CNT層3は、図4に示すように無数のCNT31から構成され、CNT31が一本一本ランダムに配向し、互いに絡み合った網目状構造をもつ。これらのCNT31は互いにファンデルワールス力によって結合している。ここで述べるCNT31については、一本の分子からなるものだけではなく複数のCNTが束状(バンドル)になったものも含まれる。ここで、ひずみセンサ1に外力が加わりCNT層3にひずみが生じた場合、このCNT31同士が絡み合って接触している接点で抵抗値が変化する。そしてこのCNT層3の抵抗値変化は、各々のCNT31自身がひずみを受けることによる抵抗値変化よりも、CNT31同士の接触箇所(接点)での抵抗値変化によるものが大きく支配的である。したがって、CNTを抵抗体として用いる場合はCNT同士の接触状態、例えばCNTの直径や長さおよびCNT層の密度や膜厚によってひずみセンサの抵抗値の変化率に影響する。また本実施形態のひずみセンサ1に用いられているCNT層3は、ランダムに配向し網目状構造をもつことで、あらゆる方向のひずみに対して検出することができる。

CNT31としては、単層のシングルウォールカーボンナノチューブ(SWCNT)や2層以上(多層)のマルチウォールカーボンナノチューブ(MWCNT)のいずれを用いてもよい。なお、SWCNT/MWCNTのいずれのCNTを用いる場合も、直径が1nm以上100nm以下、長さ100nm以上10μm以下のものを利用することができるが、直径や長さについて各種の製造方法を適切な条件下でおこなうことで均一な性質をもつCNTを使用するのが良い。

本実施形態のCNT層3は、あらかじめCNT31が液体またはペースト状に分散されたものを用いて基材部2の表面にパターニング塗布し、その後乾燥または加熱することで溶媒成分を揮発させて形成する。このCNT31は、CVD法やアーク法、レーザーアブレーション法などによって製造されたSWCNTやMWCNTを、公知の技術によって水系あるいは有機系の溶媒やペースト状に粘度をもたせたものを利用できる。

またCNT31が分散された液体およびペーストには、CNT31以外にカーボンブラックやその他の導電性樹脂等を添加(含有)させることができる。これら導電性樹脂材料を添加してCNT層3を形成した場合、CNT31の分散性を高めて、CNT層3に含まれるCNT31が均一に配置されることでCNT層3の伸縮強度を上げることが可能である。

CNT層3のパターン形状について、特に長さや幅に関する制限はないが、CNT層3の膜厚に関しては、基材部2の厚みよりも十分に薄いことが好ましく、図3に示すように薄い部分の膜厚H1が10nm以上10μm以下となるように積層することができる。ここで、ひずみセンサ1の抵抗値はCNT層3のパターンの長さや幅、膜厚によって調整することができ、計測方法に支障が生じない程度に全体の抵抗値を高くするのが好ましい。
これは、ひずみセンサ1の抵抗値を高くすると、駆動電圧に対するひずみセンサ1に流れる電流量を小さくすることができ、電流によるCNT層3の温度上昇や熱的影響を抑えるとともに電子機器に搭載した場合の消費電力を下げることが可能だからである。

一対の電極部5は、図2(a)に示すように、上面視でCNT層3の両端部分に配置される。電極部5の材料としては、金属や樹脂など導電性材料であれば特に限定はされないが、例えば導電性接着材を用いることでCNT層3や基材部2の表面と強固に密着することができる。さらにこの導電性接着材は、CNT層3の表面や内部に含侵されることで電気的に良好に接触する。

また電極部5について、基材部2にゴム等の可撓性や伸縮性の大きい材料を用いる場合は、CNT層3と電極部5間で生じる抵抗変化が大きく、またCNT層3及び基材部2との界面で剥離する虞があるため、基材部2と同様に可撓性や伸縮性のある導電性ゴムを用いることができる。なお、電極部5は、図2(b)ではCNT層3の上部に配置することとしたが、直接基材部2の上部に積層されるものであってもよい。この場合、電極部5は、底部側面でCNT層3に接続された構成をなし、CNT層3との接触面と基材部2との接触面に設けられる導電性接着剤により、CNT層3及び基材部2と強固に密着する。

保護膜6は、基材部2及びCNT層3の表面に積層される。図2(b)に示すように、保護膜6はCNT層3及び基材部2の表面の一部を被覆する。なお、一対の電極部5は、保護膜6によって被覆されず上面が露出している。ひずみセンサ1は、このように保護膜6を積層することで、測定時の不意のCNT層3への接触や大気中からの異物の混入、湿気や水分によってCNT層3の電気抵抗値が影響を受けるのを防止する。

保護膜6の材料としては、基材部2と同様に可撓性や伸縮性があり絶縁性である必要がある。例えば、本実施形態のように基材部2がポリイミド(PI)やポリエチレンテレフタラート(PET)等の樹脂材料である場合、フレキシブル材料の絶縁性保護膜として用いられているパリレン膜を被覆することができる。このパリレン膜は蒸着プロセスによってひずみセンサ1の上面全体に積層されるため、電極部5の上部をあらかじめマスキングすることで電極部5は被覆されず上面を露出させることができる。またパリレン膜以外の材料としては、基材部2と同様の樹脂及びゴム材料を用いることも可能である。保護膜6の厚みとしては、特に限定されず基材部2の厚みよりも薄い10μm以下とすることができる。

当該ひずみセンサ1によれば、CNT層3が基材部2の表面の凹凸形状部4上に積層されることで基材部2と嵌合する構造を有する。すなわちCNT層3に膜厚の厚みが薄い部分と厚い部分が形成され、薄い部分でひずみ感度を向上させるとともに、凹凸構造が無い場合に比べて、凸部分のCNT層3が受けるひずみや応力を低減させることでCNT層3が基材表面から剥離するのを防止することができる。

次いで、本発明のCNTひずみセンサ1の動作原理について、図3と図4を用いて説明する。
CNTひずみセンサ1は、図3に示すように基材部2の表面に形成された凹凸形状部4の上に積層されたCNT層3が、外部からの伸縮や曲げによって発生するひずみを受けることでCNT31同士の接触状態が変化し、CNT層3の電気抵抗値の変化量からひずみ量を導出する。CNT層3に含まれるCNT31はランダムに配向し、互いに絡み合った網目状構造をもつ。したがって、本発明のひずみセンサ1は当該ひずみセンサ1に対して生じるランダムな方向のひずみを検出することができる。

ここで、CNT層3に含まれるCNT31がランダムに網目状に形成されている場合、その電気抵抗値は伸縮や曲げによるひずみ量に対して指数関数的に増加する。その指数関数的な増加は、CNT31同士が互いに接触している接点箇所でのトンネル抵抗の増加と、CNT層3の網目構造の変化に起因する。そしてこのCNTひずみセンサ1の動作原理から、CNT層3の膜厚によってCNT層3の電気抵抗値変化率を調整でき、ひずみに対する電気抵抗変化率の大きな領域(層の薄い部分)を有することで、CNTひずみセンサ1の感度を向上させることが可能となる。

本実施形態に係るひずみセンサ1では、上記の原理を用いて、基材部2表面の凹凸構造部4にCNT層3を積層することで感度の向上を実現している。具体的には、図4に示すように、凹凸構造部4の凹部上に積層された厚いCNT層3の電気抵抗値をRA、凸部上に積層された薄いCNT層3の電気抵抗値をRBとすると、初期状態のひずみセンサ1の電気抵抗値Rは、RAとRBが交互に直列接続された形で、R=RA+RB+RA+RB・・・で表される。この初期状態以降、ひずみセンサ1に図2におけるx方向にひずみが生じた場合の電気抵抗値R‘は、R‘=RA+△RA+RB+△RB+RA+△RA+RB+△RB・・・となる(△RAと△RBはそれぞれRAとRBの抵抗値変化量とする)。この時のひずみ量に対する電気抵抗変化率△R/R=(R‘−R)/Rは、指数関数的に変化する。またそれぞれの箇所での電気抵抗変化率は上述した原理により、△RA/RA<△RB/RBである。したがって、本発明のように基材部2の表面に凹凸形状部4を設けることで、局所的にひずみに対して電気抵抗変化率の大きな領域(凸部)を形成することができ、センサ全体のひずみに対する電気抵抗変化率(感度)を向上させることが可能となる。

次いで、ひずみセンサ1の製造工程について、図5の断面図を用いて説明する。ひずみセンサ1の製造工程は、基材部2の表面に凹凸形状部4を形成する工程(図5(a)〜(d))と、その凹凸形状部4上に抵抗体であるCNT層3と電極部5を積層させる工程(図5(e)〜(f))と、センサの上面に保護膜6を形成する工程(図5(g))とに大別される。

はじめに、図5(a)に示すように、基材部2を構成する材料として、平板状のポリイミドフィルム300を用意する。そして、当該平板状のポリイミドフィルム300の表面に対して、ドライフィルムレジスト301を貼付し(図5(b))、凹凸形状部4のパターンに対応するフォトマスクを用いて露光・現像し、ポリイミドフィルム300の表面にライン状に繰り返し交互に配列された凹凸形状のパターンを形成する(図5(c))。次に、この表面がレジストによってパターニングされたポリイミドフィルム300をポリイミドのエッチング溶液で処理する。レジストが被覆されていない部分がエッチングされ、ポリイミドフィルム300の表面に凹部形状が形成される。そしてドライフィルムレジスト301を除去することで表面に凹凸形状部4をもった基材部2を作製することができる(図5(d))。ここで、ポリイミドフィルム300のエッチングはウェットエッチングに限らず、反応性イオンエッチングによるドライエッチングを用いてもよい。

次いで、図5(g)に示すように、電極部303の上面を除くポリイミドフィルム300及びCNT層302の上面全体にパリレンを蒸着して絶縁性の保護膜304を形成する。ここでパリレン蒸着前に電極部303の上面をポリイミド等の耐熱性の優れたテープでマスキングさせることで、電極部303の上面を露出させた状態にすることができる。これによって、CNT層302が絶縁性の保護膜304によって被覆され、測定時の不意のCNT層302への接触や大気中からの異物の混入、湿気や水分によってCNT層302の電気抵抗値が影響を受けるのを防止できる。

以上により、本実施形態に係るひずみセンサ1によると、基材部2の表面に凹凸形状部4が設けられ、当該凹凸形状部4に嵌合するようにCNT層3が積層されており、凹凸形状部4のうち凸部の上部に積層されるCNT層3が当該凸部から受けるひずみまたは応力を減少させることが可能となるので、ひずみセンサ1に対して大きな伸縮動作や屈曲動作が印可されても、CNT層3は基材部2に対して十分な剥離耐性を確保することが出来る。さらに、本実施形態に係るひずみセンサ1によると、基材部2の表面に凹凸形状部4を設けることで、ひずみに対して抵抗変化率の大きな領域(凸部)を形成することができ、ひずみに対する抵抗変化率(感度)を向上させることが可能となる。そのため、ひずみセンサ1が、繰り返しの伸縮動作や屈曲動作の多いウェアラブル装置100やロボットアーム200の関節部分等に配設された場合であっても、剥離を好適に防止できるとともに高感度にひずみを検出できる。

上記第1実施形態に係るひずみセンサ1の製造工程では、基材部2の材料としてポリイミド等の樹脂を用いた場合を例示したが、PDMSのようなより可撓性や伸縮性があるゴム材料を用いる場合は図6に示すような工程を用いて、基材部2の表面に凹凸形状部4を形成しても良い。
具体的には、まず、図6(a)に示すように、PDMS基材の母型となるシリコン基板400を用意する。

以上、本変形例1に係る製造工程により、基材部2がゴム材料からなるひずみセンサ1を得ることが出来る。

第1実施形態に係るひずみセンサ1において、凹凸形状部4の断面形状は図2(b)に示すような矩形状のものとしたが、図7(a)(b)に示すように基材部2の表面に三角形状や半円形状の凹部4bを連続的に形成したものとしても良い。また、凹凸形状部4は、図7(c)(d)に示すように、基材部2の表面に三角形状や半円形状の凸部4aを連続的に形成したものとしても良い。

また、第1実施形態に係るひずみセンサ1において、凹凸形状部4は、図4(a)(b)に示すように、y方向に延伸する凸部のラインと凹部のラインとがx方向に対して交互に繰り返し配列されて構成されるものとしたが、x方向に延伸する凸部のラインと凹部のラインとがy方向に対して交互に繰り返し配列されて構成されるものとしても良い。また、凹凸形状部4は、図8に示すように、基材部2上面のxy平面において、凸部4aと凹部4bが交互に格子上に配列するようにしてもよい。いずれの場合においても凹凸形状の凸部には膜厚の薄いCNT層3が形成されることで、ひずみセンサ1の感度を高めるとともに、凹凸形状の凸部表面に形成されるCNT層3に加わるひずみや応力を減少させることでCNT層3の基材表面からの剥離を防止することができる。特に、図8のように凸部4aと凹部4bが交互に格子状に配列された凹凸形状部4では、凹凸形状部4に積層されるCNT層3がx方向とy方向の双方向に対して嵌合構造を有することとなるので、x方向とy方向の何れの方向にひずみが生じた場合であっても、CNT層3の基材表面からの剥離を防止することができる。
