図10に示すマスクパターン201を除去し、所定のパターンの絶縁層310a,310bを積層した後、アルミニウム等の金属配線を形成する。図11(a)に示すように、第1基板110上の全面にスパッタによって金属(例えばアルミニウム)を堆積させ、金属層300(例えばアルミニウム層)を形成する。次に、図11(b)に示すように、金属層300上にマスクパターン202を形成する。その後、図11(c)に示すように、マスクパターン202により保護されていない金属層300をエッチングすることにより、金属配線300a,300bを形成する。金属配線300a等及び拡散配線41a等による接続によって、ピエゾ抵抗素子40〜43は、ホイートストンブリッジ回路を構成する。

図11(c)に示すマスクパターン202を除去した後、第3及び第4の実施形態に係る応力センサの場合は、切欠き部30〜33等を形成する。まず、図12(a)に示すように、第1基板110上にマスクパターン203を形成する。その後、図12(b)に示すように、マスクパターン203を介したドライエッチングにより切欠き部30〜33を形成した後、マスクパターン203を除去する。なお、この際、SiO2層111がストップ層の役割を果たすように、予めドライエッチングの条件を設定する。なお、応力センサが切欠き部を有さない場合には、この工程を飛ばして、次の工程に進んでもよい。

SOI基板100の上下を反転させた後、ダイヤフラムを形成する。図13(a)に示すように、第2基板112上にマスクパターン204を形成した後、マスクパターン204により保護されていない第2基板112を、ドライエッチングして凹部400を形成する。このとき、SiO2層111がストップ層の役割を果たすように、予めドライエッチングの条件を設定する。その後、ドライエッチングの条件を変更し、図13(b)に示すように、SiO2層111を除去してダイヤフラム10Aを形成する。なお、第1〜第4の実施形態において多様なダイヤフラムについて説明したが、図13(b)では、ダイヤフラム10Aと表記している。
