従来の加速度センサは、半導体材料の枠内に可動電極が可動部によって弾性支持されており、可動電極の一方の端部に重りを有している。可動電極のうち可動部に近接する部分と対向するように検知電極が配置されており、可動電極と検知電極との間に静電容量を形成している。このように構成された加速度センサに加速度が印加されると、重りに作用する慣性力によって可動部がねじれる。その際に可動電極と検知電極との距離が変化し、それに伴なう静電容量の変化から加速度を測定している(例えば、特許文献1参照。)。

【発明が解決しようとする課題】
しかしながら、従来の技術ではその構造上、静電容量を形成している可動電極と検知電極との距離の変位量は、重りが配置された可動電極の端部における変位量よりも小さい。そのため、加速度検出に必要な静電容量の変化を得るには、重り配置部分の変位量を十分に大きくする必要があり、必要以上に可動部の剛性を低下させてしまうおそれがある。これは、検出方向以外の加速度に対する感度増大によるノイズ発生や、可動電極と基板との接触といった不具合をもたらし、加速度センサの信頼性を低下させてしまうという問題があった。さらに、加速度検出に必要な静電容量の変化を得るために可動電極のねじれ角を大きくとると、ねじれ角と静電容量の変化との非線形性が増大し、加速度に対する出力信号の線形性を悪化させるという問題があった。

この発明は、上記のような問題点を解決するためになされたものであり、可動部の剛性を高めてセンサとしての信頼性向上を図るとともに、加速度に対する出力信号の線形性向上を図った加速度センサを提供する。

【課題を解決するための手段】
この発明における加速度センサは、基板上に形成された第1および第2の固定電極と、第1の固定電極とともに第1の静電容量を形成する第1の可動電極部、第2の固定電極とともに第2の静電容量を形成する第2の可動電極部、第1および第2の可動電極部を連結する可動電極部連結部からなり、第1および第2の固定電極に間隔を有して対向する可動電極と、可動電極部連結部と基板とを間隔を有するように接続して可動電極を支持するとともにねじれ変形可能な可動部材と、第1および第2の可動電極部の間に配置され加速度に応答して基板の板厚方向に変位する質量体と、質量体を基板と間隔を有するように弾性支持する質量体支持部材と、可動電極部連結部と質量体とを連結する質量体連結部材とを備えるものである。可動部材は第1および第2の可動電極部間の中間点を通る直線上に配置され、質量体連結部材は可動部材に対して平行かつ間隔を有して配置されたものである。

【発明の実施の形態】
実施の形態1.
図1は、本発明が適用される加速度センサの実施の形態1を説明するための平面図である。また、図2は図1におけるA−A’断面図、図3は同じくB−B’断面図、図4は同じくC−C’断面図である。
