Abstract
Description
The present invention relates to an extreme ultraviolet light source device.
In recent years, as semiconductor integrated circuits have become finer and more integrated, the wavelength of exposure light sources has been shortened. As a next-generation semiconductor exposure light source, an extreme ultraviolet light source device (hereinafter, also referred to as an EUV light source device) that emits extreme ultraviolet light having a wavelength of 13.5 nm (hereinafter, also referred to as EUV (Extreme Ultra Violet) light). Development is underway.
There are several known methods for generating EUV light (EUV radiation) in an EUV light source device. One of these methods is a method of generating high-temperature plasma by heating and exciting extreme ultraviolet light emission species (hereinafter, also referred to as EUV emission species), and extracting EUV light from the high-temperature plasma.
このような方法を採用するEUV光源装置は、高温プラズマの生成方式により、LPP(Laser Produced Plasma:レーザ生成プラズマ)方式と、DPP(Discharge Produced Plasma:放電生成プラズマ)方式とに分けられる。
このような方式は、LDP(Laser Assisted Discharge Plasma)方式と呼ばれることもある。
The EUV light source device that employs such a method is divided into an LPP (Laser Produced Plasma) method and a DPP (Discharge Produced Plasma) method according to the high temperature plasma generation method.
The DPP type EUV light source device applies a high voltage to the gap between the electrodes to which the discharge gas containing the EUV radiant species (gas phase plasma raw material) is supplied, and generates high-density high-temperature plasma by discharge from there. It utilizes the emitted extreme ultraviolet light. As a DPP method, for example, as described in Patent Document 1, a liquid high-temperature plasma raw material (for example, Sn (tin)) is supplied to the surface of an electrode that generates an electric discharge, and a laser beam is applied to the raw material. A method has been proposed in which the raw material is vaporized by irradiating it with an energy beam such as the above, and then a high-temperature plasma is generated by electric discharge. Such a method is sometimes called an LDP (Laser Assisted Discharge Plasma) method.
The EUV light source device is used as a light source device for a lithography device in semiconductor device manufacturing. Alternatively, the EUV light source device is used as a light source device for a mask inspection device used for lithography. That is, the EUV light source device is used as a light source device for another optical system device (utilization device) that uses EUV light.
Since EUV light is easily attenuated, the plasma and the equipment used are placed in a decompressed atmosphere, that is, a vacuum environment.
On the other hand, debris is emitted at high speed from the plasma generated by the LDP method. The debris contains tin particles, which are raw materials for high-temperature plasma, and material particles of the discharge electrode, which are slightly damaged by being irradiated with an energy beam. Since debris gets in the way of the user device, a debris trap that diverts the traveling direction of the dissipated debris has been proposed so that the debris does not invade the user device (Patent Document 1).
The debris trap divides the arranged space into small pieces by a plurality of foils, and works to lower the conductance of the part and increase the pressure. Debris slows down and diverts its direction due to the increased collision probability in this pressure-increased region. As the debris trap, there are a fixed fixed foil trap (foil trap) and a rotary foil trap having an action of colliding with the debris and deflecting the traveling direction thereof. Both the rotary foil trap and the fixed foil trap may be provided in one device, or one of them may be provided.
Debris whose progress is inhibited by the debris trap is accumulated in the debris storage container. The accumulation of debris is more efficient when the debris is in the liquid phase because the accumulation grows at a specific point when the debris is in the solid phase. Therefore, in order to heat the debris, it is desirable to provide heater wiring around the debris storage container.
However, when the heater wiring is deployed together with the debris storage container in a housing under vacuum, it is difficult to inspect and repair the heater wiring. In addition, it takes time to replace the debris storage container in the housing and to take out debris, for example, tin from the debris storage container. In general, semiconductor manufacturing equipment is required to maximize the time (also referred to as uptime) that a user can use for product production activities. Therefore, the time required for maintenance such as replacement of the debris storage container should be as short as possible, and the maintenance cycle should be as long as possible.
Therefore, the present invention is an extreme ultraviolet light source device in which it is easy to inspect and repair the heater wiring for heating the debris storage container, and it is easy to replace the debris storage container and take out the debris from the debris storage container. The purpose is to provide.
In the extreme ultraviolet light light source device according to an aspect of the present invention, a light source unit that generates plasma that emits extreme ultraviolet light, a first vacuum housing in which the light source unit is arranged, and the extreme ultraviolet light are used. A second vacuum housing that is arranged between the utilization device and the first vacuum housing and communicates with the utilization device and the first vacuum housing, and is arranged inside the second vacuum housing. A debris trap that diverts the traveling direction of the debris emitted from the plasma toward the utilization device and a debris that is arranged outside the second vacuum housing and whose traveling direction is deflected by the debris trap falls. It is equipped with a vacuum storage container. The wall of the second vacuum housing is formed with a through hole for communicating the internal space of the debris accommodating container and the internal space of the second vacuum housing.
In this embodiment, the debris whose traveling direction is deflected by the debris trap falls into the debris storage container through the through hole formed in the wall of the second vacuum housing. The debris storage container is arranged outside the second vacuum housing. Therefore, debris does not adhere to the heater wiring that heats the debris storage container, and the heater wiring can be easily inspected and repaired. Further, since the debris storage container can be easily removed from the second vacuum housing, it is easy to replace the debris storage container with a new debris storage container or to take out tin from the debris storage container.
In the embodiment of the present invention, it is easy to inspect and repair the heater wiring for heating the debris storage container, and it is easy to replace the debris storage container or take out the debris from the debris storage container.
Hereinafter, embodiments according to the present invention will be described with reference to the accompanying drawings. Drawing scales are not always accurate and some features may be exaggerated or omitted.
The extreme ultraviolet light source device (EUV light source device) 1 can be used as a light source device for a lithography device in semiconductor device manufacturing or a light source device for a mask inspection device used for lithography, for example, extreme ultraviolet light having a wavelength of 13.5 nm. It is a device that emits EUV light.
The EUV light source device 1 according to the embodiment is an LDP type EUV light source device. More specifically, the EUV light source device irradiates the plasma raw material of the liquid phase supplied to the surface of the pair of electrodes that generate electric discharge with an energy beam such as a laser beam to vaporize the plasma raw material, and then between the electrodes. High temperature plasma is generated by the discharge of. EUV light is emitted from the plasma.
As shown in FIG. 1, the EUV light source device 1 has a chamber (first vacuum housing) 11 that internally generates plasma. The

The

In this embodiment, a
The

In this embodiment, the
