この発明は、例えばイオン注入装置、イオンビーム照射装置、電子線照射装置、電子顕微鏡等に用いられて、電磁気的に走査されるイオンビームや電子ビームのような荷電粒子ビームの測定に、より具体的には荷電粒子ビームの走査位置の測定、更にはこの測定に基づいての荷電粒子ビームの平行度測定、走査速度の均一性測定等に用いられる多点ファラデー装置に関する。

【従来の技術】
走査される荷電粒子ビームを用いるものの典型例として、走査されるイオンビームをターゲットに照射して当該ターゲットにイオン注入を行うイオン注入装置があり、以下においてはイオン注入装置を例に説明する。

図3は、従来の多点ファラデーを二つ備えるイオン注入装置のターゲット周りを部分的に示す斜視図である。このイオン注入装置は、スポット状のイオンビーム2を、図示しない走査手段によって電磁気的に(即ち電界または磁界によって)X方向(例えば水平方向。以下同じ)において平行走査(パラレルスキャン)して、X方向に直交するZ方向に平行な平行ビームを得ると共に、ターゲット(例えば半導体ウェーハ)4を図示しない駆動装置によって、前記X方向と実質的に直交するY方向(例えば垂直方向。以下同じ)に機械的に走査して、イオンビーム2の電磁気的走査とターゲット4の機械的走査との協働(ハイブリッドスキャン)によって、ターゲット4の全面にイオンビーム2を均一に照射して、ターゲット4の全面に均一にイオン注入が行われるよう構成されている。

各多点ファラデー10および20は、それぞれ、イオンビーム2を受けてそのビーム電流を計測する複数のファラデーカップ12、22をイオンビーム2の走査方向であるX方向に沿って並べた、好ましくは等間隔に並べたものである。各ファラデーカップ12、22のX方向上の位置は予め分かっている。

なお、この図3の例では、上流側の多点ファラデー10は、開口部16を有する支持板14の前方部に取り付けられており、アーム18によって矢印Aのようにビーム軌道に対して上下させられる。即ち、この多点ファラデー10は、ビーム電流計測時は、2点鎖線で示すように下げられ、イオンビーム2を開口部16を通して後方へ通過させてターゲット4に入射させたり多点ファラデー20に入射させたりするときは、実線で示すように上げられる。下流側の多点ファラデー20は固定されており、それにイオンビーム2を入射させるときは、ターゲット4をそれがイオンビーム2を遮らない位置に(例えば下に)退避させておく。

これは、上記(2)で求めたイオンビーム2の走査速度dXt(t)/dtが大きい所では当該走査速度が小さくなるように、逆にdXt(t)/dtが小さい所では当該走査速度が大きくなるように、イオンビーム2の走査波形、例えばイオンビーム2の走査電圧波形の傾きを小さくしたり(走査速度を小さくする場合)、大きくしたりする(走査速度を大きくする場合)ことによって、ターゲット4上でのイオンビーム2の走査速度dXt(t)/dtを一定に近づける方法である。

【発明が解決しようとする課題】
ところが、従来は、二つの多点ファラデー10および20を用いていたため、次のような問題があった。

▲1▼ 各多点ファラデー10、20は、複数のファラデーカップ12、22を並設したものであるので、部品点数が多く、かつ組立工数が多くて高価である。従ってこのような高価な多点ファラデーを二つも用いると、イオン注入装置等が高価になる。

▲2▼ 各多点ファラデー10、20は、イオンビーム照射等による汚れが原因で機能が低下するので、定期的に保守作業を行う必要があるが、多点ファラデーが二つ存在するとそのぶん保守作業が増えて保守コストが高くなる。

▲3▼ 各多点ファラデー10、20から受けた信号を処理する回路が二組必要になるので、信号処理回路のコストも高くなる。

上記のような問題は、二つの多点ファラデーを用いる限り、上記のようなイオン注入装置以外においても、あるいはイオンビーム以外の荷電粒子ビームの測定においても、同様に存在する。

そこでこの発明は、一つの多点ファラデーを用いて、少なくとも従来の二つの多点ファラデーを用いる場合と同様の測定を行うことができる多点ファラデー装置を提供することを主たる目的とする。

【課題を解決するための手段】
この発明の多点ファラデー装置は、走査されながらターゲットに照射される荷電粒子ビームの測定に用いられる装置であって、前記走査される荷電粒子ビームをそれぞれ受ける複数のファラデーカップを当該荷電粒子ビームの走査方向に沿って並べて成る多点ファラデーと、この多点ファラデーを、前記荷電粒子ビームの進行方向に沿って前後に移動させて、ターゲットを挟む少なくとも前後各一箇所ずつに位置させる駆動装置とを備えることを特徴としている。

上記構成によれば、一つの多点ファラデーを、駆動装置によって、荷電粒子ビームの進行方向に沿って前後に移動させて、ターゲットを挟む少なくとも前後各一箇所ずつに位置させることができるので、一つの多点ファラデーを用いて、ターゲットを挟む少なくとも前後各一箇所ずつにおいて荷電粒子ビームの測定を行うことができる。従って、少なくとも従来の二つの多点ファラデーを用いた場合と同様の測定を行うことができる。

【発明の実施の形態】
図1は、この発明に係る多点ファラデー装置をイオン注入装置に用いた例を示す平面図である。イオンビーム2およびターゲット4については、前述のとおりであり、ここではその重複説明を省略する。

この多点ファラデー装置30は、走査される荷電粒子ビーム、具体的には前述したようにX方向に平行走査されるイオンビーム2をそれぞれ受けてそのビーム電流を計測する複数のファラデーカップ34を、当該イオンビーム2の走査方向Xに沿って(換言すればイオンビーム2の進行方向Zに直交するように)並べて成る多点ファラデー32と、この多点ファラデー32を、矢印Bに示すように、イオンビーム2の進行方向Zに沿って前および後に移動させる駆動装置40とを備えている。38はその駆動軸である。

多点ファラデー32の各ファラデーカップ34は、この例では、支持板36に互いに電気的に絶縁して支持されている。各ファラデーカップ34のX方向上の位置は予め分かっている。各ファラデーカップ34は、X方向に沿って等間隔に並べておくのが好ましく、そのようにすればX方向上において万遍なくイオンビーム2の測定を行うことができる。

駆動装置40は、例えば、空圧シリンダ、油圧シリンダ、あるいはモータとその回転を直線運動に変換するボールねじとの組み合わせ等から成る。

この駆動装置40によって多点ファラデー32をビーム進行方向Zに沿って前後に移動させる位置は、例えば二位置であるが、勿論三位置以上にしても良い。具体的にはこの例では、多点ファラデー32を、駆動装置40によって、ターゲット4を挟んでその上流側の位置Zf と下流側の位置Zb との二位置に移動させる。

常時は、ターゲット4の処理等に邪魔にならないように、多点ファラデー32を上記下流側の位置Zb に位置させておく。ここは、例えば、図3に示した従来例の下流側の多点ファラデー20の位置に相当する。この多点ファラデー装置30は、イオンビーム2の前述したような平行度測定、ターゲット4上での注入均一性予測、走査電圧等の走査波形整形等に用いる場合は、例えば、まずこの下流側の位置Zb でイオンビーム2の測定(より具体的には各ファラデーカップ34でのイオンビーム2のピーク位置の測定)を行った後、駆動装置40によって多点ファラデー32を前進させて上流側の位置Zf に位置させる。その際、ターゲット4は、前述した駆動装置によってY方向に(具体的には下方に)移動させて、多点ファラデー32および駆動軸38と干渉しない位置に待避させれば良い。この上流側の位置Zf は、例えば、図3に示した従来例の上流側の多点ファラデー10の位置に相当する。そしてこの上流側の位置Zf においても、上記下流側の位置Zb におけるのと同様にしてイオンビーム2の測定を行う。これらの二位置Zf 、Zb での測定を行った後のデータ処理方法は、上記従来例の場合と同様である。

多点ファラデー32の上流側の位置Zf は、前述したイオンビーム2の平行度測定等のためには、どちらかと言えばターゲット4よりも上流側の位置が好ましいけれども、ターゲット4の表面位置Zt とほぼ等しく(等しいを含む)にしても良い。そのようにすれば、例えば、ターゲット4の表面に入射するイオンビーム2の走査方向Xにおけるビーム電流密度分布の測定、ひいてはターゲット4上での注入均一性の測定を、まさにターゲット4に対する注入位置で測定することができる。

即ち、多点ファラデー32の位置Zf をターゲット4の表面位置Zt にほぼ等しくしておいて、イオンビーム2をX方向に走査して、このイオンビーム2を多点ファラデー32の複数のファラデーカップ34で受けて、各ファラデーカップ34に流れるビーム電流密度を測定することによって、例えば図2に示すような、イオンビーム2の走査方向Xにおけるビーム電流密度分布を測定することができる。このビーム電流密度分布は、ターゲット4上での注入均一性をも表している。なお、図2中の1〜nは、ファラデーカップ34の番号である。

このように、上記多点ファラデー装置30によれば、一つの多点ファラデー32を、駆動装置40によって、イオンビーム2の進行方向Zに沿って前後に移動させることができるので、一つの多点ファラデー32を用いて複数箇所でイオンビーム2の測定を行うことができる。従って、少なくとも従来の二つの多点ファラデー10および20を用いる場合と同様の測定を行うことができる。

しかも、多点ファラデー32が一つで済み、駆動装置40は多点ファラデーよりも一般的に低コストであるので、従来のように多点ファラデーを二つ用いる場合に比べて、低コスト化を図ることができると共に、多点ファラデーの保守作業が一つぶん減るので、保守コストも安くなる。更に、多点ファラデー用の信号処理回路も一つで済むのでこの意味からも低コスト化を図ることができる。

なお、上記多点ファラデー装置30は、上記例のようなイオン注入装置以外のイオン注入装置や、イオンビームをターゲットに照射するイオンビーム照射装置におけるイオンビームの測定、更には電子線照射装置や電子顕微鏡における電子ビームの測定にも使用することができるのは勿論である。

【発明の効果】
以上のようにこの発明によれば、一つの多点ファラデーを、駆動装置によって、荷電粒子ビームの進行方向に沿って前後に移動させて、ターゲットを挟む少なくとも前後各一箇所ずつに位置させることができるので、一つの多点ファラデーを用いて、ターゲットを挟む少なくとも前後各一箇所ずつにおいて荷電粒子ビームの測定を行うことができる。従って、少なくとも従来の二つの多点ファラデーを用いる場合と同様の測定を行うことができる。

しかも、多点ファラデーが一つで済み、駆動装置は多点ファラデーよりも一般的に低コストであるので、従来のように多点ファラデーを二つ用いる場合に比べて、低コスト化を図ることができると共に、多点ファラデーの保守作業が一つぶん減るので、保守コストも安くなる。更に、多点ファラデー用の信号処理回路も一つで済むのでこの意味からも低コスト化を図ることができる。
