【発明の属する技術分野】
本発明は、電界吸収型変調器、電界吸収型光変調器と半導体レーザを集積した電界吸収型光変調器付き半導体集積素子に関するものである。

【従来の技術】
伝送容量の大容量化の要求に伴い、光ファイバ通信網における波長分割多重(Wavelength Division Multiplex;以下WDMという)システムが導入されている。波長分割多重システムにおける送信用信号光源は、半導体レーザ素子と半導体レーザ素子から発振された光を変調する変調手段によって構成される。半導体レーザ素子としては、その用途から単一波長発振可能であることが好ましく、分布帰還型半導体レーザ(Distributed Feedback Laser;以下DFBレーザという)などが用いられる。また、変調手段としては、LiNbO3結晶を用いたLN変調器などの外部変調器、量子閉込めシュタルク効果(Quantum Confined Stark Effect)を利用した電界吸収型光変調器(Electro Absorption Modulator;以下EA変調器という)などがある。

EA変調器は、電界による吸収係数の変化によって生じる電界吸収効果を適用した光変調器であって、量子井戸層を吸収層に有するEA変調器は、逆バイアス電圧を印加して、エキシトン(励起子;Exciton)の吸収端を長波長側(低エネルギー側)に移動させて、半導体レーザ素子の出射光を吸収、消光させることが可能な光素子である。消光比は、井戸層の膜厚、井戸層数等のEA変調器の量子井戸構造の構成によって変わる。EA変調器の量子井戸構造と半導体レーザ素子の量子井戸構造とは必ずしも同じ構成でないので、光集積デバイスの特性を最大限に引き出すためには、半導体レーザ素子及びEA変調器の量子井戸構造が、それぞれ、最適な井戸層の層数、膜厚で形成されることが重要である。

近年では、基幹回線系の敷設が一段落し、メトロ系と呼ばれる伝送距離が数十km〜数百kmである回線系の開発が行われている。このメトロ系に用いる送信用信号光源には、基幹回線系で用いられるほどの低チャープ特性は求められないものの、より廉価であることが求められている。

また、上述したようなEA変調器と半導体レーザ素子を集積した従来のEA変調器付きレーザ素子(Electro Absorption Modulated Laser;以下EMLという)は、動作状態の平均出力が1mW以下である。例えば平均出力0.8mWのEMLは−1dBmに相当する。通常のシングルモードファイバ40kmを用いて伝送を行った場合、ファイバロスは9dB程度と見込まれるため、受信端出力は−10dBmになる。したがって、受信器として最小受信感度が−14dBmである比較的廉価なpin−PDを用いて受信することができる。

ところが、上述したEMLと同じ平均出力を持つEMLを光源として、伝送距離を80kmと場合にした場合には、ファイバロスは18dBと伝送距離が40kmの場合の2倍になるため、その受信端出力は−19dBmとなり、最小受信感度が−14dBmであるpin−PDでアンプを用いること無しに受信するにはパワー不足となる。アバランシェフォトダイオード(Avalanche Photodiode APD;以下APDという)という高性能な受光素子を用いれば、−19dBm程度のパワーであっても受信は可能であるが、APDは効果であるため、システムコストの増加を招くという結果に陥る。

したがって、システムコストを抑制するためには、信号光源を高出力化することも重要でなる。
例えば平均出力が2.5mW(4dBmに相当)であるようなEMLを光源に用いた場合には、例えファイバロスが18dBであっても受信端出力は−14dBmとなり、比較的廉価なpin−PDを用いて受信することができる。すなわち APDのような高価な受光素子を用いる必要はない。言い換えれば、
高出力なEMLを実現できれば、コストを抑えつつ、伝送距離の延長が実現でき、高付加価値化に結びつける事ができる。

このような要望を満足する光源として、EA変調器と半導体レーザ素子を集積させた電界吸収型光変調器付き半導体集積素子(EML:Electro Absorptive Modulator Integrated Laser)が提案されている(例えば、特許文献1)。

ここで図10及び図11を参照して、EA変調器と半導体レーザ素子、特にここではDFBレーザをバットジョイント方式で結合、集積したEA変調器付き半導体集積素子140の構成を説明する。図10は光集積デバイスの構成を示す部分破断斜視図、及び図11は図10の線II−IIの断面図、すなわちDFBレーザの断面図である。光集積デバイス210は、図10に示すように、共通のn型半導体基板212上に、DFBレーザ214とEA変調器216と結合、集積した光集積デバイスである。

DFBレーザ214の積層構造のうち、図11に示すように、上部クラッド層226、回折格子224、上部SCH層222、MQW活性層220、下部SCH層218、及びn型基板212の上部は、メサ237として形成されている。メサ237の両脇は、順次、成長させた、半絶縁性のFeドープInP層238、及びn型InP層239で埋め込まれ、横方向の電流閉じ込め構造が形成されている。半絶縁性のFeドープInP層238を設けるのは、電子トラップ層として働かせると同時に、寄生容量を低減するためである。更に、容量低減のために、メサ237に沿って積層構造をエッチングして、トレンチ240が形成されている。

また、EA変調器付き半導体集積素子の製造方法としては、n型半導体基板212上全体にMQW活性層222を含むDFBレーザ214の積層構造の一部を形成し、次いでDFBレーザ214領域以外のEA変調器216領域上に形成された前記半DFBレーザ214の積層構造の一部を少なくとも前記MQW活性層222よりn型半導体基板212側まで除去する。その後、前記EA変調器216領域上にMQW吸収層234を含むEA変調器216の積層構造の一部を形成し、次いでDFBレーザ214領域とEA変調器216領域の上面に共通層を形成する方法が提案されている(例えば、特許文献2)。

EA変調器付き半導体集積素子は、先に述べたようにEA変調器とDFBレーザ等の半導体レーザ素子を同一基板上にモノリシックに集積させたものである。半導体レーザ素子は直流動作により駆動されてレーザ光を発振する。該レーザ光はEA変調器へ入射され、EA変調器の量子井戸の電界効果による吸収係数変化により吸収される。そして、高周波信号を電圧駆動により該EA変調器に重畳させて、前記レーザ光を変調させて高速信号を得ている。

WDMシステムには、C帯(C−band)と呼ばれる従来の波長帯(1.53〜1.56μm)と、現在開発されているL帯(L−band)と呼ばれる波長帯(1.57〜1.60μm)があるが、いずれもInP系の材料による半導体レーザ素子によって構成されることが多い。前記半導体レーザ素子と集積される前記EA変調器は、該半導体レーザ素子と共通のInP基板上に形成される。この場合、半導体層の形成上の観点からEA変調器はInPに格子整合する半導体材料によって構成された格子整合系であることが好ましい。なお、EA変調器の吸収層は井戸層と障壁層によって構成される。

前記EA変調器の障壁層を形成する材料としてはInGaAsP系材料がある。該障壁層をInGaAsP系材料で形成すると、突き合わせ接合法によりEA変調器を選択再成長させやすいという利点を有する反面で、井戸層とのΔEc(伝導帯下端エネルギーの差)が小さく、ΔEv(価電子帯上端エネルギーの差)が大きいため、ホールの蓄積が起こりやすく、結果としてホールのパイルアップが起こりやすいという問題があった。

【発明が解決しようとする課題】
上記問題を解決した障壁層を形成する材料としてはInGaAlAs系材料があるが、障壁層をInGaAlAs系材料で形成すると、ΔEcが大きく、ΔEvが小さいため、ホールの蓄積が起こりにくく、結果としてホールのパイルアップが起こりにくいという利点を有する。さらに、有効質量の小さい電子の閉込めも強いため、消光比が大きく取れるという利点も有する。しかしながら、材料にAlを含んでいるために突き合わせ接合により電界吸収型光変調器を選択再成長させることが難しいという問題があった。

また、前記障壁層をInGaAlAsで形成した場合、組成によっては電子に対する障壁が高くなり、電子に対する排出時間が大きくなることがある。この場合には、ホールに対するパイルアップは生じないものの、電子に対するパイルアップが生じてしまうことがあった。

これらパイルアップは屈折率変化を引き起こすため、以下の(1)式で表されるαパラメータ(αp)が悪化する。ここでλは光ファイバへの入射光の波長、Δnは電圧印加時の電界吸収型光変調器の吸収層の屈折率変化、Δαabsは電界吸収型光変調器の吸収層の屈折率変化である。

前記αパラメータは、光ファイバで光信号を伝送した後の波形の劣化(チャーピング)を引き起こす度合いを示し、αパラメータの劣化は伝送距離を妨げる原因になる。また、パイルアップは、高周波特性(Radio frequency特性;以下RF特性という)も劣化させる原因になる。

また、半導体レーザ素子とEA変調器と集積させた半導体集積素子においては、該半導体レーザ素子の発振波長と該EA変調器の吸収端波長との波長差ΔλE−D(EA変調器の吸収端波長−半導体レーザ素子の発振波長)を消光比や光出力といった静特性及びチャーピング特性の制御という理由から一定に保つ必要がある。しかしながら、実際にはEA変調器の吸収層を形成する際に、その吸収端波長がねらいとずれてしまうことがあり、ΔλE−Dを一定に保つことが難しかった。

本発明は上記に鑑みてなされたものであって、チャーピング特性が良好な送信用信号光源を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するために、請求項1にかかる電界吸収型光変調器は、第1の導電型の半導体基板上に、少なくとも下側分離光閉込め層(SCH層)、吸収層、上側分離光閉込め層(SCH層)及び前記第1の導電型とは逆の導電型である第2の導電型のクラッド層を含む積層体を有し、前記積層体の上方には第2の導電型の電極、前記半導体基板の前記積層体を形成した面と反対側の面には第1の導電型の電極を有する電界吸収型光変調器において、前記第1または第2の導電型はp型またはn型であって、p側の分離光閉込め層(SCH層)の一部をInGaAlAs層で形成し、n側の分離光閉込め層(SCH層)の一部をInGaAsP層で形成することを特徴としている。

この電界吸収型光変調器によれば、少なくともp側のSCH層の一部をΔEvが小さくかつInP半導体基板に格子整合するInGaAlAs系材料で形成し、かつ少なくともn側のSCH層の一部をΔEcが小さくかつ半導体基板に格子整合するInGaAsP系材料で形成することによって、ホール及び電子の蓄積が起こりにくい、すなわちホールのパイルアップ及び電子のパイルアップが起こりにくい電界吸収型光変調器を提供することができる。

なお、上記効果は、p側及びn側のSCH層の一部を上述した材料で構成することにより得ることができるが、好ましくはその全てを上述した材料で、すなわちp側のSCH層の全体をInGaAlAs系材料で形成し、n側のSCH層の全体をInGaAsP系材料で形成することが好ましい。

また、前記p側及びn側SCH層は、一種類の組成でも、組成が徐々に変化するGRIN−SCH(Grated Index Separate Confinement Heterostructure)層とすることもできる。GRIN−SCH層において、組成は連続的に変化しても良いし、階段状に変化しても良い。GRIN−SCH層を用いた場合には、上記効果に加え、高光入力時にホールのパイルアップが起こりにくいという効果を得ることができる。

また、請求項2にかかる電界吸収型光変調器は、第1の導電型の半導体基板上に、少なくとも吸収層及び前記第1の導電型とは逆の導電型である第2の導電型のクラッド層を含む積層体を有し、前記積層体の上方には第2の導電型の電極、前記半導体基板の前記積層体を形成した面と反対側の面には第1の導電型の電極を有する電界吸収型光変調器において、前記第1または第2の導電型はp型またはn型であって、かつ前記吸収層は2以上の障壁層を有し、少なくとも最もp側の障壁層をInGaAlAs層で形成し、少なくとも最もn側の障壁層をInGaAsP層で形成することを特徴としている。

上記効果は、それぞれ最もp側もしくはn側の障壁層を上述した材料で構成することにより得ることができるが、好ましくは活性層中心からp側もしくはn側の全ての障壁層を上述した材料で、すなわち活性層中心からp側の全ての障壁層をInGaAlAs系材料で形成し、活性層中心からn側の全ての障壁層をInGaAsP系材料で形成することが好ましい。なお、障壁層が奇数である場合には、中央の障壁層はInGaAlAs層、InGaAsP層のいずれでも良い。

また、請求項20にかかる電界吸収型光変調器付き半導体集積素子の製造方法は、上記発明において、前記吸収端波長は1枚のウエハの中で所定の分布を持つように形成されていることを特徴としている。このようにすると一枚のウエハの中でそれぞれの半導体集積素子の発振波長域を広範囲とすることができる。また、前記吸収端波長のウエハ面内の分布はレーザ素子とEA変調器の波長差を一定とするような分布とすることが好ましい。

実施形態例1
図1は本実施形態例1の電界吸収型光変調器(EA変調器)1の構造を示す部分破断斜視図、図2は該EA変調器1の吸収層近傍の構造を示す模式図である。EA変調器1は、n型InP基板2上に、n型InP下部クラッド層3、n側GRIN−SCH層4、MQW吸収層5、p側GRIN−SCH層6、p型InP上部クラッド層7、及びp型InGaAsコンタクト層8からなる積層構造を備えている。

EA変調器1の積層構造のうち、図1に示すように、p型InP上部クラッド層7、p側GRIN−SCH層6、MQW吸収層5、n側GRIN−SCH層4、n型InP下部クラッド層3、及びn型InP基板2の上部は、メサとして形成されている。メサの両脇は、順次、成長させた、半絶縁性のFeドープInP層12、及びn型InP層13で埋め込まれ、横方向の電流閉じ込め構造が形成されている。半絶縁性のFeドープInP層12を設けるのは、電子トラップ層として働かせると同時に、寄生容量を低減するためである。更に、容量低減のために、メサに沿って積層構造をエッチングして、トレンチ14が形成されている。なお、図示の関係上、トレンチ14はメサの片側だけに記載しているが、実際には両側に形成されている。メサ上及びn型InP層13上には、p型InP再成長クラッド層15、及びp型InGaAsコンタクト層8が順次積層され、更にp側電極9が設けてある。なお、n型InP半導体基板2の前記積層構造形成面とは他方の面にはn側電極10が設けてある。

次いで、図2を用いて本実施形態例1のEA変調器1の吸収層近傍の構造について説明する。図2は、n側GRIN−SCH層4、MQW吸収層5、p側GRIN−SCH層6についてのエネルギーバンドギャップ構造を模式的に示した図である。本実施形態例1において、n側GRIN−SCH層4は、図1に示したn型InP基板2側から順に厚さ20nmの1.0Q層4a(1.0Qとは1.0μm相当のエネルギーバンドギャップ波長を有するInGaAsPを示す。以下同様)、厚さ20nmの1.1Q層4b、厚さ20nmの1.2Q層4cの3層で構成される。

さらにDFBレーザ21上のマスクを除去し、回折格子形成層27a’(厚さ20nmの1.5Q層)をDFBレーザ21形成領域B及びEA変調器1’’形成領域Aに積層した(図7(d))。ここで、DFBレーザ21上に先に測定した吸収端波長と所望の波長差(実施形態例5においては60nm)になるよう決定した回折格子パターンを電子描画装置で描画させ、次いで回折格子形成層27a’にドライエッチングを施し回折格子27aを形成させた。なお、この際にEA変調器1’’上に形成されていた回折格子形成層27a’は除去され、回折格子27aを埋め込むように所定の高さまでp型InP再成長クラッド層35(15)を積層させて回折格子領域27Aを形成した(図8(e))。なお、前記図8(e)、及び以下に説明で用いる図8(f)は概略図なので図示された回折格子27aのピッチとデューティー比は実際に形成されたものとは異なる。

その後、p型InP再成長クラッド層35(15)上に図示しないSiN膜などの誘電体膜を施し、該誘電体膜をマスクとして通常行われているエッチング方法により、1.5μm程度の幅のメサ31(11)を形成した(図8(f)。次いでメサ31(11)の側面を半絶縁性のFeドープInP層32(12)及びn型InP層33(13)で埋め込み、横方向の電流閉じ込め構造を形成した(図8(g))。
