この発明は、例えばLSIの縮小露光装置や電子顕微鏡あるいは走査型トンネル顕微鏡といった精密機器を載せる目的で使われる精密除振装置に関し、とくに振動の高調波成分も効果的に抑制する技術改良に関する。

【従来の技術】
よく知られているように、LSI工場などではつぎのような精密除振装置が使われている。電子顕微鏡などを載せるテーブルは設置床に対して適宜な弾性マウントとサーボアクチュエータを介して支持されている。振動を検知する振動センサの出力をコンピュータで処理し、その処理結果に応じて前記サーボアクチュエータを駆動して前記テーブルの振動を抑制する。これは周知のアクティブ制振技術である。アクティブ制振制御系には、前記テーブルの振動に感応する振動センサの出力に応じてアクチュエータを駆動するフィードバック制御系と、前記設置床の振動に感応する振動センサの出力に応じてアクチュエータを駆動するフィードフォワード制御系とがある。いずれか一方の制御系だけしかない装置も知られているが、一般にはフィードバックとフィードフォワードの両方の制御系を含んでいる。

【発明が解決しようとする課題】
前述のようなアクティブ制振機構で、テーブルの振動をミクロン・レベル以下まで抑制しようとした場合、低い振動数から無限に高い振動数までミクロン・オーダー以下の精度で変位を制御可能なアクチュエータが必要となる。比較的高い振動数まで追従するアクチュエータ(ピエゾ・アクチュエータ等)は、アクチュエータ自身の剛性が高く、アクチュエータが追従出来ない床のより高い振動数成分の振動がアクチュエータを介して、除振台に伝わることになる。更に、このようなアクチュエータの場合、低い振動数ではアクチュエータのストローク不足によって振動が伝わることにもなる。また、アクチュエータ自身の剛性が低い空気圧アクチュエータ等では除振台の2次や3次の高い振動数での追従性が悪く、効果的な制振が出来ないと言う問題点があった。

この発明は以上の問題点に鑑みなされたもので、精度は粗いがストローク的に充分大きく、低い振動数から比較的高い振動数まで追従する極一般的なアクチュエータを用いて、ミクロン・レベル以下まで制御可能な精密除振装置を提供することにある。

【課題を解決するための手段】
この発明の精密除振装置は、設置床に対して弾性マウントを介して支持されたテーブルと、基端部が前記設置床に固定されたサーボアクチュエータと、前記弾性マウントよりはるかに小さなバネ定数であり、前記サーボアクチュエータの先端部と前記テーブルとを連結する結合バネと、前記設置床の振動に感応する振動センサと、前記テーブルの振動に感応する振動センサと、前記サーボアクチュエータの可動部の変位を検出する変位センサと、これら3つのセンサの出力に応じて前記サーボアクチュエータを駆動して前記テーブルの振動を抑制するアクティブ制振制御手段とを備え、前記結合バネは、サーボアクチュエータのセンチメートル・オーダーの変位を、ミクロン・オーダー以下の変位にするような弾性率に設定されている。

【発明の実施の形態】
この発明の一実施例による精密除振装置の概略構成を図1に示している。テーブル1は積層ゴムや空気バネなどの弾性マウント2を介して設置床3に支持されている。また、サーボ式油圧シリンダからなるサーボアクチュエータ4の基端部(シリンダ部)が設置床3に固定され、ピストンロッドの先端部が結合バネ5を介してテーブル1に連結されている。図ではサーボアクチュエータ4は1つしか示しておらず、テーブル1を水平一軸方向にしか励振しないように見えるが、これは説明を簡単にするためである。もちろん通常は、水平面で直交二軸方向にテーブル1を励振する二系統のアクチュエータ機構を設けるし、さらにはテーブル1を垂直方向に励振するアクチュエータ機構を付加することも多い。ただし、以下では水平一軸方向のアクチュエータ4しかないような説明をするが、二次元または三次元のアクティブ制振制御を行うの場合は、以下に説明する制御系の構成を二軸分あるいは三軸分設ければよい。
