【従来の技術】
高密度実装が必要な機器では、一つの半導体のみならず、複数の半導体もしくは周辺回路を構成するいくつかの部品をプリント基板に搭載することで構成し、あたかも一つの部品のようにマザー基板に実装する工法が広く用いられている。このように構成されたモジュールは一般にマルチチップモジュールと呼ばれている。

これらのマルチチップモジュールとマザー基板の接続には、コネクタを用いる方法や、BGA(ボールグリッドアレイ)パッケージのように金属球を用いる方法があるが、低コスト化の観点から考えると、金属球を用いる方が有利である。マルチチップモジュールが比較的小さく、金属球の直径が0.7mm程度である場合は、金属球の材料としてはんだを使用することができる。一方、マルチチップモジュールが比較的大きく、金属球の直径が1mmを超える場合は、金属球の材料として、はんだ以外の高融点金属、例えば銅にメッキを施したものが用いられる。

高融点金属球が用いられる理由は、金属球の直径が1mmを超えると、はんだ材料では真球度を保つのが困難になるのと、マルチチップモジュールが大きくなり重量が増大すると、はんだ材料から成る金属球では実装時の加熱で溶融したときに、つぶれて隣接する金属球と接触して短絡不良を起こす可能性が増えるためである。メッキを施す理由は、例えば銅単体では耐食性に劣るからである。金属球として金などの貴金属を用いれば耐食性には優れるが、コストを考えると現実的ではない。

一方、高融点金属球では衝撃吸収性に欠けるとして、従来技術として錫と鉛から成る高温はんだにニッケルメッキを施した金属球を用いる方法が開示されている(例えば、特許文献1参照)。これは、高融点金属球よりもやわらかい材料とすることで衝撃吸収性を高めることができることが開示されている。また、この場合のニッケルメッキは、接続用のはんだと中心のはんだとの接触を防ぎ、接続用はんだの融点が上昇するのを防ぐ目的で施されている。

本発明は、上記課題を解決するために、メッキを施さなくても耐食性があり、衝撃吸収性を有し、1mmを超えるサイズでも真球度に優れ、鉛フリーであり、なおかつ低コストな金属球を用いる、マルチチップモジュールの実装構造を提供するものである。

前記従来の課題を解決するため、本発明は、複数の電子部品を搭載したプリント基板からなるマルチチップモジュールを、マザー基板に金属球を介して接続する、マルチチップモジュールの実装構造であって、該金属球が黄銅材料であることを特徴とする。

以下に、本発明の実施の形態について、図面を参照しながら説明する。

図1において、1は電子部品であり、2はマルチチップモジュールの基板であり、3aはマルチチップと金属球を接続するはんだであり、3bは金属球とマザー基板を接続するはんだであり、4は金属球であり、5はマザー基板である。1から4の部材が一つのモジュールを構成しており、マルチチップモジュール6と呼称する。

今回の実施例で評価したマルチチップモジュール6の基板2のサイズは50mm×70mmと、この種のマルチチップモジュールとしては比較的大きく、なおかつ裏面にも電子部品1を実装するため、裏面の電子部品1がマザー基板5に接触しないように、直径2.3mmの金属球を検討した。検討対象として、Sn−Ag−Cuはんだ球と、六四黄銅球を用いた。

はんだ3aの材料としてSn−Ag−Cuはんだペーストを選択し、それぞれの金属球4をマルチチップモジュールの基板2に実装したところ、はんだ球では形状がふぞろいとなり、また隣り合う球が結合してしまう不具合も発生した。一方、黄銅球は短絡不良などが発生せずに良好に実装することができた。

次に、はんだ3bの材料としてSn−Ag−Cuはんだよりも融点の低いSn−Ag−Bi−Inはんだを選択し、このマルチチップモジュール6をマザー基板5に実装した。その結果、短絡不良やオープン不良を生じることなく、良好に実装することが出来た。

以上のように構成されたマルチチップモジュールの実装構造において、金属球に黄銅材料(真鍮材料)を用いているので、メッキを施さなくても耐食性を確保できる。

また、黄銅のヤング率は、例えば六四黄銅で9,600Kgf/mm^2と、銅のヤング率13,000Kgf/mm^2よりも小さく、衝撃吸収性を確保できる。

また、今回の黄銅球は直径2.3mmに対し平均真球度は5.6μmであり、十分な真球度を確保できた。

また、見積価格では黄銅球ははんだ球の約三分の一であった。

また、金属球自身鉛フリーであり、金属球の接続に鉛フリーはんだを用いたので、全体として鉛フリーである構成を実現することができる。なお、はんだ材料が鉛入りであると、環境的観点で望ましくないだけではなく、はんだの鉛と錫および金属球中の亜鉛が合わさることで、低融点合金がはんだと金属球の界面に形成され、信頼性を損なう恐れがある。同じ理由で、金属球の材料として使用可能なのは、銅と亜鉛の比率が6:4である六四黄銅をはじめ、銅と亜鉛の比率が7:3の七三黄銅や、六四黄銅に錫を微量添加したネーバル黄銅である。

以上のように、本発明の実装構造によれば、メッキを施さなくても耐食性があり、衝撃吸収性を有し、1mmを超えるサイズでも真球度に優れ、鉛フリーであり、なおかつ低コストな金属球を用いた、マルチチップモジュールの実装構造を提供することができる。
