Abstract
Description
本発明は、芳香族カルボン酸化合物およびその酸塩化物誘導体に関する。 The present invention relates to an aromatic carboxylic acid compound and an acid chloride derivative thereof.
When these resins are used as insulating films for semiconductors, they are characterized by a low relative dielectric constant compared to inorganic insulating films such as oxide films. Has been widely studied. In addition, a polyimide resin is widely known as a material for forming an insulating film (see, for example, Patent Document 1). However, semiconductor devices have been increased in speed, miniaturization, high integration, and low power consumption. In order to cope with such high performance, there has been a problem that the relative dielectric constant is still not sufficient.
本発明は、このような事情のもとで、低比誘電率樹脂に変換できる芳香族カルボン酸化合物およびその酸塩化物誘導体を提供する。 Under such circumstances, the present invention provides an aromatic carboxylic acid compound that can be converted into a low dielectric constant resin and an acid chloride derivative thereof.

(1) Synthesis of 5,5′-di (1-adamantyl) -2,2′-bis (4-carboxyphenoxy) biphenyl In a 300 mL eggplant flask, 100 g (464 mmol) of 1-bromoadamantane, 2,2′-biphenol 43.2 g (232 mmol), 7.4 g (46 mmol) of iron chloride, 200 mL of nitromethane, and a stirrer were added, and the mixture was heated and stirred at 130 ° C. for 24 hours under a nitrogen stream, and then the reaction solution was added to 2500 mL of methanol. The precipitated solid recovered by filtration was purified by column chromatography to obtain 52.8 g of 5,5′-di (1-adamantyl) -2,2′-biphenol.
Next, in a 300 mL eggplant flask, 40.9 g of 5,5′-di (1-adamantyl) -2,2′-biphenol obtained above, 40.9 g of 4-bromobenzonitrile, 31.1 g of potassium carbonate, N, N-dimethylformamide (250 mL) and a stirring bar were added, and the mixture was heated and stirred at 150 ° C. for 12 hours in a nitrogen stream. The reaction solution was filtered and then poured into 2 L of ion exchange water. The precipitated solid was collected by filtration, further stirred in 1 L of methanol for 1 hour, and then dried under reduced pressure, whereby 5,5′-di (1-adamantyl) -2,2′-bis (4-cyanophenoxy). ) 38.4 g of biphenyl was obtained.

The reaction solution was cooled in an ice bath, and 185 mL of 5.0 mol / L hydrochloric acid was added dropwise to adjust the pH of the solution to 1. The precipitated solid was collected by filtration, washed twice in 1 L of ion-exchanged water, and then dried under reduced pressure, whereby 5,5′-di (1-adamantyl) -2,2′-bis (4-carboxy). (2) Synthesis of 5,5′-di (1-adamantyl) -2,2′-bis (4-carbonylcarbonylphenoxy) biphenyl 4,6-di (1-adamantyl)-obtained above in a 300 mL eggplant flask 10 g of 1,3-bis (4-carboxyphenoxy) benzene and 100 ml of 1,2-dichloroethane were charged and cooled to 0 ° C. To this, 8.6 g of thionyl chloride was added dropwise in an atmosphere of 5 ° C. or less over 20 minutes. Thereafter, 0.3 ml of dimethylformamide and 0.3 g of hydroquinone were added and stirred at 45 to 50 ° C. for 3 hours. After cooling, the crystals formed upon cooling were removed by filtration, and the crystals were washed with 50 ml of chloroform. The filtrate and the washing solution were combined and concentrated under reduced pressure at 40 ° C. or lower, and the resulting residue was extracted and filtered twice with 200 ml of diethyl ether. Diethyl ether was distilled off from the extract under reduced pressure to obtain a semisolid crude product. This was washed with dry n-hexane and subsequently recrystallized with diethyl ether to obtain 7.3 g of 5,5′-di (1-adamantyl) -2,2′-bis (4-chloride). Carbonylphenoxy) biphenyl was obtained.
