【発明の属する技術分野】
本発明は、圧電磁器及びその製造方法、アクチュエータ及び印刷ヘッドに関し、例えば加速度センサ、ノッキングセンサ、AEセンサ等の圧電センサ、燃料噴射用インジェクター、インクジェットプリンタ用印刷ヘッド、圧電共振子、発振器、超音波モータ、超音波振動子、フィルタ等に適し、特に、広がり振動、伸び振動、厚みたて振動を利用した印刷ヘッドとして好適に用いられる圧電磁器及びその製造方法、アクチュエータ及び印刷ヘッドに関する。

【従来の技術】
従来から、圧電磁器を利用した製品としては、例えば圧電アクチュエータ、フィルタ、圧電共振子(発振子を含む)、超音波振動子、超音波モータ、圧電センサ等がある。

これらの中で、例えば圧電アクチュエータは、電気信号に対する応答速度が10−6秒台と非常に高速であるため、半導体製造装置のXYステージの位置決め用圧電アクチュエータやインクジェットプリンタの印刷ヘッドに用いられる圧電アクチュエータ等に応用されている。

従来、このような用途に用いられる圧電磁器は、厚みが数百μmのセラミックグリーンシートを、多孔質焼結体からなる一対のセッターに直接挟むように配置して焼成することによって作製されていた。

また、多孔質体からなるセッター台の上にスペーサを配置し、該スペーサの上に多孔質体からなるセッター蓋を載せることによって形成される空間にグリーンシートを配置し、該グリーンシートと前記セッター蓋の隙間が30〜100μmとなるように空間を設けた状態で焼成することによって焼結体の平坦度を30〜100μmに調整することが提案されている(例えば、特許文献1)。

このようにして得られたセラミックス体を圧電体に応用すると、磁器の平滑度を一定値以下に確保できるため、アクチュエータをプリンタ内に固定するため金属板などの平面上に固定する際の破損を回避できるという特徴を有しており、インクジェットプリンタ用のプリンタヘッド、又はXYステージ位置決め用アクチュエータ等として好適に使用されている。

【発明が解決しようとする課題】
しかしながら、多孔質体でグリーンシートを挟持するように配置して焼成する特許文献1の方法では、気孔を介して蒸発しやすい成分が揮発し、特に厚みが100μm以下のアクチュエータを得る場合、組成の面内バラツキが大きくなると共に、多孔質体の表面状態を制御し難くいため、得られた圧電磁器の平坦度が大きくなり、またセッターから脱粒した粒子の付着によりさらに焼結体の平坦度や表面粗さが大きくなった。

また、特許文献1に記載された薄層グリーンシートの焼成方法はセッターとグリーンシート間の隙間が少なくとも30μmはあり、厚みが100μm以下のアクチュエータを得る場合、厚みに対して磁器の平坦性が大きくなった。

このように平坦度が大きい場合には、支持基板へアクチュエータを固定する際に、圧電磁器の曲面状態を平面状態に矯正するように圧電磁器が伸ばされるため、圧電基板内に不均一な残留応力が発生する。特に、圧電基板上に複数の変位素子を設けた、厚みが100μm以下のアクチュエータの場合、その圧電定数が変位素子によって大きく変動するという問題があった。

従って、本発明の目的は、平坦度が小さく、圧電定数の面内バラツキが小さい圧電磁器及びその製造方法、アクチュエータ及び印刷ヘッドを提供することにある。

【課題を解決するための手段】
本発明は、表面が緻密で平坦な支持体にグリーンシートを接触させながら、特に、支持体でグリーンシートを挟みながら、焼成することにより、グリーンシートの変形を抑制することができ、且つグリーンシートからの蒸発を抑制することができるという知見に基づくもので、この方法により、平坦度が小さく、誘電率のバラツキが小さい圧電磁器を作製でき、その結果、圧電定数の面内バラツキを小さくすることができる。

即ち、本発明の圧電磁器は、全体厚みが100μm以下、表面の平坦度が20μm以下、表面の凹凸の最大値が3μm以下、且つ誘電率の面内バラツキが平均誘電率の5%以下であることを特徴とするものである。この圧電磁器をアクチュエータとして応用すれば、圧電磁器の変形による変位バラツキを抑制することができ、その結果、インクジェットプリンタの印刷ヘッドとしてインク吐出量のバラツキを抑制することができる。

特に、前記圧電磁器の主面の表面粗さRaが3μm以下が好ましい。これにより、圧電磁器をアクチュエータとして金属板等に固定する際に矯正によるアクチュエータの変形量をさらに低減できるため、アクチュエータ内部に発生する残留応力を更に抑制することができ、その結果、支持基板に固定してもアクチュエータのd定数の面内バラツキを効果的に低減することができる。

また、前記圧電磁器が少なくともPbを含むペロブスカイト型化合物であることが好ましい。これにより、変位が大きく、低電圧で駆動が可能なアクチュエータを作製することができ、その結果、プリンタの高速化、高精度化、低コスト化に対して更なる寄与を望むことができる。

さらに、前記圧電磁器に含まれるカーボンが0.1質量%以下であることが好ましい。これにより、圧電磁器の絶縁性を確保することができ、分極処理時の分極不良を防止し変位不良を防止できる。

さらにまた、前記圧電体磁器のd31の平均値が150pm/V以上、該d31の面内バラツキが前記平均値の10%以下であることが好ましい。これにより、アクチュエータとして用いた場合に大きな変位を得ることが可能となり、インクジェットプリンタの印刷ヘッドに好適に用いることができる。

また、本発明の圧電磁器の製造方法は、圧電セラミック粉末からなる成形体を、表面部の気孔率が5%以下、平坦度が20μm以下の主面を有する支持体の該主面に接触させながら焼成することを特徴とするものである。これにより、上記の圧電磁器を作製することができる。

特に、前記支持体の主面の表面粗さRaが3μm以下であることが好ましい。これにより、焼成後の圧電磁器の平坦度を更に向上させて残留応力を低減し、組成バラツキも抑制することができる。

また、前記成形体を一対の前記支持体で挟持するように配置して焼成することが好ましい。これにより、圧電磁器の厚みが100μm以下の薄肉の圧電磁器でも20μm以下の平坦度を容易に得ることができる。

さらに、前記支持体が、アルミナ、ベリリア、ジルコニア、マグネシア、ムライト、スピネル型構造体、ビスマス層状化合物、タングステンブロンズ構造化合物、Pb系ペロブスカイト構造化合物、ニオブ系ペロブスカイト構造化合物及びタンタル系ペロブスカイト構造化合物のうち少なくとも1種を含有することが好ましい。これにより、グリーンシートとの反応性を抑制することができる。

【発明の実施の形態】
本発明の圧電磁器は、厚みが100μm以下であることが重要である。厚みを100μm以下とすることによって、変位の大きな圧電磁器を得ることができる。変位をより大きくするため、磁器厚みが特に80μm以下、更には65μm以下、より好適には50μm以下が好ましい。

一方、圧電磁器の厚みの下限値は、十分な機械的強度を有し、取扱い及び作動中の破壊を防止するため、3μm、特に5μm、更には10μm、より好適には20μmであることが好ましい。

本発明によれば、表面の平坦度が20μm以下であることも重要である。磁器の表面の平坦度を20μm以下とすることによって、磁器特性のバラツキを抑制することができる。特性の均一化をより高めるため、特に15μm以下、更には10μm以下が好ましい。

また、本発明によれば、圧電磁器表面の凹凸の最大値が3μm以下であることが重要である。表面の凹凸が小さいと、圧電体をアクチュエータとして金属基板等に固定する際にアクチュエータの微細な変形も防止することが容易で、残留応力の低減効果を高めることができる。また、表面凹凸を介して蒸発成分が揮発するのを抑制し、組成バラツキをより一層低減する効果がある。

本発明における表面粗さRaのレンジは100μmで、表面の凹凸を示すものであり、また、平坦度は圧電磁器の反りを含む大きなうねりを測定するものであり、上記表面凹凸は両者の中間のレンジでの評価であり、このような中間レンジでの評価は、部分的なうねりの大きさを表すものであり、部分的なうねりを小さくすることによって、特性バラツキを改善することが容易となる。

なお、具体的な測定方法は、キーエンス(株)製レーザーフォーカス変位計とX−Yステージを組み合わせた装置により、2〜10mm四方をスキャンし、表面の高さをマッピングし、最大と最小の高さ間の距離を凹凸の最大値とするものである。

圧電磁器の主面の表面粗さRaは、3μm以下、特に2.5μm以下、更には2μm以下であることが好ましい。表面粗さRaが小さいと、圧電体をアクチュエータとして金属基板等に固定する際にアクチュエータの微細な変形も効果的に防止することが容易となり、残留応力の低減効果を高めることができる。また、表面凹凸を介して蒸発成分が揮発するのを抑制し、組成バラツキをより一層低減する効果がある。

本発明における表面粗さRaは、原子間力顕微鏡を用いて100μm×100μmのエリアを走査して表面の凹凸状態を測定し、最大値を算出し、面内で任意の5個所に関する測定値の平均値を算出したものである。

本発明によれば、上記ペロブスカイト型結晶におけるAサイト構成元素として、さらにアルカリ土類元素を含有するのが望ましい。アルカリ土類元素としてはBa、Sr、Caなどが挙げられ、特にBa、Srが高い変位を得られる点で好ましい。これにより、比誘電率が向上する結果、さらに高い圧電定数を得ることが可能となる。

次に、本発明の圧電磁器の製造方法について、印刷ヘッドに用いられるアクチュエータに応用した場合の圧電磁器を例として説明する。また、圧電磁器としてPZTを用いた場合を例として説明する。

まず、原料に用いる圧電体粉末として、純度99%、平均粒子径1μm以下のPZT粉末を準備する。

このPZT粉末に適当な有機バインダーを添加してテープ状に成形し、このテープの所望の部位に内部電極としてAg−Pdペーストを塗布し、また所望の箇所にビアホールを形成すると共にビアホールの内部に電極を形成した。次いで、得られたグリーンシートを積層して成形体を作成する。また、所望により、特定の形状に切断する。

積層して得られた成形体を、焼成するために、成形体を治具に搭載して焼成炉内に配置するが、その配置の一例を図1(a)に示した。即ち、下部支持体101aの上に成形体102を載置する。ここで、下部支持体101aは、その主面104aの気孔率が5%以下、平坦度が20μm以下で、この主面104aを成形体102と接触させることが重要である。

また、図1(b)に示したように、下部支持体101aの上にスペーサ105を載置し、さらにスペーサ105の上に天板106を載置して、下部支持体101a、スペーサ105及び天板106からなる焼成治具によって密封空間107を形成し、その内部に成形体102を挿入して焼成してもよい。このような密封空間107を設けることにより、揮発性成分を含む成形体であっても揮発を抑制できるため、従来のように共材を周囲に載置しなくても焼成することが可能となる。

なお、本発明における密封空間107とは、上記の焼成治具を単に組に立てて内部に空間を設けるのではなく、研削や研磨等の機械加工、化学研磨等の方法によって支持体、スペーサ、天板による当接部の隙間を小さくし、揮発成分の飛散を抑制することができるものを言う。例えば、表面が加工されて所定の平行度及び表面粗さを有しているものを挙げることができる。
このような密封空間に成形体を挿入して焼成する場合、特に下記の条件を満足することが好ましい。即ち、密閉空間107の容積をV1、上部支持体101bの容積をV2、成形体102の体積V3とするとき、

0.02×V3≦V2≦50×V3
の関係を満たすことが好ましい。

上記範囲に規定する理由は、V1が1.0001×(V2+V3)より小さい場合、上部支持体101bとスペーサ105のクリアランスが小さくなり、焼成時の加熱、冷却で生じる膨張・収縮により噛み込みが発生し、著しく作業性が低下する傾向がある。また、V1が4.0000×(V2+V3)より大きい場合、成形体からの揮発成分の蒸発量が増加して組成変動を起こし、基板内の圧電特性のバラツキを拡大させる傾向がある。また、V2が0.02×V3より小さい場合、焼結体に凹凸が発生する傾向があり、50×V3より大きい場合、磁器の収縮率にバラツキが生じ、基板内の圧電特性のバラツキを拡大することがある。

本発明は、下部支持体101aの上に成形体102を載置してあれば、成形体102の上に何が置いてあっても良く、例えば、多孔質体を載せても良いが、下部支持体101aと同様の主面を有する上部支持体101bを載せて、成形体102を一対の下部支持体101a、101bで挟持するように配置するのが、組成のバラツキを効果的に抑制でき、且つ20μm以下の平坦度を容易に得られる点で好ましい。

本発明によれば、下部支持体101a、101bが成形体102と接触する主面104の平坦度が20μm以下であることが重要である。支持体101は成形体102と接触するため、その接触する主面104bを平坦にすることで、成形体102を焼成して得られた焼結体の表面の平坦度を低減でき、表面が平坦な圧電磁器を得ることができる。特に、より平坦度の小さな焼結体を得るため、支持体101の主面の平坦度は15μm以下、更には10μm以下が好ましい。

また、本発明によれば、支持体101が成形体102と接触する主面104の表面部は、気孔率が5%以下、更には1%以下、更には0.5%以下であることが重要である。気孔率がこのように小さい支持体101の主面104が緻密であると、脱粒が少なく、成形体表面に付着する粒子も減少し、焼結して得られた圧電磁器の平坦度及び表面粗さを改善することができる。

なお、表面部とは成形体102との接触面を形成する主面104における表面を意味するが、気孔率を測定するためには研磨が必要なため、実際には研磨に必要な最低限の厚み、例えば数μmの厚みが必要であり、これを実質的に表面部と言う。

また、多孔質体からなる従来の支持体では、焼成中に成形体102から揮発した成分が、支持体の連続した気孔を経由して外部へ飛散するのに対し、少なくとも主面104の表面部が緻密な支持体101aを用いているため、揮発成分の飛散を顕著に抑制することが出来る。このように、成形体102からの揮発成分の蒸発を抑制することで圧電特性の面内バラツキを更に改善できる。

支持体101は、全体が緻密であるのが良い。このような緻密体は、表面を加工することによって低コストでの再生が可能である。又は、表面が緻密で内部が比較的気孔率が高い焼結体を使用することもできる。例えば、焼結時に内部よりも表面部で焼結が容易に進む場合、少なくとも表面から0.1mm、特に0.3mm、更には0.5mmの表面層の気孔率が5%以下、特に1%以下、更には0.5%以下であるのが良い。

また、所望により表面だけを緻密にすることもできる。例えば、表面の気孔率が2〜8%程度のセラミック焼結体表面を研磨加工し、セラミック層を被覆することにより、支持体101の主面104を0.1%以下の気孔率にすることができる。特に、CVD(化学気相成長法)により数10μm以上、更には50μm以上、より好適には100μm以上の厚みに形成し、鏡面研磨を行って表面の気孔率を1%以下、平坦度を20μm以下にすることができる。これは、大型支持体の全体を緻密な焼結体で作製するためのコストが高い場合、或いは緻密な焼結体を合成することが困難な場合、成形体と支持体とが反応しやすい場合に特に有効である。

支持体101の主面104の表面粗さRaは、3μm以下、特に2.5μm以下、更には2μm以下であることが好ましい。支持体101の表面粗さRaを上記のようにすることで圧電磁器の平坦度を更に向上させることができる。また、成形体と支持体との隙間が拡散経路となって成形体からの揮発成分が蒸発し、組成の面内バラツキを抑制することもできる。

このように、本発明の圧電磁器の製造方法を採用すれば、厚みが100μm以下の薄層からなるアクチュエータを製造する時でも、焼成時の収縮バラツキによって生じる圧電磁器の変形を小さくできるため、流路部材等の支持体に固定する際に発生する残留応力を小さくすることができ、アクチュエータを構成する多数の変位素子のd定数が均一となり、変位量のバラツキを顕著に低減することができる。また、このようなアクチュエータをインクジェットプリンタの印刷ヘッドに適応することで、高速、高精度な特性を改善することができる。

また、上記実施形態では、圧電アクチュエータを例に挙げて説明したが、本発明の圧電変位素子は、圧電アクチュエータの他、例えば加速度センサ、ノッキングセンサ、AEセンサ等の圧電センサ、燃料噴射用インジェクター、インクジェットプリンタ用印刷ヘッド、圧電共振子、発振器、超音波モータ、超音波振動子、フィルタ等に適用することができる。

【実施例】
まず、原料として、純度99%以上のチタン酸ジルコン酸鉛を含有する圧電セラミックス粉末を準備した。

グリーンシートは、ジルコン酸チタン酸鉛を主成分とする圧電用のセラミック材の粉末に、水系バインダーとしてブチルメタクリレート、分散剤にポリカルポン酸アンモニウム塩、溶剤にイソプロビルアルコールと純水を各々添加して混合し、このスラリーをドクタープレード法によりキャリアフィルム上に、厚さ30μm程度のシート形状にて作製した。

また、各種の圧電用のセラミックス材の粉末を用いて同様にグリーンシートを作製した。また、内部電極ペーストを作製した。得られた内部電極ペーストを、グリーンシートの表面に厚さ4μmで印刷し、内部電極を形成した。更に、内部電極が印刷された面を上向きにしてグリーンシートの2枚の間に内部電極ペーストを印刷しないグリーンシート1枚づつ積層し、加圧プレスし、成形体を得た。

誘電率εの測定は、インピーダンスアナライザー(アジレントテクノロジー製4194A)を用いて1kHzの静電容量を測定して断面から測定した磁器厚みより算出した。

圧電定数はd31についてインピーダンスアナライザー(アジレントテクノロジー製4194A)を用いた共振法で10箇所測定し、その平均値を算出した。そして、d31の平均値との差を算出し、その最大値をd31バラツキとして百分率で表示した。

変位量の測定は、インクジェットプリンタ用印刷ヘッドとしての使用を考慮し、図4に示したように、溝13aと隔壁13bを有する支持体13に、上記作製したアクチュエータ11を接着し、圧電振動層14を内部電極15と表面電極16で挟持する構造となるように変位素子17を作製した。そして、レーザードップラー変位計により支持体13側から溝13aを通してアクチュエータにレーザービームを照射し、支持体13の溝13aに当接しているアクチュエータの中心部及び周辺部7点を測定して変位を測定し、平均値を算出した。結果を表1、2に示した。

本発明の試料No.1〜4、6〜9、11〜44及び46〜59は、圧電磁気としてPbZrTiO3(PZT)を主成分としたもので、d31のバラツキが10%以下、変位量が70nm以上であった。

一方、支持体の気孔率が6.5%と大きい焼成治具を使用したため、誘電率のばらつきが7%と大きい本発明の範囲外の試料No.5は、d31のバラツキが12%と大きかった。

【発明の効果】
本発明は、表面部の気孔率を5%以下に制御した支持体に、成形体を接触するように配置し、特に一対の支持体で成形体を挟持するように配置し、成形体を焼成することにより、厚み100μm以下の薄層の試料でも平坦度が20μm以下にするとともに、表面粗さ及び誘電体の面内バラツキを制御することができ、特に、密閉空間内に成形体支持体と重量体を載置して焼成することにより、特性の均一な圧電磁気を得ることができる。

そして、圧電磁気を接合した際に発生する残留応力を低減し、圧電体の変形を防止するとともに、同一基板内に設けられた複数の圧電素子の変位バラツキを容易に制御でき、インクジェットプリンタの印刷ヘッドとして好適に用いることができる。

According to the present invention, the molded body is disposed so as to be in contact with a support having a porosity of 5% or less at the surface portion, and particularly, the molded body is disposed so as to be sandwiched between a pair of supports, and the molded body is fired. By doing so, even with a thin layer sample having a thickness of 100 μm or less, the flatness can be reduced to 20 μm or less, and the surface roughness and the in-plane variation of the dielectric can be controlled. By mounting and firing the weight body, it is possible to obtain piezoelectric magnetism having uniform characteristics.

In addition to reducing the residual stress generated when joining the piezoelectric magnetism, preventing the deformation of the piezoelectric body, the displacement variation of a plurality of piezoelectric elements provided on the same substrate can be easily controlled, and the printing of the ink jet printer can be performed.
