また、保護基板30上には、封止膜41及び固定板42とからなるコンプライアンス基板40が接合されている。ここで、封止膜41は、剛性が低く可撓性を有する材料、例えば、ポリフェニレンサルファイド(PPS)フィルムからなり、この封止膜41によってマニホールド部31の一方面が封止されている。また、固定板42は、金属等の硬質の材料、例えば、ステンレス鋼(SUS)等で形成される。この固定板42のマニホールド100に対向する領域は、厚さ方向に完全に除去された開口部43となっているため、マニホールド100の一方面は可撓性を有する封止膜41のみで封止されている。
