本発明は、半導体基板上に形成された絶縁膜に高アスペクト比のコンタクトホールを形成するための、コンタクトホールのドライエッチング方法およびエッチング装置に関するものである。

【従来の技術】
近年、半導体集積回路を構成する半導体素子は寸法の微細化が進んでおり、それに有利なMOS電界効果トランジスタが主流となっている。またメタル多層配線はますます多層化の一途を辿っており、配線材料はアルミニウムを主成分とする合金から銅へ移行しつつあるとともに、配線間の層間絶縁膜にもさらなる低誘電率を有する材料の導入が盛んになってきている。

一方、デバイスのデザインルールのさらなる微細化に伴い、コンタクトホール径も縮小され、層間絶縁膜の微細加工におけるアスペクト比も著しく大きくなってきている。微細で高アスペクト比を有するコンタクトホールを形成することで、多層配線部の集積度が高くなり、半導体集積回路のチップ面積を縮小することが可能となる。それによりウエハ上の単位面積当たりの半導体チップの採れ数も多くなり、生産性を高めることになる。

絶縁膜にコンタクトホールを形成するためのドライエッチングには、プラズマ源として平行平板型のRIE装置及びICP(誘導結合型プラズマ)に代表される高密度プラズマ装置が盛んに用いられている。そのためのドライエッチングには主に、CHF3,CF4,C2F6,C4F8,C4F6,C5F8等のフロロカーボン系ガスが用いられている。

しかし、高アスペクト比のコンタクトホールのドライエッチングにおいては、層間絶縁膜のエッチングが途中でストップしてしまい、それ以上進まないという問題が発生することがある。これは、高アスペクト比のコンタクトホールを異方性の高いドライエッチング手法でエッチングすると、コンタクトホールの底にポリマー状の堆積物が溜まり、エッチングによっては除去できなくなるためと考えられる。

このようなエッチングストップを防止する対策として従来、
(1)フロロカーボン系ガスにArを添加することにより、コンタクトホール内部に入射するエッチングガスのイオンエネルギーを高め、そのスパッタ成分により堆積成分を除去する、
(2)同じくフロロカーボン系ガスにO2を添加することにより、堆積成分と反応させ、強制的に除去する、
等のエッチング方法が提案実施されてきた(例えば非特許文献1参照)。

特に(1)の方法では、Arガスの添加によってウエハ上のセルフバイアスポテンシャルが上昇し、エッチング効果が増強するといわれている。
図5は、コンタクトホールのドライエッチングに用いられる従来のエッチング装置の概略構成を示す。図中、1は減圧可能なチャンバー、2は上部電極、3は上部電極に印加される高周波電源(27.12MHz)、4は下部電極、5は下部電極に印加される高周波電源(13.56MHz)である。6はチャンバー1内部を減圧するための排気口で、図示しない真空ポンプが接続されている。7は圧力計、8は被処理ウエハーである。

図6は、高アスペクト比のコンタクトホールを形成する従来のエッチング方法を説明する工程断面図である。
図6(a)はエッチング前の被処理ウエハー8の断面を示す。図中、11はシリコン基板、12は絶縁膜としてのシリコン酸化膜、13はレジスト膜である。この被処理ウエハー8に対して、表1に示すエッチング条件、つまりC5F8、Ar、酸素の混合ガスを用い、上部電極2と下部電極4に高周波電力を印加して、シリコン酸化膜12のコンタクトホールエッチングを開始する。表1に示されているエッチング条件での各膜のエッチング速度は表2に示す通りである。

【発明が解決しようとする課題】
しかしながら、従来のコンタクトホールのエッチング方法では、上記したようにエッチングストップ現象に対する対策をとったAr添加ガスを用いても、形成されつつあるコンタクトホール14の底に堆積してくるポリマー膜15を十分に除去できず、エッチングストップを十分に回避することはできなかった。その結果、コンタクトホール14がシリコン基板11に到達せず、最終的にはコンタクト不良となり、半導体集積回路の歩留まりが低下する、という不具合が生じていた。

これは、エッチングが進行するにつれてコンタクトホール14が深くなり、アスペクト比が増すに伴って、コンタクトホール14内を流れるガスのコンダクタンスが低下して、エッチングガスやエッチングで生じたシリコン酸化膜などの絶縁膜とのガス状反応生成物がコンタクホール14外に排出されずに滞留し、特に底部付近の圧力が設定圧力よりも高くなることが原因であると考えられる。つまり、フロロカーボン系の反応生成物のコンタクトホール14からの排気が不充分となり、そのため新たなエッチングガスがコンタクトホール14内に入りにくくなり、その結果、エッチングストップが引き起こされるものと考えられる。

本発明は上記問題を解決するもので、アスペクト比の高いコンタクトホールを形成する際もエッチングストップが生じにくく、良好な形状を確保できるコンタクトホールのエッチング方法を提供することを目的とするものである。

【課題を解決するための手段】
上記課題を解決するために本発明は、減圧可能な反応容器内に基板を設置し、前記基板上に成膜された絶縁膜にエッチングガスのプラズマを用いてコンタクトホールをエッチングするに際し、前記エッチングガスのプラズマの圧力をエッチング途中のコンタクトホール内のガス圧力に近づけるように上昇させることを特徴とする。

また本発明は、基板上に成膜された絶縁膜にエッチングガスのプラズマを用いてコンタクトホールをエッチングするエッチング装置を前記基板が内部に設置される減圧可能な反応容器と、前記反応容器内に導入されるエッチングガスのプラズマを発生させるプラズマ発生手段と、前記反応容器内のエッチングガスのプラズマの圧力を測定する圧力測定手段と、前記圧力測定手段で測定された圧力値を参照しつつ、前記エッチングガスのプラズマの圧力をエッチング途中のコンタクトホール内のガス圧力に近づけるように上昇させる圧力制御手段とを有した構成としたことを特徴とする。

上記したエッチング方法またはエッチング装置によれば、エッチングが進行するにつれてコンタクトホールが深くなり、アスペクト比が増すに伴い、コンタクトホール内のガスのコンダクタンスが劣化し、反応生成物を含むガスが増加する一方でガス排出能力が低下して、コンタクトホール内の圧力が経時的に上昇しても、それを補うようにプラズマガスの圧力を上昇させるので、コンタクトホール内に新たなエッチングガスが入り易くなり、エッチングがストップせず最後まで進行する。

エッチング途中のコンタクトホール内のガス圧力は、予め絶縁膜のエッチングのプロセスシミュレーションによりエッチング時間の関数として求めたガス圧力を用いることができる。

【発明の実施の形態】
以下、本発明の実施の形態について図面を参照しながら説明する。
(実施の形態1)
図1は本発明のドライエッチング装置の概略構成を示す断面図、図2は本発明のコンタクトホールのエッチング方法を説明する断面図である。

図1に示す平行平板型プラズマエッチング装置において、1は減圧可能なチャンバー、2は上部電極、3は上部電極に印加される高周波電源(27.12MHz)、4は下部電極、5は下部電極に印加される高周波電源(13.56MHz)であり、2,3,4,5でエッチングガスのプラズマ発生手段を構築している。6はチャンバー1内部を減圧するための排気口で、図示しない真空ポンプが接続されている。7は圧力計、8は被処理ウエハーである。

図2に示す被処理ウエハー8において、11はシリコン基板、12は絶縁膜としてのシリコン酸化膜、13は微細なコンタクトパターンが形成されたレジスト膜である。

この被処理ウエハー8の被エッチング膜であるシリコン酸化膜12に、エッチングガスのプラズマを用いてコンタクトホール14をエッチングする。
エッチング条件は以下の表3に示すようなものであり、エッチングガスとしてC5F8、Ar、酸素の混合ガスを用い、上部電極2と下部電極4に高周波電力を印加する。

ただしエッチング中に、チャンバー1内のエッチングガスのプラズマの圧力(以下、プラズマ圧力という)を、圧力計7による測定値を参照しつつ、コンタクトホール14内のガス圧力に近づけるように段階的に上昇させる。プラズマ圧力以外のプロセス条件、たとえばエッチングガス種、エッチングガス供給流量、高周波電力、下部電極温度は一切変化させない。

図2(b)に示すように、シリコン酸化膜12の膜厚の1/3の深さ(=b点)までエッチングが進んだ時点で、設定圧力を1.5Paに変更する。(表3の▲2▼参照)
図2(c)に示すように、シリコン酸化膜12の膜厚の2/3の深さ(=c点)までエッチングが進んだ時点で、設定圧力を2Paに変更する。(表3の▲3▼参照)
図2(d)に示すように、シリコン酸化膜12を貫通する深さ(=d点)までエッチングを進行させて、エッチングを完了する。

続いて設定圧力を2.5Paに変更し、所望のオーバーエッチを施す。この間はシリコン酸化膜12のエッチングを進行させないために圧力は一定とする。(表3の▲4▼参照)
以上のようにして、エッチングの進行につれてコンタクトホール14のアスペクト比が増加し、コンタクトホール14内のエッチングガスとエッチングによるシリコン酸化膜12との反応生成物による圧力が上昇するのに応じて、コンタクトホール14内の圧力、具体的にはその時点での底部付近の圧力に近づくように、チャンバ1内のプラズマ圧力を変更しながらエッチングするのである。

このようにすることにより、エッチングが進行してもエッチング初期とほぼ同じ状態、すなわちコンタクトホール14内外の圧力がほぼ等しい状態となり、ガス圧力が高まったコンタクトホール14外のフロロカーボン系のエッチングガスがコンタクトホール14内に入射しやすくなる一方で、コンタクトホール14内の反応生成物が充分に排気されることになり、その結果、エッチストップを生じることなく、図3に示すような良好な形状のコンタクトホール14が形成される。

しかし、このようにしてエッチング中に意図的にチャンバー1内のプラズマ圧力を増加させるに伴って、エッチング特性に影響が及ぶことが予想される。そこで、プラズマ圧力に対するコンタクトホールのエッチングレート(シリコン酸化膜12のエッチング速度)依存性を調べた。

結果は図4に示すとおりであり、1Paから3Paの範囲内ではエッチング速度はほとんど変化しない。エッチング条件は表▲3▼と同様、C5F8/Ar/O2=25/300/10(sccm)、上部電極/下部電極=1000(W)/1000(W)、下部電極温度=100℃とした。この結果は、コンタクトホール14を完全にエッチングするためのエッチング時間を制御しやすいことを意味するものである。

なお、コンタクトホール14の内部、特にその時点での底面部分のガス圧力の変化に応じて、それに近い値にチャンバ1内のプラズマ圧力を変化させるには、プロセスシミュレーションを利用するのが好都合である。最近ではプロセスシミュレーションによって、実際のプロセスに非常に近い状態を再現できるようになってきている。

具体的には、シミュレーションを用いて、実施しようとするコンタクトエッチングプロセスの境界条件及び初期条件から、コンタクトホール内の底面付近のガス圧力のエッチング時間依存性、すなわちエッチング時間の関数としてのガス圧力を計算し、その計算値を設定圧力とするのである。境界条件、初期条件としては、コンタクトホール径、深さ、絶縁膜材料の種類とその密度、エッチング速度、プラズマの初期圧力等が利用できる。

このようにして決定された設定圧力を図1に示すドライエッチング装置の調節弁制御装置10に記憶させておくと、調節弁制御装置10が、所定のエッチング時間に圧力計7で計測されたチャンバー内のプラズマ圧力の実測値と設定圧力とを比較し、実測値が設定圧力に一致するように調節弁9の開度を調節する。

プラズマ圧力を段階的に増加させるためには、調節弁9の開度を段階的に小さくすることで排気速度(排気量)を低減させればよい。エッチングガスの圧力を変化させる他の方法として、エッチングガスの供給流量を変化させることも考えられるが、エッチング特性に影響を及ぼすので、排気速度(排気量)を変化させるのが好ましい。
(実施の形態2)
本発明の実施の形態2におけるコンタクトホールのエッチング方法は、上記実施の形態1と同様の装置を用いて、ほぼ同様の工程を辿って実施できるので、図1および図2を援用して説明する。

【発明の効果】
以上のように本発明によれば、微細かつアスペクト比の高いコンタクトホールをも、エッチングストップを引き起こすことなく、良好な形状にてドライエッチングできる。その結果、半導体デバイスにおける多層配線間のコンタクト形成不良が大幅に低減することになり、高性能多層配線デバイスにおける半導体製造工程において大変重要で価値ある技術である。
