Abstract
An MgO-based magnetic tunnel junction (MTJ) device essentially includes a ferromagnetic reference layer, an MgO tunnel barrier layer, and a ferromagnetic free layer. The microstructure of the MgO tunnel barrier layer formed by the deposition of metal Mg and the subsequent oxidation process or reactive sputtering is slightly amorphous or microcrystalline with a (001) plane perpendicular structure. . In the present invention, it is proposed that at least either the ferromagnetic reference layer, or both the ferromagnetic reference and the free layer, is a two-layer structure with a crystalline preferential grain growth (PGGP) seed layer adjacent to the tunnel barrier. Yes. This crystalline PGGP seed layer induces crystallization and preferential grain growth of the MgO tunnel barrier layer after post-deposition annealing.
Description
The present invention relates to the field of magnetic tunnel junction (MTJ) device applications related to magnetic random access memories (such as magnetic read / write heads in MRAM and hard disk drives) using tunneling magnetoresistive elements. More specifically, it comprises an MgO tunnel barrier formed by oxidation or reactive sputtering, in which the crystal structure is amorphous or microcrystalline, and the crystal structure is slightly oriented in the (001) plane direction. The present invention relates to the application of a crystalline ferromagnetic layer having a PGGP insertion layer to an MTJ device in order to improve the crystallinity of an MgO tunnel barrier during annealing.
The core element of the MTJ device has a three-layer structure of “ferromagnetic layer / tunnel barrier / ferromagnetic layer”. The change in resistance of the MTJ device is due to the difference in the tunneling probability of spin-polarized electrons through the tunnel barrier against the bias voltage caused by the relative angle of magnetization of the two ferromagnetic layers.
The relative angles of the magnetizations of the two ferromagnetic layers sandwiching the tunnel barrier are two ferromagnetic layers in which the magnetization of one ferromagnetic layer is not reversed by an external magnetic field, but the magnetization of the other ferromagnetic layer responds to the external magnetic field. It is realized by the different properties. Therefore, a parallel or antiparallel state of magnetization during device operation is realized.
The tunnel barrier is generally an insulator, must be extremely thin, and must be uniform in thickness and composition. Any variation in stoichiometry or film thickness will significantly reduce device performance.
The most typically used structure of an MTJ device is schematically illustrated in FIG. 1, which includes an
The discovery of high TMR at room temperature has become one of the hot topics in the magnetic sensor industry, such as spintronic devices such as MRAM, and recording read heads used in hard disk drives. In conventional magnetic field switching MRAM applications, a 1 Mbit MRAM with a bit size of 300 × 600 nm 2 requires an MTJ with a normalized resistance (RA) of about 1 k to 2 kΩμm 2 and a magnetoresistance (MR) ratio of 40% And For higher densities of 250 Mbits, the bit size is reduced to 200 × 400 nm 2 and an MR ratio of over 40% is required with an RA of about 0.5 kΩμm 2 . Scaling can be further performed in the MRAM by applying magnetization reversal by spin torque, but the MR ratio of MTJ needs to exceed 150% with RA of 10 to 30 Ωμm 2 . For hard disk drive read / write heads, the MTJ MR ratio must exceed 50% in the RA range of 1-2 Ωμm 2 to pick up reliable signals from media with an areal density of 250 Gbit / in 2 There is.
Phys. Phys.Lett.86(2005)、092502頁)。
Early work done on amorphous AlO x tunnel barriers and ferromagnetic electrodes with high spin polarization did not meet the above requirements. Recently, single crystal Fe / MgO / Fe has been suggested by theoretical calculation (Butler et al., Phys.
(Y.S.Choi等、Appi.Phys.Lett.90(2007)、012505頁、Y.S.Choi等、J.Appl.Phys.101(2007)、013907頁)。 Great efforts have been made to form MgO tunnel barriers in MTJ that are ultrathin, thick and uniform in composition. Further, in order to satisfy the requirements for the fine structure together with the sandwich type ferromagnetic layer having the BCC structure, that is, to perform (001) plane perpendicular epitaxy, an MgO tunnel barrier crystal having a (001) plane perpendicular structure Efforts to gain sex were made through theoretical calculations and thin film chemistry studies. (YS Choi et al., Appi. Phys. Lett. 90 (2007), 012505, YS Choi et al., J. Appl. Phys. 101 (2007), 013907).
In a common method of forming MTJ devices for mass production of MRAM or read / write heads, the MgO tunnel barrier is divided into two: direct deposition and metal deposition followed by an oxidation process. The deposition of a tunnel barrier using a ceramic target by rf sputtering or reactive sputtering of a metal target in an atmosphere of a mixed gas of oxygen and inert gas falls into the first group of direct deposition. Various types of oxidation processes such as metal deposition and subsequent natural oxidation, plasma oxidation, radical oxidation, ozone oxidation, etc. fall into the second group.
(Park等、J.Magn.Magn.Mat.、226−230(2001)、926頁) One of the major bottlenecks in MTJ development is the control of the film thickness of ultrathin tunnel barriers. If the tunnel barrier is too thin, it is likely to contain pinholes, through which leakage current passes without spin-dependent tunneling. As a result, the signal-to-noise ratio (S / N) is significantly degraded. Another bottleneck is the chemical heterogeneity of the tunnel barrier, which results in peroxidation or non-oxidation and oxidation of the underlying ferromagnetic layer. The result is that the tunnel barrier thickness is increased by spin diffusion in the surface-oxidized underlying ferromagnetic layer, resulting in an asymmetric electrical characteristic with respect to the indication of RA bias and anomalous increase and a decrease in the TMR ratio. Arise. (Park et al., J. Magn. Magn. Mat., 226-230 (2001), p. 926)
In addition to the problem of uniform film thickness and chemical uniformity of ultra-thin MgO tunnel barriers, the challenge of achieving very large TMR ratios with low RA includes ferromagnetic reference layers, MgO tunnel barrier layers, and strong Examples include a (001) plane perpendicular structure of the magnetic free layer and high crystallinity of the MgO tunnel barrier. FIG. 2 shows the relationship between the crystallinity and magnetic conduction characteristics of CoFeB / MgO / CoFeB MTJ in which MgO is formed by rf sputtering. The MTJ formed of the MgO tunnel barrier layer having a high crystallinity of (001) structure induces a CoFe (001) structure through crystallization of the CoFeB amorphous layer by annealing, and the overall CoFeB / MgO / CoFeB The realization of the (001) organization is shown in FIGS. 2A and 2B. Therefore, as shown in FIG. 2C, it is possible to obtain a significantly high MR ratio with a low RA. However, MTJs with poorly crystalline MgO tunnel barriers show very low MR ratios with extremely high RA, as can be seen from FIG. 2C.
(Oh等、IEEE Trans. Although the MgO tunnel barrier layer formed by rf sputtering shows great progress by optimizing the process, the MR ratio and RA vary depending on the chamber conditions inherent to rf sputtering, particle generation, etc. This is a serious problem in mass production. (Oh et al., IEEE Trans. Magn., 42 (2006), page 2642). Furthermore, the RA uniformity (1σ) of the MTJ device in which the MgO tunnel barrier layer is formed by rf sputtering exceeds 10%, but 1σ when formed by the MgO film formation and the subsequent oxidation process is 3 Is reported to be less than%. (Zhao et al., US Patent Application No. 2007/0111332).
(Park等、J.Magn.Magn.Mat.、226−230(2001)、926頁) As an alternative method for forming the MgO tunnel barrier layer, there are various oxidation processes or reactive sputtering methods in the atmosphere of a mixed gas of oxygen and inert gas, followed by formation of metal Mg. Plasma oxidation has been used in the formation of AlOx tunnel barriers, but it is highly reactive and the Mg oxidation rate that reaches the interface with the ferromagnetic layer is particularly high, so the oxidation rate of Mg is very fast, so an ultrathin metal layer It is difficult to oxidize. An RA and MR ratio of 10,000 Ωμm 2 /45% was obtained by a plasma oxidation process (Tehrani et al., IEEE Trans. Magn., 91 (2003), p. 703), and an RA and MR ratio of 1000 Ωμm 2 /30% Obtained by ozone oxidation from MTJ with x tunnel barrier layer. (Park et al., J. Magn. Magn. Mat., 226-230 (2001), p. 926)
MTJ構造は、ボトム層/PtMn(15)/CoFe(2.5)/Ru(0.9)/CoFeB(3)/MgO(x)/CoFeB(3)/キャップ層であり、MgOトンネル障壁層部分を除き限定される。 Therefore, radical oxidation and natural oxidation are suggested as less energy oxidation processes to form the MgO tunnel barrier layer. Furthermore, the reactive sputtering method of the Mg metal target forms an MgO tunnel barrier layer in an Ar and O 2 atmosphere. FIG. 3 shows magnetoconductivity measurement results obtained from MTJ having MgO tunnel barriers formed by various methods. MTJ structure is bottom layer / PtMn (15) / CoFe (2.5) / Ru (0.9) / CoFeB (3) / MgO (x) / CoFeB (3) / cap layer, and MgO tunnel barrier layer Limited except for parts. The thickness in parentheses is on the nanometer scale. Referring to the MR ratio and RA obtained from MTJ containing MgO formed by rf sputtering, it is clear that the MR ratio of MTJ with MgO tunnel barrier formed by post-oxidation and reactive sputtering is significantly lower It is shown. When an RA of 10 Ωμm 2 is given, the MR ratio of MTJ containing MgO formed by rf sputtering is 180%, but 100% when MgO is deposited by radical oxidation, and 60% by natural oxidation. In the case of MgO formed by the reactive sputtering method, it is 135%.
Choi等がJ.Appl. Microstructural analysis was performed using a high resolution transmission microscope (HREM) and X-ray diffraction (XRD) and X-ray photoelectron spectroscopy (XPS). As shown in FIGS. 4A and 4B, it is clearly compared that the difference in magnetoconductivity properties results from the difference in crystallinity of the MgO tunnel barrier and the lack of epitaxy in the CoFeB / MgO / CoFeB layer. Is done. 4A and 4B are HREM cross-sectional images taken from an MTJ having a MgO tunnel barrier layer formed by rf sputtering and radical oxidation, respectively. Choi et al. Appl. Phys. 101 (2007), page 013907, the MTJ of CoFeB / MgO / CoFeB formed by rf sputtering has high crystallinity of MgO, and the CoFe layer has good inter-grain epitaxy. Meet the microstructural requirements given by the theoretical calculation by Butler et al. The CoFe layer is crystallized by post-deposition annealing based on crystalline MgO as a crystallization template, whereby epitaxy between grains is realized in the CoFe / MgO / CoFe layer. However, the MgO tunnel barrier layer formed by radical oxidation exhibits a slight crystallinity mixed with amorphous, and it is difficult to confirm heteroepitaxy at the interface with the CoFe layer.
FIG. 4C shows a clear comparison of crystallinity and texture of the MgO deposition method for rf sputtering and natural oxidation. The MgO tunnel barrier formed on the amorphous CoFeB layer by rf sputtering in a perpendicular θ-2θ scan has high crystallinity in the growth state and is remarkable at 2θ = 42.4 °. It is confirmed that the MgO (002) peak is well organized in the (001) plane direction. However, MgO formed by metal film formation and subsequent natural oxidation does not show a significant peak, indicating that the MgO layer is almost amorphous.
Phys. 4D and 4E are XPS spectra obtained from MTJ having MgO tunnel barrier layers formed by rf sputtering and reactive sputtering, respectively. Choi et al., Appl. Phys. Lett. 90 (2007), 012505, as reported by MgO crystallinity and higher MR ratio of MTJ and lower RA, having a dominant population of oxygen ions in the lattice point of NaCl structured MgO. is important. As shown in FIG. 4D, the oxygen ion population (binding energy is about 531 eV) occupying the lattice points of NaCl structured MgO is very high in MgO deposited by rf sputtering, In FIG. 4E, there is a group of impurity oxygen ions (binding energy is about 533.3 eV), which is about 1/3 of oxygen ions at lattice points in MgO formed by reactive sputtering. It is clear. Therefore, it can be inferred that such a high density of impurity oxygen ions in the MgO barrier is related to the low crystallinity of MgO and is related to the poor MR ratio.
In order to obtain good crystallinity of the MgO tunnel barrier formed by the oxidation method, bottom layer / PtMn (15) / CoFe (2.5) / Ru (0.9) / CoFe (3) / MgO (x) Instead of two layers, a single layer of crystalline ferromagnetic reference layer was used in the structure of MTJ as / CoFeB (3) / cap layer. As shown in FIG. 5A, an MTJ with a fully crystalline CoFe single reference layer shows a significant reduction in MR ratio from 130% MR ratio to 35% with a CoFeB amorphous reference layer. The shape of the complete hysteresis loop of FIG. 5B of the MTJ with a fully crystalline CoFe single reference layer after annealing during film formation at 360 ° C. for 2 hours under a 10 kOe magnetic field has a poor SAF structure, or While the MTJ having an amorphous CoFeB single reference layer is shown to be broken, the shape of the complete hysteresis loop after annealing after film formation under the same conditions is shown in FIG. Shows clear SAF binding. Body-centered cubic CoFe has a tendency to grow (110) atomic planes parallel to the interface with Ru so that the lattice coincides with the hexagonal close-packed Ru (0001) plane. The (001) plane perpendicular structure of the ferromagnetic reference layer is not preferable for a very large TMR from a theoretical calculation by Butler et al. In an MgO-based MTJ. Furthermore, the thermal stability of SAF (CoFeB / Ru / CoFe) is considerably worse than that of SAF (CoFeB / Ru / CoFeB), so the magnetization separation between the ferromagnetic layers of the constituent elements is annealed after the MTJ is deposited at high temperature. If it is configured later with a CoFeB / Ru / CoFe SAF structure, it cannot be considered reliable. Thus, a crystalline CoFe single reference layer has proven ineffective to obtain good crystallinity of the MgO tunnel barrier.
Therefore, the low crystallinity of the MgO tunnel barrier layer deposited by oxidation or reactive sputtering cannot serve as a crystallization template for crystallizing amorphous CoFeB to CoFe at the CoFeB / MgO interface. Understandable. Therefore, inter-grain heteroepitaxy cannot be expected in the CoFe / MgO / CoFe layer, and as a result, the magnetic conduction characteristics deteriorate.

The MgO tunnel barrier layer, which is amorphous or microcrystalline having a slightly (001) plane perpendicular structure, is formed by the metal Mg by radical oxidation, plasma oxidation, natural oxidation, or ozone oxidation after the formation of the metal Mg layer. It is preferably formed by oxidizing the layer and finally forming a metal Mg cap layer after oxidation.
An MgO tunnel barrier layer that is amorphous or microcrystalline with a slightly (001) plane normal texture further forms a partially or fully oxidized Mg oxide layer using reactive sputtering. As the ferromagnetic free layer, a first crystalline ferromagnetic free layer that is a PGGP seed layer is formed on the MgO tunnel barrier layer, and a second amorphous ferromagnetic free layer is formed by the first crystalline ferromagnetic layer.
The thickness of the second amorphous ferromagnetic free layer in the two-layered ferromagnetic free layer is preferably 1 nm to 4 nm.
An MTJ device in which a crystalline ferromagnetic layer is inserted between an amorphous ferromagnetic layer and an amorphous or microcrystalline MgO tunnel barrier layer having a slightly (001) plane perpendicular structure is amorphous. Magnetic tunnel junction in which a crystalline ferromagnetic layer, which is a PGGP seed layer, is inserted between a ferromagnetic layer and an amorphous or microcrystalline MgO tunnel barrier layer having a (001) plane perpendicular structure slightly. It is preferable to exhibit a significantly reduced RA and a significantly increased MR ratio compared to the device.
MTJ device, a PGGP seed layer, in which a crystalline ferromagnetic layer is inserted between an amorphous ferromagnetic layer and an amorphous or microcrystalline MgO tunnel barrier layer having a poor (001) orientation structure The RA and MR ratios are each preferably smaller than 5 Ωμm 2 and higher than 170%.
The presence of the second crystalline ferromagnetic reference layer and / or the first crystalline ferromagnetic free layer, which is a PGGP seed layer, causes post-deposition annealing as outlined in FIG. 6A. Thereafter, crystallization and preferential grain growth of an MgO tunnel barrier layer, which is an amorphous or microcrystalline tunnel barrier having a poor (001) plane structure in the state of film formation, are induced.
Furthermore, the presence of the second crystalline ferromagnetic reference layer and / or the first crystalline ferromagnetic free layer, which is a PGGP seed layer, forms a film as outlined in FIG. 6A. Induction of crystallization and preferential grain growth of the first ferromagnetic amorphous reference layer and / or the second ferromagnetic amorphous free layer, which is amorphous in the state of film formation after post-annealing Is done.
Therefore, the MTJ after post-deposition annealing is composed of a ferromagnetic reference layer, an MgO tunnel barrier layer, and a ferromagnetic free layer finally organized in the (001) plane direction. Using this resulting microstructure of the MTJ of the present invention, it is possible to provide a significant reduction in RA with a significant increase in MR ratio, as shown in FIG. 6A. However, the optimum annealing temperature for MTJs having a two-layered ferromagnetic reference layer and / or a two-layered ferromagnetic reference layer of the present invention is rf sputtered crystalline MgO and single layer amorphous ferromagnetic reference layer and It cannot be lower than MTJ with a free layer. It is easy to explain such an increase in the optimum annealing temperature due to the difference in crystallization object. The layers crystallized in the MTJ of the present invention are MgO tunnel barrier layers and amorphous ferromagnetic layers, as shown in FIG. 6A, but crystallized in MTJ with rf sputtered crystalline MgO. The layer that is formed is only an amorphous ferromagnetic layer, as shown in FIG. 6B. Intuitively know that the temperature required to crystallize CoFe is lower than that of MgO because the melting point of CeFe is much lower than that of MgO (and therefore the recrystallization temperature is corresponding). sell.
A similar structure of the two-layer ferromagnetic reference layer is suggested by Miura et al. In Japanese Patent Application No. 2008-135432, but this is not the case between the amorphous ferromagnetic CoFeB layer and the crystalline MgO tunnel barrier layer. It is proposed to insert a crystalline or microcrystalline CoFe layer. It is claimed that when an amorphous or microcrystalline CoFe layer is inserted, the annealing temperature actually drops to 300 ° C. due to the crystallization template effect of the crystalline MgO tunnel barrier layer. However, since the MgO tunnel barrier layer is amorphous or microcrystalline and has a slightly (001) plane normal texture in the state of film formation, it is formed by an oxidation method or a reactive sputtering method. This is not the case for MTJs with a modified MgO tunnel barrier layer.
Furthermore, Nishimura et al. (Patent Document 3) has proposed the same two-layer ferromagnetic layer, which is an amorphous ferromagnetic CoFeB layer and a crystalline MgO layer under the MgO tunnel barrier layer of Japanese Patent Application No. 2008-103661. An amorphous or amorphous CoFe layer is inserted between the tunnel barrier layer. In this patent application, only an rf-sputtered MgO tunnel barrier layer that is almost certain to be a good crystal despite being directed to MgO formation methods including rf sputtering and oxidation methods is the preferred embodiment. It has been proposed and does not include a MgO tunnel barrier layer deposited by reactive sputtering. As described above, as a crystallization template for obtaining a high MR ratio in an MTJ having an amorphous or microcrystalline MgO tunnel barrier layer having a poor (001) plane perpendicular structure in the state of film formation. It is difficult to apply the same argument of using crystalline MgO.

The method for forming the MgO tunnel barrier layer is as follows.

In FIGS. 9A and 9B, the magnetoconductive properties of MTJ formed by the method of the present invention were measured using the CIPT method. For comparison, an MTJ having an MgO tunnel barrier layer formed by rf sputtering without using a crystalline CoFe PGGP seed layer and an MTJ having an MgO tunnel barrier layer formed by the same oxidation method are shown as references. As shown in FIG. 9A, referring to the MR ratio and RA obtained from MTJ with MgO, formed by the same oxidation method but without the insertion of a crystalline PGGP seed layer, the crystalline PGGP layer was The significant increase in MR ratio of MTJ used is comparable to or better than RA obtained from MTJ with MgO tunnel barrier layer formed by rf sputtering, and is obtained with a significant reduction in RA Thus, it is clear that the magnetic conduction characteristics are considerably improved. For a given RA of about 9 Ωμm 2 , the MR ratio of MTJ with MgO formed by radical oxidation without a crystalline CoFe PGGP seed layer would be 103%, but it was formed by radical oxidation with a crystalline CoFe PGGP seed layer. The MR ratio of MTJ with filmed MgO is 200% and 190% for A stack and B stack, respectively, which is MTJ with MgO tunnel barrier layer formed by rf sputtering without crystalline PGGP seed layer Comparable to or greater than 185% obtained from Clear evidence of reduced RA and increased MR ratio is shown in FIG. 9B. The only difference between the reference and A and B is whether or not the MTJ uses a crystalline PGGP seed layer. The radical oxidation conditions for all samples are the same: 300 W, 700 sccm and 10 seconds. By using a crystalline PGGP seed layer, RA is reduced from 14 Ωμm 2 to 7.5 Ωμm 2 , ie approximately halved, and the MR ratio is increased from 110% to 180%.
Based on previous studies to determine the correlation between magnetoconductivity and crystallinity and heteroepitaxy in MTJ, a crystal is formed at the interface of MgO tunnel barrier layer that is slightly amorphous or microcrystalline with (001) plane structure. It can be intuitively inferred that insertion of a high quality CoFe PGGP seed layer induces crystallization and preferential grain growth of the MgO tunnel barrier layer during post-deposition annealing.

Referring to FIGS. 20A-20C and FIG. 21, a second CoFe ferromagnetic reference layer in the as-grown state is a preferred grain growth seed layer on the first amorphous CoFeB
Post-deposition magnetic field annealing is performed at 360 ° C. for 2 hours under a magnetic field of 10 kOe. The purpose of the post-deposition annealing is to crystallize the first amorphous
Referring to FIGS. 22A and 22B, the microstructure of the second CoFe ferromagnetic reference layers 807-2, 807-2 ′ and the first CoFeB ferromagnetic reference layers 806, 806 ′, which are the preferred grain growth seed layers, It can be seen that a single-layer fully crystalline CoFe reference layer having a body-centered cubic structure and a (001) plane perpendicular structure is formed. When confirming whether the annealed single-layer CoFe reference layer is a crystal in the (001) plane direction or (011) plane direction, a cross-sectional image captured by a high-resolution transmission electron microscope (from FIG. 20A) The same argument analyzing 20C) applies. Referring to FIG. 22A, the single layer structure of the reference layer includes a second CoFe ferromagnetic reference layer 807-2, 807-2 ′ and a first CoFeB
Referring to FIGS. 10A and 10B, the magnetoconductive properties of the MTJ formed by the method of the present invention were measured using the CIPT method. For comparison, an MTJ with an MgO tunnel barrier layer formed by rf sputtering and an MTJ with an MgO tunnel barrier layer formed by the same oxidation method are shown as references, both of which are crystalline CoFe PGGP No seed layer is used. As shown in FIG. 10A, referring to the MR ratio and RA obtained from MTJ with MgO, formed by the same oxidation method but without the insertion of a crystalline PGGP seed layer, the crystalline PGGP layer was The MTJ used is obtained with a significant reduction in RA, where a significant increase in MR ratio is comparable to or better than that obtained from MTJs with MgO tunnel barrier layers formed by rf sputtering. In that respect, it is clear that it exhibits significantly improved magnetoconductivity. For a given RA of about 6 Ωμm 2 , the MR ratio of MTJ with MgO formed by natural oxidation without a crystalline PGGP seed layer is 74%, but with a crystalline CoFe PGGP seed layer, it is deposited by natural oxidation The MR ratio of MTJ with MgO is 170% and 183% for A stack and B stack, respectively, from MTJ with MgO tunnel barrier layer formed by rf sputtering without crystalline PGGP seed layer It is comparable to or more than 170% obtained. Clear evidence of a reduction in RA and an increase in MR ratio is shown in FIG. 10B. The only difference between the reference and A and B is whether or not the MTJ uses a crystalline CoFe PGGP seed layer. The natural oxidation conditions for all samples are the same, the oxygen flow rate is 700 sccm, and the exposure time is 30 seconds. By using a crystalline PGGP seed layer, the RA is reduced from 7 Ωμm 2 to 4.8 Ωμm 2 , ie approximately 2/3, and the MR ratio is increased from 74.4% to 169%.
In addition, there is another set of MTJs with an A stack, the thickness between the first amorphous ferromagnetic CoFeB reference layer and the second crystalline CoFe reference layer in the two-layered ferromagnetic reference layer. In order to obtain an optimum ratio, the thickness of the second crystalline ferromagnetic CoFe reference layer is changed. The thickness of the first amorphous CoFeB ferromagnetic reference layer in the two-layer structure ferromagnetic reference layer is fixed at 1.5 nm. As shown in FIG. 11, it is clearly shown that the MR ratio decreases rapidly and RA increases when the thickness of the second crystalline CoFe ferromagnetic reference layer is 2.0 nm or more. ing. Therefore, when the thickness of the first amorphous CoFeB ferromagnetic reference layer of the two-layer structure ferromagnetic reference layer is fixed to 1.5 nm, the second crystal is used to obtain a high MR ratio with a low RA. It is concluded that the quality CoFe ferromagnetic reference layer thickness cannot exceed 1.5 nm.
Again, based on previous work to determine the correlation between magnetoconductivity and crystallinity and heteroepitaxy in MTJ, the MgO tunnel barrier layer is amorphous or microcrystalline with a slight (001) plane texture If a crystalline CoFe PGGP seed layer is inserted adjacent to the substrate, it can be intuitively inferred that crystallization and preferential grain growth of the MgO tunnel barrier layer are induced during post-deposition annealing.

In the same configuration as illustrated in FIG. 14, two MTJ stacks with different boron contents in the CoFeB PGGP seed layer are used in the fifth embodiment as follows.
A stack: bottom layer (1401, 1402) / PtMn15 (1403) /CoFe2.5 (1404) /Ru0.9 (1405) /CoFeB1.5 (1406) / CoFeB (2.9 atomic% boron) 1.5 ( 1407) /Mg1.1 (1408) / N-Ox x seconds (1409) /Mg0.3 (1410) / CoFeB (2.9 atomic% boron) 1.5 (1411) /CoFeB1.5 (1412) / cap Layer (1413) / top electrode (1415),

Referring to FIG. 14, one of the important aspects of the fifth embodiment is the second crystalline ferromagnetic reference layer and the first crystalline ferromagnetic free layer sandwiching the MgO tunnel barrier layer. Insertion of a grain growth seed layer.
Referring to FIGS. 15A and 15B, the microstructure with boron content of 5.1 atomic% and 2.9 atomic% is crystalline in the state of film formation, but CoFeB with boron content of 20 atomic%. It is clear that this microstructure is amorphous, which is confirmed by xRD θ-2θ scan from a CoFeB single layer deposited on a thermally oxidized Si wafer. The intensity is normalized by the thickness of the CoFeB single film. From the grain size calculated using Scherrer's equation, the grain size of CoFeB (B: 2.9 atomic%) may be larger than the grain size of CoFeB (B: 5.1 atomic%). This is shown and can be reconfirmed by a significant decrease in resistance. The resistance of CoFeB varies significantly with the crystallinity corresponding to the boron content. Furthermore, the XRD peak shift from 45.35 ° for CoFeB (B: 2.9 atomic%) to 45.02 ° for CoFeB (B: 5.1 atomic%) is at the interstitial position of the body-centered cubic structure. The lattice expansion of CoFe by containing boron is shown.

The composition of the second crystalline ferromagnetic reference layer, which is a PGGP seed layer, is 1.5 nm thick Co (69.9 atomic%) Fe (27.2) on the first amorphous ferromagnetic reference layer. Further, the crystallinity of Co (69.9 atomic%) Fe (27.2 atomic%) B (2.9 atomic%) is better than that of the amorphous phase, so that the resistance is Co (60 atoms). %) Fe (20 atomic%) B (20 atomic%) is confirmed by decreasing from 111 μΩ-cm to 20.6 μΩ-cm.

The method for forming the MgO tunnel barrier layer is as follows.
A first metal Mg layer is formed on the second crystalline ferromagnetic reference layer, which is a thickness of 1.1 nm and is a preferential grain growth seed layer.
The first metal layer is oxidized by natural oxidation performed in the oxidation chamber. A natural oxidation process advantageously applied to the thinly formed metal Mg layer purges the oxidation chamber with oxygen gas at a pressure of about 6.5 × 10 −1 Pa, flows oxygen gas at a flow rate of 700 sccm, and then The deposited metal Mg layer is kept in contact with the oxygen gas flow for a predetermined exposure time, and the metal Mg cap layer is formed to a thickness of 0.3 nm on the first metal Mg layer oxidized by natural oxidation. It is necessary to form a film as follows.
The first crystalline ferromagnetic free layer of the stack A of the fifth embodiment, which is a preferential grain growth seed layer, includes a Co (70 atomic%) Fe (30 atomic%) target and Co (60 atomic%) Fe. A film is formed by co-sputtering a target of (20 atomic%) B (20 atomic%), and the composition ratio is controlled by the operation of the output ratio of simultaneous sputtering. The composition of the second crystalline ferromagnetic reference layer, which is a PGGP seed layer, is 1.5 nm thick Co (69.9 atomic%) Fe (27.2 atomic%) B (2 .9 atomic%).
The first crystalline ferromagnetic free layer of the stack B of the fifth embodiment, which is a preferential grain growth seed layer, is a target of Co (70 atomic%) Fe (30 atomic%) and Co (60 atomic%) Fe. A film is formed by co-sputtering a target of (20 atomic%) B (20 atomic%), and the composition ratio is controlled by the operation of the output ratio of simultaneous sputtering. The composition of the second crystalline ferromagnetic reference layer, which is a PGGP seed layer, is 1.5 nm thick Co (69.3 atomic%) Fe (25.6 atomic%) B (5 on the metallic Mg cap layer. .1 atomic percent).
Then, a second amorphous Co (60 atomic%) Fe (20 atomic%) B (20 atomic%) ferromagnetic free layer having a thickness of 1.5 nm is a preferential grain growth seed layer. On the crystalline ferromagnetic free layer.
Post-deposition magnetic field annealing is performed at 360 ° C. for 2 hours under a magnetic field of 10 kOe. The purpose of post-deposition annealing is to crystallize the first amorphous ferromagnetic reference layer and / or the second amorphous ferromagnetic free layer and to form the amorphous material having a slightly (001) plane perpendicular structure. Or the preferred grain growth of a microcrystalline MgO tunnel barrier layer. This crystallization and preferential grain growth is achieved using the second crystalline ferromagnetic reference layer and / or the first crystalline ferromagnetic free layer as an adjacent crystallization or preferential grain growth seed layer during annealing. Therefore, a ferromagnetic reference layer, an MgO tunnel barrier layer, and a ferromagnetic free layer organized in the (001) plane perpendicular direction are finally obtained.
Referring to FIGS. 16A and 16B, the magnetoconductive properties of the MTJ formed by the method of the present invention were measured using the CIPT method. For comparison, an MTJ with an MgO tunnel barrier layer formed by rf sputtering and an MTJ with an MgO tunnel barrier layer formed by the same oxidation method are shown as references, both of which are crystalline PGGP seeds. No layer is used. Referring to MR ratio and RA obtained from MTJ with MgO, formed by the same oxidation method but without the insertion of a crystalline PGGP seed layer, as shown in FIG. 16A, a crystalline CoFeB PGGP layer The MTJ using the sf is obtained with a significant reduction in RA, where a significant increase in MR ratio is comparable to or better than that obtained from MTJs with MgO tunnel barrier layers formed by rf sputtering. It is clear that it exhibits significantly improved magnetoconductivity in that For a given RA of about 6 Ωμm 2 , the MR ratio of MTJ with MgO formed by natural oxidation without a crystalline PGGP seed layer is 74%, but with a crystalline CoFeB PGGP seed layer, it is deposited by natural oxidation The MR ratio of MTJ with MgO is 178% and 170% for A stack and B stack, respectively, from MTJ with MgO tunnel barrier layer formed by rf sputtering without crystalline PGGP seed layer It is comparable to or more than 170% obtained. Clear evidence of reduced RA and increased MR ratio is shown in FIG. 16B. The only difference between the reference and A and B is whether or not the MTJ uses a crystalline PGGP seed layer. The natural oxidation conditions for all samples are the same, the oxygen flow rate is 700 sccm, and the exposure time is 30 seconds. By using a crystalline PGGP seed layer, RA is reduced from 7 Ωμm 2 to 4.2 Ωμm 2 and the MR ratio is increased from 74.4% to 160%.
Again, based on previous work to determine the correlation between magnetoconductivity and crystallinity and heteroepitaxy in MTJ, the MgO tunnel barrier layer is amorphous or microcrystalline with a slight (001) plane texture If a crystalline PGGP seed layer is inserted next to, it can be intuitively inferred that crystallization and preferential grain growth of the MgO tunnel barrier layer are induced during post-deposition annealing.

Post-deposition magnetic field annealing is performed at 380 ° C. for 2 hours under a magnetic field of 10 kOe. The purpose of the post-deposition annealing is to crystallize the first amorphous
Referring to FIG. 19, the magnetic conduction characteristics of the MTJ formed by the method of the present invention were measured using the CIPT method. For comparison, a crystalline CoFe PGGP seed layer is not used and the ferromagnetic pinned layer is a CoFeB single layer "bottom layer / PtMn15 / CoFe2.5 / Ru0.9 / CoFeB3 / Mg1.1 / N-Ox x sec. The MTJ having the structure “/Mg0.3/CoFeB3/cap layer” is shown as a reference (marked with ■). The reference MTJ is also annealed at 360 ° C. for 2 hours under a magnetic field of 10 kOe. Referring to the MR ratio and RA obtained from MTJ with MgO, formed by the same oxidation method but without the insertion of a crystalline PGGP seed layer, as shown in FIG. 19, the crystalline PGGP layer was It is clear that the MTJ used exhibits a much improved magnetoconductivity in that a significant increase in MR ratio is obtained with a significant reduction in RA. The MR ratio of MTJ in which MgO is formed by natural oxidation without a crystalline PGGP seed layer at a predetermined RA of about 1.5 Ωμm 2 is 25.8%, but due to natural oxidation with a crystalline CoFe PGGP seed layer. The MTJ, A stack on which MgO is deposited exhibits an MR ratio of 168.8%.
Again, based on previous work to determine the correlation between magnetoconductivity and crystallinity and heteroepitaxy in MTJ, it is an amorphous or microcrystalline MgO tunnel barrier layer with a slight (001) plane normal texture. If a crystalline CoFe PGGP seed layer is inserted next to, it can be intuitively inferred that crystallization and preferential grain growth of the MgO tunnel barrier layer are induced during post-deposition annealing.
Referring to FIGS. 23A to 23F, 24 and 25A to 25C, an MTJ having a two-layer ferromagnetic pinned layer as illustrated in FIG. 18 is a magnetic tunnel junction having a single ferromagnetic pinned layer. It is clear that it exhibits better thermal stability than 23A to 23F show comparison results of TMR, RA, and Hex of magnetic tunnel junctions having different stack structures. “No PGGP” indicates a magnetic tunnel junction having no PGGP seed layer and two ferromagnetic pinned layers. “PGGP only” indicates a magnetic tunnel junction having only a PGGP seed layer and no two-layer ferromagnetic pinned layer. “PGGP & bi-PL” indicates a magnetic tunnel junction having both a PGGP seed layer and a two-layer ferromagnetic pinned layer. The two-layer ferromagnetic pinned layer is described above as group 41. While the TMR of “no PGGP” magnetic tunnel junctions is significantly reduced at temperatures of 400 ° C., the TMR of “PGGP only” and “PGGP & bi-PL” magnetic tunnel junctions is maintained up to 400 ° C. However, the exchange coupling (Hex) of both “no PGGP” and “only PGGP” MTJ decreases from an annealing temperature of 380 ° C. and shows a significant decrease to 500 Oe at an annealing temperature of 400 ° C., but at 400 ° C. The exchange coupling of the “PGGP & bi-PL” magnetic tunnel junction is as high as 1500 Oe and exhibits strong thermal stability. The shape of the hysteresis loop shows a clear difference in FIGS. 24 and 25A to 25C. FIG. 24 shows changes in the hysteresis loop of the “no PGGP” magnetic tunnel junction at 400 ° C., 360 ° C. annealing temperature, and “state during growth”, while FIGS. The change of the hysteresis loop of “PGGP & bi-PL” MTJ at the annealing temperature of ℃ and 420 ℃ is shown. The “no PGGP” magnetic tunnel junction relaxes the exchange coupling (Hex) and SAF plateaus at 400 ° C., while the “PGGP & bi-PL” magnetic tunnel junction maintains the Hex and SAF plateaus at 400 ° C.
This increase in thermal stability of the magnetic tunnel junction by “bi-PL” can be explained by segregation blocking manganese (Mn) diffusion from the antiferromagnetic Mn alloy. FIG. 26 is a schematic diagram illustrating high thermal stability. During annealing, boron in the CoFeB fixed layer diffuses out, but CoFeB crystallizes based on the CoFe fixed layer as a crystallization template and segregates at the CoFeB / Mn alloy interface. Since Mn diffusion is reported to be responsible for Hex reduction, the Mn diffusion barrier segregated by boron at the interface is responsible for improving thermal stability. This thermal stability of the magnetic tunnel junction expands the process window for MRAM fabrication since it includes a high temperature CMOS process. The present invention includes an embodiment in which only the ferromagnetic fixed layer forming step includes a crystalline ferromagnetic fixed layer forming step and an amorphous ferromagnetic fixed layer forming step. The crystalline ferromagnetic pinned layer is closer to the nonmagnetic spacer layer than the amorphous ferromagnetic pinned layer.
