【発明の属する技術分野】
本発明は、半導体リソグラフィに用いられる荷電粒子線露光装置及びそのアライメント方法に関する。特には、アライメント精度を更に高めるよう改良を加えた荷電粒子線露光装置に関する。

【従来の技術】
近年、半導体集積回路の更なる小線幅化に対応するため、スループットの高い荷電粒子線露光装置の開発が必要とされている。従来の荷電粒子線露光装置としては、一筆書きのように荷電粒子線をウェハ上に照射する方式が一般的であった。しかしながら、このような方式による露光装置は、製造のスループットやコストの面を考慮すると非効率的なので、量産用の装置として用いられることはなかった。そこで、大口径の荷電粒子ビームを、パターン開口を有するマスク上に照射することにより、パターンを縮小投影する荷電粒子線露光装置の開発が進められている。

このような露光装置においては、レチクル上のパターンを分割し、ステージのステップアンドリピート及び荷電粒子線の偏向スキャンを行うことにより、ウェハ上のパターンをつなぎ合わせている。この方式によると、ステージ位置の制御や位置計測を行うと共に荷電粒子線を偏向しながら露光する高精度なトラッキングが必要になる。このため、この方式の露光方法においては、干渉計等によりリアルタイムで位置を計測し、偏向器やステージを制御する方法がとられている。

一方、小線幅化に対応して、ウェハ上に多層のパターンを転写するためには、より高精度のアライメント(重ね合わせ)技術も必要である。従来の位置検出装置としては、光源としてHe−Neレーザを用い、回折格子状のアライメントマークに光源光を照射し、その回折光や散乱光を検出して解析することにより位置検出する方式のものや、光学顕微鏡を介してCCDカメラによりアライメントマークを撮像し、画像処理を施すことにより位置検出する方式のものがある。また、露光光源である荷電粒子線を用いてアライメントマークをスキャンし、反射した荷電粒子の強度分布から位置を計測する方式のものもある。これら方式のアライメントマーク検出手段を利用して、さらに、精度の高いアライメントを行う方法が研究されている。

例えば、特許文献1には、位置合わせ装置において、検出可能範囲は広いが、ある一瞬には基板上の1点のみからの光情報しか検出できない第1マーク検出手段と、実効的な検出可能範囲は狭いが、基板上のマークの全体からの光情報を同時に取り込む第2マーク検出手段とを組み合わせ、この2つのマーク検出手段を一連のマーク検出動作において時系列に、或いは、ほぼ同時に使用することにより、アライメントシーケンス上の時間的なロスを減らし、スループットの低下を抑制することが開示されている。

また、特許文献2には、ウェハステージ上の基準板に、レチクルマークとアライメントされる基準マークと、オフアクシス系によってアライメントされる基準マークとを設け、2つの基準マークをステージ静止状態でほぼ同時に計測し、そのときのステージ状態で、露光時に使う干渉計とオフアクシスアライメント時に使う干渉計とを同一測定値にプリセットすることにより、オフアクシスアライメント系を備えた投影露光装置のベースライン管理を高精度に行うことが開示されている。

【発明が解決しようとする課題】
ところで、一般的に、ステージ上のアライメントマークの位置は、アライメントマーク検出と同時に、干渉計等を用いてステージの位置情報を取り込むことにより求められる。しかし、このステージの位置情報は、ハード等の制約により、実際にはアライメントマーク検出と完全に同時に取り込むことはできない。このため、例えば、ステージ位置の検出時刻とアライメントマーク位置の検出時刻との間には、数n秒程度の遅延時間が存在する。従って、検出されたステージの位置でマーク検出されているとは限らず、遅延時間分の誤差が残ってしまう。

本発明は、上記の問題点に鑑みてなされたものであって、アライメント時における誤差を抑えることができる荷電粒子線露光装置のアライメント方法、及び、荷電粒子線露光装置を提供することを目的とする。

上記の課題を解決するため、本発明の第1の観点に係る荷電粒子線露光装置のアライメント方法は、感応基板を戴置して移動する感応基板ステージ、及び/又は、原版パターンを有するマスク(レチクルを含む)を戴置して移動するマスクステージと、該ステージの位置計測器と、感応基板上に荷電粒子線による像を選択的に形成するためのレンズ及び偏向器を有する光学系と、上記感応基板、上記感応基板ステージ、上記マスク、及び/又は、上記マスクステージ上に配置されたアライメントマークを検出するマーク検出手段と、を備える露光装置におけるアライメント方法であって、上記ステージ位置計測器からの情報を受けて任意時間後の上記ステージ位置を予測しながらアライメントマークを検出し、ちょうどアライメントマークを検出したタイミングにおける上記ステージの位置予測値を用いて上記感応基板の位置あわせを行うことを特徴とする。

【発明の実施の形態】
以下に、本発明の実施の形態について、図面を参照しながら詳しく説明する。なお、同一の構成要素には同一の参照番号を付して、説明を省略する。
図1は、本発明の一実施形態に係る荷電粒子線露光装置の構成を示すブロック図である。本実施形態に係る荷電粒子線露光装置は、最新のステージ位置情報を取り込み、それに基づいて任意時間後のステージ位置を予測し、その際に、アライメント時に生じる遅延時間による誤差を解消し、精確なアライメントを行うことを特徴としている。本実施形態においては、荷電粒子線として電子線を用いた電子線露光装置について説明する。また、本実施形態においては、分割転写方式の荷電粒子線露光を例にとって説明する。

図1に示すように、本実施形態に係る荷電粒子線露光装置は、ウェハ100を露光する電子光学系110と、ウェハ100を戴置するために用いられるウェハステージ120と、電子光学系110の制御を行う電子光学系制御部130と、ウェハ100上に印されているアライメントマークを検出するアライメント計測部140と、アライメント計測部140の計測結果に基づいてアライメント演算を行うアライメント演算部150と、ウェハステージ120の位置を計測するステージ位置計測部160と、ウェハステージ120の位置を制御するステージ制御部170と、任意時間後のウェハステージ120の位置を予測するステージ位置予測演算部180とを含んでいる。

図2は、図1に示す荷電粒子線露光装置の光学系全体における結像関係及び制御系の概要を示す図である。
電子光学系110の最上流に配置されている電子銃1は、下方に向けて電子線を放射する。電子銃1の下方には、2段のコンデンサレンズ2、3が備えられており、電子線は、これらのコンデンサレンズ2、3によって収束されてブランキング開口7にクロスオーバーC.Oを結像する。

2段目のコンデンサレンズ3の下には、矩形開口(照明ビームの成形開口)4が備えられている。この矩形開口4は、レチクル10の1つのサブフィールド(露光の1単位となるパターン小領域)を照明する照明ビームのみを通過させる。開口4の像は、レンズ9によってレチクル10に結像する。

ビーム成形開口4の下方には、ブランキング偏向器5が配置されている。同偏向器5は、必要時に照明ビームを偏向させてブランキング開口7の非開口部に当て、ビームがレチクル10に当たらないようにする。ブランキング開口7の下には、照明ビーム偏向器8が配置されている。同偏向器8は、主に照明ビームを図2の横方向(Y方向)に順次走査し、照明光学系の視野内にあるレチクル10の各サブフィールドの照明を行う。偏向器8の下方には、照明レンズ9が配置されている。照明レンズ9は、レチクル10上にビーム成形開口4を結像させる。

レチクル10は、後述するように、実際には光軸垂直面内(X−Y面)に広がっており、多数のサブフィールドを有している。レチクル10上には、全体として1個の半導体デバイスチップをなすパターン(チップパターン)が形成されている。もちろん、複数のレチクルに1個の半導体デバイスチップをなすパターンを分割して配置しても良い。

レチクル10は、移動可能なレチクルステージ11上に戴置されている。このレチクル10を光軸垂直方向(XY方向)に動かすことにより、照明光学系の視野よりも広い範囲に広がるレチクル上の各サブフィールドを照明することができる。レチクルステージ11上には、レーザ干渉計を用いた位置検出器12が付設されており、レチクルステージ11の位置をリアルタイムで正確に把握することができる。

レチクル10の下方には、投影レンズ15及び19並びに像位置調整偏向器16が設けられている。レチクル10の1つのサブフィールドを通過した電子線は、投影レンズ15、19及び偏向器16によってウェハ100上の所定の位置に結像する。投影レンズ15、19及び偏向器16の詳しい作用については後述する。ウェハ100上には、レジストが塗布されており、レジストに電子線のドーズが与えられ、レチクル10上のパターンが縮小されてウェハ100上に転写される。

ここで、図3及び図4を参照しながら、分割転写方式の電子線投影露光について詳しく説明する。
図3は、電子線投影露光用のレチクルの構成例を模式的に示す図である。(a)は全体の平面図であり、(b)は一部の斜視図であり、(c)は1つの小メンブレン領域の平面図である。このようなレチクルは、例えばシリコンウェハに電子線描画・エッチングを行うことにより製作できる。

図3の(a)には、レチクル10における全体のパターン分割配置状態が示されている。同図中に多数の正方形41で示されている領域が1つのサブフィールドに対応したパターン領域を含む小メンブレン領域(厚さ0.1μm〜数μm)である。図3の(c)に示すように、小メンブレン領域41は、中央部のパターン領域(サブフィールド)42と、その周囲の額縁状の非パターン領域(スカート43)とからなる。サブフィールド42は、転写すべきパターンの形成された部分である。スカート43は、パターンが形成されていない部分であり、照明ビームの縁の部分が当たる。パターン形成の形態としては、メンブレンに孔開き部を設けるステンシルタイプと、電子線の高散乱体からなるパターン層をメンブレン上に形成する散乱メンブレンタイプとがある。

1つのサブフィールド42は、現在検討されているところでは、レチクル上で1mm角程度の大きさを有する。投影の縮小率を1/4とすると、サブフィールドがウェハ上に縮小投影された投影像の大きさは、0.25mm角である。小メンブレン領域41の周囲の直交する格子状のマイナーストラットと呼ばれる部分45は、レチクルの機械強度を保つために設けられた、例えば、厚さ0.7mm程度の梁である。マイナーストラッド45の幅は、例えば、0.1mm程度である。なお、スカート43の幅は、例えば、0.05mm程度である。

図3の(a)に示すように、図の横方向(X方向)に多数の小メンブレン領域41が並んで1つのグループ(エレクトリカルストライプ44)をなし、そのようなエレクトリカルストライプ44が、図の縦方向(Y方向)に多数並んで1つのメカニカルストライプ49を形成している。エレクトリカルストライプ44の長さ(メカニカルストライプ49の幅)は、照明光学系の偏向可能視野の大きさによって制限される。

この図では、レチクル上のストライプ49の一番手前のエレクトリカルストライプ44における左隅のサブフィールド42−1が、上方からの照明ビームIBにより照明されている。そして、サブフィールド42−1を通過したパターンビームPBが、2段の投影レンズ15、19と像位置調整偏向器16(図2に参照)の作用により、ウェハ100上の所定の領域52−1に縮小投影されている。パターンビームPBは、光軸と平行な方向から光軸と交差する方向へ、そしてその逆に計2回偏向される。

エレクトリカルストライプ44内の各サブフィールド42は、上記のように、電子線の偏向によって順次露光される。この時、マスクステージとウェハステージを縮小比に従った速度でY方向に連続ステージ走査させている。そして、1つのエレクトリカルストライプ44の露光が終了すると、次のエレクトリカルストライプ44(ストライプ49内のY方向)を露光する。こうして、メカニカルストライプ44内の全てのサブフィールドを露光する。このように、1つのメカニカルストライプは、1回のステージ走査で露光される。

なお、投影レンズや偏向器等の電子光学系110や、ウェハステージ120は、ウェハチャンバ(図示されず)内に収容されている。ウェハチャンバには、ウェハ搬送装置(図示されず)が接続されており、同装置によりウェハ100が外部のカセットからウェハステージ120に搬送される。

電子光学系制御部130は、コイル電源制御部2a、3a、9a、15a、19a、及び、5a、8a、16aを含んでおり、コントローラ31の制御に従って電子光学系110の各部を制御する。即ち、コントローラ31は、コイル電源制御部2a、3a、9a、15a、19a、及び、5a、8a、16aを介して、上記各レンズ2、3、9、15、19及び各偏向器5、8、16を制御する。また、コントローラ31は、レチクルステージ制御部11aを介して、レチクルステージ11を制御する。レチクルステージ位置検出器12は、アンプやA/D変換器等を含むインターフェース12aを介してコントローラ31に信号を送る。さらに、コントローラ31は、ステージ位置の制御誤差を把握し、その誤差を像位置調整偏向器16で補正する。これにより、レチクル10上のサブフィールドの縮小像がウェハ100上の目標位置に合わせるように制御できる。そして、ウェハ100上で各サブフィールド像が繋ぎ合わされて、レチクル上のチップパターン全体がウェハ上に転写される。

ウェハステージ120から所定距離離れた位置には、アライメント計測部(アライメントマーク検出光学系)140が設けられている。アライメント計測部140は、電子光学系110の光軸中心からX軸側及びY軸側に設置されており、ステージ上のウェハ100若しくは基準プレート上に印されているアライメントマークを検出する。本実施形態においては、アライメント計測部140として、FIA(field image alignment)を利用している。FIAは、ハロゲンランプ等の広帯域を用い、顕微鏡等の光学系を介してCCDカメラによってアライメントマークを撮像し、これに画像処理を施すことによりアライメントマークの位置情報を検出する方法である。この他に、アライメント計測部140の構成としては、He−Neレーザをアライメントマークに照射し、その回折光や散乱光を利用してアライメントマークの位置情報を検出するLSA(laser step alignment)や、回折格子状のアライメントマークに、波長の僅かに異なるレーザ光を2方向から照射し、発生した回折光の干渉させ、その位相からアライメントマークの位置情報を検出するLIA(laser interferometric alignment)を利用しても良く、また、これらを組み合わせて利用しても良い。或いは、電子光学系110に含まれる光源(電子銃)からウェハ100に向けて電子線を照射し、ウェハ100の被露光面やステージ上のマークで反射される電子の量(強度分布)を検出する構成を用いても良い。

アライメント演算部150は、アライメント計測部140の計測結果、及び、後述するステージ位置予測演算部180によって求められたステージ位置の予測値に基づいて、アライメントマーク位置の予測演算を行う。

ステージ位置計測部160は、X方向及びY方向のそれぞれについて位置を計測するレーザ干渉計を含んでおり、これにより、所定の時間間隔ごとにウェハステージ120の位置を計測している。レーザ干渉計は、ウェハステージ120の端に取り付けられた鏡にHe−Neレーザを照射し、参照光と反射光との干渉を利用してステージ位置を検出する装置であり、位置計測のために一般的に用いられ、高分解能で位置計測することが可能である。この他に、ステージ位置計測部160としては、高精度、且つ、リアルタイムで位置計測可能であれば、どのような装置を用いても良い。

ステージ位置制御部170は、アライメント演算部150及び後述するステージ位置予測演算部180の演算結果に基づいて、ウェハステージ120の位置を制御する。

次に、ステージ位置予測演算部180について詳しく説明する。
ステージ位置予測演算部180は、フィルタやプレディクタ等を含む演算処理手段であり、ステージ位置計測部160の計測結果に基づいて、任意時間後のステージ位置を予測する。ここで、ステージ制御部170は、アライメント計測部140の計測結果に基づいてアライメント演算部150により演算処理された情報に従ってステージ位置を制御する。しかしながら、実際にステージ制御部170がウェハステージ120に制御信号を出力する時刻と、アライメント計測部140が計測を行った時刻との間には遅延時間が生じている。このため、アライメントする際には、このような遅延時間に起因する誤差が生じてしまう。このような誤差を解消するために、アライメント演算部150は、アライメント計測部140の計測結果と、ステージ位置予測演算部180により予測されたステージの位置情報とに基づいてアライメント演算を行う。なお、アライメント時に生じる誤差については、後で詳しく説明する。

また、ステージ位置予測演算部180の演算結果は、電子光学系制御部130にも送られる。電子光学部制御部130は、ステージ位置の計測時刻から電子線がウェハに到達する時刻までの遅延時間分を含むステージ位置予測結果に基づいて、パターン露光位置のトラッキング(追跡)を行う。即ち、電子光学系110においては、電子光学系制御部130の制御に従ってウェハの露光が行われるが、この際に、偏向器5、8、16によって電子線が偏向される。このとき、偏向の影響により電子線に歪みが生じるので、この補正を行うために、電子光学系制御部130は歪み補正演算を行い、その結果に基づいて、レンズや偏向器への出力を決定する。しかしながら、あるステージ位置情報に基づいて歪み補正演算が行われ、その演算結果に基づいて各部の制御が行われると、出力された電子線がステージ120上に戴置されたウェハに届くまでの間に遅延時間が生じ、実際のステージ位置との間にズレが生じてしまう。ステージ位置予測演算部180は、この遅延時間分を調整するために、ステージ位置計測部160の結果に基づいて任意時間後のステージ位置を予測演算し、電子光学系制御部130に出力する。

次に、本実施形態に係るアライメント方法について、図1、図5及び図6を参照しながら説明する。図5は、本実施形態に係るアライメント方法における露光シーケンスを示すタイムチャートであり、図6は、図5におけるアライメント動作を示すタイムチャートである。

まず、図5の上側に示す露光シーケンスを説明する。この露光シーケンスは、露光装置のコントローラ31で制御される。
露光シーケンス中のウェハ交換タイミングにおいて、ウェハ搬送装置(図示せず)によってウェハ100が露光チャンバのウェハステージ120上に戴置される。その後、アライメント系のベースラインチェックが行われる。ベースラインチェックにおいて、アライメント計測部140と電子線光学系110との位置関係が計測され、その後、アライメント計測部140及びアライメント演算部150によりウェハのアライメントが行われる。

通常のアライメント方法においては、アライメント計測部140がウェハ100上のアライメントマークを検出した時刻をt1とすると、アライメント演算部150は、時刻t1におけるアライメントマークの位置情報を生成している。しかしながら、アライメント計測部140が時刻t1に検出した値は、実際には、時刻t1よりΔnt前、即ち、時刻(t1−Δnt)におけるものである。即ち、例えば、アライメントセンサとしてFIAを用いる場合には、光源光がアライメントマークから反射してアライメント計測部140に検出されるまでにΔnt時間かかる。その間にもステージ及びアライメントマークは移動しているので、結局、アライメントマークの位置情報としては、ステージの移動速度をvとすると、距離(v×Δnt)分の誤差が含まれてしまう。なお、LSAやLIA等の他のアライメントセンサを用いる場合にも、同様の誤差が生じる。

図8〜図10に示すタイミングチャートは、図7に示すステージ位置予測演算部180においてなされた状態予測のタイミングを示している。図8、9、10においては、露光サイクル又は入力シークエンスは、次段のステップ、即ち、ステージ位置制御部170又は電子光学系制御部130が必要とする状態推測の頻度と相対的なタイミングを示している。図8では、露光サイクルは所定の時間間隔Tbeでなされ、Tbeは長さが5クロックサイクルであり、露光期間の後に続くブランキング期間を含んでいる。Tfはフィルタのアップデート時間である。コントローラ31が状態誤差予測を受け取ると、偏向器用のディジタル・アナログ変換器が準備され、アナログ信号が作られる。図8では、コントローラ31は露光サイクル301−308により示されているように、5クロック毎に状態予測を求めている。この露光サイクルが入力シークエンスを形成し、5クロック毎に繰り返されている。図9では、コントローラ31は3クロック毎に状態予測を求めている。図10では、コントローラ31は6クロック毎に状態予測を求めている。フィルタ181a−プレディクタ182a、フィルタ181b−プレディクタ182b、フィルタ181c−プレディクタ182c、フィルタ181d−プレディクタ182dは、4つのサイクルのフィルタアップデート時間毎にそれぞれ状態予測を行うが、図8、9、10のそれぞれの状態では、図7に示すコントローラ31の要求に応じて状態予測が行われる。より詳細に言うと、図8、9、10では露光サイクルの各入力ウィンドウ又はブランキング期間の間において、フィルタ181a−プレディクタ182a、フィルタ181b−プレディクタ182b、フィルタ181c−プレディクタ182c、フィルタ181d−プレディクタ182dは、1つの状態予測を行う。マルチプレクサ183は制御ロジック185により作られた制御信号に従って、入力ウィンドウと合った、又はそれと整合した状態予測を選択する。これに代わるものとしては、マルチプレクサ183は状態予測を選択するものであると考える代わりに、マルチプレクサ183は入力シークエンスにおいて入力ウィンドウのそれぞれに対して1つのフィルタを選択するものである、と考えることである。制御ロジック185は制御信号を出し、これによってマルチプレクサ183が状態予測中から適切なものを選択し、選択された状態予測とコントローラ31の入力ウィンドウがかみ合うようになる。明らかなように、1つの状態予測が入力ウィンドウとかみ合っている場合や状態予測が入力ウィンドウの開始時刻前の状態予測であって、古くて、不正確でコントローラ31に役立たないものでない状態予測である場合に整合性が満たされる。

図8、9、10のそれぞれでは、1つのフィルタが1つの状態予測を行うと同時に、同じフィルタは状態測定サンプル値を受け取り、それを使ってフィルタアップデートの1フィルタアップデート時間だけ後に次の状態予測が行われる。しかしながら、与えられたフィルタはこの測定値のみに制限されるのではなく、次の出力を計算するためにそれ以前の測定値を用いることもある。図8、9、10ではフィルタの各々はマスタークロックのクロック4つ毎に状態測定サンプル値を受け取るが、この1つの測定に限られるわけではない。フィルタ181a−プレディクタ182aが状態測定サンプル値を受け取るが、それはフィルタ181b−プレディクタ182bが状態測定サンプル値を受け取る1クロック前、フィルタ181c−プレディクタ182cが状態測定サンプル値を受け取る2クロック前、フィルタ181d−プレディクタ182dが状態測定サンプル値を受け取る3クロック前である。まとめてみると、フィルタの1つが状態測定サンプル値を受け取る時刻と他のフィルタが状態測定サンプル値を受け取る最接時刻の間には1つのクロックサイクルがある。或いは、1つのフィルタがその状態測定サンプル値を受け取る時刻と他のフィルタがその状態測定値を受け取る時刻との間のクロック数は別の数であってもよい。同様に、センサがサンプルされる速度が十分速いと仮定されている。このことはフィルタによる状態測定にも当てはまる。

このようなプログラマブルフィルタを含むステージ位置予測演算部は、露光サイクル時間Tbeの取り得る値がフィルタアップデート時間Tfよりも長い場合に使用するのに適している。即ち、ある期間内においては露光サイクル時間が固定であることが判っており、且つ、それが何時変わるか、どのような値に変わるか、ということが判っている場合には、露光サイクル時間の各値に対して露光サイクルがプログラマブルフィルタのアップデート時間の整数倍である限り、プログラマブルフィルタが使用可能である。フィルタアップデート周波数と同じ周波数で状態測定サンプル値を受け取るフィルタに対しては、フィルタアップデート時間が短いときには、より長いアップデート時間のフィルタに比して、より最近の測定値に基づく予測が可能になる。このように、好ましくはフィルタアップデート時間を露光サイクル時間の整数分の位置にすることである。他のタイプのフィルタで、より頻繁に状態測定サンプル値を受け取るようなフィルタは露光サイクル時間とフィルタアップ時間が等しいフィルタよりも有効に機能する。

この説明において、露光サイクルタイムにはブランキング時間と露光時間が含まれている。ブランキング時間Tbは、次のステップ、即ち、ステージ位置制御部170又は電子光学系制御部130のコントローラ31が状態予測を受け取ることが可能な入力ウィンドウである。露光時間はコントローラ31が状態予測を受け取ることが出来ない時間帯であり、Tbe−Tbと等しい。露光時間は電子ビーム強度とウェハレジストの特性により決められる。露光サイクルタイムの値によっては、ブランキング時間を変化させて、露光サイクル時間の値がブランキング時間調整後にフィルタアップデート時間の整数倍にすることである。これは、Tbeがクロックサイクルの何倍かになっている場合に当てはまる。露光サイクル時間の値によっては、フィルタアップデート時間をフィルタアップデート時間の最小値よりも長い値に変える必要がある。これにより、露光サイクル時間がフィルタアップデート時間の整数倍になるようにする。下記の表1に示されているのは、フィルタアップデート時間(ブランキング時間、又は両方)をどのように調整して色々な動作条件に合わせるか、ということを示している。Tfmは最小フィルタアップデート時間であり、計算上の有効な資源とフィルタのアルゴリズムの複雑さに関連している。
