Description
The present invention relates to a moisture treatment system in exhaust gas, and in particular, when removing moisture or the like contained in exhaust gas, even when there is no space for installing a pipe having a water sealing function, this removal process. The present invention relates to a moisture treatment system for exhaust gas, which can prevent exhaust gas from leaking to the outside while preventing backflow of liquid water or the like.
In the manufacturing process of semiconductor elements, liquid crystal panels, and solar cells, CVD (Chemical Vapor Deposition) processing and etching processing are performed to form a film using a chemical vapor phase reaction, and various gases are used in the process chamber. ..
Examples of this gas include silane (SiH 4 ), NH 3 , and H 2 , which are film-forming material gases for semiconductor elements, liquid crystal panels, and solar cells, and when cleaning the inside of a closed chamber such as a plasma CVD device with plasma, for example. There are gaseous fluorides such as NF 3 , CF 4 , C 2 F 6 , SF 6 , CHF 3 , CF 6 and inert gases such as nitrogen (N 2 ) used as cleaning gases. Here, the H 2 gas reacts with oxygen to become water vapor and is contained in the exhaust gas.
In addition to the semiconductor-related manufacturing process, the exhaust gas also contains water vapor in food manufacturing equipment such as ham and vacuum drying equipment.
Then, as shown in FIG. 10, a turbo molecular pump 3 and a

However, the combustion
The exhaust gas that has passed through the
This outlet pipe may be connected to the exhaust pipe of other processing equipment in the factory, and water droplets generated in the outlet pipe may generate or adhere to unforeseen locations. ..
Here, in order to prevent the water droplets, a cooling trap as shown in Patent Document 1 is provided in the outlet pipe of the
By the way, it is necessary to drain the water captured by the cooling trap while paying attention so that the exhaust gas does not leak to the outside. Therefore, conventionally, the S-
However, since the inside of the pipe is decompressed, when installing the
The present invention has been made in view of such conventional problems, and when removing water and the like contained in exhaust gas, even when there is no space for installing a pipe having a water sealing function, this removal is performed. It is an object of the present invention to provide a moisture treatment system for exhaust gas that can prevent exhaust gas from leaking to the outside while preventing backflow of water or the like that has become liquid in the process of.
Therefore, according to the present invention (claim 1), in a moisture treatment system in an exhaust gas for removing water contained in an exhaust gas discharged from a process by using a cooling trap, the moisture flowing out from the cooling trap is liquid. A tank to be stored as water, a water level measuring means for measuring the water level in the tank, a pipe connected to a drain port for discharging the water stored in the tank to the outside, and a pipe arranged in the pipe. When the water level in the tank measured by the water level measuring means exceeds the first water level, the valve is opened to start drainage, and the second water level is set lower than the first water level. A valve control means for closing the valve to stop drainage when the water level reaches the above level is provided, and the second water level is provided at a position higher than the drainage port.
When the water level in the tank measured by the water level measuring means exceeds the first water level, the valve is opened and drainage is started. This makes it possible to prevent the water in the tank from flowing back even when the pipe diameter is small. On the other hand, when the water level in the tank reaches the second water level, the valve is closed to stop drainage.
The reason why the second water level is set in this way is to prevent the exhaust gas from being mixed inside the drain pipe and leaking to the outside. That is, the second water level is the water level set for sealing water. Therefore, this second water level must always be set higher than this drain so that the outlet can be completely covered with water. The water level in the tank is in a state where water is constantly stored, and the water level does not fall below the second water level even when draining.
In addition to the function of storing water, the tank can also serve as a water seal for the drainage line.
Further, the present invention (claim 2) is characterized in that the cooling trap and the tank are connected by a pipe having no curvature.
Since the water can be sealed using the tank, the exhaust gas does not leak to the outside even if a non-curved pipe is arranged between the cooling trap and the tank. Even if there is not enough installation space between the cooling trap and the tank to connect the curved pipe, the non-curved pipe can be used. Therefore, the cost is low because it is not necessary to install an expensive pipe with a curve, and water easily falls naturally even if the inside of the pipe without a curve is decompressed.
Further, the present invention (claim 3) is configured to include the drainage amount adjusting mechanism for adjusting the amount of the water stored in the tank to be discharged to the outside in the pipe.
By providing a drainage adjustment mechanism, even if negative pressure is applied on the drainage side, between the time when the valve control means issues a valve closing command and the time when this valve is completely closed. , The water level in the tank is always maintained above a certain value above the drain. Therefore, the sealing of the drainage line is surely maintained.
Further, in the present invention (claim 4), the first water level is a water level set to prevent backflow from the tank to the cooling trap side, and the second water level is the drainage. It is characterized in that the water level is set to seal the exhaust gas so as not to be discharged to the outside from the pipe.
As described above, according to the present invention, when the water level in the tank measured by the water level measuring means exceeds the first water level, the valve is opened to start drainage, and when the water level reaches the second level. Since the valve is closed to stop the drainage, it is possible to prevent the exhaust gas from being mixed into the drainage pipe and leaking to the outside while preventing the backflow.
As a result, the tank can also serve as a water seal for the drainage line in addition to the function of storing water.
Hereinafter, embodiments of the present invention will be described. FIG. 1 shows a configuration diagram of a moisture treatment system for exhaust gas according to an embodiment of the present invention.
In FIG. 1, a

A disk-shaped
Inside the
Next, the operation of the embodiment of the present invention will be described.
The high-temperature exhaust gas that has passed through the
Since the
As a result, the water in the
Although the water level decreases with drainage, the
After that, water is accumulated in the
The reason why the low water level L is set in this way is to prevent the exhaust gas from being mixed into the
Since the water can be sealed by using the
Therefore, there is no problem even if there is no installation space for installing the
Further, in the
Next, the adjustment of the amount of drainage will be described.
As described above, when the
After that, water is accumulated in the
However, if the degree of negative pressure on the drainage side is large, the speed of drainage flowing through the
In order to avoid such an adverse effect, the
Next, this drainage amount adjusting mechanism will be described.
In FIG. 7, a drainage
A through
When the orifice is configured in this way, the installation work can be easily performed even if the orifice is retrofitted after the equipment is completed.
However, the drainage
Further, a valve may be separately arranged as the drainage
As described above, even when the degree of negative pressure on the drain side is large, the water level of the
Therefore, the water level in the tank is always maintained at a position higher than the drain port by a certain value or more, and the water sealing of the drain line is surely maintained.
