Abstract
Description
The present invention relates to an electrostatic actuator, a droplet discharge head, a droplet discharge device, a device, a method for manufacturing an electrostatic actuator, a method for manufacturing a droplet discharge head, a method for manufacturing a droplet discharge device, and a method for manufacturing a device. is there.
In recent years, there has been a demand for an inkjet head having a plurality of nozzle rows for the purpose of increasing the printing speed and colorization. The nozzles have a high density and a high driving frequency, and the actuator structure in the ink jet head tends to become more complicated.
In such an ink jet head, the conventional manufacturing method of the electrode substrate is tilted by using the same magnification exposure that is exposed by a gray scale mask (area gradation mask) or the reduced exposure that is performed by shifting the focus from the surface of the photoresist layer. There is a technique of forming a gap having an inclined portion by forming a recess having a portion in a photoresist layer and transferring the recess to an electrode substrate by dry etching (see, for example, Patent Document 1).
With the technique described in
However, when the minute gap on the electrode substrate is processed by press molding, the softening point of borosilicate glass is as high as about 800 ° C., so that the durability of the stamping die is significantly lowered. The stamping die that can be used even at 800 ° C. is limited to quartz, single crystal silicon, and cemented carbide, and it is difficult to mold the stamping die with these materials.
The present invention has been made to solve the above-described problems. An electrostatic actuator, a droplet discharge head, a device, which can increase the processing accuracy of the electrode substrate and the degree of freedom of the gap shape, and can reduce the processing cost. An object of the present invention is to provide an electrostatic actuator manufacturing method, a droplet discharge head manufacturing method, a droplet discharge apparatus manufacturing method, and a device manufacturing method.
An electrostatic actuator according to the present invention includes a first substrate having a diaphragm, and a second substrate having an electrode groove and provided with a counter electrode facing the diaphragm with a gap interposed between the electrode groove. In the electrostatic actuator that applies an electric voltage between the diaphragm and the counter electrode to generate an electrostatic force therebetween to displace the diaphragm, the second substrate is surface-treated with the electrode base material A transfer layer provided on the surface of the electrode base material and having an electrode groove formed by a nanoimprint method, and the counter electrode is formed in the electrode groove of the transfer layer. For this reason, the processing accuracy of the 2nd board | substrate which comprises an electrostatic actuator, the freedom degree of a gap shape can be raised, and the processing cost of an electrostatic actuator can be lowered | hung.
Further, the electrostatic actuator according to the present invention has an inclined portion in the electrode groove, and the counter electrode contacts the diaphragm of the cavity substrate in the vicinity of the inclined end portion of the electrode groove. The gap at the contact start point can be made zero. Therefore, since the contact start voltage of the diaphragm can be lowered at this contact portion, and the contact start voltage of the diaphragm can theoretically be zero volts, a sufficient generated force can be obtained while reducing the drive voltage. Obtainable.
In addition, the electrostatic actuator according to the present invention has a multi-step structure in the electrode groove, and the counter electrode is closest to the diaphragm of the cavity substrate at the shallowest part of the electrode groove, and this position is in contact. It can be a starting point. Therefore, the contact start voltage of the diaphragm can be lowered at this contact start point, and the contact start voltage of the diaphragm can be made smaller than that of the single stage structure. In this way, each part of the diaphragm is attracted to the individual electrodes in stages, so that a minute ink pressure wave is generated and ink droplets are divided and ejected. Therefore, sufficient generation is achieved while reducing the drive voltage. You can gain power.
Further, the electrostatic actuator according to the present invention is configured such that the components of the transfer layer are made of SOG (Spin On Glass). As a result, gaps with a high degree of freedom can be collectively formed with an accuracy equivalent to the accuracy of the pressing die, and the formed gap has the same strength, heat resistance and stability as glass. .
A droplet discharge head according to the present invention is equipped with any of the electrostatic actuators described above. As a result, it is possible to obtain a liquid droplet ejection head with improved ejection characteristics despite the complexity of the actuator structure.
A droplet discharge apparatus according to the present invention is equipped with the above-described droplet discharge head. Thereby, it is possible to obtain a droplet discharge device including a droplet discharge head with improved discharge characteristics.
A device according to the present invention is one to which any of the electrostatic actuators described above is applied. As a result, a device having good ejection characteristics can be obtained.
The method of manufacturing an electrostatic actuator according to the present invention includes a first substrate having a diaphragm, and a second substrate having an electrode groove and provided with a counter electrode facing the diaphragm with a gap interposed between the electrode groove. In the method of manufacturing an electrostatic actuator, in which an electrostatic force is generated between the diaphragm and the counter electrode by applying a voltage between the diaphragm and the counter electrode, the surface of the electrode substrate is surface treated A transfer layer is provided on the substrate, and an electrode groove is formed on the transfer layer by a nanoimprint method to manufacture a second substrate, and a counter electrode is provided in the previous electrode groove. For this reason, gaps having a high degree of freedom can be collectively formed on the second substrate with an accuracy equivalent to the accuracy of the pressing die, and the gap thus formed has the same strength and heat resistance as glass. , Will have stability.
Moreover, the manufacturing method of the electrostatic actuator which concerns on this invention treats the electrode base-material surface by excimer light irradiation, and applies a transfer layer to the electrode base-material surface after surface treatment. For this reason, an electrode base material and a transfer layer can be stuck firmly and reliably. Further, by controlling the excimer light irradiation intensity and scanning speed, uniform and optimum surface treatment can be achieved.
In the method for manufacturing an electrostatic actuator according to the present invention, the surface of the electrode base material is processed by sputtering, and a transfer layer is applied to the surface of the electrode base material after the surface treatment. For this reason, an electrode base material and a transfer layer can be stuck firmly and reliably. Further, by processing a plurality of sheets at the same time, it is possible to perform surface treatment with good throughput.
In the method for manufacturing an electrostatic actuator according to the present invention, an electrode groove is formed in the transfer layer by using a stamping die made of nickel. Since the durability of the stamping die is good and the copying from the master is easy, the cost of the stamping die can be kept low.
In addition, the manufacturing method of the electrostatic actuator according to the present invention is such that the first substrate is bonded to the second substrate by surface active bonding. For this reason, the transfer layer having the difference in thermal expansion coefficient and the first substrate can be bonded at a low temperature with the same strength as anodic bonding.
The method for manufacturing a droplet discharge head according to the present invention is a method for manufacturing a droplet discharge head by applying any one of the above-described electrostatic actuator manufacturing methods. As a result, it is possible to obtain a liquid droplet ejection head with improved ejection characteristics despite the complexity of the actuator structure.

FIG. 1 is a longitudinal sectional view of an ink jet head according to
The
The
An

Next, the manufacturing method of the ink jet head according to the present invention will be described. 2-7 is explanatory drawing which shows the manufacturing process of the

(B) Next, as shown in FIG. 3B, a
(C) Next, as shown in FIG. 3C, the

Next, the
(E) Next, as shown in FIG. 3E, an

(B) Next, as shown in FIG. 5B, a SiO 2 film 72 is formed on the
(C) Then, a photoresist having openings at portions corresponding to the

(B) And the inkjet head is manufactured by dicing the laminated body thus formed for each chip as shown in FIG.

In the

According to the
