本発明は、半導体製造装置内の搬送系及び位置決め装置や、液晶,半導体製造設備のスパッタリング装置、プラズマCVD装置、イオン注入装置等において使用されるボールねじやリニアガイド等の直動装置に関する。

【従来の技術】
真空環境下において使用される直動装置の潤滑剤としてグリースを使用すると、グリースの油分の蒸発やグリース自体の飛散等により、潤滑性能の劣化や使用環境の汚染等の不都合が生じる場合があるため、グリースを使用する代わりに、金、銀、鉛等の軟質金属や、カーボン、二硫化モリブデン等の固体潤滑剤を膜状にコーティングすることにより潤滑性を付与していた。

しかし、固体潤滑剤は自己犠牲的であるため、僅かずつ剥離、欠落し、発塵を生じるため、半導体製造装置等に使用されるリニアガイドのように、パーティクルを極端に嫌う環境下において使用される直動装置に適用することは困難であった。
最近では、このような固体潤滑剤に代わり、耐摩耗性に優れたダイヤモンドライクカーボン(DLC)膜が用いられるようになり、膜が剥離、欠落し、発塵を生じるという問題は解決しつつある。

【発明が解決しようとする課題】
しかし、発塵を極端に嫌う真空環境下では、DLC膜を成膜したままだと、表面粗さが制御されていないため、初期摩耗による微量の摩耗粉の発生が問題となってくる。また、真空用潤滑剤は流勧性が乏しいために摩耗粉が溜まり、軌道面にダメージを与える等の問題も起こる。

更に、真空用潤滑剤は、アウトガス、発塵を避けるために必要最低限の量しか添付されない。そのために、転動体同士が擦れ合うと、潤滑剤が剥ぎ取られ潤滑切れの原因になったり、摺動部表面の表面粗さが小さくなると、潤滑剤の保持力が低下して寿命が短くなるという問題もある。
そのため、特に、真空用直動装置では、DLC膜の成膜後に表面粗さを制御することが重要となってくる。また、転動体同士の擦れ合いをなくして潤滑切れを防止したり、摺動部表面の濡れ性の向上を図り、潤滑剤の保持力を高める必要がある。

本発明はこのような不都合を解消するためになされたものであり、真空環境下で好適に使用される低発塵で耐久性に優れた直動装置を提供することを目的とする。

上記目的を達成するために、請求項1に係る発明は、外面に軌道面を有する内方部材と、該内方部材の軌道面に対向する軌道面を内面に有して前記内方部材の外側に配置された外方部材と、前記両軌道面間に転動自在に配置された複数の転動体とを備えた直動装置において、

ここで、本第1の実施の形態では、上記構成のリニアガイドとして、日本精工株式会社製のLS15ALを用い、案内レール1、スライダ2、ボール4にSUS440Cを使用すると共に、スライダ2の転動体転動溝(軌道面)2aに次の方法でダイヤモンドライクカーボンの成膜処理を施した。
成膜処理は、(株)神戸製鋼所社製のアンバランスドマグネトロンスパッタリング装置504(以降はUBMS装置と記す)で行った。UBMS装置内にスライダ2を設置してターボ分子ポンプで該装置内を排気し、真空度を2.0×10−5Paとした。アルゴンプラズマによるスパッタリングを用いて、スライダ2の転動溝2aにボンバード処理を15分間施した。

クロム(Cr)、カーボン(C)をターゲットとし、スライダ2の転動溝2aに、まず、クロムをスパッタリングし、クロム層を形成した。次に、クロムのスパッタ効率を徐々に減少させながら、カーボンのスパッタ効率を徐々に増加させた。更に、クロムのスパッタリングを終了し、カーボンのスパッタ効率を保持しながら、ダイヤモンドライクカーボンの膜厚が2.2μmとなるまで成膜した。

次に、試運転後の案内レール1、スライダ2、エンドキャップ3を有機洗浄し、試運転に使用していない新品のボール4を使用して、官能基を有する含フッ素重合体とパーフルオロポリエーテル(PFPE)とを含有する潤滑膜を案内レール1、スライダ2、エンドキャップ3、ボール4の全てに設け、リニアガイドの組立て後に発塵試験をした。

発塵試験は試運転してスライダ2の転動溝2aの表面粗さRaを0.05〜0.35μmに制御したリニアガイドを用い、スライダ2にラジアル荷重170Nを負荷し、速度30m/s、真空度2.0×10−5Paの雰囲気で1000km走行させた。
図4は試運転後のスライダ2の転動溝2aの表面粗さRaが0.2μm以下で発塵したパーティクルの量を測定しながら耐久寿命試験を行った結果である。発塵量は試運転後のスライダ2の転動溝2aの表面粗さがRa=0.2μmのときを1とした時の比で表した。図から表面粗さRaが0.2μmを超えると発塵量も多くなるのが判る。

次に、本発明の第2の実施の形態を図5〜図7を参照して説明する。図5は本発明に係る直動装置の第2の実施の形態であるボールねじの平面図、図6はスペーサを説明するための断面図、図7は実施例及び比較例における耐久試験結果を示すグラフ図である。
図5及び図6を参照して、本発明の第2の実施の形態であるボールねじは、外周面にねじ溝(軌道面)6aを有して軸方向に延びるねじ軸(内方部材)6に、内周面に前記ねじ溝6aに対応するねじ溝(軌道面)7aを有するナット(外方部材)7が嵌合されており、ナット7のねじ溝7aとねじ軸6のねじ溝6aとは互いに対向して両者の間に螺旋状の負荷軌道を形成している。該負荷軌道には転動体としての多数のボール9が転動可能に装填されており、また、多数のボール9の各ボール9間の全てには樹脂製のスペーサ10が介装されている。

また、ナット7の外周面には循環部品の一例としての略コ字状の循環チューブ8が取り付けられており、これにより、両ねじ溝6a,7a間の負荷軌道に沿って公転するボール9を該負荷軌道の途中から循環チューブ8で掬い上げて元の負荷軌道に戻してボール9を無限循環させるようにしている。

ここで、本第2の実施の形態では、上記構成のボールねじとして、日本精工株式会社製の軸径15mm、リード10mmのものを用い、ねじ軸6、ナット7及びボール9の素材にSUS440Cを使用すると共に、ねじ軸6のねじ溝9aに上記第1の実施の形態と同様の方法でダイヤモンドライクカーボンの成膜処理を施した。

次に、ねじ軸6のねじ溝6aの成膜時の表面粗さRaを計測してボールねじを組み立て、軸方向に100Nのアキシャル荷重をかけて1000min−1で1×105 回転試運転した。試運転後に、再びねじ軸6のねじ溝6aの表面粗さRaを計測したところ、成膜時の表面粗さRaが0.3μmであったものが試運転後には表面粗さRa=0.06μmであった。

次に、試運転後に、ねじ軸6、ナット7、試運転に使用してない新品のボール9及び循環チューブ7を有機溶剤洗浄し、官能基を有する含フッ素重合体とパーフルオロポリエーテル(PFPE)とを含有する潤滑膜を設けたボールねじを実施例1とした。
次に、実施例1の有機溶剤洗浄後の工程で、ねじ軸6、ナット7、ボール9、循環チューブ7に大気プラズマ洗浄を施して官能基を有する含フッ素重合体とパーフルオロポリエーテル(PFPE)とを含有する潤滑膜を設けたボールねじを実施例2とした。

また、耐久寿命試験の結果を図7に示す。図から、試運転のなじみ現象による軌道面の表面粗さRaの制御、大気プラズマ洗浄、全てのボール間に樹脂からなるスペーサを挿入することは、それぞれ長寿命化に効果があることか判る。
このことから、リニアガイドやボールねじ等の直動装置を試運転し、軌道面に成膜されたダイヤモンドライクカーボンをなじみ現象で表面粗さRaを0.2μm以下又は2/3以下に設定すること、大気プラズマなどのドライ精密洗浄を軌道面に施すこと、全ての転動体間に樹脂からなるスペーサを挿入することは、発塵を抑えるのに好適であると同時に直動装置の長寿命化にも効果的である。

なお、上記各実施の形態は本発明の一例を示したものであって、本発明は上記各実施の形態に限定されるものではない。例えば、試運転に使用したボールは他の鉄鋼製のボール或いはセラミックボールでも好適に適用でき、試運転の適度な走行距離はボールの材質に依存する。
