(1)EUV光検出部20によって検出されるEUV光のエネルギー総量と、EUVコレクタミラー15のスパッタ量との関係(EUVパルスエネルギー総量対スパッタ量)
(2)イオン検出器21によって検出されるイオンの総量と、EUVコレクタミラー15のスパッタ量との関係(イオン総量対スパッタ量)
(3)スパッタ量検出器22によって検出されるセンサ表面の膜のスパッタ量と、EUVコレクタミラー15のスパッタ量との関係(センサ対ミラーのスパッタ量)
