Abstract
Description
An aspect of the present invention generally relates to a stage apparatus that holds a substrate on a table and performs vertical positioning thereof, and particularly relates to a stage apparatus suitable for a semiconductor manufacturing apparatus, a semiconductor inspection apparatus, a liquid crystal manufacturing apparatus, or the like.
In a semiconductor manufacturing apparatus, a semiconductor inspection apparatus, a liquid crystal manufacturing apparatus, etc., a stage apparatus is required for holding a substrate such as a semiconductor wafer or a glass substrate inside the apparatus and accurately positioning the substrate.
As such a stage device, for example, a scanning operation and a step operation in a wafer inspection apparatus that perform a horizontal operation and positioning, as well as a vertical operation, that is, a Z-direction operation and positioning for purposes such as focusing There is something to do. There is also an apparatus in which both are integrated.
As a driving method for realizing the vertical operation of the stage device, various methods such as a method using an electromagnetic motor are employed. (For example, refer to
Normally, gravity is applied vertically downward to a table, a mounting board, etc., and therefore the vertical drive unit must always generate a force against this gravity regardless of the operating state of the table. . This means that it is necessary to keep a constant current flowing even when the electromagnetic motor is a vertical drive unit, even when it is stationary. It has been pointed out that there are problems such as adverse effects (Patent Document 3).
As a countermeasure against such a problem, for example, as seen in Patent Document 2, in addition to a drive unit composed of an electromagnetic motor or the like, a self-weight support device using an air cylinder or the like is separately provided. However, in order to provide a constant weight support force regardless of the vertical table position change, it is necessary to provide a control mechanism for the internal pressure of the air cylinder, which causes problems that the mechanism is complicated and the cost is increased.
In the same document, an example using a permanent magnet in addition to an air cylinder is introduced. However, since the attractive force and repulsive force of the permanent magnet change according to the distance between the permanent magnets, the table in the vertical direction is used. In order to keep the supporting force constant even if the position changes, it is necessary to provide a separate control mechanism.
An aspect of the present invention has been made to solve the above-described problem. A substantially constant support force is applied to the table regardless of a change in the position of the table, the structure is simple, and deterioration of the component parts is caused. To provide a stage device having a self-weight support device that does not occur.

According to a preferred aspect of the present invention, at least one of the first and second permanent magnets is a stage device formed by combining a plurality of permanent magnets.

According to the aspect of the present invention, there is an effect that a substantially constant self-weight support force independent of the table position in the vertical direction can be given to the table without providing a separate control mechanism.
Further, since the supporting force is based on a permanent magnet and does not require any energy supply or control from the outside, the structure of the self-weight supporting device can be simplified.
Furthermore, the self-weight support device constituting the present invention does not involve physical deformation such as a leaf spring, but uses non-contact force acting between the permanent magnets, so that deterioration of components occurs. And can be used for a long time.
Hereinafter, an embodiment of the present invention will be described with reference to the drawings.
FIG. 1 is a perspective view showing an example of a stage apparatus according to an embodiment of the present invention. FIG. 2 is a sectional view showing the internal structure of the stage apparatus shown in FIG.
The stage apparatus shown in both figures has a circular table 1 for mounting a substrate. A table base 2 is disposed below the table 1, and the table 1 and the table base 2 are fixed by a vacuum suction means (not shown), and both are integrated.
An air movable element 3 having a hollow rectangular cross section is fixed to the lower part of the table base 2.

With such a structure, the table 1, the table base 2, and the air movable element 3 can be moved up and down with respect to the

Next, a self-weight support device using a permanent magnet, which is a component in one embodiment of the present invention, will be described.
At four locations near the outer periphery of the lower surface of the table base 2, N extremes of the rod-shaped
Further, ring-shaped
Further, the lower end (S pole) of each bar-type
Here, as described in
In this embodiment, a ring-type
When one end of the rod-shaped
When the residual magnetic flux density of the rod-shaped
In the present embodiment, the supporting force that requires the sum of the gravitational forces received by the substrate such as a wafer, the table 1, the table base 2, the air mover 3, the
In the present embodiment, four sets of rod-type
With the above configuration, at least in the stationary state, the driving unit hardly receives the gravitational force applied to the table 1 and the like, so that the current supplied to the coil 6a by the table 1 in the stationary state can be made substantially zero.
In the stage apparatus shown in FIGS. 1 and 2, FIG. 4 shows the result of calculating the relationship between the magnitude of the force received by each bar
The horizontal axis indicates the position of the lower end of the rod-shaped
In the same figure, it is shown that the force received when the lower end of the rod-shaped
The cause of this problem and effective countermeasures are shown below.
It should be noted that even if there is such a downward-sloping tendency, as shown in FIG. 4, the tendency is slight, and the current supplied to the coil 6a is reduced by applying a substantially uniform force as a supporting force. The effect of the present invention is sufficiently obtained.
The ring-type
The rod-shaped
The upper end of the rod-shaped
As a countermeasure, firstly, the length of the rod-shaped
That is, in this embodiment, by making the length of the bar-shaped
However, there are many cases where such measures cannot be taken due to restrictions on the space in which the stage device is arranged.
An example of a stage apparatus according to another embodiment of the present invention is shown in FIG. 6 as another measure for making the force received by each bar-type
6 is the same as the stage apparatus shown in FIGS. 1 and 2 in that four ring-type
Further, the point that the rod-type
As described above, the direction of the magnetic pole of each permanent magnet is partially different from that of the stage apparatus shown in FIGS. 1 and 2, but each bar-type
Further, in the stage apparatus of FIG. 6, one upper end of the rod-shaped permanent magnet 7 (7a, 7b) arranged with the south pole facing downward and the rod-shaped permanent magnet 7 (7c) arranged with the north pole facing downward. 7d) is connected to one upper end of the
The horizontal bar
By arranging the horizontal bar
That is, even if the length of the rod-shaped

An example of a stage apparatus according to another embodiment of the present invention is shown in FIGS. 7, 8, and 9. FIG.
FIG. 7 is a perspective view showing the entire stage apparatus according to this embodiment.
8 and 9 are cross-sectional views of the stage apparatus shown in FIG.
In the present embodiment, the circular table 1 is fixed to the table base 2, and the air movable element 3 is fixed to the lower part of the table base 2, and the static pressure gas bearing between the air
On the other hand, the stage shown in FIG. 1 is such that the air mover 3 and the
With this structure, the stage apparatus according to this embodiment can move in the vertical direction (Z direction) relative to the

The central axis of the rod-type

The
Since any of the linear motors is not different from a conventionally used method, a detailed description of the arrangement of permanent magnets, the direction of coils, and the like is omitted.
In this embodiment, a substantially constant support force can be applied to the table 1 regardless of the vertical displacement of the table 1 by the self-weight support device constituted by the rod-type
In each of the embodiments described above, the substrate mounting surface 1a of the table 1 is vertically upward, so that the supporting force that should be obtained in opposition to gravity is generated in the direction from the
In each of the embodiments described above, as described above, when the table 1 is at the stroke center position in the vertical direction, one tip of each bar-type
In order to satisfy such a positional relationship, the length of each bar-type
In each Example shown above, the single ring type
If such a cylindrical permanent magnet magnetic field generator is used in place of the ring
Further, when such a cylindrical permanent magnet magnetic field generator is used, the use efficiency of the generated magnetic field is improved, so that the permanent magnet can be reduced in size.
