Ib族元素、IIIb族元素およびVIb族元素からなる化合物半導体薄膜(カルコパイライト構造化合物半導体薄膜)であるCuInSe2(以下、CISという場合がある)あるいはこれにGaを固溶させたCu(In,Ga)Se2(以下、CIGSという場合がある)を光吸収層に用いた薄膜太陽電池(以下、CIS系太陽電池という場合がある)が高いエネルギー変換効率を示し、光照射等による変換効率の劣化がないという利点を有していることが報告されている。

従来の高効率CIS系太陽電池では、一般に、窓層としてITOやZnO:Al層が用いられてきたが、近年、光吸収層と窓層とのコンダクションバンドオフセットを最適化するために、ZnOの代わりにZnとMgとOとを含む層(Zn1−xMgxO層)を用いた太陽電池が検討されている。また、Zn1−xMgxO層を用いることによって、従来の太陽電池に用いられていたバッファー層を不要としたCIS系太陽電池も開発されている(たとえば特許文献1)。透明導電膜として一般にITOやZnO:Alが用いられている。

しかしながら、透明導電膜にITOやZnO:Alを用いると、窓層であるZn1−xMgxO層に比べてコンダクションバンドが低いため、2層の間のコンダクションバンドオフセットが大きくなり、特性の低下を引き起こす場合がある。

上記目的を達成するために、基板と、前記基板上に前記基板側から順に配置された第1の電極層、p形半導体層、層Aおよび第2の電極層とを含み、前記第2の電極層側から入射する光によって光起電力を発生する太陽電池であって、前記層AがZnとMgとO(酸素)とを含む酸化物からなり、前記第2の電極層が、Al、GaおよびInからなる群より選ばれる少なくとも1つの元素RとZnとMgとOとを含むことを特徴とする。この太陽電池では、窓層を構成する層Aと第2の電極層との間のコンダクションバンドオフセットを好ましいものにすることができるため、特性が高い太陽電池が得られる。
