本願発明の窒化物系半導体発光素子の製造方法は、AlxGayIn1−x−yN(ただし、1≧x≧0、1≧y≧0、1≧x+y≧0)で表されるIII族窒化物系化合物で良好な特性の窒化物系半導体発光素子の製造方法として利用することができる。また、本願発明の窒化物系半導体発光素子は、高出力の半導体発光素子として利用することができる。 The manufacturing method of the nitride-based semiconductor light-emitting device of the present invention is represented by Al x Ga y In 1-xy N (where 1 ≧ x ≧ 0, 1 ≧ y ≧ 0, 1 ≧ x + y ≧ 0). It can be used as a method for producing a nitride-based semiconductor light-emitting device having a group III nitride-based compound and good characteristics. The nitride-based semiconductor light-emitting device of the present invention can be used as a high-power semiconductor light-emitting device.

Claims (10)
基板上に半導体層の形成を行うためのバッファ層を形成する工程と、
前記バッファ層上に、前記バッファ層の表面の一部を覆う第一のマスク部と表面の一部を露出させる第一の露出部とを含む第一のマスク層を形成する工程と、
前記第一のマスク層上にエピタキシャル成長により第一の半導体層を形成する工程と、
前記第一の半導体層の表面のうち前記第一のマスク部の中央上部に形成された領域及び前記第一の露出部の中央上部に形成された領域を覆う第二のマスク部と、前記第一の半導体層の表面の一部を露出させる第二の露出部とを含む第二のマスク層を前記第一の半導体層上に形成する工程と、
前記第二のマスク層上にエピタキシャル成長により第二の半導体層を形成する工程と、
前記第二の半導体層の表面に凹凸を設ける工程と、

Forming a second semiconductor layer by epitaxial growth on the second mask layer;
Providing irregularities on the surface of the second semiconductor layer;
And a step of forming an active layer on the second semiconductor layer, in order.
