[実施例1]
1.有機半導体トランジスタ素子(有機薄膜トランジスタ)の作製
図1に示すボトムゲート・ボトムコンタクト型有機半導体トランジスタ素子を製造した。
(ゲート電極形成)
無アルカリ硝子基板(5cm×5cm)上に、銀ナノインク(銀ナノコロイド H−1,三菱マテリアル社製)をDMP2831(1ピコリットルヘッド)を用いたインクジェット印刷により、幅100μm、膜厚100nmの配線パターンを形成し、その後、200℃90分間、ホットプレート上、大気下で加熱焼成することで、ゲート電極配線を形成した。
(ゲート絶縁膜層形成)
アルキルアセタール化ポリビニルアルコール(エスレック(R)KS−3,積水化学工業社製;固形分97質量%)の10質量%(固形分濃度)エタノール溶液(固形分として、5質量部)を、ゲート電極を作製した硝子基板上に滴下し、スピンコート(1000rpm,120秒)により、コートし、150℃/30分加熱することで、ゲート絶縁膜層(膜厚:500nm)を形成した。
(ソース・ドレイン電極形成)
上記絶縁膜コートされた基板中央上に、図5に示すパターンを複数個有するメタルマスクを載せ、UVオゾン30分照射することで、マスク開口部を親水処理表面に改質した。なお、図5中、メタルマスク51には、光を遮断するマスク部52と、開口部53および54がある。
改質部分周辺にDMP2831(1ピコリットルヘッド)を用いたインクジェット印刷により、導電膜形成用組成物1を吐出して、チャネル長50μm、チャネル幅320μmのソース・ドレイン電極パターンを形成した。得られた基板をN2雰囲気下(グローブボックス中、酸素濃度20ppm以下の環境)にて、ホットプレート上200℃で90分、加熱焼成することで、膜厚200nmの銅電極が形成された。
(有機半導体層形成)
TIPSペンタセン(シグマアルドリッチ社製)のベンゼン0.5wt%溶液を作製し、0.2μmメンブレンフィルターでろ過することで、有機半導体溶液を作製した。得られた溶液をソース・ドレイン電極を形成した基板上に、滴下し、スピンコート(1000rpm,120秒)により、コートした。そのまま、大気下室温で2時間乾燥することで、有機半導体層を作製した。

(Source / drain electrode formation)
A metal mask having a plurality of patterns shown in FIG. 5 was placed on the center of the substrate coated with the insulating film and irradiated with UV ozone for 30 minutes to modify the mask opening to a hydrophilic treatment surface. In FIG. 5, the metal mask 51 includes a mask portion 52 that blocks light and openings 53 and 54.
The conductive film forming composition 1 was ejected by inkjet printing using DMP2831 (1 picoliter head) around the modified portion to form source / drain electrode patterns having a channel length of 50 μm and a channel width of 320 μm. The obtained substrate was heated and fired at 200 ° C. for 90 minutes on a hot plate in an N 2 atmosphere (in the glove box, an environment having an oxygen concentration of 20 ppm or less), thereby forming a copper electrode having a thickness of 200 nm.
(Organic semiconductor layer formation)
A benzene 0.5 wt% solution of TIPS pentacene (manufactured by Sigma-Aldrich) was prepared, and filtered through a 0.2 μm membrane filter to prepare an organic semiconductor solution. The obtained solution was dropped on the substrate on which the source / drain electrodes were formed, and coated by spin coating (1000 rpm, 120 seconds). The organic semiconductor layer was produced by drying at room temperature for 2 hours as it was.
2.耐マイグレーション性評価
作製した有機半導体トランジスタ素子の各配線に30V電圧を印加した状態で、温度/湿度=85℃/85%の条件下で保存し、絶縁抵抗値が106台以下に低下するまでの時間(絶縁崩壊時間)を測定し、以下の評価基準に従って耐マイグレーション性を評価した。評価結果を表2の耐マイグレーション性の欄に示す。
A:絶縁崩壊時間が1000時間以上
B:絶縁崩壊時間が500時間以上〜1000時間未満
C:絶縁崩壊時間が100時間以上〜500時間未満
D:絶縁崩壊時間が100時間未満

3.電極密着性評価
有機半導体層を形成する前の、ゲート絶縁膜層上にソース・ドレイン電極を作製した段階の基板を電極密着性評価用試験片として用いて、JIS K 6854−1:1999に従ってテープ剥離試験を行い、配線部分(ソース・ドレイン電極)の剥がれのレベルを以下の評価基準に従って評価した。評価結果を表2の電極密着性の欄に示す。
A:全く剥離なし
B:5%未満の面積の剥離あり
C:5%以上20%未満の面積の剥離あり
D:20%以上90%未満の面積の剥離あり
E:90%以上の面積の剥離あり
3. 比較例3と実施例1との対比から、第8〜11族元素の金属粒子および第8〜11族元素の塩のいずれも含まない場合、キャリア移動度が劣ることがわかる。
実施例7〜9と実施例10〜12との対比から、ソース・ドレイン電極の形成は加熱焼成および光焼成のいずれによってもできるが、光焼成によって行うと、耐マイグレーション性がより優れることがわかる。
