【発明の属する技術分野】
本発明は一種の発光ダイオードの構造及びその製造方法に係り、特に、一種の窒化ガリウム系発光ダイオード或いはその他の広いバンドギャップ材料の発光ダイオードオームコンタクトの構造及びその製造方法に関する。

【従来の技術】
図1に示されるように、伝統的な窒化ガリウム系発光ダイオードの構造は、(1)基板1、(2)基板の上に形成されたバッファ層2、(3)バッファ層3の上に形成されたn形窒化ガリウム系層3、(4)n形窒化ガリウム系層3の上に形成された発光スタック層4、(5)発光スタック層4の上に形成されたp形窒化ガリウム系層5を具え、その形成の方法は以下のようである。
1.図2に示されるように、ICP−RIE(Inductively Coupled Plasma−Reactive Ion Etching)ドライエッチング技術により下向きに、p形窒化ガリウム系層5、発光スタック層4をエッチングして貫通し、その後n形窒化ガリウム系層3に到達し、深さ約10000Åのn形金属形成領域6を形成する。
2.図3に示されるように、p形窒化ガリウム系層5の上に、p形オームコンタクトとして用いられ、且つ透明特性を有する透明導電層7(Transparent Conductive Layer;TCL)を形成する。
3.図4に示されるように、n形金属形成領域6の上に、n形オームコンタクトとして用いられるn形金属8を形成する。
4.図5に示されるように、透明導電層とn形金属の上に、直径100μmのソルダパッド9を形成する。
以上のステップにより伝統的な窒化ガリウム系発光ダイオードを完成する。

上述の製造方法中、透明導電層7、n形金属8及びソルダパッド9は、電子ガン気相蒸着法により形成するが、当然その他の方法も使用可能であり、例えば熱抵抗式気相蒸着法、或いはスパッタ式気相蒸着法を使用できる。透明導電層7に使用する材料は、ニッケル/金(Ni/Au)(約50Å/50Å)とされるが、当然その他の材料、例えば、ニッケルクロム/金(NiCr/Au)或いはニッケル/金ベリリウム(Ni/AuBe)を使用可能である。n形金属8に使用する材料は、チタン/アルミニウム(Ti/Al)(約150Å/1500Å)とされるが、当然その他の材料、例えば、チタン/アルミニウム/チタン/金(Ti/Al/Ti/Au)(約150Å/1500Å/2000Å/1000Å)或いはチタン/アルミニウム/ニッケル/金(Ti/Al/Ni/Au)(約150Å/1500Å/2000Å/1000Å)とされうる。ソルダパッド9に使用される材料はチタン/金(約150Å/20000Å)とされるが、当然、その他の材料、例えばチタン/アルミニウム/チタン/金(Ti/Al/Ti/Au)(約150Å/1500Å/2000Å/10000Å)或いはチタン/アルミニウム/白金/金(約150Å/1500Å/2000Å/10000Å)とされうる。

しかし、上述の伝統的な窒化ガリウム系発光ダイオード及びそのオームコンタクトの製造方法は一つの問題を有している。即ち、透明導電層7に使用する材料がニッケル/金とされ、それ自身の可視光の透光性が非常に低く、非常に薄く(約50Å)形成しなければ透光の特性(透光率約70%)を具備せず、しかしこのときの導電性は理想的でないことである。このような情況にあって、伝統的な窒化ガリウム系発光ダイオードの操作電圧(Vf)と輝度(Iv)は有効に高めることができない。

【発明が解決しようとする課題】
本発明は、上述の伝統的な窒化ガリウム系発光ダイオードの問題に対して、ディジタル透過層を具えた窒化ガリウム系発光ダイオード及びその製造方法を提供することを目的とする。

本発明のもう一つの目的は、一種の、ITO層とp形窒化ガリウム系コンタクト層間の抵抗を低くする方法を提供することにあり、それは、内部でキャリア透過を進行するディジタル透過層により、上述のITO層とp形窒化ガリウム系コンタクト層をオームコンタクトの状態となし、これにより両者間の抵抗を下げる方法を提供する方法である。

本発明のさらに一つの目的は、内部でキャリアパンチスルーを進行させられる材料を提供することにある。

本発明中、可視光に対して優良な透光性を具えたITO材料が、ニッケル/金の代わりに透明導電層7に使用される。しかしこのようなITOとp形窒化ガリウム系材料の間は非オームコンタクトであり、ゆえに両者間にディジタル透過層(Digital Transparent layer)10を加入し、これは図7に示されるとおりであり、それは、キャリアのパンチスルー効果を利用し、オームコンタクトとなし、両者間の抵抗を下げる。

【課題を解決するための手段】
請求項1の発明は、窒化ガリウム系発光ダイオードにおいて、
基板と、
窒化ガリウム系半導体スタック層とされ、該基板の上に形成され、第1上表面と第2上表面を具え、該第1上表面と不導電の該基板の間の距離が該第2上表面と該基板の間距離より大きい、上記窒化ガリウム系半導体スタック層と、
ディジタル透過層とされ、波長が380nmから560nmの光線に対して80%より大きい透過率を有すると共に、内部でキャリアパンチスルー効果を利用しキャリアパンチスルーを進行する、ディジタル透過層と、
第1オームコンタクト電極とされ、該第1上表面の上に形成されてp形オームコンタクトとして用いられる、上記第1オームコンタクト電極と、
第2オームコンタクト電極とされ、該第2上表面の上に形成されてn形オームコンタクトとして用いられる、上記第2オームコンタクト電極と、
を具えたことを特徴とする、窒化ガリウム系発光ダイオードとしている。
請求項2の発明は、請求項1に記載の窒化ガリウム系発光ダイオードにおいて、窒化ガリウム系半導体スタック層が、n形窒化ガリウム系コンタクト層、発光スタック層及びp形窒化ガリウム系コンタクト層を具えたことを特徴とする、窒化ガリウム系発光ダイオードとしている。
請求項3の発明は、請求項1に記載の窒化ガリウム系発光ダイオードにおいて、ディジタル透過層は二種類の厚さが10Åから90Åに漸増する材料/厚さが90Åから10Åに漸減する材料AlX Iny Ga1−x−y Nz P1−z /Alp Inq Ga1−p−q Nr P1−r が堆積されてなり、そのうち0≦x,y,z,p,q,r≦1で、導電性はp形、n形、或いはi形とされることを特徴とする、窒化ガリウム系発光ダイオードとしている。
請求項4の発明は、請求項1に記載の窒化ガリウム系発光ダイオードにおいて、第1オームコンタクト電極を形成する材料がITOとされたことを特徴とする、窒化ガリウム系発光ダイオードとしている。
請求項5の発明は、請求項1に記載の窒化ガリウム系発光ダイオードにおいて、第1オームコンタクト電極の厚さ範囲が100Åから20000Åとされ、比較的良好な厚さは1000Åから4000Åであることを特徴とする、窒化ガリウム系発光ダイオードとしている。
請求項6の発明は、請求項5に記載の窒化ガリウム系発光ダイオードにおいて、第1オームコンタクト電極と基板の間の距離が第2オームコンタクト電極と基板の間の距離より大きいことを特徴とする、窒化ガリウム系発光ダイオードとしている。

基板と、
該基板の上に形成されたバッファ層と、
該バッファ層の上に形成されたn形窒化ガリウム系コンタクト層と、

該発光スタック層の上に形成されたp形窒化ガリウム系コンタクト層と、
該p形窒化ガリウム系コンタクト層の上に形成され、波長380nmから560nmの光線に対して80%より大きい透過率を有すると共に、内部でキャリアパンチスルー効果を利用してキャリアパンチスルーを進行する、ディジタル透過層と、

下から上に順に、n形窒化ガリウム系コンタクト層、発光スタック層及びp形窒化ガリウム系コンタクト層を積み重ねてなる窒化ガリウム系半導体スタック層を該基板の上に形成するステップと、
ディジタル透過層をp形窒化ガリウム系コンタクト層の上に形成するステップと、
ドライエッチングで下向きに順に、ディジタル透過層、p形窒化ガリウム系コンタクト層、発光スタック層、n形窒化ガリウム系コンタクト層をエッチングしてn形金属形成領域を形成するステップと、
第1オームコンタクト電極をp形窒化ガリウム系コンタクト層の上に形成してp形オームコンタクト用とするステップと、
第2オームコンタクト電極をn形金属形成領域の上に形成してn形オームコンタクト用とするステップと、

請求項13の発明は、請求項12に記載の窒化ガリウム系発光ダイオードの製造方法において、ディジタル透過層を、有機金属化学気相成長法(MOCVD)、分子ビームエピタキシー(Molecular Beam Epitaxy)、気相エピタキシー(Vapor Phase Epitaxy;VPE)、液相エピタキシー(Liquid Phase Epitaxy;LPE)のいずれかの方法で形成することを特徴とする、窒化ガリウム系発光ダイオードの製造方法としている。
請求項14の発明は、請求項13に記載の窒化ガリウム系発光ダイオードの製造方法において、ディジタル透過層の材料は、波長380nmから560nmの光線に対して80%より大きい透過率を有すると共に、内部でキャリアパンチスルー効果を利用してキャリアパンチスルーを進行する材料より選択することを特徴とする、窒化ガリウム系発光ダイオードの製造方法としている。
請求項15の発明は、請求項14に記載の窒化ガリウム系発光ダイオードの製造方法において、ディジタル透過層を二種類の厚さが10Åから90Åに漸増する材料/厚さが90Åから10Åに漸減する材料AlX Iny Ga1−x−y Nz P1−z /Alp Inq Ga1−p−q Nr P1−r を堆積させて形成し、そのうち0≦x,y,z,p,q,r≦1で、導電性はp形、n形、或いはi形とすることを特徴とする、窒化ガリウム系発光ダイオードの製造方法としている。
請求項16の発明は、請求項12に記載の窒化ガリウム系発光ダイオードの製造方法において、ドライエッチング法はICP−RIEとすることを特徴とする、窒化ガリウム系発光ダイオードの製造方法としている。
請求項17の発明は、請求項16に記載の窒化ガリウム系発光ダイオードの製造方法において、ICP−RIEで形成するn形金属形成領域の深さを10000Åとすることを特徴とする、窒化ガリウム系発光ダイオードの製造方法としている。
請求項18の発明は、請求項12に記載の窒化ガリウム系発光ダイオードの製造方法において、第1オームコンタクト電極を形成する材料をITOとすることを特徴とする、窒化ガリウム系発光ダイオードの製造方法としている。
請求項19の発明は、請求項18に記載の窒化ガリウム系発光ダイオードの製造方法において、第1オームコンタクト層を、スパッタ式気相蒸着法で形成することを特徴とする、窒化ガリウム系発光ダイオードの製造方法としている。
請求項20の発明は、請求項12に記載の窒化ガリウム系発光ダイオードの製造方法において、第1オームコンタクト電極の厚さ範囲を約100Åから20000Åとし、そのうち比較的良好な厚さは1000Åから4000Åとすることを特徴とする、窒化ガリウム系発光ダイオードの製造方法としている。

請求項22の発明は、請求項21に記載の窒化ガリウム系発光ダイオードの製造方法において、第2オームコンタクト電極を形成する材料を、チタン/アルミニウムの厚さは150Å/1500Åとし、チタン/アルミニウム/チタン/金の厚さは150Å/1500Å/2000Å/1000Åとし、チタン/アルミニウム/ニッケル/金の厚さは150Å/1500Å/2000Å/1000Åとすることを特徴とする、窒化ガリウム系発光ダイオードの製造方法としている。
請求項23の発明は、請求項12記載の窒化ガリウム系発光ダイオードの製造方法において、窒化ガリウム系半導体スタック層が、基板とn形窒化ガリウム系コンタクト層の間に位置する一つのバッファ層を具えたことを特徴とする、窒化ガリウム系発光ダイオードの製造方法としている。
請求項24の発明は、請求項12記載の窒化ガリウム系発光ダイオードの製造方法において、ソルダパッドの材料を、チタン/金、チタン/アルミニウム/チタン/金、及びチタン/アルミニウム/白金/金より選択することを特徴とする、窒化ガリウム系発光ダイオードの製造方法としている。

【発明の実施の形態】
上述の目的を達成するため、本発明は一種のディジタル透過層を具えた窒化ガリウム系発光ダイオード及びその製造方法を提供する。本発明によると、まず、基板を提供し、その上に、下から上に順に、n形窒化ガリウム系コンタクト層、発光スタック層及びp形窒化ガリウム系コンタクト層を積み重ねてなる窒化ガリウム系半導体スタック層を形成し、ディジタル透過層をp形窒化ガリウム系コンタクト層の上に形成し、ドライエッチングで下向きに順に、ディジタル透過層、p形窒化ガリウム系コンタクト層、発光スタック層、n形窒化ガリウム系コンタクト層をエッチングしてn形金属(n−Metal)形成領域を形成し、続いて、第1オームコンタクト電極をp形窒化ガリウム系コンタクト層の上に形成してp形オームコンタクト用とし、第2オームコンタクト電極をn形金属形成領域の上に形成してn形オームコンタクト用とし、最後に第1オームコンタクト電極と第2オームコンタクト電極の上にソルダパッドを形成する。

【実施例】
以下に本発明の実施例について説明する。そのうち、構成要素の異なる部分は実際の寸法に依り描かれているわけではない。それらの寸法と他の部分の関係する寸法比はこの技術に習熟する者が本発明を了解しやすくいように、誇張された表示とされている。

実施例:
図6に示されるように、まず、基板10を提供し、並びに有機金属化学気相成長法(MOCVD)、分子ビームエピタキシー(Molecular BeamEpitaxy)、気相エピタキシー(Vapor Phase Epitaxy;VPE)、液相エピタキシー(Liquid Phase Epitaxy;LPE)を利用し、この基板10の上にバッファ層20を形成する。本発明中、好ましい形成方法はMOCVDであり、さらに上述と同じ方法で、順にバッファ層20の上にn形窒化ガリウム系層30と、該n形窒化ガリウム系層30の上の発光スタック層40、発光スタック層40の上のp形窒化ガリウム系層50、及びp形窒化ガリウム系層50の上のディジタル透過層100を形成する。そのうち、ディジタル透過層100の横断面図は図7に示されるとおりである。図7中、ディジタル透過層100は二種類の厚さが漸増(10Åから90Å)/漸減(90Åから10Å)の材料AlX Iny Ga1−x−y Nz P1−z /Alp Inq Ga1−p−q Nr P1−r が堆積されてなり、そのうち0<〔x,y,z,p,q,r〕<1である。

続いて、ドライエッチング法で下向きに順に、ディジタル透過層100、p形窒化ガリウム系層50、発光スタック層40、n形窒化ガリウム系層30をエッチングし、並びにn形窒化ガリウム系層30で終止し、深さ約10000Åのn形金属形成領域60を形成する。本発明中の好ましいドライエッチング法は、ICP−RIE(Inductively Coupled Plasma−Reactive Ion Etching)法であり、こうして形成される構造は図8に示される。

その後、熱抵抗式気相蒸着法、スパッタ式気相蒸着法或いは電子ガン気相蒸着法で、p形窒化ガリウム系層50の上に、p形オームコンタクトとして用いられると共に透明特性を有するITO層110、即ち第1オームコンタクト電極を形成する。本発明中、好ましい方法はスパッタ式気層蒸着法であり、ITO層110の厚さ範囲は約100Åから20000Åとされ、そのうち、1000Åから4000Åが好ましい。こうして形成される構造は図9に示される。

その後、上述の各種の方法を用いて、n形金属形成領域60の上にn形オームコンタクトとして用いられるn形金属80、即ち第2オームコンタクト電極を形成する。本発明中、好ましい方法は電子ガン気相蒸着法であり、n形金属80に使用する材料は、チタン/アルミニウム(約150Å/1500Å)とされるが、当然その他の材料、例えばチタン/アルミニウム/チタン/金(約150Å/1500Å/2000Å/1000Å)或いはチタン/アルミニウム/ニッケル/金(約150Å/1500Å/2000Å/1000Å)とされ得て、こうして図10に示される構造が形成される。

最後に、上述の各種の方法のいずれか一つを使用し、ITO層110とn形金属80の上に同時に直径約100μmのソルダパッド90を形成する。本発明中、好ましい方法は、電子ガン気相蒸着法とされ、ソルダパッド90に使用する材料は、チタン/金(約150Å/20000Å)とされるが、当然その他の材料、例えば、チタン/アルミニウム/チタン/金(約150Å/1500Å/2000Å/10000Å)或いはチタン/アルミニウム/白金/金(約150Å/1500Å/2000Å/10000Å)とされ得て、こうして図11に示される構造が形成される。こうして本発明の窒化ガリウム系発光ダイオードが完成する。

図12はニッケル/金層とITO層の透過率の波長に対する関係図であり、そのうち、ニッケル/金層は波長500nmで最大透過率73%を有し、ITO層は波長500nmで最大透過率93%を有し、明らかに、ITO層は可視光に対して比較的優れた透光性を有する。

このほか、図13は伝統的な窒化ガリウム系発光ダイオードと本発明の窒化ガリウム系発光ダイオードの電流−電圧特性曲線図である。及び図14は伝統的な窒化ガリウム系発光ダイオードと本発明の窒化ガリウム系発光ダイオードの輝度−電流特性曲線図である。以上の図に示されるように、本発明の構造と伝統的な構造に基づき製造された装置の電気特性はあまり変わらないが、しかし、輝度は本発明で約20%高められており、本発明が伝統的な技術に較べて確実に進歩を有していることが証明される。

本発明は、上述の伝統的な窒化ガリウム系発光ダイオードの問題を解決するディジタル透過層を具えた窒化ガリウム系発光ダイオード及びその製造方法を提供している。
