本発明は、半導体レーザダイオードに関し、更に詳細には、高出力で、かつ良好なレーザ特性を有するリッジ導波路型半導体レーザダイオードに関するものである。

【従来の技術】
InGaAs歪量子井戸活性層を用いるGaAs系量子井戸レーザダイオードは、実用化に向けて活発に研究開発されている。実用化するには、先ず、レーザダイオードの光出力を増大させることが必要であって、例えば、1.5μm帯の光ファイバアンプとして使用するエルビウムドープ・ファイバの励起光源としてレーザダイオードを0.98μmの発振波長で使用する場合、また、1.3μm帯のファイバアンプであるプラセオジムドープ・ファイバの励起光源として、レーザダイオードを1.02μmの発振波長で使用する場合、レーザダイオードには、200mW程度の極めて高い光出力が要求される。

ここで、図1を参照しながら、従来のGa As 系量子井戸レーザダイオードについて例を挙げて説明する。従来のリッジ導波路型Ga As 系レーザダイオードの層構造10は、例えば、n型GaAs基板12上に、順次、Ga As 系又はAlGa As系の化合物半導体層からなるバッファ層14、下部クラッド層16、第1光閉じこめ層18、第2光閉じこめ層20、第一歪み量子井戸層22、障壁層24、第二歪み量子井戸層26、第3光閉じこめ層28、第4光閉じこめ層30、上部第一クラッド層32、エッチング停止層34、上部第二クラッド層36、キャップ層38の積層構造を有し、エッチング停止層34上の上部第二クラッド層36及びキャップ層38はメサ構造になっている。

【発明が解決しようとする課題】
ところで、Ga As 系量子井戸レーザダイオードの光出力の増大を制約する一番の要因は、レーザダイオードの光出射面が瞬時に破壊される瞬時端面破壊(COD)である。光出力が増加して、ある値に達すると、GaAs系レーザダイオードに特徴的な瞬時端面破壊(COD)が発生し、その時点で、レーザダイオードの機能が停止する。
そこで、CODの発生を防止するために、従来、幅広の、例えば4μm 位のメサ構造を採用して、活性層での光密度を低減させているが、しかし、ワイドメサ構造の場合、レーザダイオードの光学利得が活性層に対して平行方向で不均一になる、いわゆる空間ホールバーニングが生じ、このためにビームステアリング現象が生じ易くなる。
ビームステアリング現象とは、光ビームが活性層と平行方向に行ったり来たりする現象であって、これにより、半導体レーザダイオードの光出力/注入電流特性が非線形になる、いわゆるキンクを生じ、レーザ特性が著しく損なわれる。非線形とは、外部微分量子効率η(=dL/d(I−ITH)、ここで、Lは光出力、Iは光出力Lの時の注入電流値、ITHはしきい値電流の値である)が一定にならないことを言い、極端な場合には、ηが0近くになることもある。従って、注入電流による信号変換ができなくなり、レーザ特性が著しく損なわれる。この現象は、特に、レーザダイオードをファイバに結合する場合に著しい。

光出力を増大させても、ビームステアリング現象が発生しないようにするには、活性層の導波モード制御を始めとして、複雑に絡み合う様々な効果を考慮しなければならず、そのために、従来のGa As 系量子井戸レーザダイオードでは、この問題が解決されていない。
そこで、本発明の目的は、非常に高い光出力まで、光出力/注入電流特性が線形関係を維持するリッジ導波路型半導体レーザダイオードを提供することである。

【課題を解決するための手段】
本発明者は、活性層の光密度が、縦方向のスポットサイズと横方向のスポットサイズとの積に反比例すること、及び、活性層上全面に積層されたクラッド層の残り厚さD、例えば図1の層構造10では第3、第4光閉じ込め層28、30、上部第1クラッド層32、及びエッチング停止層34の各層の層厚の和の厚簿により横方向の光閉じ込め、すなわち横方向のスポットサイズの大きさを制御できることに着目した。
そして、更に、本発明者は、光密度を低減するためにワイドメサ構造を採用したリッジ導波路型半導体レーザダイオードの場合、縦方向のスポットサイズの幅Wとクラッド層の残り厚さDとの間で一定の関係が成立しているときには、高い光出力でもビームステアリング現象が生じない、即ち外部量子効率ηが一定の状態を維持できるのではないかと考えた。
そこで、本発明者は、次に説明する実験を多数回行った結果、キンク発生出力とWとDとの間にある関係を見い出した。なお、本明細書でキンク発生出力とは、外部量子効率ηが一定でなくなる注入電流時の光出力、例えばηの変化率が20%になる注入電流時の光出力を言う。

実験例
n型GaAs基板12上に、順次、以下の組成の各化合物半導体層を有機気相成長法によりエピタキシャル成長させ、図1に示すGa As 系半導体レーザダイオードの層構造10を作製した。

次に、キャップ層38上にSiN膜を成膜し、それをマスクとしてクエン酸系のウエットエッチングにより層構造10の上部第二クラッド層36をエッチングしてエッチング停止層34で停止させ、第二クラッド層36を幅4μmのメサ構造に形成した。

一方、第1光閉じ込め層18と第4光閉じ込め層30の厚さを同じとし、その厚さをd1、第2光閉じ込め層20と第3光閉じ込め層28の厚さを同じとし、その厚さをd2として、表1に示すように、英小文字aからiの組み合わせ毎にd1及びd2の値を異なる値に設定した。
d1とd2の値を様々に変化させて組み合わせることにより、第1、第2光閉じ込め層18、20、第一歪み量子井戸層22、障壁層24及び第二歪み量子井戸層26、第3、第4光閉じ込め層28、30からなる活性層の近視野像のスポットサイズ幅Wを変えることができる。

更に、d1とd2の設定値の組み合わせとは独立して、活性層全面に積層するクラッド層部分、即ち第3光閉じ込め層28、第4光閉じ込め層30、上部第1クラッド層32およびエッチング停止層34の各膜厚の和Dを表2に示す番号毎に異なる値に設定した。

本実験例では、組み合わせaからi毎に設定したd1とd2のそれぞれの値と、番号1から15毎に設定したクラッド層と同じ機能を有する層の膜厚の和Dの値を、表3に示すように、様々に組み合わせた。例えば、d1とd2の設定値の組み合わせがa、即ちd1=100nm、d2=10nmで、Dの設定値が番号6、即ちD=0.77μm のa−6の組み合わせを作り、d1、d2及びDの値がその値になるように試料半導体レーザダイオードa−6を作製した。他の組み合わせ、a−1からi−6の試料半導体レーザダイオードについても同様である。

次いで、各試料半導体レーザダイオードを動作させ、スポットサイズ幅W及び光出力を増加してキンクが生じた時のキンク出力(mW)を測定し、表3から表6に示した。表3から表6には、更に、その組み合わせでのDの設定値、D/Wの計算値を示した。

上述の実験例の結果に基づいて、本発明に係るリッジ導波路型半導体レーザダイオードは、クラッド層のうちの所定厚さ部分をメサ構造とし、残りの厚さDのクラッド層を活性層上全面に積層させてなるリッジ導波路型半導体レーザダイオードにおいて、
活性層に対して垂直方向の近視野像の強度が1/e2 であるスポットサイズの幅をWとするとき、Dが、

を満足するような残り厚さDを活性層全面に積層されたクラッド層が有することを特徴としている。なお、上述のeは自然対数の底である。
本発明で、クラッド層とは、上部クラッド層に限らず、活性層上全面に積層されたクラッド層と同じ機能を有する層、例えば光閉じ込め層もクラッド層に含むものとする。

【発明の実施の形態】
以下、添付図面を参照し、実施例に基づいて本発明をより詳細に説明する。
実施例
先ず、活性層に対する垂直方向の近視野像のスポットサイズの幅Wについて所望の値を設定する。
スポットサイズ幅Wは、例えば、縦方向の遠視野像(FFP)の半値全角をθとすると、W=λ/(πtan (θ/(2ln2) 0.5 ))で求めることができる。ここで、λは波長、lnは自然対数である。
次いで、D≧W×0.5の相関関係から必要な上部クラッド層の残り厚さDを求める。例えば、スポットサイズWを1.3μmとすると、必要なDは、D≧1.3×0.5、即ち0.65μm 以上の値であって、上部クラッド層の残り厚さDが0.65μm 以上になるように、図1に示す層構造10を形成する。尚、図1でDは、第二歪み量子井戸層26とエッチング停止層34との間の層、即ち第3光閉じこめ層28、第4光閉じこめ層30、上部第一クラッド層、及びエッチング停止層34の各膜厚の和で定義される。

【発明の効果】
本発明の構成によれば、クラッド層のうちの所定厚さ部分をメサ構造とし、残りの厚さDのクラッド層を活性層上全面に積層させてなるリッジ導波路型半導体レーザダイオードにおいて、活性層に対して垂直方向の近視野像の強度が1/e2 であるスポットサイズの幅をWとするとき、DとWとの間で本発明で特定した関係を維持することにより、ビームステアリング現象に伴う光出力/注入電流特性のキンク現象を改善し、非常に高い光出力まで、光出力/注入電流特性が線形関係にあるリッジ導波路型半導体レーザダイオードを実現している。

By the way, the most important factor that restricts the increase of the optical output of the GaAs quantum well laser diode is the instantaneous end face breakdown (COD) in which the light emitting surface of the laser diode is instantaneously destroyed. When the light output increases and reaches a certain value, instantaneous end face destruction (COD) characteristic of a GaAs-based laser diode occurs, at which point the function of the laser diode stops.
Therefore, in order to prevent the occurrence of COD, a wide mesa structure of, for example, about 4 μm is adopted to reduce the light density in the active layer. The so-called spatial hole burning in which the optical gain becomes non-uniform in the direction parallel to the active layer occurs, and therefore, the beam steering phenomenon easily occurs.
The beam steering phenomenon is a phenomenon in which a light beam moves back and forth in a direction parallel to an active layer. This causes a so-called kink, which is a phenomenon in which the light output / injection current characteristics of the semiconductor laser diode becomes nonlinear, and the laser characteristics are changed. Is significantly impaired.
