リンス効率を考慮すると、二酸化炭素量に対して20mol%以下が適切である。

なお、ここで示した処理条件は、本発明を制限するものではなく、趣旨を逸脱しない範囲で変更実施することはすべて、本発明の技術範囲に包含されるものである。

【発明の効果】
請求項1記載の発明では、被洗浄物上に塗布したレジストを、密閉状態で高圧にした液体状態または、超臨界状態の水により分解し、密閉状態で高圧にした液体状態または、超臨界状態の二酸化炭素で被洗浄物をリンスし、大気圧まで減圧して二酸化炭素が気化することにより被洗浄物を乾燥するので、処理工程のすべてにおいて、人体や自然環境に対して有害な物質を使用することなく、フォトレジストの除去が行え、作業者の安全性が向上するだけでなく、環境保全にもつながる。

また、請求項2乃至4記載の発明では、リンスステップにおいて、密閉状態で高圧にした液体状態または、超臨界状態の二酸化炭素に、アルコールを添加するので、二酸化炭素によるリンス効果を向上させることができるようになる。
