【発明の属する技術分野】
本発明は、ショットキー接合もしくはへテロ接合からなる赤外線検出器を備えているモノリシック型赤外線固体撮像素子に関する。

【従来の技術】
近年のシリコン(Si)LSI技術の進歩に伴い、光を電荷信号に変換するアレイ状に配置された多数の光検出器、変換された電荷信号を読み出す読出し回路、及び電荷信号を出力する出力アンプを同一基板上に形成する固体撮像素子が多数開発されている。これらのなかで、光検出器として赤外線検出器を用いる赤外線固体撮像装置は、赤外線レンズ、駆動回路、信号処理回路、素子冷却器等と組み合わせて赤外線カメラとして実用化されており、防犯、報道、計測、リモートセンシング等の様々な分野で利用されている。赤外線固体撮像では、大気による赤外線吸収の少ない3〜5μm帯と10μm帯の2つの波長帯がよく利用され、素子開発もこの2つの波長帯を中心に進められている。

これらの波長帯に感度を有する赤外線検出器としては、Siと金属の接合(ショットキー接合)、又はSiと他の半導体の接合(ヘテロ接合)を利用するSi系検出器と、バンド間遷移を利用する化合物半導体系の検出器がある。このうちSi系の赤外線検出器を用いる赤外線固体撮像素子は、赤外線検出器と読出回路とを同一基板上にモノリシックに形成できるため、感度の均一性に優れ、かつ高集積化に適しているなどの長所がある。Si系の赤外線検出器としては、3〜5μm帯に感度を有するPtSi(白金シリサイド)/Siショットキー型検出器、10μm帯に感度を有するGeSi(ゲルマニウムシリコン)/Siヘテロ接合型検出器等が用いられる。また、信号電荷の読出し回路としては、CCD(電荷結合素子)、複数の選択用MOSトランジスタを用いたXYアドレス方式等が挙げられる。

次に、従来の赤外線固体撮像素子について説明する。図10は、赤外線検出器としてPtSi/Siショットキー接合型検出器53を用い、読出し回路として垂直CCD60を用いる従来の赤外線固体撮像素子70の単位画素の画素断面図である。フィールド酸化膜55によって赤外線固体撮像素子70を構成する各画素は、隣接する画素(図示せず)から分離される。ショットキー接合型検出器53は、P型Si半導体基板51、及び該半導体基板51とショットキー接合をなすPtSiからなるショットキー電極52で構成される。さらに、検出器53の直上部には例えばAlの金属膜からなる赤外線反射膜65が配置され、ショットキー電極52の周辺部にはリーク電流を低減するために設けられたN型不純物領域からなるガードリング54が形成されている。

また、垂直CCD60は、N型不純物領域からなるCCDチャネル56、ゲート酸化膜57、ボリシリコンからなるCCD電極58、及びA1等の金属膜で形成されるCCD電極用配線59でから構成される。赤外線検出部53とCCD60との間に配置されたトランスファーゲート62は、赤外線検出器53からCCD60に信号電荷の転送を制御するMOSトランジスタであり、半導体基板51上にゲート酸化膜57を介して形成したポリシリコンのゲート電極61を備えている。さらに、前述した電極、金属膜等は、酸化膜の層間絶縁膜63、64によって絶縁分離されていて、素子70の表面には窒化膜等からなる保護膜66が形成され、基板51の背面には反射防止膜17が形成されている。

次に、図10に示した従来の赤外線固体撮像素子70の動作について説明する。まず、トランスファゲート電極61に正電位を与えてトランスファーゲート62をオンすると、ショットキー電極52はリセットされて、半導体基板51に対して逆方向(この場合は正電位)にバイアスされる。次に、トランスファーゲート62をオフすると、ショットキー電極52は電気的にフローティングとなり、信号電荷の蓄積が開始される。被写体から放射された赤外線は素子70の裏面側(半導体基板51側)から入射し、ショットキー電極52に達すると、ショットキー電極52中で入射光量に応じて電子‐正孔対が生成される。生じた正孔は入射赤外線のエネルギーを受けてショットキー電極52中を運動し、半導体基板51との接合界面に達すると、ショットキー接合のバリア高よりも大きなエネルギーを有する正孔のー部がバリアを越えて半導体基板51に流れ込む。このとき、ショットキー電極52に残された電子が信号電荷となる。

ショットキー電極52で発生した信号電荷は、ショットキー電極52及びこれと同電位であるガードリング内54に蓄積される。一定の蓄積時間後にトランスファーゲート62がオンされると、蓄積された信号電荷はCCDチャネル56に転送され、同時にショットキー電極52がリセットされる。CCDチャンネル56に転送された信号電荷は、垂直CCD60の転送動作によって、アレイの垂直方向へ転送され、次に垂直CCD端に接続された水平CCD(図示せず)によりアレイの水平方向に転送され、最後に水平CCD端に接続されたFDA(フローティング・ディフュージョン・アンプ)を通して画素外部へと出力される。

赤外線撮像は、物体の温度差による輻射光強度の差を検知するものである。実際に撮像を行う際、目標物体からの信号に比較して、背景光線成分が極めて大きいため、赤外線撮像素子及び赤外線カメラの性能を向上させるために、素子で取り扱える取扱電荷量を増大させることが要求される。蓄積型の赤外線固体撮像素子での取扱電荷量は、検出器に蓄積できる信号電荷量の最大値(以下、飽和電荷量と記す)とCCD等の読出回路で取り扱える最大値との小さい方に依存する。通常、赤外線固体撮像素子は、検出器側の飽和電荷量に対し、読出回路側の取扱電荷量が大きくなるように設計されているので、検出器の飽和電荷量を増大させることが要求されていた。

上記式(1)において、Cdは検出器静電容量[F]、Vrは検出器リセット電圧[V]を示す。検出器容量Cdは、ショットキー電極52と半導体基板51との間のショットキー接合静電容量、ガードリング54と半導体基板51との間のPN接合静電容量、ショットキー電極52と赤外線反射膜55との間の平行平板の静電容量等の総和で与えられる。素子の多画素化に伴い、単位画素のサイズが縮小されるにつれ、検出器容量Cdを増加させることは困難になりつつある。このため、検出器リセット電圧Vrを上げることで、飽和電荷量を増加させる方法が検討されてきた。

【発明が解決しようとする課題】
しかしながら、従来の赤外線固体撮像素子において、検出器リセット電圧Vrを上げて飽和電荷量を増加させるには、以下に説明するような問題点がある。

一般に、ショットキー接合やへテロ接合を用いた赤外線検出器において、検出できる赤外線波長の上限(カットオフ波長入c[μm])は、接合部の光学的バリア高φbp[eV]に依存し、以下に示す式(2)で決定される。

上記式(3)において、C1は、量子効率係数[/eV]、hνは入射赤外線のエネルギー[eV]を示す。

量子効率ηは、特にカットオフ波長近傍の赤外線においては、光字的バリア高φbpが増加するにつれて、即ち、カットオフ波長入cが短くなるにつれて、急数に減少する.この光学的バリア高φbpは、接合決定する金属材料や半導体材料の組み合わせ、及び接合部に印加される逆方向バイアスに依存するものであり、逆方向バイアスを印加した場合のφbpは、以下の式(4)に示される。

上記式(4)は、ショットキー効果と呼ばれる関係を示すもので、φb0は界面電界がない場合のバリア高[eV]を示し、Δφは逆方向バイアスを印加したときのバリアの低下分[eV]を示す。このΔφは、近似的に、バイアス電圧の1/4乗に比例して増大する。

図10に示した赤外線撮像素子のショットキー電極52は、検出器リセット電圧Vrでリセットされた後、蓄積期間中は電気的にフローティングとなっているので、ショットキー電極52の電位は、信号電荷の蓄積に応じて初期値Vrから徐々に低下し、その結果、蓄積動作中に光学的バリア高が徐々に増加し、カットオフ波長が低下するので、検出感度が低下する。このような検出器の光学特性のシフトは撮像素子として好ましいものではないが、従来の赤外線撮像素子の検出器リセット電圧Vrが比較的小さいため、近似的に光学特性シフトはないものと見なされていたが、検出リセット電圧Vrを大きくすると、その影響を無視することはできなくなるという不具合があった。

さらに、ショットキー接合やへテロ接合を用いた赤外線検出器に逆方向バイアスを印加すると、以下に示す式(5)で与えられる逆方向暗電流Jd[A/cm2]が生じる。

上記式(5)において、A**はリチャードソン定数[A/cm2K2]、kはボルツマン定数、Tは検出器温[K]、qは電気素量、φbeは電気的バリア高[eV]を示す。

暗電流はノイズ要因となるため、赤外線固体撮像素子において、電荷信号の光電流に比較して、暗電流が十分に小さくなるレベルまで素子を低温に冷却して使用する必要がある。

また、暗電流は電気的バリア高にも依存し、電気的バリア高が小さくなるにつれて指数関数的に増加する。この電気的バリア高は、光字的バリア高と同様に印加された逆方向バイアスに依存する。逆方向バイアスと電気的バリア高の関係は、上記式(4)で与えられる。同じ値の逆方向バイアスを印加した場合、一般的には電気的バリア高のバリア低下Δφが、光学的バリア高のバリア低下Δφよりも大きい。そのため、従来の赤外線固体撮像素子において検出器リセット電圧Vrを高くすると、急激に暗電流が増加し、ノイズ増大を招く。これを防止するには、素子をさらに低温に冷却する必要があり、これに伴って、素子冷却器の冷却能力を向上させる必要があり、装置が大型化し、消費電力が増大するという不都合が生じていた。

さらに、赤外線検出器に蓄積された信号電荷を垂直CCDへ完全に転送するためには、信号電荷を読み出す際の垂直CCDのチャンネルポテンシャルを、検出器リセット電圧Vrよりも十分に深くする必要がある。これに伴って、水平CCDのチャンネルポテンシャルやFDAのフローティング・ディフュージョン部のリセット電位を深くする必要がある。つまり、検出器リセット電圧Vrを大きくすると、CCD等のチャンネルポテンシャルの設定にも重大な影響を与える。

特に低温での動作を要求される赤外線固体撮像装置において、チャンネルポテンシャルを深くすると、以下に説明する問題が生じる。

CCDチャンネル領域の不純物濃度を高くすることで、チャンネルポテンシャルを深くする場合、チャンネル領域に導入された不純物が電荷トラップとして作用するので、低温でのキャリアのフリーズアウト現象によって、信号電荷の転送効率が劣化する。また、CCDの電極部に印加するクロック電圧を高くしてチャンネルポテンシャルを深くする場合、素子の消費電力の増大を招き、素子冷却上での問題が生じる。

検出リセット電圧Vrを高くすることで飽和電荷量を増加させると、先に検討したような不具合が生じ、赤外線固体撮像素子全体の性能を劣化させるという問題点があった。従って、検出器リセット電圧Vrを高くすることで、素子の飽和電荷量を増加させ、素子の赤外線検出効率を向上させることは不可能であった。

本願発明は上記課題を鑑みてされたものであり、検出器リセット電圧が、従来よりも低く、取扱電荷量が増大され、かつ、信号電荷の蓄積動作に伴う検出器電位の低下が低減され、蓄積動作中にカットオフ波長等の検出器の光学特性に変化を与えない赤外線固体撮像素子を提供する。

【課題を解決するための手段】
上記課題を解決するため、本願発明の赤外線固体撮像素子は、赤外線を信号電荷に変換する赤外線検出部と信号電荷を読み出す読出し回路部との間に、一時的に大きな量の信号電荷を蓄積することができる信号蓄積部を設けたことを特徴とするものである。具体的には、本願発明の赤外線固体撮像素子は、赤外線を信号電荷に変換するショットキー接合又はヘテロ接合を備えている赤外線検出部及び該信号電荷を読み出す読出し回路部が同一の半導体基板に形成されている赤外線撮像素子において、上記同一の半導体基板の上記赤外線検出部に隣接するバイアスコントロール領域に形成され、上記赤外線検出部の電位を制御するMOS構造からなるバイアスコントロールゲートを含んだバイアスコントロール部と、赤外線検出部上に配置され該赤外線検出部を透過した赤外線を該赤外線検出部に反射する第1の金属電極、該第1の金属基板上に配置された絶縁膜層、及び該絶縁膜層上に配置された第2の金属電極からなり、上記第2の金属電極が上記バイアスコントロールゲートのドレインに電気的に接続された電荷蓄積部と、上記同一の半導体基板の上記読出し回路部に隣接するトランスファーゲート領域の電位を制御し、上記読出し回路部に電気的に接続されたトランスファーゲートとを含んでいて、上記赤外線検出部で変換された信号電荷が、上記バイアスコントロール部によって上記電荷蓄積部に転送制御され、該電荷蓄積部に蓄積され、該電荷蓄積部に蓄積された信号電荷が、上記トランスファーゲートによって所定のタイミングで上記読出し回路部に転送制御されることを特徴とするものである。

本願発明の赤外線固体撮像素子は、読出し回路部の少なくとも一部を、電荷掃き寄せ素子とすることで、電荷蓄積部に蓄積された極めて大きな信号電荷量に対応することができる。

本願発明の赤外線固体撮像素子は、バイアスコントロール部にゲート電極を設け、さらに第1の電極がゲート電極に電気的に接続させることで、素子内の配線数を低減することができる。

【発明の実施の形態】
以下、図面を参照して、本発明の実施の形態について説明する。

実施の形態1.
最初に、本願発明の実施の形態1にかかる赤外線固体撮像素子について説明する。図1は、上記赤外線固体撮像素子40を構成する単位画素を示すものである。素子40の単位画素は、半導体基板1上にアレイ状に配置されている。素子40は、赤外線を検出し信号電荷に変換する赤外線検出部3、変換された信号電荷を蓄積する電荷蓄積部23、及び信号電荷を読み出す回路である垂直CCD部10を、同一のP型Si半導体基板1に備えるモノリシック構造である。各単位画素はフィールド酸化膜5によって分離されている。

赤外線検出部3と電荷蓄積部23とはバイアスコントロール部20を介して電気的に接続され、電荷蓄積部23と垂直CCD部10とはトランスファーゲート部12を介して電気的に接続されている。バイアスコントロール部20及びトランスファーゲート部12は、いずれも同一の半導体基板1に形成されている。

垂直CCD部10は、赤外線検出部3から所定の距離を隔てて配置されたものであり、半導体基板1の所定の位置にN型不純物領域を注入してなるCCDチャンネル領域6、CCDチャンネル領域を覆うゲート酸化膜7、該ゲート酸化膜を覆うポリシリコンからなるCCD電極8及びCCD電極8と外部素子とを接続するCCD配線9から構成される。CCD配線9は、Al等の金属から形成されるものであり、CCD電極8上に積層された酸化膜からなる層間絶縁膜13に配置されていて、層間絶縁膜13を貫通してCCD電極8に接触している。

電荷蓄積部23は、赤外線を反射するAlの第1電極21と、酸化膜の層間絶縁膜14を介して第1の電極21と対向するAlの第2の電極22から構成される平行平板コンデンサである。第1の電極21は、ショットキー電極2上に積層された層間絶縁膜13に形成され、ショットキー電極2の直上部に位置し、所定の電位を与えることができるように配線されている。さらに、赤外線検出部3と垂直CCD部10とに挟まれる部分にN型不純物領域18が形成されていて、第2の電極22の一端は、層間絶縁膜13、14を貫通してN型不純物領域18に電気的に接触している。

バイアスコントロール部20は、赤外線検出部3をソース領域、N型不純物領域18をドレイン領域とする半導体基板1に形成されたMOSトランジスタのゲート部であり、ショットキー電極2とN型不純物領域18とに挟まれる領域にゲート酸化膜7を介して形成されたポリシリコンからなるゲート電極19を備えている。

次に、素子40の動作ついて説明する。被写体から放射された赤外線は、反射防止膜17を介して素子40の裏面側(半導体基板1側)から入射する。赤外線がショットキー電極2に達すると、従来技術と同様の方法で、ショットキー電極2中で信号電荷に変換される。反射防止膜17は、赤外線の入射効率を向上させるものであり、光電変換効率を増大させるものである。

この際、半導体基板1側から入射した赤外線はショットキー電極2に吸収される一方、一部の赤外線はショットキー電極2を透過し、さらに層間絶縁膜13も透過する。第1の電極21は、この透過赤外線を反射してショットキー電極2に再入射させるものであり、層間絶縁膜13の屈折率に応じて膜厚を最適化し、光学的共振構造をとることにより、光電変換効率が増加する。また、層間絶縁膜13上に配置されているので、上述したように最適化された層間絶縁膜13の光学的共振構造に影響を与えるものではない。

ショットキー電極2で変換された信号電荷は、バイアスコントロール部20を経由して、電荷蓄積部23に転送される。この際、バイアスコントロールゲート12は、信号電荷の転送を制御する。電荷蓄積部23に蓄積された信号電荷は、トランスファーゲート12を経由して所定のタイミングで垂直CCD10に転送される。この転送タイミングは、トランスファーゲート12によって制御される。さらに、信号電荷は、垂直CCD10の転送動作によってアレイの垂直方向に転送され、次に垂直CCD部10の端部に接続された水平CCD部(図示せず)によりアレイの水平方向に転送され、最後に水平CCD部の端部に接続されたFDA(フローティング・ディフュージョン・アンプ)を通して外部へと出力される。アレイ状に配置された各単位素子から、このように出力された信号電荷を時系列的に読み出すことで、赤外線固体撮像素子は画像情報を得る。

次に、素子40の撮像動作時のポテンシャルについて説明する。以下のポテンシャル図において、矢印3で示す領域は赤外線検出部3に、矢印23で示す領域は電荷蓄積部23に、矢印6で示す領域は垂直CCD部の転送チャンネル6に、矢印20で示す領域はバイアスコントロールゲート部20に、矢印12で示す領域はトランスファーゲート部12に対応するものである。

最初に、図2(a)を参照して、信号電荷29が電荷蓄積部23に蓄積される電荷蓄積期間のポテンシャルについて説明する。電荷蓄積期間中、トランスファーゲート部12はオフされている。つまり、トランスファーゲート部12のゲート電極11に印加されるクロックφTの”L”レベルであり、トランスファーゲート部12のチャンネルポテンシャル28は電位0である。赤外線検出部3がリセットされ、バイアスコントロール部のゲート電極19に電位Vbが印加されると、赤外線検出部3のポテンシャル井戸24の電位がVbに保持される。

被写体から放射された赤外線は赤外線検出部3で光電変換され、その光量に応じて信号電荷29が発生する。発生した信号電荷29は、赤外線検出部3のポテンシャル井戸24中を移動し、バイアスコントロールチャネル27を通過して電荷蓄積部23のポテンシャル井戸25に移動し、ここに蓄積され、信号電荷の集まり30を形成する。電荷蓄積部23のポテンシャル井戸25の電位Vtは、赤外線検出部3のポテンシャル井戸24の電位Vdよりも高いので、信号電荷29は電荷発生後、ただちに移動する。従って、赤外線検出部3のポテンシャル井戸24中には信号電荷29が残らないため、ポテンシャル井戸24の電位は、常にバイアスコントロールゲートのチャネルポテンシャルの電位と同じVdに保たれる。

次に、電荷蓄積期間が終了すると、トランスファーゲート部12がオンされる。このとき、図2(b)に示すように、トランスファゲート電極11に印加されるクロックφTは、”H”となり、トランスファーゲート部12のチャネルポテンシャルが28から28’に切り替わる。このことによって、電荷蓄積部23のポテンシャル井戸25に蓄積された信号電荷29´は、トランスファゲートチャネル28’を通過して、垂直CCD部6のポテンシャル井戸26に転送され、ここに蓄積され、信号電荷の集まり30´を形成する。このとき、電荷蓄積部23はリセットされて、電荷蓄積部23の電位はトランスファゲート部12をオンしたときのチャンネルポテンシャル電位Vtとなる。トランスファーゲート部12は、所定の周期でオンされ、電荷蓄積部23に蓄積された信号電荷が垂直CCD部6のポテンシャル井戸26に転送される。本明細書では、この所定の一周期を単位蓄積期間と呼ぶ。
