TECHNICAL FIELD OF THE INVENTION
The present invention relates to a filter design method, a filter, a defect inspection method, and a defect inspection apparatus for performing image processing on an input image obtained by capturing an inspection target object and removing moiré fringes from the input image.
[0002]
In the present invention, the state in which the generation of moiré fringes is suppressed includes a state in which no moiré fringes are present.
[0003]
[Prior art]
As a method of inspecting a substrate such as a semiconductor substrate and a liquid crystal substrate, there is a method in which an inspector directly looks at a substrate to be inspected. However, with this visual inspection method, it is very difficult even for a skilled inspector to make a non-defective judgment based on the same criteria. Therefore, an automatic inspection is performed in which a substrate is imaged, and the captured input image is subjected to image processing to determine the presence or absence of a defective portion on the substrate.
[0004]
When an image of a substrate is taken, moire fringes may be generated in an input image due to interference depending on the pitch of the periodic pattern formed on the substrate and, for example, the frequency of a charge coupled device (CCD) camera. Due to the occurrence of such moiré fringes, not only the image information in the desired defect recognition area is lost, but also the presence or absence of a defective portion on the substrate cannot be determined.
[0005]
Therefore, a technique (Patent Literature 1) for imaging the inspection target after defocusing the lens with respect to the inspection target has been put to practical use. Further, a plurality of images to be inspected are captured while the relative position between the CCD camera and the object to be inspected is displaced. At the same time, the maximum density value of the pixels at the same coordinates in each inspection target image is set to the density value of the same pixel, and one maximum value image is determined. A technique for inspecting an image to be inspected based on this maximum value image (Patent Document 1) has also been proposed.
[0006]
On the other hand, there has been proposed a technology (Patent Document 2) for simply performing image processing such as a smoothing filter on an input image to remove moiré fringes from the input image.

And a fourth step of performing image processing on the second image to generate a fourth image;
A fifth step of acquiring the feature amounts in the third and fourth images, respectively;
A sixth step of obtaining an evaluation value based on a ratio of the feature amounts of the first and third images and a ratio of the feature amounts of the second and fourth images;
A seventh step of changing parameters provisionally set as processing parameter candidates and performing the fourth to sixth steps based on the changed parameters;
An eighth step of determining a processing parameter from the parameter group based on all evaluation values.
[0013]
According to the present invention, in the first step, a first image which is an image of an inspection object model including a defective portion is obtained, and in the second step, a second image including moire fringes is obtained. In the third step, the characteristic amounts in the first and second images, which are dependent on the presence or absence of a defective portion, are obtained. In the fourth step, one parameter is selected from a group of parameters that can be adopted as processing parameters in the filter and temporarily set as a candidate for a processing parameter, and the first image is subjected to image processing using this filter. The third image is generated, and the second image is processed to generate a fourth image. In the fifth step, the feature amounts in the third and fourth images are respectively obtained. In the sixth step, an evaluation value based on the ratio between the feature amounts of the first and third images and the ratio between the feature amounts of the second and fourth images is obtained. In the seventh step, the parameters temporarily set as the processing parameter candidates are changed, and the fourth to sixth steps are performed based on the changed parameters. In the eighth step, processing parameters are determined from the parameter group based on all the evaluation values. By executing such first to eighth steps, it is possible to design a filter for extracting a defect image from an input image.
[0014]
In particular, in the sixth step, an evaluation value based on the ratio between the characteristic amounts of the first and third images and the ratio between the characteristic amounts of the second and fourth images is obtained. Since the temporarily set parameters are changed and the fourth to sixth steps are performed based on the changed parameters, an evaluation value can be obtained for each parameter of the parameter group. After the evaluation value is obtained for each parameter of the parameter group in this way, in the eighth step, a processing parameter can be determined from the parameter group based on all the evaluation values.
[0015]
The filter using the processing parameters determined in this way performs image processing on the input image, which is the input image obtained by capturing the inspection object. This makes it possible to remove moiré fringes, for example, without reducing the feature amount of the input image. In other words, for example, it is possible to remove only moiré fringes as much as possible without removing the image area of the defective portion. That is, it is possible to extract only the image area of the defective portion from the input image. Therefore, it is possible to reduce the cost and the tact time required for the defect inspection, and to remove only the moire fringes from the input image as much as possible without losing the feature amount of the defective portion.
[0016]
Further, in the invention, it is preferable that, in the first step, the inspection object model including the defective portion is imaged under imaging conditions capable of suppressing generation of moiré fringes.
[0017]
According to the present invention, the imaging of the inspection object model including the defective portion is performed under the imaging conditions under which the occurrence of the moiré fringes can be suppressed, so that the first image having almost no moiré fringes can be obtained. Conversely, in the inspection object model, the occurrence of moiré fringes can be positively suppressed depending on the imaging conditions. By capturing an image of the inspection object model including the defective portion in a state where the occurrence of moiré fringes is suppressed as described above, the first image can be obtained.
[0018]
Further, in the present invention, the second step is a step of acquiring a non-defective image by imaging the inspection object model having no defective portion under imaging conditions capable of suppressing the occurrence of moiré fringes,
Generating a second image by generating moiré fringes in the non-defective image.
[0019]
According to the present invention, at the stage of acquiring a non-defective image, an inspection object model having no defective portion is imaged under imaging conditions capable of suppressing the occurrence of moiré fringes. Thus, a non-defective image is obtained. In the next step, moire fringes are generated in the obtained non-defective image. Thus, acquisition of the second image including only the moiré fringes can be realized. In other words, it is possible to acquire a second image that does not have the image area of the defective portion.
[0020]
Further, the present invention is characterized in that the imaging condition is a condition capable of eliminating generation of moiré fringes.
[0021]
According to the present invention, the imaging condition is a condition under which the occurrence of moiré fringes can be completely eliminated. Therefore, in the first image, for example, it is possible to simply capture an image of the inspection object model including the defective portion, and simply carry out the imaging. A first image can be obtained. In the second image, for example, after a non-defective image that does not have an image area of a defective portion is reliably obtained, a moiré fringe is generated in the non-defect image to obtain a second image. .
[0022]
Further, the present invention is a filter design method for performing image processing on an input image obtained by capturing an inspection object using a set processing parameter, and extracting an image region of a defective portion from the input image,
A first step of acquiring an image of an inspection object model including a plurality of types of defective portions different from each other, and acquiring a first image different for each type of defective portion;
A second step of acquiring a second image including moiré fringes;
A third step of acquiring a feature amount in each of the first and second images, the feature amount depending on the presence or absence of a defective portion;
One parameter is selected from a group of parameters that can be adopted as a processing parameter in the filter and temporarily set as a candidate for a processing parameter. Each first image is image-processed using this filter, and each third image is processed. Generating a fourth image by processing the second image to generate a fourth image;
A fifth step of acquiring the feature amount in each of the third and fourth images,
A sixth step of obtaining an evaluation value based on the sum of the ratios of the feature amounts of the first and third images different for each type of the defective portion and the ratio of the feature amounts of the second and fourth images;
A seventh step of changing parameters provisionally set as processing parameter candidates and performing the fourth to sixth steps based on the changed parameters;
And an eighth step of determining a processing parameter from the parameter group based on all the evaluation values.
[0023]
According to the present invention, in the first step, an image of the inspection object model including a plurality of types of defective portions different from each other, and a first image different for each type of defective portion is acquired. In the second step, a second image including moire fringes is obtained. In the third step, a feature amount in each of the first and second images, which depends on the presence or absence of a defective portion, is obtained. In the fourth step, one parameter is selected from a parameter group that can be adopted as a processing parameter in the filter and is provisionally set as a candidate for the processing parameter, and the first image is subjected to image processing using this filter. To generate a third image, and image processing of the second image to generate a fourth image. In the fifth step, the feature amount in each of the third and fourth images is obtained. In the sixth step, the evaluation value based on the sum of the ratios of the feature amounts of the first and third images, which are different for each type of the defective portion, and the ratio of the feature amounts of the second and fourth images is calculated. Ask. In the seventh step, parameters temporarily set as processing parameter candidates are changed, and the fourth to sixth steps are performed based on the changed parameters. In an eighth step, a processing parameter is determined from the parameter group based on all the evaluation values. By executing such first to eighth steps, it is possible to design a filter for extracting a defect image from an input image.
[0024]
In particular, in the seventh step, parameters temporarily set as processing parameter candidates are changed, and the fourth to sixth steps are performed based on the changed parameters. Thus, an evaluation value can be obtained for each parameter of the parameter group. In addition, the evaluation value obtained in the sixth step is a sum of the ratios of the feature amounts of the first and third images, which differ for each type of the defective portion, and the ratio of the feature amounts of the second and fourth images. Based.
[0025]
After such evaluation values are obtained for each parameter of the parameter group, in the eighth step, processing parameters are determined from the parameter group based on all the evaluation values. This makes it possible to determine the optimum processing parameters for extracting the image areas of the respective types of defective portions from the input image from the parameter group. That is, it is possible to optimize a filter for extracting image regions of a plurality of types of defective portions from an input image.
[0026]
The input image is subjected to image processing by a filter using the processing parameters determined in this way. This makes it possible to remove only moire fringes as much as possible, for example, without removing the image area of each type of defect. That is, it is possible to extract image areas of a plurality of types of defective portions from the input image. Accordingly, it is possible to reduce the cost and the tact time required for the defect inspection, and to remove only the moiré fringes from the input image as much as possible without losing the characteristic amounts of the plural kinds of defective portions.
[0027]
Further, the present invention is a filter designed by the filter designing method.
According to the present invention, since the filter is designed by the above-described filter design method, for example, it is possible to remove only moiré fringes as much as possible without removing the image area of the defective portion. That is, it is possible to extract the image area of the defective portion from the input image. Therefore, by processing the input image using this filter, the cost and the tact time required for the defect inspection can be reduced, and only the moire fringes can be removed from the input image as much as possible without losing the feature amount of the defective portion. .
[0028]
Further, the present invention, the step of obtaining an input image by imaging the inspection object,
A step of subjecting the input image obtained in the step to image processing using a filter designed by the filter design method.
[0029]
According to the present invention, an input image is obtained by imaging an inspection object, and the input image is subjected to image processing using the above-described filter. This makes it possible to remove only moire fringes as much as possible without removing, for example, the image area of the defective portion. That is, it is possible to extract only the image area of the defective portion from the input image. Therefore, it is possible to reduce the cost and the tact time required for the defect inspection, and to remove only the moire fringes from the input image as much as possible without losing the feature amount of the defective portion. By using the image from which only the image area of the defective part is extracted as described above, for example, the presence or absence of the defective part is inspected, so that the presence or absence of the defective part can be reliably inspected.
[0030]
Further, the present invention provides an imaging unit for capturing an inspection object to obtain an input image,
A defect inspection apparatus comprising: an image processing unit that performs image processing on an input image obtained by the imaging unit using a filter designed by the filter design method.
[0031]
According to the present invention, an input image is obtained by imaging the inspection object by the imaging unit, and the input image is subjected to image processing by the image processing unit using the above-described filter.

[0141]
【The invention's effect】
As described above, according to the present invention, a processing parameter can be determined from a parameter group based on all the evaluation values after an evaluation value is obtained for each parameter of the parameter group.
[0142]
The input image obtained by capturing the inspection object is image-processed by the filter using the processing parameters determined in this way. This makes it possible to remove moiré fringes, for example, without reducing the feature amount of the input image. In other words, for example, it is possible to remove only moiré fringes as much as possible without removing the image area of the defective portion. In this way, it is possible to extract only the image area of the defective portion from the input image. Therefore, it is possible to reduce the cost and the tact time required for the defect inspection, and to remove only the moire fringes from the input image as much as possible without losing the feature amount of the defective portion.
[0143]
Further, according to the present invention, the imaging of the inspection object model including the defective portion is performed under the imaging conditions under which the occurrence of moiré fringes can be suppressed, so that the first image having almost no moiré fringes can be obtained. . Conversely, in the inspection object model, the occurrence of moiré fringes can be positively suppressed depending on the imaging conditions. By capturing an image of the inspection object model including the defective portion in a state where the occurrence of moiré fringes is suppressed as described above, the first image can be obtained.
[0144]
Further, according to the present invention, a non-defective image is obtained by capturing an inspection object model having no defective portion under an imaging condition capable of suppressing the occurrence of moiré fringes. Moire fringes are generated in the obtained non-defect image. Thus, acquisition of the second image including only the moiré fringes can be realized. In other words, it is possible to acquire a second image having no defect.
[0145]
Further, according to the present invention, the imaging condition is a condition under which the occurrence of moiré fringes can be completely eliminated. Therefore, in the first image, for example, an image of an inspection object model including a defective portion can be simply obtained. , A first image having no moiré fringes can be obtained. In the second image, for example, a non-defective image having no defective portion can be reliably obtained, and then the second image can be obtained by generating moire fringes in the non-defect image.
[0146]
Further, according to the present invention, the evaluation value is obtained by calculating the sum of the ratios of the characteristic amounts of the first and third images different for each type of the defective portion and the ratio of the characteristic amounts of the second and fourth images. Based. This evaluation value is obtained for each parameter of the parameter group, and a processing parameter is determined from the parameter group based on all the evaluation values. This makes it possible to determine the optimum processing parameters for extracting the image areas of the respective types of defective portions from the input image from the parameter group. That is, it is possible to optimize a filter for extracting image regions of a plurality of types of defective portions from the input image.
[0147]
The input image is subjected to image processing by a filter using the processing parameters determined in this way. This makes it possible to remove only moire fringes as much as possible, for example, without removing the image area of each type of defect. That is, it is possible to extract image areas of a plurality of types of defective portions from the input image. Accordingly, it is possible to reduce the cost and the tact time required for the defect inspection, and to remove only the moiré fringes from the input image as much as possible without losing the characteristic amounts of the plural kinds of defective portions.
[0148]
Further, according to the present invention, since the filter is designed by the above-described filter design method, for example, it is possible to remove only moiré fringes as much as possible without removing the image area of the defective portion. That is, the image area of the defective portion can be extracted. Therefore, by processing the input image using this filter, the cost and the tact time required for the defect inspection can be reduced, and only the moire fringes can be removed from the input image as much as possible without losing the feature amount of the defective portion. .
[0149]
Further, according to the present invention, an input image is obtained by imaging the inspection object, and the input image is subjected to image processing using the above-described filter.
[0150]
Further, according to the present invention, an input image is obtained by imaging the inspection object by the imaging unit, and the input image is subjected to image processing by the image processing unit using the above-described filter.
